Description
- Die vorliegende Erfindung betrifft eine Halbleitervorrichtung und mehr insbesondere eine Halbleitervorrichtung mit einer hohen verläßlichkeit und einem Hochgeschwindigkeitsansprechvermögen.
- Die vorliegende Erfindung betrifft eine Halbleitervorrichtung, bei der eine Metallisierungsfilmschicht, die eine auf einem Halbleiterchip angeordnete Logikschaltung bildet, aus einem verbesserten Metallisierungsmaterial hergestellt wird.
- Reines Al oder eine Al-Si-Typlegierung wurde als Material einer Metallisierungsfilmschicht verwendet, die eine auf einem Halbleiterchip angeordnete Logikschaltung bildet, da reines Al oder eine Al-Si-Typlegierung eine hohe Verarbeitbarkeit hat.
- Die Miniaturisierung einer Metallisierungsfilmschicht hat in den letzten Jahren einen Fortschritt mit höherer Integrationsdichte des Halbleiterchips gemacht, und die Bildung der Metallisierungsfilmschicht einer Metallisierungsdicke derselben von etwa 1 um mit einer Metallisierungsleitung von weniger als 1 um ist nun erforderlich geworden.
- Jedoch brachte die Verringerung der Querschnittsfläche der auf dem Halbleiterchip angeordneten Metallisierungsfilmschicht ernstliche Probleme, wie z.B. den Abfall der Ansprechgeschwindigkeit der Schaltung der Halbleitervorrichtung aufgrund des Anstiegs einer Leitungsverzögerungszeit, des Anstiegs einer exothermen Größe des Halbleiterchips, des Abfalls der Metallisierungslebensdauer aufgrund des Elektromigrationsfortschritts mit dem Anstieg einer elektrischen Stromdichte auf dem Halbleiterchip usw.
- Daher muß das Metallisierungsfilmschichtmaterial einschließlich des Elektrodenteilmaterials einen niedrigen elektrischen Widerstand, eine hohe Hitzebeständigkeit und eine hohe Beständigkeit gegen Elektromigration haben. Weiter muß das Metallisierungsfilmschichtmaterial auch von ausgezeichneter Korrosionsbeständigkeit bei der Verringerung der Filmdicke der Metallisierungsfilmschicht sein.
- Jedoch haben die herkömmlichen Al-Typ-Metallisierungsfilmschichtmaterialien einschließlich der Elektrodenteilmaterialien für die Halbleitervorrichtung einen hohen elektrischen Widerstand und sind nicht frei von den Problemen bezüglich der Hitzebeständigkeit und der Elektromigrationsbeständigkeit.
- Um diese Probleme zu vermeiden, entwickelt die JP-OS 9204838/1986 ein Cu-Typ-Metallisierungsfilmschichtmaterial für die Halbleitervorrichtung mit höherer elektrischer Leitfähigkeit, höherer Hitzebeständigkeit und höherer Elektromigrationsbeständigkeit als das Al-Typ- Metallisierungsfilmschichtmaterial.
- Mit anderen Worten ist der elektrische Widerstand von Cu etwa 2/3 desjenigen von Al, und der Schmelzpunkt (1083ºC) von Cu ist um 400ºC oder mehr über dem (660ºC) von Al. Außerdem ist die Leitungslebensdauer von Cu-Material aufgrund des Elektromigrationsfortschritts unvergleichlich höher als die Leitungslebensdauer von Al-Material.
- Demgemäß können, wenn eine Halbleitervorrichtung unter Verwendung von Cu-Material für die auf dem Halbleiterchip angeordnete Metallisierungsfilmschicht hergestellt wird, das Hochgeschwindigkeitsansprechvermögen und die hohe Verläßlichkeit der Halbleitervorrichtung verbessert werden.
- Jedoch ist Cu nicht frei von den Problemen der Oxidationsbeständigkeit und der Korrosionsbeständigkeit. Da die Oxidationsschutzeigenschaft durch einen Oxidfilm, wie z.B. auf der Oberfläche von Cu gebildetes CuO und Cu&sub2;O, niedriger als die von Al ist, neigt Cu mehr zur Hochtemperaturoxidation und wird in einer oxidierenden Lösung, wie z.B. Salpetersäurelußsäure-Mischung, leichter korrodiert.
