Abstract
Description
このため、高純度金属シリコン原料を融かして滴下させて粒状のp形結晶を製造し、このp形結晶にn形の不純物を拡散し、球面状のpn接合を形成した太陽電池素子とこの太陽電池素子をアルミニウム箔により接続した太陽電池モジュールが米国特許4581103号において開示されている。この太陽電池モジュールは、その球状の太陽電池素子をモジュール化する前から独立した電極が形成されているのではなく、1枚のアルミニウム箔に形成された孔に太陽電池素子を機械的に圧入してn形表面と電気的に接続し、次に孔から下方に突出した太陽電池素子のn形層の表面の一部をエッチングなどにより除去し、コアであるp形シリコンを露出させ、このp形シリコンと別のアルミニウム箔の表面を接触させて正電極が形成されている。この接続を多数のpn接合を有する太陽電池素子について行うことで、2枚のアルミニウム箔により複数の太陽電池素子が電極形成と太陽電池素子間の並列接続が行われてモジュール化される。このように太陽電池モジュールを構成すると、2枚のアルミニウム箔により接合電極形成と並列接続が同時に行える特長があるが、n形層とアルミニウム箔とを接続した後p形領域を露出させるので、個々の太陽電池素子の特性や良否判断が困難である。また、このように構成すると、並列接続に限定されるので、出力電圧を上げるには別の太陽電池モジュールと結線しなければならない。太陽電池素子の直径を小さくすると、2枚のアルミニウム箔間の間隔が短くなり、アルミニウム箔同士を絶縁することが難しくなり、製造工程が複雑化する。正負の電極の位置が、太陽電池素子の中心より下方、即ち、両電極が非対称な位置に形成されているので、正負の両電極間に流れる電流が電極距離の短い所に偏り、光電変換効率を十分に上げることができないなどの欠点があるだけでなく、アルミニウム箔により光が遮られて、受光面がアルミニウム箔よりも上方に限定されるため、全方向の光を受光できず、出力を向上させることができないといった欠点がある。
日本国公報の特開平9−162434号公報には、縦に延びる線状の導体線材と、横に延びるガラス繊維とが織り込まれて形成されたガラス繊維布により複数の球状の太陽電池素子が支持されたシート状の太陽電池が開示されている。この太陽電池においては、太陽電池素子を導体線材により支持することで、導体線材間の絶縁を簡単にしている。
しかし、上述した特開平9−162434号公報に記載の太陽電池に設けられる太陽電池素子においても、n形層と負極導体線材が接続された後、全周がn形層で覆われたp形領域が露出され、正極導体線材とp形領域とが接続される。導体線材と太陽電池素子とが接続される前には、n形層のみが外部に露出しているため、接続する前に個々の太陽電池素子を検査することができず、上述した引用文献と同様の問題が生じる。また、p形領域と接続された正極導体線材は、n形層とも接続されているため、光を照射しつつ電気化学的にエッチングし、pn接合分離することで、正極導体線材をp形領域のみと接続させているが、各太陽電池素子においてエッチングの進行速度が異なるため、確実に全ての太陽電池素子においてpn接合分離を行うことは困難である。
この公報の太陽電池素子においても、中心に対して非対称な位置で正極導体及び負極導体と接続されているため、上述した引用文献と同様の問題が生じる。更に、この問題は、太陽電池素子を球状の発光ダイオードに置き換えたときにも、導体線材間の狭い領域でのみしか発光しないため、全方向へ光を出射することができず、球状の発光ダイオードの利点がなくなるといった問題となる。
そこで本願の出願人は、国際公開公報WO98/15983号公報に示すように、太陽電池素子や発光デバイスである複数の球状素子と、この球状素子を接続した受光又は発光モジュールシートを提案している。この球状素子は、球状のp形(又はn形)の単結晶半導体(シリコンなど)と、その単結晶半導体の表面近傍に形成されたn形(又はp形)の拡散層と、ほぼ球面状のpn接合と、球状の単結晶半導体の中心を挟んで対向する位置に設けられた1対の正負の電極とを備えている。これら多数の球状素子を複数行複数列のマトリックス状に配設し、これらを直列又は並列接続することで、受光又は発光モジュールシートを構成している。
これらの球状素子には、その中心を挟んで対向する位置に電極が設けられているため、隣接する球状素子の正電極と負電極とを直接接触するように配列することで、複数の球状素子を直列接続をすることは簡単であるが、各球状素子を並列接続することは簡単ではない。
この問題を改善するために、本願の出願人は、国際公開公報WO03/017382号公報において平行に配設された2本の導電線により、電極の向きを揃えて配設された球状素子の正負の電極を挟み込むようにして並列接続して球状素子列を形成し、更に、隣接する球状素子列の導電線を接続することで、球状素子列を直列接続している。
しかし、この受光又は発光モジュールシートにおいては、導電線の長さ方向の引っ張り強度は強いが、その垂直方向には非常に弱いといった問題があり、球状素子と導電線との接続を簡単にして、生産性を向上させる必要がある。
本発明の目的は、良品の球状素子のみで構成可能な受光又は発光モジュールシートを提供すること、引っ張り強度に強い受光又は発光モジュールシートを提供すること、球状素子による光電変換又は電光変換の効率が高い受光又は発光モジュールシートを提供すること、製造が容易な受光又は発光モジュールシートを提供すること、である。その他の本発明の目的は、本発明の効果の記載及び実施の形態の記載からも判るであろう。
