- Die vorliegende Erfindung betrifft eine einkomponentige heisshärtende Epoxyharz-Zusammensetzung und ein Unterfüllungsmaterial zur Halbleiter-Montage und insbesondere eine einkomponentige heisshärtende Epoxyharz-Zusammensetzung, die als Unterfüllungsmaterial verwendbar ist, das eingesetzt wird, wenn ein Flip-Chip oder eine Halbleiter-Baugruppe, die aus einem auf einer Trägerplatte gehaltenen Halbleiterelement besteht, auf einem Verdrahtungssubstrat montiert werden; das einen Flussprozess auslassen kann, wie er insbesondere bei der Montage zur Verbesserung der Bindungswirkung von Erhebungen oder Lötkugeln angewendet wird und das sogar bei der Fließ-(Reflow)-Temperatur eine gute Beschaffenheit ohne Blasen aufweist; und das zusätzlich zur Anwendung als solch ein Unterfüllungsmaterial ebenfalls als Klebstoff, als Farbe, als Beschichtungsmaterial, als Dichtungsmaterial oder dergleichen angewendet werden kann, da es eine Haftfähigkeit und die physikalische Eigenschaft zum zähen Aushärten aufweist.
- Allgemeiner Stand der Technik
- Diese Art der Halbleiter-bestückten Leiterplatte wird für Anwendungen eingesetzt, die eine hohe Verlässlichkeit er fordern, wie Automobilsysteme, Computer etc. und in kleinen, tragbaren Geräten, wie PDAs (Minicomputer), Uhren und Armbanduhren, tragbaren Telefonen, Kameras etc., allerdings wird sie üblicherweise durch die Montage eines Flip-Chips oder einer aus einem auf einer Trägerplatte gehaltenen Halbleiterelement bestehenden Halbleiter-Baugruppe auf einem Verdrahtungssubstrat erzeugt, beispielsweise mittels der Verbindung über Erhebungen oder Lötkugeln. Allerdings kann im Falle von tragbaren Telefonen durch Deformation des Substrats, die durch Erschütterung beim Fallen hervorgerufen wird, durch äußeren Druck, der durch die Bedienung der Tasten etc. erzeugt wird, ein Verbindungsfehler der Erhebungen oder der Lötkugeln auftreten, und deswegen wird mittels des Auffüllens der Lücken zwischen den kontaktierten Teilen mit einem Unterfüllungsmaterial und dem Härten desselben, um sie zu verkapseln eine verstärkende Maßnahme angewendet.
- Wenn sich zwischenzeitlich Oxid auf der Lötoberfläche gebildet hat, ergeben sich nachteilige Auswirkungen auf die Bindungswirkung und deswegen wird um das Oxid zu entfernen üblicherweise ein Verfahren verwendet, bei dem eine alkoholische Lösung eines Flussmittels (ein Bestandteil des Kieferharzes, der aus Abietinsäure besteht) auf die kontaktierte Oberfläche anwendet und sie wieder mit Lötkugeln verbunden wird, gefolgt von Waschen und dem Entfernen des angewendeten Flussmittels vor der Anwendung des Unterfüllungsmaterials.
- Somit wird der Flussprozess zur Verbesserung der Bindungswirkung der Erhebungen oder Lötkugeln angewendet, allerdings benötigt er zwei Schritte (Anwenden des Flussmittels und Reinigungs- oder Entfernungsschritte).
- Andererseits wird im Stand der Technik eine heisshärtende Epoxyharz-Zusammensetzung als das besagte Unterfüllungsmaterials verwendet, aber wenn ein gewöhnlich als Härter verwendetes Säureanhydrid eingesetzt wird, erfordert dies den vorher erwähnten Schritt des Flussprozesses und außerdem ist das Unterfüllungsmaterial verdampft, wenn die Temperatur (bis zur Fließ-(Reflow)-Temperatur) steigt und kann als Ergebnis die Entstehung von Blasen verursachen.
- Offenbarung der Erfindung
- Wenn die Erfinder der vorliegenden Erfindung angesichts der Probleme des Flussprozesses und der Blasen intensive Studien durchführten, und zwar zum Zwecke der Entwicklung eines Unterfüllungsmaterials, das eine Flussmittelfähigkeit besitzt, das auch für ein hochschmelzendes Lötmetall geeignet ist, das nicht verdampft und das eine so genannte blasenfreie Beschaffenheit aufweist, stellten sie fest, dass bei Verwendung einer Carbonsäure mit zwei oder mehr Carboxylgruppen im Molekül einschließlich Dicarbonsäure als Härter, das erhaltene Unterfüllungsmaterial ein Fließverhalten aufweist und eine blasenfreie Eigenschaft zeigt sogar unter einer hohen Temperatur, wie beispielsweise einer Fließtemperatur (reflow temperature), da es eine gute Hitzefestigkeit besitzt.
- Es wurde ebenfalls gezeigt, dass bei Verwendung des genannten Härters, das sich ergebende Unterfüllungsmaterial eine gute Haftfähigkeit an Aluminium und verschiedene andere Metalle aufweist, und außerdem die physikalische Eigenschaft besitzt, zäh auszuhärten und somit seine Verwendung auf Anwendungen, wie als Klebstoff (insbesondere als Strukturklebstoff), als Farbe, als Beschichtungs material, als Dichtungsmaterial etc. ausgedehnt werden kann.