- Das auf dem Halbleiterchip für die Halbleitervorrichtung angebrachte Metallisierungsfilmschichtmaterial muß eine hohe Korrosionsbeständigkeit haben, da es einer Hochtemperaturgasatmosphäre und einer oxidierenden wässerigen Lösungsumgebung, wie z.B. einer Salpetersäure-Flußsäure-Mischung, beim Herstellungsverfahren der Halbleitervorrichtung ausgesetzt und einem Feuchtigkeitsverläßlichkeitstest unter Hochtemperatur- und Hochfeuchtigkeitsbedingung unterworfen wird.
- Es ist daher ein wichtiges technisches Problem, die Korrosionsbeständigkeit des Metallisierungsfilmschichtmaterials für die Halbleitervorrichtung zu verbessern, wobei es gleichzeitig die erforderliche elektrische Leitfähigkeit, Hitzebeständigkeit und Elektromigrationsbeständigkeit aufweist.
- EP-A-0 260 906 offenbart ein Verfahren zur Herstellung einer albleitervorrichtung, das die Schritte der Abscheidung eines Legierungsfilms mit Cu und einem von Ti, Zr, Al, B und Si in einer bevorzugten Menge von 1 - 20 Gew.% auf einem Substrat, die Musterung des Legierungsfilms und das Anlassen des gemusterten Legierungsfilms in einer wenigstens N&sub2;-Gas enthaltenden Atmosphäre aufweist, so daß ein Zwischenverbindungsfilm gebildet wird, der mit einem Nitridfilm als Oxidationsschutz bedeckt ist.
- EP-A-0 178 481 offenbart eine hermetisch abgedichtete Halbleiterpackung mit Verwendung eines Zuleitungsrahmens aus einer Kupferbasislegierung, die sich zur Bildung einer dünnen feuerfesten Oxidschicht eignet, z.B. einer Kupferbasislegierung, die eine wirksame Menge von bis zu etwa 12 % Aluminium, vorzugsweise 1 - 10 % Aluminium, 0,001 bis 3 % Silizium und fakultativ Fe, Cr, Zr oder Co oder Mischungen davon enthält.
- Eine Aufgabe der vorliegenden Erfindung ist, eine Halbleitervorrichtung vorzusehen, bei der ein Hochgeschwindigkeitsansprechvermögen der elektrischen Leitfähigkeit bei einer auf einem Halbleiterchip angeordneten Metallisierungsfilmschicht erhalten werden kann.
- Eine andere Aufgabe der vorliegenden Erfindung ist, eine albleitervorrichtung vorzusehen, bei der eine hohe Verläßlichkeit der Hitzebeständigkeit, der Elektromigrations- und Korrosionsbeständigkeit bei einer auf einem Halbleiterchip angeordneten Metallisierungsfilmschicht erhalten werden kann.-
- Diese Aufgaben werden gemäß der vorliegenden Erfindung durch eine Halbleitervorrichtung gelöst, wie sie im Anspruch 1 beansprucht wird.
- Mit anderen Worten ist die vorliegende Erfindung dadurch gekennzeichnet, daß eine Cu-Legierung, die die Korrosionsbeständigkeit durch Zusatz einer Spurenmenge von Si oder einem weniger edlen Metallelement als Cu innerhalb eines solchen Bereichs, wo die elektrische Leitfähigkeit gegenüber Cu nicht viel verringert wird, verbessert, ohne die hohe elektrische Leitfähigkeit, die hohe Hitzebeständigkeit und die hohe Elektromigrationsbeständigkeit von Cu zu senken, als das Material der Metallisierungsfilmschicht verwendet wird.
- Eine Halbleitervorrichtung mit Hochgeschwindigkeitsansprech vermögen und hoher Verläßlichkeit kann durch Verwendung dieses auf dem Halbleiterchip angeordneten Metallisierungsfilmschichtmaterials vorgesehen werden.
- Im folgenden wird erläutert, wie das Hochgeschwindigkeitsansprechvermögen und die hohe Verläßlichkeit der Halbleitervorrichtung durch Verwendung einer Cu-Legierung, die eine Spurenmenge von Si oder einem weniger edlen Metallelement als Cu enthält, für die Metallisierungsfilmschicht verbessert werden können.
- Die Leitungsverzögerungszeit eines durch die Metallisierungsfilmschicht im Halbleiterchip strömenden Signals ist ein wichtiger Faktor, der das Hochgeschwindigkeitsansprechvermögen der Halbleitervorrichtung bestimmt, und ihr Wert ist dem elektrischen Widerstand der Metallisierungsfilmschicht proportional. Daher ist die Leitungsverzögerungszeit der Länge der Metallisierungsfilmschicht und deren spezifischem Widerstand proportional und ist der Metallisierungsleitung der Metallisierungsfilmschicht umgekehrt proportional.