この受光モジュールシートである場合、光の入射方向に関係なく、光が受光モジュールシートに入射し、この光が極性を揃えてマトリックス状に配置された複数の球状素子に照射すると、球状素子に形成されたほぼ球面状のpn接合で光が受光され、球状素子の受光機能によって電気エネルギーに変換される。その電気エネルギーは、pn接合の両極に接続されて球状素子の両端に位置する正負の導電線接続部を介して外部へ出力される。発光モジュールシートである場合、導電線から導電線接続部を介して球状素子に供給された電気エネルギーが、球状素子のpn接合により光エネルギーに変換され、この光を外部に出射する。
球状素子がpn接合の両極に接続された正負の導電線接続部を有するので、受光又は発光モジュールシートに球状素子を組み込む前に球状素子を検査することができ、その結果、良品の球状素子のみを受光又は発光モジュールシートに組み込むことができ、高品質のものを安定して製造することができる。また、組み込む前に球状素子に正負の導電線接続部を形成することで、導電線接続部と導電線との接続が簡単になり、製造工程が簡単になる。
列方向に延びる複数の導電線と行方向に延びる複数の絶縁性の張力線材が網目状に織られているため、強度に優れる。球状素子の正負の導電接続部が、ほぼ球面状のpn接合に接続され且つ球状素子の両端にあるため、pn接合の全域を有効に活用し、電力や光の発生の効率を高めることができる。
ここで、以上の構成に加えて、次のような構成を適宜採用することもできる。
(1)前記各球状素子において前記正負の導線接続部は球状素子の中心を挟んで対向状に位置する。
(2)前記複数の球状素子を複数の導電線および複数の張力線材と共に埋め込み状態に収容する透明合成樹脂又は透明ガラス製のシール部材を設ける。
(3)前記各球状素子がフォトダイオード素子又は太陽電池素子である。
(4)前記各球状素子が、発光ダイオード素子である。
(5)前記導電線は、半田と導電性合成樹脂と合金化金属のうちから選択される何れか1つを用いて正負の導線接続部に接続されたものである。
(6)前記導電性線材の少なくとも一部が露出するように、シール部材に埋め込まれているものである。
(7)前記球状素子の列と列の間に導電線と平行に導電線に織られた絶縁性の張力線材を備えたものである。
(8)前記シール部材は、透明合成樹脂材料を用いてフレキシブルな部材に構成されたものである。
(9)前記シール部材の光の入射側と反対側の面に入射側から入射した光を反射する反射膜を構成する。
(10)前記シール部材は、複数の球状素子を埋め込み状態に収容する柔軟性のある透明なクッション層と、このクッション層の両面に接合された透明な表面層からなる。
(11)前記シール部材は、球状素子により吸収できない熱線を選択的に反射する高分子材料で構成された熱反射膜を有する。
(12)前記複数の球状素子を並列した導電線を、複数列直列接続する直列接続手段を有する。
本発明に係る受光又は発光モジュールシートの製造方法は、マトリックス状に配設された受光又は発光機能のある複数の球状素子と、各列の複数の球状素子を電気的に並列接続する導電線と、導電線を固定する為に導電線と網目状に織られた絶縁性の張力線材とを備えた受光又は発光モジュールシートの製造方法において、正負の導電線接続部を有する球状素子を製造する球状素子製造工程と、導電線に流れる電流によるジュール熱により球状素子と導電線とを接続するための接合部材を融かして、球状素子と導電線とを接合部材により接続する接続工程とを備えたものである。
この受光又は発光モジュールシートの製造方法によると、まず、球状素子製造工程において正負の導電線接続部を有する複数の球状素子が製造され、次に、接続工程において、導電線に流れる電流により融けた接合部材によってマトリックス状に配列された各列の複数の球状素子と導電線が並列接続される。
従って、この導電線接続部を介して球状素子が良品か不良品かの検査をすることができ、不良品の球状素子が受光又は発光モジュールシートに組み込まれることを防ぐことができる。組み込む前に球状素子に正負の導電線接続部を形成することで、導電線接続部と導電線との接続が確実に且つ簡単になり、製造工程が簡単になる。また、導電線に流れる電流によって接合部材が融かされて、導電線と球状素子が接続されるので、熱効率がよく、容易に接続することができ、省エネルギー化及び製造工程が簡単になる。
この実施の形態は、複数行複数列のマトリックス状に球状の太陽電池素子が配設された受光モジュールシート(太陽電池モジュールシート)に本発明を適用した場合の一例である。
図1,図2に示すように、この受光モジュールシート1は、多数の太陽電池素子2(球状素子に相当する)と、網目状部材3(導電線混織ガラスクロス)、シール部材4などを有する。
本願出願人の出願に係る国際公開公報WO98/15983及びWO03/036731などに太陽電池素子2と略同様の構成の太陽電池素子が開示されているので、ここでは簡単に説明する。
図1,図2に示すように、多数の太陽電池素子2は、光エネルギーを電気エネルギーに変換する受光機能を有し、極性を揃えてマトリックス状に配置されている。例えば、1ワットの発電出力当たり約2000個の太陽電池素子2が用いられる。
図3に示すように、各太陽電池素子2は、抵抗率が0.3〜1Ωm程度のp形シリコン単結晶からなる直径が約0.6〜2.0mmの球状結晶10を素材として形成される。この球状結晶10の一端部には、平坦面11が形成されている。平坦面11を除く球状結晶10の表面部の略全域に亙ってリン(P)が拡散されたn+形拡散層12(厚さ約0.4〜0.5μm)が形成され、このn+形拡散層12とp形領域との境界面にはほぼ球面状のpn接合13が形成されている。球状結晶10の直径が約1.0mmの場合、平坦面11の直径は約0.5mmに形成される。但し、平坦面11の直径は約0.5mm以下でもよい。
