Description
【発明の属する技術分野】
本発明は、複数の素子・リード部・放熱用金属ブロックを樹脂パッケージに一体的に保持したデバイスを製造する方法と装置に関する。

【従来の技術】
電子デバイスの一つとして、たとえばエアコン、洗濯機などのインバータ用スイッチング素子として用いられる電力用半導体装置がある。この電力用半導体装置は、例えば図22に示すように、概略、金属薄板より形成されるリードフレーム101、電力用素子102、放熱用ヒートシンクとして機能する金属ブロック103を備えており、これらの各部品が樹脂パッケージ104によって一体的に保持されている。

リードフレーム101は、ダイパッド部105と、インナーリード部106とを有しており、電力用素子102はダイパッド部105にはんだ107で接合されている。電力用素子102とインナーリード部106とは、アルミワイヤ108によって接続されている。金属ブロック103は、その略中央部に凸部109を有しており、その凸部109がリードフレーム101の電力用素子102に対向する面とは反対側の面と所定距離をあけて電力用素子102に対向して配置されている。金属ブロック103の凸部109と、リードフレーム2との間に形成されている樹脂パッケージを樹脂絶縁層110と呼ぶ。樹脂パッケージ104は、金属ブロック103のリードフレーム101とは反対側の面を露出させた状態で、電力用素子102、リードフレーム101及び金属ブロック103を封止し、一体的に保持しており、金属ブロック103の露出部分に外部放熱器(図示せず)が取り付けられる。

【発明が解決しようとする課題】
このような従来の半導体装置では、電力用素子102で発生した熱が、リードフレーム101、絶縁樹脂層110、金属ブロック103を通って、外部放熱器から放出される。ここで、金属ブロック103はアルミニウムあるいは銅材から形成され、その熱伝導率は、それぞれ200W/mK、390W/mKである。リードフレーム101も銅材等の金属で形成されるため、金属ブロックと同等の熱伝導率を有する。しかし、絶縁樹脂層110の熱伝導率は1〜3W/mKであり、その他の材料の約1/100程度しかない。そのため、絶縁樹脂層110が熱伝導の主たる阻害要因となっている。換言すると、従来の半導体装置の内部熱抵抗のほとんどは、絶縁樹脂層110によって占められている。

ところで、半導体装置の放熱特性は、熱が通過する材料の厚さや熱伝導率、及び熱が材料を通過する面積、いわゆる伝熱面積で決定される。そのため、絶縁樹脂層110の厚さを薄くすることで、当該従来の半導体装置の内部熱抵抗を低減させることも考えられる。しかしながら、当該部位には数千Vの絶縁耐圧が必要であるため、その厚さは0.3mm前後が限界であり、放熱特性の改善にも限界を生じている。

この問題を解決するため、絶縁樹脂層よりも上流側にヒートスプレッダとして機能する金属ブロックを設け、そこでの熱の拡がりを確保し、樹脂絶縁層での伝熱面積を増大させることで、放熱性能を向上させようということが考えられている。この場合、複数の電力用素子を搭載する半導体装置においては、少なくとも絶縁単位ごとには金属ブロックを分割し、相互の絶縁を確保する必要が生じるため、半導体装置は複数の金属ブロックを備えることになる。このような複数の金属ブロックを備える半導体装置は、樹脂パッケージを形成する際に、金属ブロック間においても良好な樹脂充填が必要となるという点で、従来の半導体装置と異なる。しかしながら、従来の半導体装置においては、当然ではあるが金属ブロック間の樹脂充填については全く考慮されていない。そのため、これを複数の金属ブロックを備える本半導体装置に適用した場合には、種々の問題があった。

この問題点について、具体的に説明する。図23に示すように、特開2000-138343号公報で提案されている樹脂注入口111から液状の樹脂を注入することによって半導体装置の樹脂パッケージの形成を試みた場合には、以下に示す問題が発生する。第1に、金属ブロック間の隙間に樹脂が注入されるタイミングが一様にならないため、樹脂が先に流入した隙間において、樹脂注入圧力に起因する、当該隙間を押し広げようとする力が発生する。この力により、当該金属ブロックの位置が移動し、当該隙間は拡大し、隣接する隙間は狭くなる。この様子を図24に示す。

