侵襲的な医療処置などの、ある分野では、使用される機器の小型化が、極めて有益である。それ故に、回路への接続を含む、集積回路の要素のサイズを低減するべきという圧力が常にある。
図1Aは、本発明の実施形態による、ハイブリッドコネクタ12に付着される集積回路(IC)10の概略分解図であり、図1Bは、そのコネクタに付着されるICの概略組み立て図である。IC10は、典型的には絶縁基板14上にダイとして構成され、ダイから基板のエッジにおける一般に類似したIC導電端子18につながる多くの導電配線16がある。基板のエッジにおけるIC導電端子は、以下でさらに説明されるように、ダイの要素を基板14の外部のコンポーネントに接続するために使用される。接続は、ハイブリッドコネクタ12を介している。簡単にするために、図1Aおよび図1Bでは、配線16が接続するダイは、示されず、その図は、IC10のエッジを例示する。

Claims (20)
- 集積回路の端子への接続のためのコネクタであって、
第1の面および第2の面を有する誘電体基板と、
前記誘電体基板の前記第1の面に付着され、前記集積回路の前記端子の第1の組に接続されるワイヤボンドを受け入れるように構成されるワイヤボンド端子と、
前記ワイヤボンド端子から絶縁されるように前記誘電体基板の前記第2の面に付着されるはんだバンプ端子であって、前記集積回路の前記端子の第2の組とはんだボールを介して結合されるように構成されるはんだバンプ端子と、
を備えることを特徴とするコネクタ。 - 前記はんだバンプ端子は、はんだバンプ端子構成に配置され、前記集積回路の前記第2の組の端子は、前記はんだバンプ端子構成に適合する集積回路端子構成に配置される、請求項1に記載のコネクタ。
- 前記はんだバンプ端子構成は、直線的である、請求項2に記載のコネクタ。
- 前記はんだバンプ端子構成は、非直線的である、請求項2に記載のコネクタ。
- 前記はんだバンプ端子は、等間隔である、請求項1に記載のコネクタ。
- 前記はんだバンプ端子は、不均一間隔である、請求項1に記載のコネクタ。
- 前記ワイヤボンド端子および前記はんだバンプ端子は、数が等しい、請求項1に記載のコネクタ。
- 前記ワイヤボンド端子および前記はんだバンプ端子は、位置合わせされている、請求項7に記載のコネクタ。

- 集積回路の端子に接続するための方法であって、
第1の面および第2の面を有する誘電体基板を準備するステップと、
ワイヤボンド端子を前記誘電体基板の前記第1の面に付着するステップであって、前記ワイヤボンド端子は、前記集積回路の前記端子の第1の組に接続されるワイヤボンドを受け入れるように構成される、ステップと、
はんだバンプ端子を前記誘電体基板の前記第2の面に前記ワイヤボンド端子から絶縁されるように付着するステップであって、前記はんだバンプ端子は、前記集積回路の前記端子の第2の組とはんだボールを介して結合されるように構成される、ステップと、
を含むことを特徴とする方法。 - 前記はんだバンプ端子をはんだバンプ端子構成に配置するステップと、
前記集積回路の前記第2の組の端子を前記はんだバンプ端子構成に適合する集積回路端子構成に配置するステップと、
を含む、請求項10に記載の方法。 - 前記はんだバンプ端子構成は、直線的である、請求項11に記載の方法。
- 前記はんだバンプ端子構成は、非直線的である、請求項11に記載の方法。