平坦面11には、正電極14(導電線接続部に相当する)が設けられ、球状結晶10の中心を挟んで正電極14と対向する位置には負電極15(導電線接続部に相当する)が設けられている。正電極14は、球状結晶10のp形領域に接続され、負電極15は、n+形拡散層12に接続されている。正電極14はアルミニウムペーストを焼成して形成され、負電極15は銀ペーストを焼成して形成される。正電極14と負電極15を除く全表面には、SiO2(又はTiO2)の絶縁膜からなる反射防止膜16(厚さ約0.6〜0.7μm)が形成されている。この太陽電池素子2は、受光機能を有し、太陽光を受光して電極14,15の間に0.5〜0.6Vの光起電力を発生する。
図2,図4,図5に示すように、綱目状部材3は、正極用導電線20と、負極用導電線21と、ガラス繊維製の張力線材22とを有する。導電線20,21は、ニッケル(42%)と鉄(52%)とクロム(6%)の合金からなる直径120μmの線材であり、その表面には錫メッキ層(厚さ2〜3μm)を形成したものである。
図2に示すように、両導電線20,21は、共に列方向に平行に延び、隣接する太陽電池素子2の各列の正極用導電線20と負極用導電線21との中心線の間隔は約0.75mであり、各列の太陽電池素子2と隣接する列の太陽電池素子2の中心の間隔は約1.75mmである。正極用導電線20は半田ペースト23を介して正電極14に電気的に接続され、負極用導電線21は半田ペースト23を介して負電極15に電気的に接続されている。各列の複数の太陽電池素子2は、両導電線20,21によって電気的に並列接続されると共に、全部の列の太陽電池素子2が電気的に直列接続される。但し、これについては後述する。
尚、導電線は、上述の構成のものに限定されるものではなく、鉄、鉄(58%)・ニッケル(42%)合金線、その他の鉄合金線、銅線、ベリリウム銅線、りん青銅線、その他の銅合金線、銀、銀合金線、ニッケル、ニッケル合金線などで構成してもよいし、それらの材料で製作された細線を縒って縒り線で構成してもよく、電気的、機械的、化学的性質などを考慮して適用する。これらの中で、特にベリリウム銅線或いはりん青銅線のような線材は、バネ力を有するので、太陽電池素子2との接触を確実に保持することができる。
張力線材22は、各行の太陽電池素子2とそれに隣接する行の太陽電池素子2の間に、導電線20,21と直交するように行方向に延ばして配置されている。各張力線材22は、7本のガラス繊維(直径約9.0μm)を縒って形成され、これら3本の張力線材22を1組として、ピッチ約1.75mm間隔で各行間に配置されている。各張力線材22は、導電線20,21を固定するために、両導電線20,21の間を上下に縫うように織り込まれ、複数の導電線20,21と複数の張力線材22とが網目状に織られて、網目状部材3が形成されている。
図6に示すように、シール部材4は、多数の太陽電池素子2と網目状部材3を保護するために、多数の太陽電池素子2と導電線20,21と張力線材22とを埋め込み状態に収容するように構成されている。このシール部材4は、絶縁性の透明なポリパラキシレン樹脂を用いて、厚さが約100μmのシート状に形成されている。このポリパラキシレン樹脂は、微細な部分までピンホールが少なく均一にコーティングできる、ガスや水蒸気の透過性が少ない、放射線に対する安定度が高い、屈折率(約1.64)が高い、太陽電池素子2の表面における反射損が少ないなどの特長がある。従って、このシール部材4は、太陽電池素子2の表面を薄く被う状態に形成することができるので、受光の指向性が広く反射損が少なく、フレキシブルで、軽く、引っ張りや曲げ強度が高く、集採光率が高いなどの利点がある。
この受光モジュールシート1によると、光の入射方向に関係なく、光が受光モジュールシート1に入射し、この光が極性を揃えてマトリックス状に配置された複数の太陽電池素子2に照射すると、太陽電池素子2に形成されたほぼ球面状のpn接合13で光が受光され、太陽電池素子2の受光機能によって電気エネルギーに変換される。その電気エネルギーは、pn接合13の両極に接続されて太陽電池素子2の中心を挟んで対向する正負の電極14,15を介して外部へ出力される。
次に、図7は、受光モジュールシート1に含まれる太陽電池モジュールの等価回路30を示すものである。この等価回路30は、例えば、多数行多数列のマトリックス状に配列された多数の太陽電池素子2の各々をダイオード31に置き換えたものである。この等価回路30に示すように、各列のダイオード31(太陽電池素子2)は正極用導電線20及び負極用導電線21によって並列接続され、更に、各列の正極用導電線20が隣接する列の負極用導電線21に直列用導電線34により直列接続されている。1個の太陽電池素子2の出力が0.6Vであるとし、行数をm、列数をnとすると、正極端子32と負極端子33との間に約n×0.6Vの光起電力が発生する。1個の太陽電池素子2で発生する電流をIとすると、正極端子32からm×Iの電流が外部負荷へ出力される。
このように多数の太陽電池素子2を一つ一つ直並列接続することで、受光モジュールシート1の一部に光が入射せず、一部の太陽電池素子2が発電不可能な状態であっても、他の太陽電池素子2を経由して電流が流れるため、出力減少の影響を最小限にすることができる。
次に、以上説明した受光モジュールシートの製造方法について説明する。
最初に、太陽電池素子2の製造方法について図8に基づいて説明するが、この製造方法については、本出願人が国際公報WO98/15983及びWO03/036731に詳細に説明しているので、ここでは簡単に説明する。