図24は、複数の金属ブロックを備えた半導体装置に対して、従来の樹脂注入口位置を適用した半導体装置樹脂パッケージ成形工程における1局面について、金属ブロック裏面に視点をおいた平面図を模式的に示したものである。図において、隣接する金属ブロック102の一つの隙間112aでは、近隣の隙間112b、112cに比べて、樹脂113の充填が大きく遅れる。そのため、上述の通り、隙間112b、112cは幅が大きくなり、一方隙間112aは幅が小さくなる。その結果、狭小化された隙間では、より一層樹脂が注入されにくくなり、充填完了のタイミングが遅れる。この場合、隣接する金属ブロック同士が接触し、金属ブロック間での絶縁が確保されず、製品不良になるという問題が発生するおそれが高い。また金属ブロックに負荷される力が過大な場合は、リードフレームと金属ブロック間の固着層が損傷を受けるおそれもある。

第2に、仮に金属ブロック間の接触は免れたとしても、上述の通り、狭小化した隙間では樹脂の注入性が極端に劣化するため、樹脂の未充填部が発生し、金属ブロック間で絶縁が確保できず、製品不良になるという問題もある。

第3に、金属ブロックの移動が起こらない場合であっても、金属ブロック間の隙間内に存在する空気を完全に排斥しなければ、残留空気が“ボイド”と呼ばれる樹脂未充填部を形成するため、金属ブロック間の絶縁を確保できないという問題も有る。つまり、従来の半導体装置で用いられる樹脂注入口位置では、各隙間において樹脂の注入が均一にならないため、樹脂の回り込みによる空気残りが発生し、空気がボイドとして該隙間部に残存してしまう。

図25は、図24に示した局面よりも、時間が進み、充填が最終的に完了した局面を示した模式図である。図中、各隙間を流れる樹脂の流動方向を矢印で示した。上述の通り、隙間112aにおいて充填が遅れるため、この隙間112aでは、樹脂注入口からの樹脂流れと、近接する隙間を充填し終えて隙間112aに流入する樹脂の流れが空気をトラップし、ボイド114を形成する。そして、ボイド114が、隣接する金属ブロック間の絶縁性を低下する。

第4に、金属ブロックが樹脂パッケージ中に完全に内包される、いわゆるフルモールドタイプの半導体装置においては、さらに問題が顕著化する。すなわち、このようなタイプの半導体装置では、外部放熱器に近い側の金属ブロック裏面側にも樹脂パッケージを完全に形成し、外部放熱器との間で絶縁を確保する必要があるが、従来の半導体装置で用いられる樹脂注入口を用いる場合においては、やはり上述のような樹脂の回り込みが原因で、金属ブロック裏面の樹脂絶縁層形成部にボイドや未充填が発生する。この様子を図26に示す。図26は、樹脂充填が完了した時点において、図24、25と同様の視点から見た外観模式図である。このように、ボイド等による樹脂未充填部115が存在した場合、外部放熱器との間で絶縁を確保できないため、製品不良になるという問題もあった。

そこで、本発明は、このような問題を解決するためになされたものであり、絶縁性能に優れた樹脂モールド型デバイス及びその製造方法と製造装置を提供することを目的とする。

【課題を解決するための手段】
この目的を達成するために、本発明は、
第1の方向に所定の間隔をあけて配置された複数の素子と、
複数のリード部であって、各リード部が各素子と電気的に接続されている、複数のリード部と、
上記第1の方向に隙間をあけて配置された複数の放熱用金属ブロックであって、各金属ブロックは各素子とこの素子に対応するリード部に対応して設けられている、複数の金属ブロックと、
電気的に絶縁性の樹脂からなり、上記複数の素子・リード部・金属ブロックに一体的に成形され、これら複数の素子・リード部・金属ブロックを保持するパッケージとを備えており、
上記複数の金属ブロックはそれぞれ、上方から見て長方形の形をしており、かつ、第1の方向に所定の間隔をあけて等間隔に配置されている樹脂モールド型デバイスの製造方法であって、
上記パッケージを成形する型の複数の樹脂注入口が、隣接する上記金属ブロックの間に形成された隙間の延長線上にそれぞれ配置されており、
上記樹脂注入口の幅が上記隙間の幅よりも大きく設計されており、
上記隙間の全てにほぼ同時に上記樹脂が到達し、また、ほぼ同時に上記樹脂が充填されることを特徴とする。

上記パッケージを成形する型を備えており、
上記型の複数の樹脂注入口が、隣接する上記金属ブロックの間に形成された隙間の延長線上にそれぞれ配置されており、
上記樹脂注入口の幅が上記隙間の幅よりも大きく設計されており、
上記隙間の全てにほぼ同時に上記樹脂が到達し、また、ほぼ同時に上記樹脂が充填されるようにしてあることを特徴とする。

【発明の実施の形態】
以下、添付図面を参照して本発明に係るデバイス及びその製造装置の実施の形態を説明する。なお、複数の実施の形態において同一又は類似の部分又は部材には同一の符号を付す。また、実施の形態の説明中に方向を特定する用語(例えば、「上」、「下」、「表」、「裏」及びそれらの用語を含む別の用語「上方」、「下方」)を用いるが、これは発明の理解を容易にするためであって、発明の範囲を限定するものではない。

