Claims (27)
- 【請求項1】 導電性の非貴金属を含むワイヤコアに溶接された貴金属環に
より特徴づけられる複合ワイヤ。 - 【請求項2】 前記コア金属が銅であることを特徴とする請求項1に記載の
複合ワイヤ。 - 【請求項3】 複合ワイヤが、前記貴金属が前記コア金属に溶接されている
共押出物から延伸されたことを特徴とする請求項1に記載の複合ワイヤ。 - 【請求項4】 コア率が、断面積に関して約25%〜約95%であることを
特徴とする請求項1に記載の複合ワイヤ。 - 【請求項5】 直径が約15〜約75ミクロンであることを特徴とする請求
項1に記載の複合ワイヤ。 - 【請求項6】 前記貴金属環が金を含むことを特徴とする請求項1に記載の
複合ワイヤ。 - 【請求項7】 前記貴金属が、金を少なくとも99%含む金合金であること
を特徴とする請求項6に記載の複合ワイヤ。 - 【請求項8】 前記金合金が、30ppm未満のカルシウム、20ppm未
満のベリリウムおよび50ppm未満の他の要素でドープされた金を含むことを
特徴とする請求項7に記載の複合ワイヤ。 - 【請求項9】 前記金合金が10ppm未満のベリリウムおよび10ppm
未満のカルシウムを含むことを特徴とする請求項8に記載の複合ワイヤ。 - 【請求項10】 前記コア金属が前記金合金の融解温度から5℃以内の融解
温度を有することを特徴とする請求項7に記載の複合ワイヤ。 - 【請求項11】 前記ワイヤが約95GPaより大きいモジュラスを有する
ことを特徴とする請求項1に記載の複合ワイヤ。 - 【請求項12】 非貴金属を含む導電性ワイヤコアと、該ワイヤコアに結合
された貴金属の環から本質的になるミクロン寸法の複合ワイヤを形成する方法で
あって、 (A)非貴金属を含むワイヤコアに溶接された貴金属環から本質的になる約0
.5mm〜約5mmの直径を有する第1の複合ワイヤをもたらすステップと、 (B)前記第1複合ワイヤを延伸して、約15ミクロン〜約75ミクロンの直
径を有する第2の複合ワイヤを形成し、ここで、前記第2複合ワイヤの、断面積
で測定されるコア率が前記第1複合ワイヤのコア率と本質的に同一であるステッ
プとを含む方法。 - 【請求項13】 前記コア金属が銅であることを特徴とする請求項12に記
載の方法。 - 【請求項14】 前記貴金属が金を含むことを特徴とする請求項13に記載
の方法。 - 【請求項15】 前記貴金属が、金を少なくとも99%含む金合金であるこ
とを特徴とする請求項14に記載の方法。 - 【請求項16】 前記金合金が、30ppm未満のカルシウム、20ppm
未満のベリリウムおよび50ppm未満の他の要素でドープされた金を含むこと
を特徴とする請求項15に記載の方法。 - 【請求項17】 前記金合金が10ppm未満のベリリウムおよび10pp
m未満のカルシウムでドープされた金を含むことを特徴とする請求項16に記載
方法。 - 【請求項18】 前記コア金属が前記金合金の融解温度から5℃以内の融解
温度を有することを特徴とする請求項14に記載の方法。 - 【請求項19】 前記第1複合ワイヤが、断面積に関して約25%〜約95
%のコア率を有することを特徴とする請求項12に記載の方法。 - 【請求項20】 前記第1複合ワイヤが、前記非貴金属を含むコア、前記貴
金属の中間層および外側金属層から本質的になる複合ロッドから延伸され、次い
で、前記外側金属層が除去され、ここで、前記ロッドのコアと中間層とにより画
定されるシリンダのコア率が、前記第1および第2の複合ワイヤのコア率と本質
的に同一であることを特徴とする請求項12に記載の方法。 - 【請求項21】 前記ロッドが、複合ビレットを力により押し出すことによ
り形成され、前記複合ビレットが、前記非貴金属のコアと、前記貴金属の中間層
と、前記ロッドの外側金属層に対応する外側の金属層とから本質的になり、前記
ビレットのコアおよび中間層により画定されるシリンダの前記コア率が、前記ロ
ッドの前記コア率ならびに前記第1および第2の複合ワイヤの前記コア率と本質
的に同一であることを特徴とする請求項20に記載の方法。 - 【請求項22】 前記ビレットが、押出の前に約200℃〜約700℃の温
度に予熱されることを特徴とする請求項21に記載の方法。 - 【請求項23】 前記ビレットが約50〜約200kg/mm2の力で押し
出されることを特徴とする請求項21に記載の方法。 - 【請求項24】 請求項12に記載の方法により形成されたことにより特徴
づけられる、ミクロン寸法の直径を有する複合ワイヤ。 - 【請求項25】 請求項1に記載の複合ワイヤに接合された少なくとも1つ
のリードにより特徴づけられる半導体パッケージ。 - 【請求項26】 前記リードが前記複合ワイヤにウェッジボンディングされ
ていることを特徴とする請求項25に記載の半導体パッケージ。 - 【請求項27】 前記複合ワイヤのコアが本質的に銅からなることを特徴と
する請求項26に記載の半導体パッケージ。