まず、溶融状態のシリコンの液滴を定量ずつ自由落下させ、その途中で過冷却による急速凝固によって直径が約1.0mmのp形の球状単結晶10を形成し、この球状単結晶10の一部を機械的に研磨して平坦面11を形成する(図8(a)参照)。
次に、球状単結晶10を、約1000℃の水蒸気を含む酸素ガス中で約40分間加熱し、厚さが約0.3μmのシリコン酸化膜35を形成する(図8(b)参照)。次に、シリコン酸化膜35を所望の領域にのみ不純物(n形不純物)を熱拡散するマスクとするために、ガラスプレート上に耐酸性のワックスを均一な厚さで溶融し、このワックスの表面に平坦面11を押し付けて、ワックスを固化させる。次に、バッファエッチ液(NH4HF2水溶液)に浸漬して、固化されたワックスから露出しているシリコン酸化膜35のみをエッチングして除去し、その後、ガラスプレートから球状単結晶10を外して、ワックスを除去する(図8(c)参照)。
次に、球状単結晶10を、オキシ三塩化リン(POCl3)液をバブルさせた窒素キャリアガス中で約960℃,3分間加熱して、シリコン酸化膜35が形成されていない球状単結晶10の表面にリンシリケートガラス膜36を形成し、更に雰囲気ガスを乾燥した酸素へ切り換えて約980℃,60秒間加熱してn形不純物(リン)を球状単結晶10の表面近傍の内部に熱拡散する。このようにn形不純物を熱拡散して、マスクであるシリコン酸化膜35で被覆された平坦面11とその近傍以外の部位にn+形拡散層12を形成すると共に、このn+形拡散層12と球状単結晶10のp形領域の境界面にpn接合13を形成する(図8(d)参照)。
次に、平坦面11とその近傍に形成されているシリコン酸化膜35をバッファエッチ液で除去し、再度、乾燥酸素ガス中で約800℃,60秒間加熱して球状単結晶10の全表面にシリコン酸化膜からなりパッシベーション膜でもある反射防止膜16を形成する(図8(e)参照)。
次に、正電極14を形成するために平坦面11にはアルミニウムペースト37をドット印刷し、負電極15を形成するために球状単結晶10の中心を挟んで平坦面11と対向する部位のn+形拡散層12の表面には銀ペースト38をドット印刷し、この状態の球状単結晶10を、窒素ガス中で約800℃,60分間加熱処理し、アルミニウムペースト37と銀ペースト38が反射防止膜16を貫通して、アルミニウムペースト37は球状単結晶10のp形領域と、銀ペースト38はn+形拡散層12と夫々低抵抗接触(オーミックコンタクト)させて、太陽電池素子2が完成する(図3参照))。
次に、完成した太陽電池素子2をソーラシミュレータ光源による光照射の下での電圧−電流特性を測定し、太陽電池素子2を良品と不良品とに選別する。
次に、図9に示すように、太陽電池素子2を位置決めするために所定間隔で位置決め孔40が形成された石英製の位置決め治具41を用意する。次に、良品と判定された太陽電池素子2を電極14,15の向き(電極14,15の極性)を揃えて位置決め治具41の位置決め孔40に配設する。尚、太陽電池素子2には、平坦面11が形成されているため、正負の電極14,15を容易に識別でき、電極14,15の向きを簡単に揃えて配設することができる。
位置決め治具41に配設された太陽電池素子2の水平面上の赤道線は、位置決め治具41の上面と略同じ高さとなる。次に、太陽電池素子2の移動や回転を防ぐために、位置決め孔40内を減圧して太陽電池素子2を位置決め孔40に固定する。尚、位置決め治具41の上面には、半田ペースト23などの接合材と接合されないように、カーボン若しくはボロン窒化膜がコーティングされている。
次に、導電線20,21と張力線材22が織り込まれた網目状部材3を用意し、網目状部材3の正極用導電線20と正電極14が接続される部位と、負極用導電線21と負電極15が接続される部位に半田ペースト23をドット印刷又はディスペンサー吐出により被着させ、この網目状部材3を位置決め治具41に固定した太陽電池素子2に上方から被せる。次に、押え治具(図示略)により網目状部材3と位置決め治具41の上面に密着させると共に、導電線20,21に被着された半田ペースト23と電極14,15とを密着させる。次に、位置決め治具41に多数の太陽電池素子2と網目状部材3を載置した状態で、半田ペースト23に赤外線ランプによる集光ビームを照射して半田ペースト23を融かし、この半田ペースト23により導電線20と電極14を電気的に接続し、導電線21と電極15を電気的に接続する。次に、半田ペースト23に含まれたフラックスを洗浄除去して乾燥する。
尚、他の接続の方法として、導電線20,21に電流を流し、半田ペースト23をこの電流によるジュール熱により融かし、半田ペースト23の表面張力と流動性を利用して接続してもよい。或いは、赤外線ランプとジュール熱を併用して半田ペースト23を溶かして接続してもよい。この接続方法によると短時間での接続が可能となる。半田ペースト23の代わりに導電性エポキシ樹脂によって電極14,15と導電線20,21を接続してもよい。導電性エポキシ樹脂により接続する場合には、網目状部材3を太陽電池素子2に被せた後、エポキシ樹脂を所望の個所にディスペンサーによって吐出し、その後、オーブンなどで導電性エポキシ樹脂を加熱して硬化させればよい。
次に、シール部材4であるポリパラキシレン樹脂の被膜を太陽電池素子2や網目状部材3など受光モジュールシート1の全体に亙って厚さが約100μmで形成する。このシール部材4は、例えば、米国ユニオンカーバイド・アンド・プラスティック社が開発した化学蒸着(CVD)法によるコーティングシステムによって形成すればよい。尚、シール部材4は、ポリパラキシレン樹脂に限定されるものではなく、シリコーン樹脂、ポリ塩化ビニール、ポリエステル(PET)などの透明な樹脂を、液状の状態で吹付けやディッピング法などによって成膜し、硬化することで形成してもよい。このような方法によりシール部材4が受光モジュールシート1に形成されて、受光モジュールシート1が完成する。
