Description
Claims (14)
- 第1のインターフェースを有し第1のセラミック材料で作られた第1のセラミック製プレート層と、第2のインターフェースを有し第2のセラミック材料で作られた第2のセラミック製プレート層から半導体処理で使用される加熱器プレートおよび/または静電チャックを製造する方法であって、
前記第1のインターフェースと前記第2のインターフェースの間に、重量比89%より多くのアルミニウムを含むアルミニウムろう付け要素を配置するステップと、
前記第1のセラミック製プレート層及び前記第2のセラミック製プレート層を、前記アルミニウムろう付け要素がそれらの間に存在する状態で、処理チャンバ内に配置するステップと、
前記処理チャンバから酸素を除去するステップと、
前記第1のセラミック製プレート層と前記第2のセラミック製プレート層の間に気密シールアルミニウム接合部を形成するように、少なくとも前記アルミニウムろう付け要素を摂氏800度と摂氏1200度の間の接合温度まで加熱するステップであって、前記気密シールアルミニウム接合部がゼロよりも大きい厚みを有するステップと、備え、この方法では拡散接合が生じ無い、
ことを特徴とする方法。 - 前記第1のセラミック製プレート層および第2のセラミック製プレート層の一方または両方が、窒化アルミニウムを備えている、
請求項1に記載の方法。 - 前記アルミニウムろう付け要素は、重量比99%よりも多いアルミニウムである、
請求項1に記載の方法。 - 前記処理チャンバから酸素を除去するステップが、前記処理チャンバに、5×10E−5Torrより低い圧力を適用するステップを備えている、
請求項1に記載の方法。 - 前記処理チャンバから酸素を除去するステップが、前記処理チャンバに、1×10E−4Torrより低い圧力を適用するステップを備えている、
請求項1に記載の方法。 - 前記処理チャンバから酸素を除去するステップは、前記処理チャンバを脱水純粋不活性ガスでパージし前記脱水純粋不活性ガスで補充するステップを備えている、
請求項1に記載の方法。 - ろう付け前の前記アルミニウムろう付け要素は、前記気密シールアルミニウム接合部の厚みよりも大きい厚みを有する、
請求項1に記載の方法。 - 加熱器を第1のセラミック製プレート層と第2のセラミック製プレート層の間に挿入するステップを更に備え、
前記気密シールアルミニウム接合部が前記加熱器の外縁の回りのリングを備えている、 請求項1に記載の方法。 - 前記加熱器プレートが直径を有し、
前記第1のセラミック製プレート層が、前記加熱器プレートの直径と略等しい直径を有している、
請求項1に記載の方法。 - 半導体処理チャンバで使用される、加熱器プレートおよび/または静電チャックで使用されるデバイスであって、
第1のインターフェースを有し第1のセラミック材料で作られた第1のセラミック製プレート層と、
第2のインターフェースを有し第2のセラミック材料で作られた第2のセラミック製プレート層と、
前記第1のセラミック製プレート層と第2のセラミック製プレート層の間の気密シールアルミニウム接合部であって、前記第1のインターフェースと第2のインターフェースとの間に接合された重量比89%より多くのアルミニウムを含むアルミニウムろう付け要素で形成された気密シールアルミニウム接合部と、備え、
前記気密シールアルミニウム接合部がゼロより大きい厚さを有し、
前記第1および第2のセラミック製プレート層には、前記アルミニウムろう付け要素の拡散がない、
ことを特徴とするデバイス。 - 前記第1のセラミック製プレート層および第2のセラミック製プレート層の一方または両方が、窒化アルミニウムを備えている、
請求項10に記載のデバイス。 - 前記アルミニウムろう付け要素は、重量比99%よりも多いアルミニウムからなるグループから選択されている、
請求項10に記載のデバイス。 - 第1のセラミック製プレート層と第2のセラミック製プレート層との間に配置された加熱器を備え、
前記アルミニウム接合部が、前記加熱器の外縁を回りのリングを備えている、
請求項10に記載のデバイス。 - 前記加熱器プレートが直径を有し、
前記第1のセラミック製プレートが、前記加熱器プレートの直径と略等しい直径を有している、
請求項10に記載のデバイス。