実施の形態1.
実施の形態1に係る樹脂モールド型デバイスの一例である半導体装置について説明する。この半導体装置の平面外観模式図を図1に示し、その代表断面の模式図を図2に示す。図2に示すように、半導体装置1は、半導体部品を含む複数の電力用素子2を有する(図3参照)。各電力用素子2は、導電性金属からなる放熱用金属ブロック3にはんだ4を介して固着されている。また、金属ブロック3は、はんだ5を介して、第1の外部リード(リード部)6に接続されている。そして、電力用素子2は、金属ブロック3に対向する下面に一つの端子(図示せず)を備えており、この端子がはんだ4、金属ブロック3、はんだ5を介して、第1の外部リード6と電気的に接続されている。一方、金属ブロック3とは反対側にある電力用素子2の上面には2つの端子(図示せず)が設けてあり、これらの端子がアルミワイヤ7を介して第2の外部リード(リード部)8とそれぞれ電気的に接続されている。そして、第1及び第2の外部リード6,8は途中で図面の上方に向けて折り曲げられている。これらの電力用素子2、金属ブロック3、外部リード6,8、アルミワイヤ7は、外部リード6,8の自由端側と金属ブロック3の底面を除いて、電気的に絶縁性の樹脂材料からなるパッケージ10によって封止され、図1及び図2に示す状態に保持されている。

図3は、半導体装置1の製造工程において、電力用素子2を金属ブロック3に固着する工程、金属ブロック3とリードフレーム2を固着する工程、及び電力用素子2とリード部8とをワイヤボンディングする工程を終了し、樹脂パッケージ10を形成する工程の直前の半製品の構造を示し、そこには樹脂パッケージ10を形成する工程で用いられる金型の樹脂注入口12が併せて表示してある。図示するように、この段階では、第1及び第2の外部リード6、8は真直ぐに伸びており、その自由端は外部リード6,8を囲む四角形の外側部分13に接続されており(すなわち、分離されておらず)、この外側部分13と共にリードフレームを構成している。また、金属ブロック3はこれを上方(電力用素子側)から見たとき長方形の形をしており、矢印X方向(第1の方向)に所定の間隔をあけて等間隔に配置され、隣接する金属ブロック3の間には矢印Xと直交する矢印Y方向(第2の方向)に伸びる細長い隙間14が形成されている。また、各金属ブロック3に固着される第1の外部リード6も所定の間隔を矢印X方向にあけて配置されている。一方、ワイヤ7が接続される他方の第2の外部リード8は、所定の間隔を矢印X方向に間隔をあけて配置されている。

図4は、図3に示す半製品の半導体装置1を金型15に保持した状態を示す。図示するように、金型15は上型16と下型17とからなり、これら上型16と下型17で半製品を保持している。上型16と下型17の対向する面には、樹脂パッケージ10の輪郭を模ったキャビティ18が形成されている。キャビティ18内に樹脂を注入する注入口12は上型16の側壁(図面上、左側の側壁)に形成されており、この注入口12を介して所定の樹脂がキャビティ18内に注入されるようにしてある。ただし、注入口を設ける位置は実施の形態が限定されるものでなく、図示する注入口12の下方に設けてもよい。なお、図示しないが、上型16又は下型17の反対側側壁(図面上、右側の側壁)には排気孔が形成されている。特に図3に示すように、各注入口12は、隣接する金属ブロック3の間の隙間14の延長線上に配置され、この隙間14の延長方向に向けて樹脂が射出されるようにしてある。また、各注入口12の幅(矢印X方向の幅)は、隙間14の幅よりも広く設計されている。

この金型15を用いて半製品に樹脂パッケージ10をトランスファーモールド又はインジェクションモールドする場合、図3に示す半製品が図4に示すように上型16と下型17に挟持され、複数の注入口12から注入された樹脂19によって樹脂パッケージ10が形成される。このとき、上述のように注入口12は隣接する金属ブロック3の間の隙間14の延長上にその延長方向に向けて配置されているので、注入口12から射出された樹脂19は隣接する金属ブロック3の隙間14にまっすぐ進み、その隙間14内に充填される。また、注入口12の幅は隙間14の幅よりも大きいため、注入口12側と排気口側の隙間端部にあっても、隙間の全体に確実に樹脂19が充填される。さらに、図3に示すように、各注入口12とこれに対向する隙間14との距離はすべての場所で同一としてあるので、図5に示すように全ての隙間14にほぼ同時に樹脂が到達し、また充填されていく。

