【解決手段】 第1絶縁膜37の上に遮蔽膜38を形成する工程と、遮蔽膜38の上に第2絶縁膜39と非晶質半導体膜40とを順に形成する工程と、非晶質半導体膜40にエネルギービームを照射し、少なくとも薄膜トランジスタのチャネルとなる部分の非晶質半導体膜40を溶融して多結晶半導体膜41にする工程と、上記チャネルの上の多結晶半導体膜41上にゲート絶縁膜43aとゲート電極44aとを順に形成する工程と、ゲート電極44aの横の多結晶半導体膜41にソース/ドレイン領域41aを形成し、該ソース/ドレイン領域41a、ゲート絶縁膜43a、及びゲート電極44aでTFT60を構成する工程と、を有する半導体装置の製造方法による。

図1〜図9は、本発明の第1実施形態に係る半導体装置の製造途中の断面図である。
なお、第3レジストパターン46で覆われているp型TFT形成領域IIの多結晶半導体膜41には上記の不純物は注入されない。
第1実施形態では、図4(a)の工程において、遮蔽膜38としてAl膜等の金属膜を形成した。これに対し、本実施形態では、以下のように遮蔽膜38として反射膜を形成する。
既述の第1実施形態では、LDD構造やオフセットゲート構造のTFT60、61を作製した。これに対し、本実施形態では、GOLD(Gate Overlap Lightly Doped drain)構造のTFTを作製する。
前記半導体基板の上に順に形成された層間絶縁膜、配線、及び第1絶縁膜と、
前記第1絶縁膜の上に形成された遮蔽膜と、
前記遮蔽膜の上に形成された第2絶縁膜と、

- 半導体基板と、
前記半導体基板の上に順に形成された層間絶縁膜、配線、及び第1絶縁膜と、
前記第1絶縁膜の上に形成された遮蔽膜と、
前記遮蔽膜の上に形成された第2絶縁膜と、
前記第2絶縁膜の上に形成され、多結晶半導体膜をチャネルとする薄膜トランジスタと、
を有することを特徴とする半導体装置。 - 前記遮蔽膜は金属膜であることを特徴とする請求項1に記載の半導体装置。
- 前記遮蔽膜は反射膜であることを特徴とする請求項1に記載の半導体装置。
- 半導体基板の上に、層間絶縁膜、配線、及び第1絶縁膜を順に形成する工程と、
前記第1絶縁膜の上に、エネルギービームを反射又は減衰する遮蔽膜を形成する工程と、
前記遮蔽膜の上に第2絶縁膜と非晶質半導体膜とを順に形成する工程と、
前記非晶質半導体膜にエネルギービームを照射することにより、少なくとも薄膜トランジスタのチャネルとなる部分の該非晶質半導体膜を溶融して多結晶半導体膜にする工程と、
前記チャネルを含む形状に前記多結晶半導体膜をパターニングする工程と、
前記チャネルの上の前記多結晶半導体膜上にゲート絶縁膜とゲート電極とを順に形成する工程と、
前記ゲート電極の横の前記多結晶半導体膜に不純物を導入してソース/ドレイン領域を形成し、該ソース/ドレイン領域、前記ゲート絶縁膜、及び前記ゲート電極で前記薄膜トランジスタを構成する工程と、

- 前記エネルギービームを照射する工程は、前記遮蔽膜が前記第1絶縁膜の全面に形成されている状態で行われることを特徴とする請求項4に記載の半導体装置の製造方法。