次に、以上説明した受光モジュールシート1の作用、効果について説明する。
この受光モジュールシート1によれば、太陽電池素子2が球状結晶10の平坦面11に接続された正電極14と、n+形拡散層12に接続された負電極15を有するので、受光モジュールシート1に組み込む前に太陽電池素子2をソーラーシミュレーターなどにより検査することができる。従って、受光モジュールシート1には、検査をパスした良品の太陽電池素子2のみを組み込むことができ、高品質の受光モジュールシート1を製造することができる。また、また、組み込む前に太陽電池素子2に正負の電極14,15を形成することで、電極14,15と導電線20,21とを確実に且つ簡単に接続でき、製造工程が簡単になる。
網目状部材3は、列方向に延びる導電線20,21と行方向に延びる張力線材22とが織り込まれているため、フレキシブルな受光モジュールシート1を実現することができ、強度に優れる受光モジュールシート1を実現することができる。特に、張力線材22を軽いガラス繊維で構成することで、受光モジュールシート1の強度を向上させつつ軽量化を実現することもできる。
太陽電池素子2には、太陽電池素子2の中心を挟んで対向する位置に各電極14,15が設けられているので、太陽電池素子2内で発生した電流が偏ることなく対称に流れ、抵抗ロスを大幅に削減することができ、太陽電池素子2のpn接合で発電された電力のほぼ全てを出力することができる。しかも、太陽電池素子2は、球状に形成されているために、全方向からの入射光を受光して発電することができ、その発電した電力を全て出力できるので、発電効率を向上させることができる。受光モジュールシート1は、フレキシブルなシール部材4によって保護されているため、太陽電池素子2や導電線20,21を破損させることなく、変形させることができる。
尚、太陽電池素子2は、p形の球状単結晶10の表面部にn形の拡散層を形成したものを主体にして構成したが、n形の球状単結晶の表面部にp形の拡散層を形成したものを主体にして構成してもよい。また、太陽電池素子2に用いる半導体はシリコンに限定されるものではなく、GaAs,GaAlAs,InP,InGaP,Ge,GaSb,InGaAs,InGaNなどの半導体を適用してもよい。
前記実施形態を部分的に変更する例について簡単に説明する。
1)変更形態1 (図10参照)
この変更形態においては、電極が形成されていない状態での太陽電池素子を導電線との合金化接合によって接続することで、受光モジュールシート1Aを製造する。以下、この製造方法について説明する。
まず、図8(d)に示す太陽電池素子を製造し、次にシリコン酸化膜35をバッファエッチ液で完全に除去して太陽電池素子2Aを製作する。次に、列方向に延びる正極用導電線20A及び負極用導電線21Aと、行方向に延びる張力線材22が織り込まれた網目状部材3Aを準備する。但し、両導電線20A,21Aは、シリコンと共晶反応が可能なシリコンを1〜2%含み直径が約120μmのアルミニウム線からなる。尚、張力線材22は上述した実施形態における張力線材22と同様のものであるため説明を省略する。
次に、前記位置決め治具41と同様の位置決め治具上に多数の太陽電池素子2Aを配列し、その上から網目状部材3Aを被せ、両導電線20A,21Aと、太陽電池素子2Aの平坦面11(導電線接続部に相当する)及び太陽電池素子2Aの中心を挟んで平坦面11と対向する部位(導電線接続部に相当する)とを接触させる。次に、数%の水素ガスを含む窒素ガスの雰囲気中で、両導電線20A,21Aに直流パルス大電流を数秒間流してジュール加熱を行い、太陽電池素子2Aの平坦面11Aと正極用導電線20Aを合金化接合により接合すると共に、太陽電池素子2Aの中心を挟んで平坦面11Aと対向する部位のn+形拡散層12Aと負極用導電線21Aとを合金化接合により接合する。尚、この合金化接合により導電線20A,21Aと太陽電池素子2Aの間に形成された合金化領域が電極14A,15Aとして機能する。尚、この合金化接合は、約570℃〜650℃の範囲で行うことができる。この合金接合においては、パルス電流による、急速加熱及び急速冷却することで、アルミニウムが広がったり、合金化が深く進行することを防いで、良好な低抵抗接触(オーミックコンタクト)を実現することができる。次に、シリコン酸化膜36を除去後、CVD法により太陽電池素子2Aにシリコン酸化膜又はチタン酸化膜などのパッシベーション膜を形成し、受光モジュールシートの全面に亙ってシール部材4を形成して受光モジュールシート1Aが完成する。
尚、導電線20A,21Aとしてアルミニウム線の代わりに、ニッケル(42%)と鉄(52%)とクロム(6%)の合金線(直径約120μm)を用い、この合金線と電極との接合個所にアルミニウム又はシリコン1〜2%を含むアルミニウム合金膜を被着してもよい。このように構成する場合にも、合金線に電流を流して発生するジュール熱により、アルミニウム又はアルミニウム合金膜を融かして、導電線20A,21Aと太陽電池素子2Aを接続することができる。
この合金線は、アルミニウム線に比べ導電率、熱伝導率が低いので、少ない電流で接合することができるとともに、引っ張り強度が向上するといった利点がある。他方、導電線20A,21Aにアルミニウム線の代わりに銅線を用い、この銅線の接合個所に金・シリコン合金、金・ゲルマニウム合金、金・錫合金などの金合金膜を被着し、導電線20A,21Aに電流を流して発生するジュール熱によりこれら金合金膜を融かして、導電線20A,21Aと太陽電池素子2Aを接合してもよい。金合金は、アルミニウムよりも低い温度で共晶反応による合金化接合が可能である。
