Abstract
【解決手段】酸化物半導体膜を有するトランジスタと、前記トランジスタのゲートに接続する電圧源を有し、前記トランジスタのしきい値電圧は前記酸化物半導体膜に紫外線を照射することによって変化し、前記トランジスタのしきい値電圧の変化は酸化物半導体膜に照射される紫外線の波長に依存し、前記電圧源は前記トランジスタのゲートに出力する電圧を調整する構成を有する半導体装置。

前記トランジスタのゲートに電気的に接続する電圧源を有し、
前記トランジスタのオフ電流は前記酸化物半導体膜に紫外線を照射することによって変化し、
前記トランジスタのオフ電流の変化は前記酸化物半導体膜に照射される紫外線の波長に依存し、
前記電圧源は前記トランジスタのゲートに出力する電圧を調整する半導体装置。 - 請求項1または請求項2において、
前記トランジスタのソース及びドレインのどちらか一方に電気的に接続する増幅回路を更に有する半導体装置。 - 第1の酸化物半導体膜を含む第1のトランジスタを有する画素部と、
第2の酸化物半導体膜を含む第2のトランジスタ及び前記第2のトランジスタのゲートに電気的に接続する配線を含むセンサ部と、
前記配線に電気的に接続する電圧源を有し
前記第2のトランジスタのしきい値電圧は前記第2の酸化物半導体膜に紫外線を照射することによって変化し、
前記第2のトランジスタのしきい値電圧の変化は前記第2の酸化物半導体膜に照射される紫外線の波長に依存し、
前記電圧源は前記配線を介して前記第2のトランジスタのゲートに出力する電圧を調整する半導体装置。 - 第1の酸化物半導体膜を含む第1のトランジスタを有する画素部と、
第2の酸化物半導体膜を含む第2のトランジスタ及び前記第2のトランジスタのゲートに電気的に接続する配線を含むセンサ部と、
前記配線に電気的に接続する電圧源を有し
前記第2のトランジスタのオフ電流は前記第2の酸化物半導体膜に紫外線を照射することによって変化し、
前記第2のトランジスタのオフ電流の変化は前記第2の酸化物半導体膜に照射される紫外線の波長に依存し、
前記電圧源は前記配線を介して前記第2のトランジスタのゲートに出力する電圧を調整する半導体装置。 - 請求項4または請求項5において、
前記第2のトランジスタのソース及びドレインのどちらか一方に電気的に接続する増幅回路を更に有する半導体装置。 - 請求項4乃至請求項6のいずれか一項において、
前記センサ部は第3のトランジスタを更に有し、
前記第3のトランジスタのゲートと前記第1のトランジスタのゲートが電気的に接続する半導体装置。 - 請求項4乃至請求項7のいずれか一項において、
前記第1の酸化物半導体膜及び前記第2の酸化物半導体膜は同一材料からなる半導体装置。 - 請求項1乃至請求項8のいずれか一項において、
前記酸化物半導体膜のキャリア密度は5.0×1014/cm3以下である半導体装置。 - 請求項1乃至請求項8のいずれか一項において、
前記酸化物半導体膜のキャリア濃度は6.0×1010/cm3以下または未満である半導体装置。
