Description

【発明の詳細な説明】 〔産業上の利用分野〕 本発明は、電子装置等に使用されるパッケージの半田
付け方法と、半田付けに用いる物に関し、特に微細なピ
ッチの表面実装の半田付け方法と、そのための半田供給
用フィルムに関する。
〔従来の技術〕
従来、この種の表面実装の半田付け方法は、第２図
（ａ）に示すように、基板11上の導体回路12へ、（ｂ）
に示すように、スクリーン13、スキージ14により印刷す
る半田供給方法により半田クリーム15を供給し、（ｃ）
に示すように、電子部品16を前記半田クリーム15上にパ
ッド17が重なる様に乗せて、加熱リフローして洗浄する
と、（ｄ）に示すように、前記半田クリーム15は半田25
に変わり、完了する。
〔発明が解決しようとする問題点〕
上述した従来の表面実装の半田付け方法では、導体回
路及びパッドのピッチが微細に成ると、半田クリームの
印刷がかすれて困難になるため適しないという欠点があ
る。
〔問題点を解決するための手段〕
本発明の半田供給用フィルムは、所望の位置にスル
ーホールを有し特定の溶剤に溶けるアクリル系樹脂フィ
ルムと、少なくとも前記スルーホールに充填された半田
とを含む。
〔実施例〕
次に、本発明について図面を参照して説明する。
第１図は本発明の一実施例の縦断面図である。（ａ）
に示すように、本発明の半田供給用フィルム10は所望の
位置にスルーホールを有した樹脂フィルム本体１と前記
スルーホール部に充填された半田２より成り、前記樹脂
フィルム本体１は例えば、アクリル系樹脂からなり、特
定の溶剤、例えば、メチルエチルケトンに溶ける。
半田付け方法は、（ｂ）に示すように、基板３上の導
体回路４に半田２が合うように半田供給用フィルム10を
重ねて、更に、電子部品５を半田２にパッド６が合うよ
うに乗せ、（ｃ）に示すように、加熱リフローして、
（ｄ）に示すように、樹脂フィルム１を溶剤で溶かして
取り除き、完了する。
本発明の半田供給用フィルムは、基板への電子部品の
半田付けについて説明したが、基板及び電子部品への予
備半田にも用いることが可能である。
〔発明の効果〕
本発明の半田供給用フィルムは、半田クリームの印刷
時のかすれによる半田量のバラツキを少なくでき、流動
性の半田クリームを無くすことで取扱いが容易になる効
果がある。

    (57)【特許請求の範囲】
  1. 【請求項１】所望の位置にスルーホールを有し特定の溶
    剤に溶けるアクリル系樹脂フィルムと、 少なくとも前記スルーホールに充填された半田とを含む
    ことを特徴とする半田供給用フィルム。
  2. 【請求項２】基板上に設けられた導体回路に電子部品を
    搭載して半田付けを行う半田付け方法において、 前記導体回路とアクリル系樹脂フィルムに設けられたス
    ルーホールに充填された半田と電子部品のパッドとを重
    ねあわせ加熱リフローを行う第１の工程と、 前記アクリル系樹脂フィルムを溶剤に溶融させて除去す
    る第２の工程とを含むことを特徴とする半田付け方法。