この製造方法によれば、正負の正電極を予め形成する必要がなく、太陽電池素子2Aと導電線20A,21Aの接続を簡単に行うことができるので、生産性を向上させることができ、製造コストを削減することができる。
2)変更形態2 (図11,図12参照)
次に、シール部材を変更した変更形態について説明する。
図11に示すように、受光モジュールシート1Bを構成してもよい。この受光モジュールシート1Bにおいては、シール部材4Bが、太陽電池素子2及び網目状部材3を埋め込み状態に収容する柔軟性のあるクッション層46と、クッション層46の上下両面に接合された透明な表面層45とを有する。表面層45は、厚さが約2mmの透明な白板強化ガラス板からなる。
この受光モジュールシート1Bを製造する場合は、表面層45、EVA(エチレンビニルアセテート)シート、太陽電池素子2が接合された網目状部材3、EVAシート、表面層45の順に重ね合わせ、これをラミネート装置内で真空排気しながら加熱することで、EVAシートを融かし、このEVA融液を上下の表面層45の間に充填してクッション層46とし、太陽電池素子2及び網目状部材3をクッション層46により固定する。
尚、表面層45をポリカーボネイトやアクリルなどの樹脂からなる透明な板部材で構成することで、受光モジュールシート1Bを低コスト化及び軽量化することができる。また、クッション層46としてPBV(ポリビニルブチラール)、アクリル、シリコーンなどの透明な樹脂で構成してもよい。
このように太陽電池素子2及び網目状部材3を2つの表面層45によって挟み込むように構成することで、機械的な衝撃に対する強度を向上させることができ、シースルー形の受光モジュールシートとして窓ガラスとして利用することができる。
他方、図12に示すように、受光モジュールシート1Cのシール部材4Cを構成してもよい。この受光モジュールシート1Cのシール部材4Cは、下層からフレキシブルなPE(ポリエステル)系樹脂フィルム50、アルミニウム蒸着膜51、PE系樹脂による多層膜の反射膜52、EVA樹脂からなり太陽電池素子2及び網目状部材3が埋設される前記クッション層と同様の充填材53、PE系樹脂層54、熱線反射膜55、PE系樹脂層56からなる。
反射膜52は、光の入射側と反対側の面に形成され、入射側から入射したが太陽電池素子2の間を通り抜けた光を反射及び散乱して、太陽電池素子2を照射して、光の利用効率を高め、発電効率を高めるためのものである。熱線反射膜55は、屈折率の異なる高分子材料が多層化されたものである。熱線反射膜55は、多層化による干渉作用によって、太陽電池素子2により吸収できない熱線(波長1350nm以上)を選択的に反射し、太陽電池素子2の温度上昇を減少して光電変換効率を向上させるものである。従って、受光モジュールシート1Cの受光面(上面)から入射した光は、まず、熱線反射膜55によって一部の不要な熱線が反射され、残りの光の一部が太陽電池素子2に受光され、一部が太陽電池素子2の間を通り抜けるが、この通り抜けた光は反射膜52により反射されて太陽電池素子2に受光される。
尚、PE系樹脂の代わりに、ポリカーボネイト、ポリエチレンナフタレート、フッ素系樹脂などのフレキシブルな合成樹脂で構成してもよい。充填材53として、EVA樹脂の代わりにシリコーンやポリビニルブチラール樹脂などを用いてもよい。反射膜52や熱線反射膜55は、適宜省略可能であり、その他の各層も所望の機能に合わせて適宜変更可能である。
3)変更形態3
受光モジュールシートの製造方法にロールツーロール法を採用してもよい。ロールツーロール法により製造する場合には、網目状部材の幅方向両端部をポリイミドフィルムなどの耐熱性樹脂膜で固着し、この耐熱性樹脂膜にスプロケットホールを設け、このスプロケットホールにスプロケットを係合させて、網目状部材を送り、また、巻き取るように構成すればよい。
4)変更形態4
上述した実施形態においては、球状素子が太陽電池素子である受光モジュールシートについて説明したが、球状素子は太陽電池素子に限定されるものではなく、球状のフォトダイオードや発光ダイオードを適用してもよい。尚、これら球状のフォトダイオードや発光ダイオードについては、上述した太陽電池素子2とほぼ同様の構成であり、その詳細は本願出願人がWO98/15983号公報において提案しているので説明を省略する。発光ダイオードを有する発光モジュールシートの場合、発光ダイオードに順方向の電流が流れると、pn接合によって電気エネルギーが光エネルギーに変換され、pn接合近傍から結晶や拡散層の材料に応じた波長の光が発生し、外部へ照射する。このように球状の発光ダイオードからなる発光モジュールシートにおいては、光を全方向に照射することができ、また、一部に反射シートを設けることで、所望の方向にのみ光を照射することができる。更に、RGBの3色の発光ダイオードをマトリックス状に配設し、これらの発光ダイオードを制御装置により制御可能に構成することで、発光モジュールシートをカラーディスプレイとすることができる。尚、1色の発光ダイオードにより単色のディスプレイを構成してもよい。フォトダイオードからなる受光モジュールシートにおいては、全方向の光を電気信号に変換することができる。
5)変更形態5
上述した実施形態においては、全部の列の太陽電池素子を直列接続する例について説明したが、直列接続する列数を変更可能な複数のスイッチを設け、光の強度や必要な電力量によって制御装置により複数のスイッチを切換えるように構成してもよい。
6)変更形態6
上述した実施形態においては、シール部材を備えているが、シール部材は常に必要な構成ではなく適宜省略可能である。
