Abstract

Description
画素を弛緩させることは、適当な列を+Vbiasに、適当な行を同じ+ΔVにセットして、画素の両端にゼロボルト電位差を生成することより実施する。行電圧がゼロボルトに保持される行では、画素は、列が+Vbiasか−Vbiasかにかかわらず、それらがもとあった状態で安定している。また図4に示すように、上述したほかに逆極性の電圧を使用することができること、たとえば、画素を動作させることが適当な列を+Vbiasに、適当な行を−ΔVにセットすることを含み得ることもわかるであろう。本実施形態では、画素を解放することは、適当な列を−Vbiasに、適当な行を−ΔVにセットして、画素の両端にゼロボルト電位差を生産することにより実施する。
したがって、反射素子107と一部113との間の接着力が低減される。接着力の低減は、一部113からの反射素子107の解放を容易にし、デバイス400の動作を容易にする。デバイス400のある実施形態では、反射素子107が、接触していたデバイスの一部113から解放された後、
第三の電極103と反射素子107との間の電位差がゼロに低減される。一部113からの解放の後、反射素子107の端部490が、光学的層424を包含する平面に実質的に平行である状態に徐々に戻って、キャビティ444がデバイス400への入射光に対して好適な光干渉を提供する。
Claims (50)
- 第一の電極と、
前記第一の電極から電気的に絶縁された第二の電極と、
前記第一の電極と前記第二の電極とから電気的に絶縁された第三の電極と、
前記第一の電極を前記第二の電極から分離する支持構造と、
第一の位置と第二の位置との間に配置され移動可能な反射素子であって、前記第一の位置にあるときには前記デバイスの一部に接触しており、前記第二の位置にあるときには前記デバイスの前記一部に接触していない前記反射素子とを備え、
前記反射素子が前記第一の位置にあるとき、前記反射素子と前記一部との間に接着力が生成され、前記第一の電極と前記第二の電極と前記第三の電極とに印加された電圧が前記接着力を少なくとも部分的に低減または相殺する、微小電気機械システム(MEMS)デバイス。 - 前記第三の電極が、前記反射素子の伝導部を備えている、請求項1のMEMSデバイス。
- 前記第三の電極が、前記支持構造の伝導部を備えている、請求項1のMEMSデバイス。
- 前記反射素子が第一の位置にあるとき、前記第三の電極の少なくとも一部が前記反射素子よりも高い、請求項1のMEMSデバイス。
- 前記反射素子が第一の位置にあるとき、前記第三の電極の少なくとも一部が前記反射素子の少なくとも一部のまさに上方にある、請求項4のMEMSデバイス。
- 前記第三の電極が前記支持構造によって支持されている、請求項1のMEMSデバイス。

- 前記反射素子が、前記反射素子の上側表面の上方にあり前記第二の電極の方へ延出している延出部を備えている、請求項1のMEMSデバイス。
- 前記一つ以上の延出部は、前記反射素子の一つ以上のエッジ部の上または近くにあり、前記反射素子の上側表面からの高さが前記反射素子の中央部の厚さの約1/2ないし約1/3である、請求項17のMEMSデバイス。
- 前記第二の電極が、前記反射素子の方へ延出している1つ一つ以上の部分を備えている、請求項1のMEMSデバイス。
- 前記第三の電極が、前記反射素子の方へ延出している一つ以上の部分を備えている、請求項1のMEMSデバイス。

前記反射手段が前記第一の位置にあるとき、前記反射手段と前記一部との間に接着力が生成され、前記反射手段が前記第一の位置にあるあいだ、前記第一の伝導手段と前記第二の伝導手段と前記第三の伝導手段とに印加された電圧が前記接着力を少なくとも部分的に低減または相殺する、微小電気機械システム(MEMS)デバイス。 - 前記第一の伝導手段が電極を備えている、請求項27のMEMSデバイス。
- 前記第二の伝導手段が電極を備えている、請求項27のMEMSデバイス。

第一の電極と第二の電極と第三の電極とに電圧を印加して接着力を少なくとも部分的に低減または相殺する、微小電気機械システム(MEMS)デバイスを操作する方法。 - 前記電圧が約10ボルトと約50ボルトとの間の大きさを有している、請求項36の方法。
- 前記第一の電極と前記第二の電極と前記第三の電極とに印加された電圧は前記反射素子の一部が弾性変形を受けるようにする、請求項36の方法。
- 前記第一の電極と前記第二の電極と前記第三の電極とに印加された前記電圧の少なくとも一つが、周波数を有する時変電圧を備えている、請求項36の方法。
- 前記周波数が約100Hzから約50MHzまでの範囲にある、請求項39の方法。
- 前記周波数が前記反射素子の機械的共振周波数と実質的に等しい、請求項39の方法。
- 前記時変電圧は前記反射素子の一部が弾性振動を受けるようにする、請求項39の方法。
- 前記周波数が、前記弾性振動の増大した振幅を提供するように選択されている、請求項42の方法。
- 前記反射素子を弾性的に変形することによって前記第一の位置にあるとき、前記第一の電極と前記第二の電極と前記第三の電極とに印加された前記電圧が、前記デバイスの前記一部に接触している前記反射素子の領域を減少させる、請求項36の方法。
- 前記第一の電極と前記第二の電極と前記第三の電極とに印加された前記電圧の少なくとも一つが、前記反射素子にインパルスを与える時変電圧を備えている、請求項36の方法。
- 基板上に第一の反射層を形成し、
前記第一の反射層の上の犠牲層の形成し、
前記犠牲層の一部を除去して開口を形成し、
前記開口に不伝導物質を充てんしてポストを形成し、
前記犠牲層の上に第二の反射層を形成し、
前記第二の反射層の一部と前記ポストの一部とを除去して穴を形成し、
前記穴に伝導物質を充てんして電極を形成し、
犠牲層を除去して、微小電気機械システム(MEMS)デバイスを製造する方法。 - 前記第二の反射層は、第一の位置と第二の位置との間に配置され移動可能であり、前記第二の反射層は、前記第一の位置にあるときには前記デバイスの一部に接触しており、前記第二の位置にあるときには前記デバイスの前記一部に接触しておらず、前記第二の反射層が前記第一の位置にあるとき、前記電極の少なくとも一部が前記第二の反射層よりも高い、請求項46の方法。
- 前記第二の反射層が第一の位置にあるとき、前記電極の少なくとも一部が前記第二の反射層の少なくとも一部のまさに上方にある、請求項47の方法。
- 前記電極が前記ポストによって少なくとも部分的に支持されている、請求項46の方法。
- 請求項46の方法で製造されたMEMSデバイス。
