Description
Sr−SiON:Eu2+の表示は、ここで及び以下において、一般化学式が(Sr1-a-bCabBac)SixNyOz:Eun(a=0.002〜0.2、b=0.0〜0.25、c=0.0〜0.25、x=1.5〜2.5、y=1.5〜2.5、z=1.5〜2.5)の材料に対して使用される。
いくつかの実施形態においては、Sr−SiON:Eu2+は、白色光を生成するために、赤色放射蛍光体、青色放射蛍光体、及びUV発光ダイオードと組み合わせて使用することができる。適切な青色放射蛍光体の例は、(Sr1-x-aBax)3MgSi2O8:Eua(a=0.002〜0.2、x=0.0〜1.0)、(Sr1-x-aBax)2P2O7:Eua(a=0.002〜0.2、x=0.0〜1.0)、(Sr1-x-aBax)4Al14O25:Eua(a=0.002〜0.2、x=0.0〜1.0)、La1-aSi3N5:Cea(a=0.002〜0.5)、(Y1-a)2SiO5:Cea(a=0.002〜0.5)、及び(Ba1-x-aSrx)MgAl10O17:Eua(a=0.01〜0.5、x=0.0〜0.5)である。Sr−SiON:Eu2+、赤色放射蛍光体、及び青色放射蛍光体の量は、白色光を作り出し、デバイスから変換されずに漏出するUV光の量を最小にするように調節される。複数の波長変換材料を用いる実施形態においては、Sr−SiON:Eu2+及び他の波長変換材料は、互いに他の上に重ねて形成される別々の層としてもよく、又は、単一の波長変換材料層内に混合されてもよい。例えば、赤色、緑色、及び青色放射蛍光体を有する図3によるUVデバイスにおいては、異なる蛍光体を混合して単一層に堆積させることができ、又は、通常は発光ダイオードに青色が隣接し、次に緑色、次に赤色が隣接する3つの別々の層に堆積させることもできる。図4によるデバイスにおいては、蛍光体を単一の封入材料層内に混合させることができ、又は、各々が異なる蛍光体を含有する封入材料の3つの層を発光ダイオードの上に堆積させてもよい。Sr−SiON:Eu2+及び他の任意の波長変換材料を、発光デバイスの表面の少なくとも1つに薄膜として堆積させることもできる。

Claims (22)
- 第1の波長の光を放射することができる半導体発光デバイスと、
該第1の波長の光を吸収するように配置された、(Sr 1-a-b Ca b Ba c )Si x N y O z :Eu n (a=0.002〜0.2、b=0.0〜0.25、c=0.0〜0.25、x=1.5〜2.5、y=1.5〜2.5、z=1.5〜2.5)を含む第1の波長変換材料とを含み、
該第1の波長変換材料は、前記第1の波長の光を吸収して該第1の波長よりも長い第2の波長の光を放射し、前記第2の波長は、緑色であることを特徴とするデバイス。 - 前記第1の波長は、青色からUVの範囲のいずれかにあることを特徴とする請求項1に記載のデバイス。
- 第2の波長変換材料を更に含み、
該第2の波長変換材料は、前記第1の波長及び前記第2の波長のうちの一方の光を吸収し、該第2の波長よりも長い第3の波長の光を放射することを特徴とする請求項1に記載のデバイス。 - 前記第3の波長は、赤色であることを特徴とする請求項3に記載のデバイス。
- 前記第2の波長変換材料は、(Sr1-a-b-cBabCac)2Si5N8:Eua(a=0.002〜0.2、b=0.0〜1.0、c=0.0〜1.0)、(Ca1-x-aSrx)S:Eua(a=0.0005...0.01、x=0.0〜1.0)、Ca1-aSiN2:Eua(a=0.002〜0.2)、及び(Ba1-x-aCax)Si7N10:Eua(a=0.002〜0.2、x=0.0〜0.25)から成る群から選択されることを特徴とする請求項3に記載のデバイス。
- 前記第1の波長は、青色であることを特徴とする請求項3に記載のデバイス。
- 第3の波長変換材料を更に含み、
該第3の波長変換材料は、前記第1の波長の光を吸収し、前記第1の波長よりも長く前記第2の波長よりも短い第4の波長の光を放射することを特徴とする請求項3に記載のデバイス。 - 前記第1の波長は、UVであり、