- Um den Abfall der Leitungsverzögerungszeit aufgrund der Verringerung der Metallisierungsleitung, die sich aus einer höheren integrationsdichte eines Halbleiterchips ergibt, zu verringern, muß ein Metallisierungsfilmschichtmaterial mit einem niedrigeren spezifischen Widerstand verwendet werden. Cu ist ein vorteilhaftes Material, da sein spezifischer Widerstand 1,7 uXcm ist, der bei weitem niedriger als der von Al, d.h. 2,7 uXcm ist. Der Schmelzpunkt von Cu ist um etwa 400 ºC höher als der von Al und ist auch bezüglich der Hitzebeständigkeit vorteilhafter.
- Weiter hat, was die Laminierungsfehlerenergie betrifft, die ein die Elektromigrationsbeständigkeit bestimmender Faktor ist, Cu einen Wert von 4.10&supmin;&sup6;J/cm² (40 erg/cm²), der niedriger als der Wert 20.10&supmin;&sup6;J/cm² (200 erg/cm²) von Al ist. Obwohl Cu ausgezeichnetere Eigenschaften als Al als das Metallisierungsfilmschichtmaterial hat, wie oben beschrieben wurde, bringt es das Problem bei der Korrisionsbeständigkeit.
- Cu wird in der Atmosphäre von 400 - 500ºC unter der Anlaßbedingung nach der Bildung der Metallisierungsfilmschicht um mehrere um je Stunde oxidiert, während Al nur um einige 10er von nm oxidiert wird. In einer wässerigen Lösungsumgebung haben Cu und Al fast gleichwertige Korrosionsbeständigkeit in einer neutralen Lösung, doch neigt Cu in einer oxidierenden Lösung, wie z.B. Salpetersäure-Flußsäure-Mischung, mehr als Al dazu, korrodiert zu werden.
- Die Korrosionsbeständigkeit eines Metalls hängt von der Schutzeigenschaft des auf der Metalloberfläche gebildeten Oxidfilms ab, und während der hauptsächlich aus Al&sub2;O&sub3; bestehende Oxidfilm, der auf der Al-Oberfläche gebildet wird, äußerst stabil ist, hat das auf der Cu-Oberfläche gebildete CuO oder Cu&sub2;O eine niedrige Schutzeigenschaft unter der oxidierenden Umgebung.
- Es wurden verschiedene korrosionsbeständige Cu-Legierungen zur Verbesserung der Korrosionsbeständigkeit von Cu entwikkelt, doch da ein Legierungselement oder Legierungselemente in hoher Konzentration, wie z. mehreren Prozent, der Legierung oder allen diesen Legierungen zugesetzt werden, fällt die hohe elektrische Leitfähigkeit von Cu merklich ab, und der spezifische Widerstand von Cu wird höher als der von Al.
- Wie aus der oben gegebenen Beschreibung verstanden werden kann, ist es wirkungsvoll, eine Spurenmenge von Si oder einem die Korrosionsbeständigkeit verbessernden Metallelement zuzusetzen, um die Korrosionsbeständigkeit von Cu ohne Beeinträchtigung seiner ausgezeichneten Eigenschaften zu verbessern.
- Weniger edle Metallelemente als Cu sind als das Zusatzmetallelement wirksam. Wenn Cu, dem ein weniger edles Metallelement zugesetzt wird, einer korrosiven Umgebung ausgesetzt wird, wird Cu nicht oxidiert, sondern das weniger edle Zusatzmetallelement wird selektiv oxidiert, und sein Oxidfilm wird auf der Oberfläche der Metallisierungsfilmschicht gebildet. Dieser Oxidfilm dient als der dünne Schutzfilm und unterdrückt eine Korrosion von Cu als Substrat- oder Basisschicht.
- Beispiele der zusatzmetallelemente umfassen Al, Be, Cr, Fe, Mg, Ni, Sn und Zn; es wird bevorzugt, wenigstens eine Art von aus der oben beschriebenen Gruppe gewähltem Metallelement oder Si zuzusetzen.
