【請求項1】 LCDを製造するためのフォトレジスト剥離組成物であって、
(a)下記式(I):

(式中、Rは直鎖または分岐鎖の炭素数1〜6のアルキレンであり、XはOHまたはHである)で表される、1〜20重量%の第三級アルカノールアミン化合物;
(b)1〜60重量%の水;
(c)10〜98重量%の有機溶媒であって、ヒドロキシル(C1〜C5)アルキル置換基で置換されており、1または複数の酸素原子を含む4〜6員環の飽和または不飽和炭化水素鎖を形成する有機溶媒;および
残りの重量分の極性溶媒
を含む、フォトレジスト剥離組成物。
【請求項2】 前記第三級アルカノールアミンが、メチルジエタノールアミン、メチルジメタノールアミン、およびこれらの混合物からなる群から選択される、請求項1に記載のフォトレジスト剥離組成物。
【請求項3】 前記有機溶媒が、以下の化合物:

並びにその混合物からなる群から選択される、請求項1に記載のフォトレジスト剥離組成物。
【請求項4】 前記有機溶媒が、式R’−O(CH2CH2O)H(式中、R’は直鎖、分岐鎖、または環式の炭化水素、すなわち分岐鎖炭化水素または環式炭化水素である)の化合物を有するグリコールを含む、請求項1に記載のフォトレジスト剥離組成物。
【請求項5】 前記極性溶媒が、N−メチルピロリドン、スルホラン、ジメチルスルホキシド、ジメチルアセトアミド、MMF(モノエチルホルムアミド)、およびこれらの混合物からなる群から選択される、請求項1に記載のフォトレジスト剥離組成物。
Claims (6)
- LCDを製造するためのフォトレジスト剥離組成物であって、
(a)下記式(I):
(b)1〜60重量%の水;および
(c)20〜98重量%の有機溶媒であって、ヒドロキシル(C1〜C5)アルキル置換基で置換されており、1または複数の酸素原子を含む4〜6員環の飽和または不飽和炭化水素鎖を形成する有機溶媒
を含む、フォトレジスト剥離組成物。 - 前記第三級アルカノールアミンが、メチルジエタノールアミン、メチルジメタノールアミン、およびこれらの混合物からなる群から選択される、請求項1に記載のフォトレジスト剥離組成物。
- 前記有機溶媒が、以下の化合物:
- 式R’−O(CH2CH2O)H(式中、R’は直鎖、分岐鎖、または環式の炭化水素、すなわち分岐鎖炭化水素または環式炭化水素である)の化合物を有するグリコールを前記フォトレジスト剥離組成物に対して5〜80重量%の量で更に含む、請求項1に記載のフォトレジスト剥離組成物。
- N−メチルピロリドン、スルホラン、ジメチルスルホキシド、ジメチルアセトアミド、MMF(モノエチルホルムアミド)、およびこれらの混合物からなる群から選択される極性溶媒を、前記フォトレジスト剥離組成物に対して5〜80重量%の量で更に含む、請求項4に記載のフォトレジスト剥離組成物。
- フォトレジスト剥離組成物であって、
(a)下記式(I):
(b)1〜60重量%の水;及び
(c)10〜98重量%の有機溶媒であって、ヒドロキシル(C1〜C5)アルキル置換基で置換されており、1または複数の酸素原子を含む4〜6員環の飽和または不飽和炭化水素鎖を形成する有機溶媒、並びに
残りの重量分の極性溶媒