本発明は以上説明した実施の形態に限定されるものではなく、当業者であれば、本発明の趣旨を逸脱しない範囲で、前記実施の形態に種々の変更を付加して実施することができ、本発明はそれらの変更形態をも包含するものである。
7)変更形態7
張力部材の本数は適宜変更可能である。上述した実施形態では3本の張力線材22を1組として太陽電池素子2の行と行の間に配置したが、張力線材の本数は3本に限らず、所望の構成に応じて、1本又は複数本を1組とし配置してもよい。
張力線材を絶縁性のアラミド繊維などの高強度の合成樹脂やプラスチックで構成してもよい。このように構成することで、更に、受光又は発光モジュールシートのフレキシブル性及び引っ張り強度を向上させることができると共に、材料コストを削減することができる。
図13に示す受光モジュールシート1Dのように、絶縁性の張力線材22を導体線と直交する方向のみならず、各太陽電池素子列の間に張力線材22aを配置し、導体線と平行な方向に織り込むように設けてもよい。このように構成することで、導体線が延びる方向の引っ張り強度を向上させることができる。尚、図13においては、実施形態と同様の構成には同様の符号を付して説明を省略する。
8)変更形態8
上述した実施形態においては、各列に夫々正負の導電線を設けたが、隣接する正極用導電線と負極用導電線を兼用するように1本の導電線で構成してよい。このように構成することで、直列用導電線を省略して構成を簡単にし、列間の間隔を小さくして受光又は発光モジュールシートを小型化することができる。
9)変更形態9
上述の実施形態においては、球状の太陽電池素子2に平坦面11が形成されていたが、この平坦面11を省略した太陽電池素子を適用してもよい。このように構成する場合には、正負の電極の形状を変え、正負の電極を容易に識別可能に構成することが望ましい。
しかし、この受光又は発光モジュールシートにおいては、導電線の長さ方向の引っ張り強度は強いが、その垂直方向には非常に弱いといった問題があり、球状素子と導電線との接続を簡単にして、生産性を向上させる必要がある。
この実施の形態は、複数行複数列のマトリックス状に球状の太陽電池素子が配設された受光モジュールシート(太陽電池モジュールシート)の製造方法に本発明を適用した場合の一例である。図1,図2に示すように、この受光モジュールシート1は、多数の太陽電池素子2( 球状素子に相当する) と、網目状部材3(導電線混織ガラスクロス)、シール部材4などを有する。
この受光モジュールシート1によると、光の入射方向に関係なく、光が受光モジュールシート1に入射し、この光が極性を揃えてマトリックス状に配置された複数の太陽電池素子2に照射すると、太陽電池素子2に形成されたほぼ球面状のpn接合13で光が受光され、太陽電池素子2の受光機能によって電気エネルギーに変換される。その電気エネルギーは、pn接合13の両極に接続されて太陽電池素子2の中心を挟んで対向する正負の電極14, 15を介して外部へ出力される。
最初に、太陽電池素子2の製造方法について説明するが、この製造方法については、本出願人が国際公報WO98/15983及びWO03/036731に詳細に説明しているので、ここでは図5に基づいて簡単に説明する。
次に、球状単結晶10を、約1000℃の水蒸気を含む酸素ガス中で約40分間加熱し、厚さが約0. 3μmのシリコン酸化膜35を形成する( 図5( b)参照)。次に、シリコン酸化膜35を所望の領域にのみ不純物( n形不純物) を熱拡散するマスクとするために、ガラスプレート上に耐酸性のワックスを均一な厚さで溶融し、このワックスの表面に平坦面11を押し付けて、ワックスを固化させる。次に、バッファエッチ液( NH4HF2水溶液) に浸漬して、固化されたワックスから露出しているシリコン酸化膜35のみをエッチングして除去し、その後、ガラスプレートから球状単結晶10を外して、ワックスを除去する( 図5( c) 参照) 。
次に、図6に示すように、太陽電池素子2を位置決めするために所定間隔で位置決め孔40が形成された石英製の位置決め治具41を用意する。次に、良品と判定された太陽電池素子2を導電接続部14, 15の向き(導電方向)を揃えて位置決め治具41の位置決め孔40の上端部に配設する。尚、太陽電池素子2には、平坦面11が形成されているため、正負の導電接続部14, 15を容易に識別でき、導電接続部14, 15の向きを簡単に揃えて配設することができる。
この受光モジュールシート1によれば、受光モジュールシート1には、検査をパスした良品の太陽電池素子2のみを組み込むことができ、高品質の受光モジュールシート1を製造することができる。
この合金線からなる導電線20, 21は、アルミニウム線に比べ導電率、熱伝導率が低いので、少ない電流で接合することができるとともに、引っ張り強度が向上するといった利点がある。
1)変更形態1 ( 図7, 図8参照)
図7に示すように、受光モジュールシート1Bを構成してもよい。この受光モジュールシート1Bにおいては、シール部材4Bが、太陽電池素子2及び網目状部材3を埋め込み状態に収容する柔軟性のあるクッション層46と、クッション層46の上下両面に接合された透明な表面層45とを有する。表面層45は、厚さが約2mmの透明な白板強化ガラス板からなる。
受光モジュールシートの製造方法にロールツーロール法を採用してもよい。ロールツーロール法により製造する場合には、網目状部材の幅方向両端部をポリイミドフィルムなどの耐熱性樹脂膜で固着し、この耐熱性樹脂膜にスプロケットホールを設け、このスプロケットホールにスプロケットを係合させて、網目状部材を送り、また、巻き取るように構成すればよい。
