Claims (13)
- (a)砥粒約0.5〜約25体積%、結合材約19.5〜約49.5体積%、及び分散質粒子約50〜約80体積%を含有する混合物を混和すること、
(b)前記混合物をプレス加工して、研磨材の充填された複合材料にすること、
(c)前記複合材料を熱処理すること、及び
(d)実質的に全ての前記分散質粒子を溶解するのに適した一定の時間にわたって、前記複合材料を、前記分散質粒子を溶解する溶媒に浸漬すること、
を含み、且つ前記砥粒及び前記結合材が前記溶媒に対して実質的に不溶性である、少なくとも50体積%の連通気孔を有する研磨用品の製造方法。 - 前記分散質が水溶性の塩である、請求項1に記載の方法。
- 他の分散質粒子と接触している分散質粒子によって、前記連通気孔を形成する、請求項1に記載の方法。
- 前記結合材が、金属結合材である、請求項1に記載の方法。
- 請求項1に記載の方法によって製造される研磨セグメント。
- 請求項5に記載の研磨セグメントを有するセグメント型研磨砥石。
- (a)砥粒約0.5〜約25体積%、非金属性結合材約19.5〜約65体積%、及び分散質粒子約40〜約80体積%を含有する混合物を混和すること、
(b)前記混合物をプレス加工して、研磨材の充填された複合材料にすること、
(c)前記複合材料を熱処理すること、及び
(d)実質的に全ての前記分散質粒子を溶解するのに適した一定の時間にわたって、前記複合材料を、前記分散質粒子を溶解する溶媒中に浸漬すること、
を含み、前記砥粒及び非金属性結合材が前記溶媒に実質的に不溶である、約40〜約80体積%の連通気孔を有する研磨用品の製造方法。 - 前記非金属性結合材が有機質結合材を含む、請求項7に記載の方法。
- 請求項7に記載の方法によって製造される研磨セグメント。
- 請求項9に記載の研磨セグメントを有するセグメント型研磨砥石。
- 自己ドレッシング性である、請求項6又は10に記載のセグメント型研磨砥石。
- 請求項6又は10に記載のセグメント型研磨砥石を使用して、ウェハを裏面研磨する方法。
- 前記ウェハが、シリコンウェハ、アルミナ−炭化チタンウェハ、及び炭化ケイ素ウェハからなる群より選択される、請求項12に記載の方法。