- Wenn Al dem Cu zugesetzt wird, wird Al in korrosiver Umgebung selektiv oxidiert, und auf der Oberfläche gebildetes Al&sub2;O&sub3; wirkt zur Begrenzung einer Korrosion von Cu. Die Zusatzmenge für Al ist vorzugsweise von 0,01 bis 0,05 Gew.%. Wenn die Zusatzmenge für Al unter diesem Bereich ist, wird der Zusatzeffekt nicht beobachtet, und wenn sie über diesem Bereich ist, wird die elektrische Leitfähigkeit niedriger als die von Al. Beim Zusatz zu Cu bewirkt Al eine Festlösung und zeigt eine Verstärkung, so daß die mechanische Festigkeit erhöht wird und die Elektromigrationsbeständigkeit verbessert werden kann.
- Si und jedes Metallelement der Gruppe Be, Cr, Fe, Mg, Ni, Sn und Zn wird, wenn dem Cu zugesetzt, in der gleichen Weise wie Al selektiv oxidiert, und die Schutzoxidfilmschicht, die hauptsächlich jeweils aus BeO, Cr&sub2;O&sub3;, Fe&sub2;O&sub3;+Fe&sub3;O&sub4;, MgO, Ni&sub2;O&sub3;+Ni&sub3;O&sub4;, SiO&sub2;, SnO&sub2; bzw. ZnO besteht, wird gebildet und verbessert die Korrosionsbeständigkeit. Eine geeignete Zusatzmenge für jedes oben erwähnte Metallelement ist innerhalb eines solchen Bereichs, wo die elektrische Leitfähigkeit nicht merklich gesenkt wird.
- Ein bevorzugter Bereich jedes Metallelements ist 0,01 bis 0,2% für Be, 0,01 bis 0,3% für Cr, 0,01 bis 0,2% für Fe, 0,01 bis 0,3% für Mg, 0,01 bis 0,5% für Ni, 0,01 bis 0,5% für Si, 0,01 bis 0,5% für Sn und 0,01 bis 2% für Zn jeweils als Gewichtsanteil.
- Der untere Grenzwert der Zusatzmenge von Si oder Metallelement entspricht der niedrigsten Konzentration zur Verbesserung der Korrosionsbeständigkeit und der Elektromigrationsbeständigkeit, und andererseits entspricht der obere Grenzwert der Zusatzmenge von Si oder Metallelement der maximal zulässigen Menge, bei der der spezifische Widerstand der Cu- Legierung den von Al nicht übersteigt. Die Beziehung zwischen dem spezifischen Widerstand der Cu-Legierung und deren Zusatzmenge variiert mit jedem zugesetzten Metallelement oder Si.
- Unter den Zusatzmetallelementen rufen Be, Cr und Fe bei Zusatz zu Cu eine Ausscheidungsverstärkung hervor, während Si, Sn und Zn eine Festlösungsverstärkung bewirken. In beiden Fällen wird die mechanische Festigkeit erhöht, und die lektromigrationsbeständigkeit wird verbessert.
- Unter den Zusatzmetallelementen liefern Zn und Mi eine beachtliche Wirkung zur Verbesserung der Korrosionsbeständigkeit, und besonders Zn ist vorteilhaft, weil die größte zulässige Zusatzmenge hoch ist. Weiter ergibt Al eine Wirkung, daß die Korrosionsbeständigkeit unter Hochtemperaturumgebung, wie über 400ºC bei der Anlaßbedingung nach der Bildung der Metallisierungsfilmschicht, verbessert werden kann.
- Eine Cu-Legierung, der Si oder wenigstens eine Art der oben beschriebenen Metallelemente zugesetzt wird, ist ausgezeichnet in Hitzebeständigkeit, Elektromigrationsbeständigkeit und Korrosionsbeständigkeit und hat eine der von reinem Cu fast gleichwertige elektrische Leitfähigkeit. Eine Halbleitervorrichtung verwendet diese Cu-Legierung als das Metallisierungsfilmschichtmaterial im Halbleiterchip.
- Gemäß der vorliegenden Erfindung können ein Hochgeschwindigkeitsansprechvermögen und eine hohe Verläßlichkeit als Halbleitervorrichtung durch Verwendung eines Metallisierungsfilmschichtmaterials erhalten werden, das vor allem von ausgezeichneter elektrischer Leitfähigkeit, Hitzebeständigkeit, Elektotromigrationsbeständigkeit und Korrosionsbeständigkeit auch dann ist, wenn eine Miniaturmetallisierungsfilmschicht mit einer Metallisierungsleltung von 1 um oder darunter gebildet wird.
