Claims (3)
- 両側に第1と第2の表面を有し、絶縁有機材料からなる回路基板であって、前記第1の表面は第1の部分と第2の部分を有する前記基板と、
前記第1の表面の前記第1の部分の上に配置された半導体チップと、
前記基板の前記第1の表面の前記第1の部分の上に位置し、各々が前記半導体チップに電気的に接続される複数の導電回路部材と、
前記基板の前記第2の表面上に配置された少なくとも1つの導電部材と、
前記基板の周辺に近接して前記基板内に埋め込まれ、かつ前記第1の表面の前記第2の部分と前記第2の表面との間に延びる、リング形状の導電接地バンドであって、前記基板の前記第1の表面の前記第1の部分上の少なくとも1つの前記導電回路部材および前記基板の前記第2の表面上に配置された少なくとも1つの前記導電部材に電気的に接続された前記接地バンドと、
前記基板の前記第1の表面上の前記第2の部分上に位置する導電補強材であって、前記基板の前記第1の表面上の前記第1の部分上の少なくとも1つの前記導電回路部材に、かつ前記接地バンドを介して前記基板の前記第2の表面上の少なくとも1つの前記導電部材に電気的に接続された前記補強材と、
前記半導体チップの表面であって前記基板に面する表面から遠い方の表面上に配置され導電材料含有のリッド部材と、
前記補強材と前記接地バンドの間および前記補強材と前記リッド部材の間に配置された導電接着剤と、
を含む、電磁妨害(EMI)の放射に対する遮蔽を組み込んだ電子部品パッケージ。 - 前記補強材は、前記半導体チップの周りで外方向に延びるように前記基板の周辺に近接して位置する、請求項1に記載の電子部品パッケージ。
- 熱伝導対応の接着剤が前記半導体チップと前記リッド部材の間に配置される、請求項1あるいは請求項2に記載の電子部品パッケージ。