したがって、隙間14への樹脂充填のタイミングのずれに起因して金属ブロック3が矢印X方向に移動することがない。そのため、樹脂パッケージ形成工程の間、それぞれの隙間14の幅は変化せず、一部の隙間14が狭くなる又は広くなるということがない。また、一部の隙間14に充填された樹脂19が金属ブロック3の反対側(排気口側)を回って隣接する隙間14に入り込み、この隙間14に充填口側から進んで来る樹脂19との間で空気をトラップし、このトラップされた空気がボイドとなる、いわゆる樹脂回り込みによるボイドの発生を防ぐことができる。その結果、隣接する金属ブロック3の間に、ボイドの無い、一定の厚みの樹脂層が介在し、これら金属ブロック3を相互に良好に絶縁する。

ところで、金属ブロックの隙間が狭くなると、充填が困難になるばかりでなく、良好に充填された場合であっても、絶縁を確保できない恐れがある。金属ブロック間の絶縁耐力は、外部放熱器との間で必要とされる絶縁耐力よりも小さなものとなることも多いが、それでも最低限0.1mm以上はないと絶縁を確保できない。逆に、隙間の幅を3mm以上にしても充填性は改善しないことが実験で確認された。したがって、隙間の幅を3mm以上にしても、半導体装置の大きさをいたずらに大きくするばかりでメリットがない。このような理由から、隙間の幅は、0.1mm以上で且つ3mm以下であることが望ましい。さらに望ましくは、樹脂パッケージ形成工程での安定的な樹脂の注入及び充填を確保するとともに、半導体装置の小型化を考慮すると、隙間の幅は0.3mm以上で且つ2mm以下となる。

なお、本実施の形態においては、電力用素子のみが搭載される例について説明したが、制御用素子が例えば第1又は第2の外部リード上に搭載されていても良い。また、本実施の形態では、放熱性を最大限向上させる目的で、電力用素子を金属ブロック上に搭載した場合を説明したが、内蔵された素子同志の配線を容易にするため、あるいは半導体装置の製造をより容易にするために、図6に示すように電力用素子2を外部リード6に直接搭載しても良い。この場合、電力用素子2と外部リード6、外部リード6と金属ブロック3は、はんだ20,21を用いてそれぞれ固着される。

実施の形態2.
図7は実施の形態2に係る樹脂モールド型デバイスの具体例である半導体装置を示し、図8はこの半導体装置の樹脂パッケージ形成工程における樹脂の流動状態を示す。これらの図に示すように、半導体装置1Aにおいて、各金属ブロック3は、注入口12側と排気口側の上下及び左右の角部と上下に伸びる角部が面取りされて曲面形状22又は斜めの傾斜面に仕上げられており、隣接する金属ブロック3の間に形成される隙間14の入口及び出口が拡幅されている。その他の構成は実施の形態1の半導体装置と同一である。

このような形状を有する金属ブロック3を備えた半導体装置1は、その半製品を金型15に保持して樹脂モールドすると、図8に示すように、樹脂注入口12からキャビティ18内に注入された樹脂19は曲面形状22によって容易に隙間14に導かれて排出口に向けて移動し、各隙間に確実に充填される。

金属ブロックの角部が面取りされていない場合と、面取りされている場合について、隙間14の端部における樹脂の充填性及び樹脂の流動性について検討する。例えば、図9に示すように、金属ブロック3の端部が曲面状に面取りされていない場合、金属ブロック3のエッジ23が樹脂19の流れの特異点となる。そのため、エッジ23の近傍で樹脂19の流れが乱され、端部近傍に樹脂の未充填部(ボイド)24が発生し得る。その結果、この未充填部24で十分な絶縁性を得ることができない。一方、図10に示すように、金属ブロック3の端部を曲面形状22に面取りした場合、樹脂19の流れを乱す原因となるエッジ自体がないため、樹脂19の流れが乱されることもなく、樹脂19の流れが金属ブロック3から離れて未充填部を生じることがない。

ところで、半導体装置が使用される環境の温度変化や、半導体装置の動作時に発生する熱に起因する温度変化によって、金属ブロック3と樹脂パッケージ10との間にはそれぞれの線膨張係数の違いに起因する応力が発生する。この応力は金属ブロック3の端部で大きくなり、エッジがある場合にはその近傍に大きな応力集中を生じる。そして、この応力集中は、樹脂パッケージ10が金属ブロック3から剥離するといった不具合や、樹脂パッケージ10に割れが生じるといった不具合を発生する。しかし、金属ブロック3の端部を曲面状に面取りすることで応力集中が減少し、そのような剥離や割れの問題が無くなり、信頼性の高い半導体装置を提供できる。