- Fig.1 ist ein Grundriß zur Veranschaulichung eines Ausführungsbeispiels einer Halbleitervorrichtung gemäß der vorliegenden Erfindung;
- Fig.2 ist eine Schnittansicht jur Veranschaulichung des gleichen Ausführungsbeispiels einer Halbleitervorrichtung gemäß der vorliegenden Erfindung; und
- Fig.3 ist eine Schnittansicht zur Veranschaulichung eines wesentlichen Teils des gleichen Ausführungsbeispiels einer albleitervorrichtung gemäß der vorliegenden Erfindung.
- Ein Ausführungsbeispiel einer Halbleitervorrichtung gemäß der vorliegenden Erfindung wird nun anhand der Fig.1 bis 3 erläutert.
- In den Fig.1 und 2 weist eine Halbleitervorrichtung hauptsächlich ein einen Si-Halbleiterchip bildendes Substrat 1 und einen mit dem Si-Halbleiterchip 1 verbundenen Au-Draht 6, einen mit dem Au-Draht 6 verbundenen Cu-Zuleitungsrahmen 8 und ein Kunstharz- oder Keramikpackungsmaterial 9 auf, das den Si-Halbleiterchip 1, den Au-Draht 6 und den Cu-Zuleitungsrahmen 8 einkapselt.
- Fig. 3 ist eine Schnittansicht zur Veranschaulichung eines wesentlichen Teils der gleichen Halbleitervorrichtung gemäß der vorliegenden Erfindung.
- In Fig.3 weist die Halbleitervorrichtung der vorliegenden Erfindung weiter ein Diffusionsschicht 2, die im Si-Halbleiterchip 1 angeordnet und mit einer Verunreinigung wie z.B. P oder As dotiert ist, eine Isolierfilmschicht 3, die auf einer Oberfläche des Si-Halbleiterchips 1 angeordnet ist und aus SiO&sub2; besteht, worin ein Fenster geöffnet ist, eine etallisierungsfilmschicht 4, die auf einer Oberfläche der Isolierfilmschicht 3 angeordnet und durch Auf stäuben einer ein spurmetallelement enthaltenden Cu-Legierung gebildet ist, einen Elektrodenteil 5 der Metallisierungsfilmschicht 4, der durch Auf stäuben der ein spurmetallelement oder Si enthaltenden Cu-Legierung gebildet ist, einen mit dem Elektrodenteil 5 verbundenen Au-Draht 6 und einen aus PSG (Phosphorsilikadglas) bestehenden passivierungsfilm 7 auf.
- Im folgenden wird die vorliegende Erfindung konkreter anhand ihrer Ausführungsbeispiele erläutert, doch ist die vorliegende Erfindung darauf nicht besonders beschränkt.
- Die Tabelle 1 zeigt das Ergebnis von Eigenschaftstests des Halbleiterchips der Halbleitervorrichtung durch Bilden der Metallisierungsfilmschicht mit verschiedenen Zusammensetzungen durch Auf stäuben unter Verwendung eines 0,8 um-Maskenmusters für 4 mega-DRAM auf einem Si-Halbleiterchip.
- Das Hochgeschwindigkeitsansprechvermögen des Halbleiterchips wurde ausgewertet, indem die Zeit zwischen dem Eingang und dem Ausgang eines Signalimpulses, d.h. die Leitungsverzögerungszeit, gemessen wurde.
- Ein Hochtemperatur-Verdrahtungsbruchanteil wurde als Elektromigrationsbeständigkeit nach dem Verstreichen von 500 Stunden bei einem Hochtemperatur-Stromtest gemessen, der einen Stromfluß von 10&sup6;A/m² durch die Verdrahtung bei 180ºC bewirkte.
- Andererseits wurde die Feuchtigkeitsbeständigkeitsverläßlichkeit des Halbleiterchips durch einen PCT(Druckkochtest)- Stehenlassen-Verdrahtungsbruchanteil nach dem Verstreichen von 250 Stunden durch einen PCT (Druckkochtest)-Test ausgewertet, wo man jede Probe bei 120ºC und 95 % RH (relative Feuchtigkeit) stehen ließ. - Wie man aus der Tabelle 1 verstehen kann, haben die Halbleiterchips bei Verwendung der Metallisierungsfilmschichtmaterialien entsprechend mehreren Ausführungsbeispielen der vorliegenden Erfindung ein Hochgeschwindigkeitsansprechvermögen und eine Elektromigrationsbeständigkeit, die denen der Cu-Metallisierungsfilmschichtmaterialverwendenden Halbleiterchips fast gleichwertig sind und ausgezeichneter als der Al-Typ Metallisierungsfilmschichtmaterial verwendende Halbleiterchip sind.