前記第2の波長は、緑色であり、
前記第3の波長は、赤色であり、
前記第4の波長は、青色である、
ことを特徴とする請求項7に記載のデバイス。 - 前記第3の波長変換材料は、(Sr1-x-aBax)3MgSi2O8:Eua(a=0.002〜0.2、x=0.0〜1.0)、(Sr1-x-aBax)2P2O7:Eua(a=0.002〜0.2、x=0.0〜1.0)、(Sr1-x-aBax)4Al14O25:Eua(a=0.002〜0.2、x=0.0〜1.0)、La1-aSi3N5:Cea(a=0.002〜0.5)、(Y1-a)2SiO5:Cea(a=0.002〜0.5)、及び(Ba1-x-aSrx)MgAl10O17:Eua(a=0.01〜0.5、x=0.0〜0.5)から成る群から選択されることを特徴とする請求項7に記載のデバイス。
- 前記第1の波長変換材料、前記第2の波長変換材料、及び前記第3の波長変換材料の量は、該第1の波長の光がデバイスから漏出するのを防止するように選択されることを特徴とする請求項7に記載のデバイス。
- 前記第1の波長の光を吸収することができるフィルタ材料を更に含むことを特徴とする請求項1に記載のデバイス。
- 前記第2の波長は、556nmの中心波長を含むことを特徴とする請求項1に記載のデバイス。
- 前記発光デバイスは、III族窒化物発光ダイオードであることを特徴とする請求項1に記載のデバイス。
- 前記第1の波長変換材料は、前記発光デバイスの上面及び側面にコーティングされることを特徴とする請求項1に記載のデバイス。
- 前記発光デバイスに電気的に接続された一対のリード線と、
前記発光デバイスの上に配置されたレンズと、
を更に含むことを特徴とする請求項1に記載のデバイス。 - 前記第1の波長変換材料は、前記発光デバイスと前記レンズとの間に配置された封入材料内に分散されることを特徴とする請求項15に記載のデバイス。
- 前記発光デバイスは、光が透明な基板を通して該発光デバイスから抽出されるように取付けられることを特徴とする請求項15に記載のデバイス。
- III族窒化物発光ダイオードと、
(Sr 1-a-b Ca b Ba c )Si x N y O z :Eu n (a=0.002〜0.2、b=0.0〜0.25、c=0.0〜0.25、x=1.5〜2.5、y=1.5〜2.5、z=1.5〜2.5)を含む緑色放射蛍光体と、
赤色放射蛍光体と、
を含み、
該緑色放射蛍光体及び該赤色放射蛍光体は、該III族窒化物発光ダイオードの上に配置されることを特徴とするデバイス。 - 前記赤色放射蛍光体は、(Sr1-a-b-cBabCac)2Si5N8:Eua(a=0.002〜0.2、b=0.0〜1.0、c=0.0〜1.0)、(Ca1-x-aSrx)S:Eua(a=0.0005...0.01、x=0.0〜1.0)、Ca1-aSiN2:Eua(a=0.002〜0.2)、及び(Ba1-x-aCax)Si7N10:Eua(a=0.002〜0.2、x=0.0〜0.25)から成る群から選択されることを特徴とする請求項18に記載のデバイス。
- 前記III族窒化物発光ダイオードの上に配置された青色放射蛍光体を更に含むことを特徴とする請求項18に記載のデバイス。
- 前記青色放射蛍光体は、(Sr1-x-aBax)3MgSi2O8:Eua(a=0.002〜0.2、x=0.0〜1.0)、(Sr1-x-aBax)2P2O7:Eua(a=0.002〜0.2、x=0.0〜1.0)、(Sr1-x-aBax)4Al14O25:Eua(a=0.002〜0.2、x=0.0〜1.0)、La1-aSi3N5:Cea(a=0.002〜0.5)、(Y1-a)2SiO5:Cea(a=0.002〜0.5)、及び(Ba1-x-aSrx)MgAl10O17:Eua(a=0.01〜0.5、x=0.0〜0.5)から成る群から選択されることを特徴とする請求項20に記載のデバイス。
- 前記緑色放射蛍光体は、前記青色放射蛍光体によって放射された光を吸収して、緑色光を放射することを特徴とする請求項18に記載のデバイス。