なお、曲面形状22の半径について、応力解析と実験結果から、半径が0.1mm以下では応力低減の効果が小さいこと、また2mm以上にしても応力低減の効果が向上しないことがわかった。逆に半径を大きくすると、伝熱面積を小さくなるデメリットが発生する。したがって、曲面形状22の半径は、0.1mm以上で且つ2mm以下が望ましい。さらに望ましくは、曲面形状22の加工精度の安定性、応力の低減、さらには放熱特性をも考慮すると、半径は0.3mmから1.5mmとなる。

実施の形態3.
実施の形態3に係る半導体装置の平面図、側面図、及び他の側面図をそれぞれ図11、12、13に示す。この半導体装置1はいわゆるフルモールド型デバイスであって、外部放熱器(図示せず)を取り付けるための取り付け穴25を有する。通常、半導体装置1は、外部放熱器に対して、放熱性を改善する目的で該半導体装置1との間に放熱グリスを介在させた状態で、取り付け穴25に、外部放熱器の対応する部位に形成された穴を介してねじを嵌め込み、外部放熱器に固定される。

半導体装置の代表断面の模式図を図14に示す。図示するように、半導体装置1Bは、電力用素子として、絶縁ゲート型バイポーラトランジスタ(Insulated Gate Bipolar Transistor、以下「IGBT」と記す)26と、フライホイールダイオード(Fly Wheel Diode、以下「FWD」と記す)27を有する。これらIGBT26とFWD27は、外部リード6に形成された、電力用素子を搭載するための回路を形成したパワー回路部28に、はんだ29によって接続されて固着されている。半導体装置1Bはまた、制御用素子として、低電圧集積回路(Low Voltage Intelligent Circuit、以下「LVIC」と記す)30と、高電圧集積回路(High Voltage Intelligent Circuit、以下「HVIC」と記す)31を有する。これらLVIC30とHVIC31は、外部リード8に形成された、制御用素子を搭載するための回路を有する制御回路部32に、はんだ33によって接続されて固着されている。

外部リード6,8を挟んでIGBT26とFWD27の反対側には、金属ブロック3が配置されている。金属ブロック3は、主要部分34と該主要部分34の上部にそこから突出するように一体的に形成された、主要部分34よりも小さな上方突出部分35とからなり、この上方突出部分35の上端面が外部リード6にはんだ36によって固着されている。そして、金属ブロック3の主要部分はその放熱面積を大きくするために第2の外部リード8の下方に伸びているが、上方突出部分35の高さ37分だけ第2の外部リード8から離れているので、この第2の外部リード8との間には十分な絶縁距離が確保されている。また、金属ブロック3の主要部分は、その上下と左右の角部及び上下方向に伸びる角部が曲面形状38に仕上げられており、隣接する金属ブロック間の隙間に樹脂がスムーズに流れ込むようにしてあるとともに、金属ブロック3の角部近傍に大きな応力集中が生じないようにしてある。

IGBT26とFWD27との間、IGBT26と所定の内部外部リードとの間、FWD27と所定の内部外部リードとの間、及びパワー回路部28と制御回路部32との間は、例えば線径300μmのアルミワイヤ39で電気的に接続される。LVIC30及びHVIC31と対応する外部リードとの間は、アルミワイヤよりも線径の小さな金ワイヤ40によって、電気的に接続されている。

これら電力用素子、制御用素子、金属ブロック3、及び外部リード6,8の基部は、絶縁性の樹脂からなるパッケージ10によって封止されて一体的に保持されている。ここで、金属ブロック3と、制御回路部32との間の樹脂パッケージの厚さ37’は、電気的ノイズによる制御用素子であるLVIC30やHVIC31の誤動作を防ぐ目的から、シミュレーション及び実験によって0.4mm以上は必要であることを確認している。より望ましくは、0.5mm以上必要である。従って、金属ブロック3の上方突出部分35の高さ37は、樹脂パッケージ形成工程を含む本半導体装置の製造工程における、制御回路部32の位置変動を考慮すると、0.5mm以上は必要であり、より望ましくは1mm以上必要である。また、金属ブロック3裏面の樹脂層41は、外部放熱器(図示せず)との間の絶縁特性を満足させるために、その厚さが0.3mm以上必要である。一方、樹脂パッケージ10の熱伝導率は、金属ブロックを構成する銅やアルミニウムの1/100程度しかないため、金属ブロック3の伝熱面積を大きくしたとしても、金属ブロック裏面の樹脂層41の厚さは、高い放熱特性を達成するために1.0mm以下にすることが望ましい。より望ましくは、例えば特に高い放熱特性を要求される、より大きな電流を取り扱う半導体装置などでは、0.6mm以下となる。そのため、金属ブロック裏面の樹脂層41は、0.3mm以上で且つ1.0mm以下が望ましく、更に望ましくは0.3mm以上で且つ0.6mm以下となる。