- Andererseits ist die Feuchtigkeitsbeständigkeitsverläßlich keit des Halbleiterchips im Vergleich mit dem Cu-Metallisierungsfilmschichtmaterial verwendenden Vergleichsbeispiel erheblich verbessert und ist der des Al-Typ-Metallisierungsfilmschichtmaterial verwendenden Halbleiterchips fast gleichwertig.
- Wie oben beschrieben, ist es möglich, eine Halbleitervorrichtung mit Hochgeschwindigkeitsansprechvermögen und hoher Verläßlichkeit durch Verwendung einer Cu-Legierungsmetallisierungsfilmschicht vorzusehen, die die Zusammensetzung entsprechend den verschiedenen Ausführungsbeispielen der vorliegenden Erfindung hat.
- Wenn die Cu-Legierung für die auf dem Halbleiterchip abgeschiedene Metallisierungsfilmschicht, wie oben beschrieben, verwendet wird, kann die Halbleitervorrichtung mit höherer Korrosionsbeständigkeit, höherer Elektromigrationsbeständig keit und höherem Geschwindigkeitsansprechvermögen erhalten werden, als wenn ein Al-Typ-Metallisierungsfilmschichtmaterial verwendet wird.
Claims (4)
1. Halbleitervorrichtung mit einem Halbleiterchip (1), einer
auf dem Halbleiterchip (1) gebildeten Diffusionsschicht (2),
einer auf dem Halbleiterchip (1) gebildeten
isolierfilmschicht (3), einer auf dem Halbleiterchip (1) gebildeten
Metallisierungsfilmschlcht (4), einem auf der
Metallisierungsfilmschicht (4) gebildeten Elektrodenteil (5), einem
auf der Metallisierungsfilmschicht (4) gebildeten
Passivierungsfilm (7), einem mit dem Elektrodenteil (5) verbundenen
Draht (6), einem mit dem Draht (6) verbundenen
Zuleitungsrahmen (8) und einer den Halbleiterchip (1), die
Schutzfilmschicht (7) und den Draht (6) abdeckenden Packung,
wobei
die Metallisierungsfilmschicht (4) aus einer Cu-Legierung
hergestellt ist, die Si oder ein metallisches Element
enthält, das weniger edel als Cu ist, und deren Rest aus Cu und
unvermeidlichen Verunreinigungen besteht, wobei das Si oder
das metallische Element auf der Oberfläche der
Metallisierungsfilmschicht (4) einen schützenden Oxidfilm bildet, wenn
sie einer korrosiven Umgebung ausgesetzt ist, und wobei die
Obergrenze für die Menge des Si oder des metallischen
Elements in der Cu-Legierung so gewählt ist, daß der
spezifische Widerstand der Cu-Legierung kleiner als der spezifische
Widerstand von Al ist.
2. Halbleitervorrichtung nach Anspruch 1, wobei das
metallische Element, das weniger edel als Cu ist, wenigstens eine
Art von Gliedern ist, die ausgewählt sind aus der Gruppe,
die aus Al, Be, Cr, Fe, Mg, Ni, Sn und Zn besteht.
3. Halbleitervorrichtung nach Anspruch 2, wobei die Menge an
Si oder dem metallischen Element, das weniger edel als Cu
ist, so gewählt ist, daß ihr Anteil ist: 0,01 bis 0,5 Gew.-%
Al, 0,01 bis 0,3 Gew.-% Be, 0,01 bis 0,3 Gew.-% Cr, 0,01 bis
0,2 Gew.-% Fe, 0,01 bis 0,3 Gew.-% Mg, 0,01 bis 0,05 Gew.-%
Ni, 0,01 bis 0,2 Gew.-% Si, 0,01 bis 0,5 Gew.-% Sn und 0,01
bis 2 Gew.-% Zn.
4. Halbleitervorrichtung nach einem der Ansprüche 1 bis 3,
wobei der Halbleiterchip (1) aus Silizium, der Draht (6) aus
Gold und die Packung (9) aus Harz oder Keramik bestehen.