上述した実施形態においては、球状素子が太陽電池素子である受光モジュールシートについて説明したが、球状素子は太陽電池素子に限定されるものではなく、球状のフォトダイオードや発光ダイオードを適用してもよい。尚、これら球状のフォトダイオードや発光ダイオードについては、上述した太陽電池素子2とほぼ同様の構成であり、その詳細は本願出願人がWO98/ 15983号公報において提案しているので説明を省略する。
上述した実施形態においては、全部の列の太陽電池素子を直列接続する例について説明したが、直列接続する列数を変更可能な複数のスイッチを設け、光の強度や必要な電力量によって制御装置により複数のスイッチを切換えるように構成してもよい。
上述した実施形態においては、シール部材を備えているが、シール部材は常に必要な構成ではなく適宜省略可能である。
張力部材の本数は適宜変更可能である。上述した実施形態では3本の張力線材22を1組として太陽電池素子2の行と行の間に配置したが、張力線材の本数は3本に限らず、所望の構成に応じて、1本又は複数本を1組とし配置してもよい。張力線材を絶縁性のアラミド繊維などの高強度の合成樹脂やプラスチックで構成してもよい。このように構成することで、更に、受光又は発光モジュールシートのフレキシブル性及び引っ張り強度を向上させることができると共に、材料コストを削減することができる。
上述した実施形態においては、各列に夫々正負の導電線を設けたが、隣接する正極用導電線と負極用導電線を兼用するように1本の導電線で構成してよい。このように構成することで、直列用導電線を省略して構成を簡単にし、列間の間隔を小さくして受光又は発光モジュールシートを小型化することができる。
上述の実施形態においては、球状の太陽電池素子2に平坦面11が形成されていたが、この平坦面11を省略した太陽電池素子を適用してもよい。このように構成する場合には、正負の電極の形状を変え、正負の電極を容易に識別可能に構成することが望ましい。
本発明は以上説明した実施の形態に限定されるものではなく、当業者であれば、本発明の趣旨を逸脱しない範囲で、前記実施の形態に種々の変更を付加して実施することができ、本発明はそれらの変更形態をも包含するものである。

Claims (14)
- 受光又は発光機能のある複数の球状素子であって、各々がほぼ球面状のpn接合とpn接合の両極に夫々接続されて球状素子の両端に位置する正負の導電線接続部とを有し且つ極性を揃えてマトリックス状に配置された複数の球状素子と、
複数列の各々について各列の複数の球状素子の正負の導電線接続部を介して各列の複数の球状素子を電気的に並列接続する平行に配置された複数の導電線と、
球状素子の行と行の間に複数の導電線と直交状に配置され、複数の導電線を固定する為に複数の導電線と網目状に織られた絶縁性の複数の張力線材と、
を備えたことを特徴とする受光又は発光モジュールシート。 - 前記各球状素子において前記正負の導線接続部は球状素子の中心を挟んで対向状に位置することを特徴とする請求の範囲第1項に記載の受光又は発光モジュールシート。
- 前記複数の球状素子を複数の導電線および複数の張力線材と共に埋め込み状態に収容する透明合成樹脂又は透明ガラス製のシール部材を設けたことを特徴とする請求の範囲第2項に記載の受光又は発光モジュールシート。
- 前記各球状素子がフォトダイオード素子又は太陽電池素子であることを特徴とする請求の範囲第2項に記載の受光又は発光モジュールシート。
- 前記各球状素子が、発光ダイオード素子であることを特徴とする請求の範囲第2項に記載の受光又は発光モジュールシート。
- 前記導電線は、半田と導電性合成樹脂と合金化金属のうちから選択される何れか1つを用いて正負の導線接続部に接続されたことを特徴とする請求の範囲第2項に記載の受光又は発光モジュールシート。
- 前記導電性線材の少なくとも一部が露出するように、シール部材に埋め込まれていることを特徴とする請求の範囲第6項に記載の受光又は発光モジュールシート。
- 前記球状素子の列と列の間に導電線と平行に導電線に織られた絶縁性の張力線材を備えたことを特徴とする請求の範囲第2項に記載の受光又は発光モジュールシート。
- 前記シール部材は、透明合成樹脂材料を用いてフレキシブルな部材に構成されたことを特徴とする請求の範囲第3項に記載の受光又は発光モジュールシート。
- 前記シール部材の光の入射側と反対側の面に入射側から入射した光を反射する反射膜を構成したことを特徴とする請求の範囲第3項に記載の受光又は発光モジュールシート。
- 前記シール部材は、複数の球状素子を埋め込み状態に収容する柔軟性のある透明なクッション層と、このクッション層の両面に接合された透明な表面層からなることを特徴とする請求の範囲第3項に記載の受光又は発光モジュールシート。
- 前記シール部材は、球状素子により吸収できない熱線を選択的に反射する高分子材料で構成された熱反射膜を有することを特徴とする請求の範囲第3項に記載の受光又は発光モジュールシート。
- 前記複数の球状素子を並列した導電線を、複数列直列接続する直列接続手段を有することを特徴とする請求の範囲第2項に記載の受光又は発光モジュールシート。
- マトリックス状に配設された受光又は発光機能のある複数の球状素子と、各列の複数の球状素子を電気的に並列接続する導電線と、導電線を固定する為に導電線と網目状に織られた絶縁性の張力線材とを備えた受光又は発光モジュールシートの製造方法において、
正負の導電線接続部を有する球状素子を製造する球状素子製造工程と、
導電線に流れる電流によるジュール熱により球状素子と導電線とを接続するための接合部材を融かして、球状素子と導電線とを接合部材により接続する接続工程と、
を備えたことを特徴とする受光又は発光モジュールシート製造方法。