このような、フルモールド型の半導体装置では、この半導体装置としての製品に対し、外部放熱器との間に十分な絶縁耐力を保証できる。しかも、個々の半導体装置の絶縁耐力を検査し、必要な絶縁耐力を備えた製品を市場に提供できる。したがって、エンドユーザーが半導体装置と外部放熱器とを組み立てる際、これら半導体装置と外部放熱器との間に、放熱性を維持しながら絶縁を確保するために従来必要とされていた熱伝導性絶縁部材を設ける必要が無くなり、半導体装置の外部放熱器への組み立て性が向上するばかりでなく、組み立て不良や、熱伝導性の絶縁部材の不良に起因する、不具合を防止できるという利点がある。

図15と図16は、半導体装置の製造工程において、樹脂パッケージを形成する工程の前工程まで終了した時点での構造を、上方と下方から見た図で、特に図15の点線で囲まれた領域は、パワー回路部28、制御回路部32、樹脂パッケージ10のアウトライン(樹脂パッケージのアウトラインを符号42で示す。)を示す。また、これらの図には、樹脂パッケージ10を形成する工程で用いられる金型の樹脂注入口12が併せて表示してあり、各注入口12が隣接する金属ブロック3の間に形成された隙間14の延長線上に配置されている。したがって、金属ブロック3間の隙間14への樹脂の充填は実施の形態1と同様に良好に行われる。また、図17と図18に示すように、金属ブロック3間の隙間14を、樹脂19が充填されていく過程で、金属ブロック裏面は樹脂注入口12に近い端部側から徐々に充填されていく。また、金属ブロック3の裏面における、樹脂19の最後端面43は、金属ブロック間の隙間14における樹脂19の最先端面44よりも、わずかに遅れるものの、各隙間を充填する樹脂19の速度が一様なため(つまり、各隙間における樹脂の最先端面44が一様なため)、金属ブロック3の裏面部に残存する空気を排斥するように一方向に充填されていく。したがって、各隙間内での樹脂の充填速度が異なる場合、樹脂の回りこみによる空気トラップが発生し、その結果充填不良による絶縁不具合を起すおそれがあるが、樹脂注入口の配置を適正な位置に規制すること等によって空気トラップの問題が解消されている。

本実施の形態の半導体装置では、放熱性ならびに絶縁性の両方を良好に確保するために、金属ブロック3裏面の絶縁樹脂層41の厚みを、薄く一様に規定することが望ましい。そのために、樹脂パッケージ形成工程における1局面の断面模式図である図19に示すように、樹脂成形金型の下型17には各金属ブロック3の下面に対向する部位に該下面に向けてキャビティ18に進退する可動ピン45が設けられている。この可動ピン45は、例えば図示しない駆動部(例えば、シリンダ)に駆動連結されており、樹脂19が金型内を充填し終わるまではキャビティ18に突出して金属ブロック3を支え、金属ブロック3の裏面に接する樹脂層の厚みを一定に保つ。樹脂19が金型内に完全に充填されると、樹脂19が硬化する前に、可動ピン45を金型内に引き込み収納する。このとき、可動ピンが占有していたキャビティ内の空間は、周囲の樹脂が引き込まれて埋められる。

金属ブロック3の裏面部への樹脂19の注入性を更に向上させるため、リードフレーム2を介して金属ブロック3とは反対側に、樹脂19の流動性を抑制するような流動障害を設けても良い。この流動障害は、図20に示すように、第1の外部リード6と第2の外部リード8との間の領域に向けて下方に突出するか一つ又は複数の突起46又は壁を上型16に形成することで得られる。この流動障害に関しては、図21に示すように、突起46や壁に加えて、注入口12の近くに一つ又は複数の膨出部47を上型16に形成してもよい。さらに、金属ブロック3の裏面部への樹脂19の注入性を更に向上させるため、樹脂パッケージ形成工程において、金型内を減圧しても良い。

このように、実施の形態3の半導体装置では、樹脂注入口を適正な位置に配置したこと、また金属ブロックを樹脂が流れやすい形にしたこと、さらには金属ブロックを露出させないように完全に樹脂パッケージ中に収納したこと等によって、複数の金属ブロックを備えた放熱特性の優れた半導体装置において、より一層優れた絶縁特性を確保することができる。

変形例.
以上、本発明に係る樹脂モールド型デバイス及びその製造装置について説明したが、樹脂パッケージを形成する樹脂材料としては、エポキシ樹脂、シリコーン樹脂等の熱硬化樹脂、PPS(Polyphenylene Salfide)樹脂等の熱可塑樹脂、あるいはそれら数種類を適宜混合したものをベースに使用できる。また、このベース樹脂に熱伝導性を付与するため、あるいは線膨張係数を調整するため、さらにあるいは機械的強度を向上させるため等の理由にから、シリカ、アルミナ、その他無機材料、あるいは絶縁性コーティングが施された金属微粉等からなるフィラーを混在させたものが考えられる。しかし、本発明は、樹脂パッケージの材料によってその範囲が限定されるものでない。

また、各実施の形態では6個の金属ブロックを備えた半導体装置を図面に示したが、その個数は2個以上であれば何個でも良い。さらに、外部リードと金属ブロック及び、電力用素子ならびに制御用素子と外部リードあるいは金属ブロックは、はんだによって固着された例について説明したが、その手法は問わない。当然ながら、銀ろうや、導電性接着剤等の別のろう材でも構わないし、かしめ加工等による機械的な固定でも構わないし、超音波やレーザ、その他電気的エネルギや熱的エネルギ等を利用して、直接的に固着していても一向に構わない。

同様に、電力用素子や制御用素子と内部外部リード、外部リードと内部リード(リード部)、内部リード同士、あるいは異なるリードフレーム間をワイヤで電気的に接続する例について説明したが、当然ながらその材質やワイヤ径が限定されるわけではないし、電気的に両者が接続されていればその方法は問わない。その他の方法としては、銀、銅等の良導電体のワイヤ接続でも良いし、はんだや銀ろう等のろう材、あるいは導電性接着剤で接合しても良いし、かしめ加工等による機械的な固定でも良いし、超音波やレーザ、その他電気的エネルギや熱的エネルギ等を利用して固着することで電気的接続を得ても良いし、さらには電気的接続が確保されるなら、両者が接触しているだけでも良い。

【発明の効果】
以上の説明から明らかなように、本発明のうち、請求項1の樹脂モールド型デバイスによれば、金属ブロック間の隙間の延長線上から樹脂が注入されるので、パッケージ形成時各金属ブロック間の隙間に樹脂が充填されるタイミングを一様に揃えることができる。そのため、各金属ブロック間の隙間での充填不良を防止でき、かつ、金属ブロックの移動や、それに伴う金属ブロック間での絶縁不良をふせぐことができる。

請求項2の樹脂モールド型デバイスによれば、金属ブロックがリード部に固着されていることによって、樹脂パッケージ形成時の金属ブロックの位置決めが容易になるため、製造効率が上がり、また金属ブロック間の隙間の幅を制御しやすくなるため、充填不良や絶縁不良を未然に防ぐことが容易となる。

請求項3の樹脂モールド型デバイスによれば、各金属ブロックは他の金属ブロックから電気的に絶縁されているので、電位の異なる複数の金属ブロックを半導体装置に備えることが可能となり、高機能化が容易となる。

請求項5の樹脂モールド型デバイスによれば、金属ブロック間の隙間が樹脂注入口の近傍で広くなっているので、樹脂がより各金属ブロック間の隙間に一層スムーズに注入され、該隙間での充填不良を防ぐことがさらに一層容易になる。

請求項6の樹脂モールド型デバイスによれば、金属ブロックは、リード部と固着された部分よりも大きい部分をリード部の反対側に備えているので、リード部と金属ブロックをショートさせることなく金属ブロックを最大限に大きくすることができる。その結果、デバイスを大きくすることなく、伝熱面積を大きくすることができ、放熱性能を高めることができる。

請求項7の樹脂モールド型デバイスによれば、各金属ブロックは、対応する素子と、これら金属ブロックと素子との間に配置されたリード部を介して対向しているので、素子同士の配線を容易にできる。また、デバイスを大きくすることなく、複雑な電気回路への対応が容易になる。さらに、デバイスの製造において、フレーム部に素子を固着するダイボンディング工程や、その後のワイヤボンディング工程において、従来から行われている一般的な半導体製造装置ならびに方法が用いることができるため、製造が容易となる。

請求項8の樹脂モールド型デバイスによれば、金属ブロックが素子に対向して配置されているので、素子から発生した熱を効率よく外部に伝熱することができるため、放熱性能を高めることができる。

請求項9の樹脂モールド型デバイスによれば、金属ブロックは樹脂パッケージから露出していないので、デバイス自身で外部放熱器との間の絶縁を確保することが可能となり、エンドユーザーでのアセンブリ工程において、該デバイスと外部放熱器との間に熱伝導性の絶縁部材を設ける必要が無くなる。したがって、デバイスの外部放熱器へのアセンブリが容易となる。また、デバイス単体での絶縁特性が検査、保証できるため、エンドユーザでのアセンブリに起因する絶縁不良や、放熱特性不良といった問題を解消できる。

請求項10の樹脂モールド型デバイスによれば、素子が金属ブロックに固着されているので、素子から発生した熱を最短経路で、伝熱面積を大きくし、外部に伝熱することができるため、放熱性能をさらに高めることができる。

請求項11に係る樹脂モールド型デバイスの製造装置によれば、金属ブロック間の隙間の延長線上から樹脂が注入されるので、パッケージ形成時各金属ブロック間の隙間に樹脂が充填されるタイミングを一様に揃えることができる。そのため、各金属ブロック間の隙間での充填不良を防止でき、かつ、金属ブロックの移動や、それに伴う金属ブロック間での絶縁不良をふせぐことができる。

Claims (8)
- 第1の方向に所定の間隔をあけて配置された複数の素子と、
複数のリード部であって、各リード部が各素子と電気的に接続されている、複数のリード部と、
上記第1の方向に隙間をあけて配置された複数の放熱用金属ブロックであって、各金属ブロックは各素子とこの素子に対応するリード部に対応して設けられている、複数の金属ブロックと、
電気的に絶縁性の樹脂からなり、上記複数の素子・リード部・金属ブロックに一体的に成形され、これら複数の素子・リード部・金属ブロックを保持するパッケージとを備えており、
上記複数の金属ブロックはそれぞれ、上方から見て長方形の形をしており、かつ、第1の方向に所定の間隔をあけて等間隔に配置されている樹脂モールド型デバイスの製造方法であって、
上記パッケージを成形する型の複数の樹脂注入口が、隣接する上記金属ブロックの間に形成された隙間の延長線上にそれぞれ配置されており、
上記樹脂注入口の幅が上記隙間の幅よりも大きく設計されており、
上記隙間の全てにほぼ同時に上記樹脂が到達し、また、ほぼ同時に上記樹脂が充填されることを特徴とする樹脂モールド型デバイスの製造方法。 - 上記複数の金属ブロックはそれぞれ、対応する上記リード部に固着されていることを特徴とする請求項1の樹脂モールド型デバイスの製造方法。
- 上記複数の金属ブロックはそれぞれ、上記樹脂注入口に近接する角部が面取りされて曲面形状又は斜めの傾斜面に仕上げられていることを特徴とする請求項1又は2のいずれか一に記載の樹脂モールド型デバイスの製造方法。
- 上記複数の金属ブロックはそれぞれ、主要部分と上記主要部分の上部から突出するように一体的に形成された、上記主要部分よりも小さな上方突出部分を有し、上記上方突出部分の上端面がそれぞれ対応する上記リード部に固着されていることを特徴とする請求項2に記載の樹脂モールド型デバイスの製造方法。
- 上記複数のリード部はそれぞれ、一方の面に対応する上記素子を搭載し、他方の面に対応する上記金属ブロックを固着したことを特徴とする請求項1〜4に記載の樹脂モールド型デバイスの製造方法。
- 上記複数の金属ブロックは、それぞれ上記パッケージから露出することなく上記パッケージに収容されていることを特徴とする請求項1〜5のいずれか一に記載の樹脂モールド型デバイスの製造方法。
- 上記複数の素子は、それぞれ対応する上記金属ブロックに固着されていることを特徴とする請求項1に記載の樹脂モールド型デバイスの製造方法。
- 第1の方向に所定の間隔をあけて配置された複数の素子と、
複数のリード部であって、各リード部が各素子と電気的に接続されている、複数のリード部と、
上記第1の方向に隙間をあけて配置された複数の放熱用金属ブロックであって、各金属ブロックは各素子とこの素子に対応するリード部に対応して設けられている、複数の金属ブロックと、
電気的に絶縁性の樹脂からなり、上記複数の素子・リード部・金属ブロックに一体的に成形され、これら複数の素子・リード部・金属ブロックを保持するパッケージとを備えており、
上記複数の金属ブロックはそれぞれ、上方から見て長方形の形をしており、かつ、第1の方向に所定の間隔をあけて等間隔に配置されている樹脂モールド型デバイスの製造装置であって、
上記パッケージを成形する型を備えており、
上記型の複数の樹脂注入口が、隣接する上記金属ブロックの間に形成された隙間の延長線上にそれぞれ配置されており、
上記樹脂注入口の幅が上記隙間の幅よりも大きく設計されており、
上記隙間の全てにほぼ同時に上記樹脂が到達し、また、ほぼ同時に上記樹脂が充填されるようにしてあることを特徴とする樹脂モールド型デバイスの製造装置。