- Die vorliegende Erfindung wurde auf Basis dieser Ergebnisse vervollständigt und stellt ein Montageverfahren für eine Halbleiter-bestückte Leiterplatte zur Verfügung, welches in der Ausführung
einen Schritt der Verbindung eines Flip-Chips oder einer Halbleiter-Baugruppe auf einem Verdrahtungssubstrat über Erhebungen oder Lötkugeln und einen Schritt des Verkapselns der Lücken zwischen den verbundenen Teilen mit einer einkomponentigen heisshärtenden Epoxyharz-Zusammensetzung als ein Unterfüllungsmaterial umfasst, um in der Reihenfolge oder in umgekehrter Reihenfolge oder gleichzeitig einen Flussprozess zu vermeiden,
worin die einkomponentige heisshärtende Epoxyharz-Zusammensetzung als wesentliche Bestandteile ein flüssiges Epoxyharz und
eine Carbonsäure mit zwei oder mehr Carboxylgruppen im Molekül als Härter umfasst, worin die Carbonsäure einen Schmelzpunkt von 80°C oder höher hat und nicht bei 300°C oder darunter sublimiert, weiterhin als einen härtungsbeschleunigenden Katalysator eine Verbindung aus der Gruppe 2,4-Diamino-6-[2'-methylimidazolyl-(1)']-ethyl-S-triazin, 2,4-Diamino-6-[2'-ethyl-4'-methylimidazolyl-(1)']-ethyl-S-triazin, 2,4-Diamono-6-[2'methylimidazolyl-(1)']-ethyl-S-trazin-Isocyanursäure-Addukt, 2-Phenyl-4-methyl-5-hydroxymethylimidazol, 2-Phenyl-4,5-dihydroxylmethylimidazol, 2-Phenyl-4,5-dihydroxymethylimidazol, 2-Aryl-4,5-diphenylimidazol und 2,4,5-Triphenylimidazol umfasst. - Sie stellt ebenfalls ein Montageverfahren für eine Halbleiterbestückte Leiterplatte nach Anspruch 1 zur Verfügung, worin die einkomponentige heisshärtende Epoxyharz- Zusammensetzung weiterhin ein Säureanhydrid als Härter enthält.
- Das erfindungsgemäße, flüssige Epoxyharz umfasst beispielsweise Bisphenol-Epoxyharz (Bisphenol Typ-A, Bisphenol Typ-F, Bisphenol Typ-AD und dergleichen); Novolak-Epoxyharz (Phenol-Novolakharz, Kresol-Novolakharz und dergleichen); Naphthalin-Epoxyharz; Biphenyl-Epoxyharz; Cyclopentadien-Epoxyharz oder dergleichen. Zusätzlich zu solchen Epoxybestandteilen kann man weiterhin in einem Bereich einer geeigneten Menge verschiedene modifizierte Epoxyharze, beispielsweise modifizierte Pflanzenöl-Epoxyharze (modifizierte Rizinusöl-, modifizierte Leinöl-, modifizierte Sojaöl-Epoxyharze und dergleichen), modifizierte Gummi-Epoxyharze (modifizierte Polyisopren-, modifizierte Polychloropren-, modifizierte Polybutadien-, modifizierte Acrylnitril-Butadien-Copolymer-Epoxyharze und dergleichen), dimere Säure-modifizierte Epoxyharze und dergleichen zufügen.
- Als besagte Carbonsäure, die erfindungsgemäß als Härter verwendet wird, sind solche geeignet, die einen Schmelzpunkt (m.p.) von 80 °C oder höher, vorzugsweise 150 °C oder höher, besitzen und nicht bei 300 °C oder darunter sublimieren. Solch eine Carbonsäure umfasst beispielsweise Adipinsäure, Isophthalsäure, Terephthalsäure, Cyclohexandicarbonsäure, Bernsteinsäure, Butantetracarbonsäure, Tetrahydrophthalsäure, Methyltetrahydrophthalsäure, Hexahydrophthalsäure, Methylhexahydrophthalsäure, Maleinsäure, Dodecenylbernsteinsäure, cis-Hexachlor-endo-methylentetrahydrophthalsäure, Sebacinsäure, Dodecandicarbonsäure, Pyromellitsäure, Trimellitsäure, Cyclopentantetracarbonsäure, Azelainsäure, Icaphoronsäure, 9,10-Epoxystearinsäure, Kampfersäure, Glutarsäure, Cyclopropandicarbon säure, Cyclopentandicarbonsäure, Zitrakonsäure, Dimethylbernsteinsäure, Phenylbernsteinsäure, Dimethoxyphthalsäure, Oxalsäure, Suberinsäure, Tetramethylbernsteinsäure, Naphthalindicarbonsäure, 1,2,3-Propantricarbonsäure, Malonsäure, Mesaconsäure, Mesoxalsäure, Endomethylentetrahydrophthalsäure, 5-(2,5-Dioxotetrahydoxyfuryl)-3-methyl-3-cyclohexen-1,2-dicarbonsäure, Methyl-5-norbornen-2,3-dicarbonsäure (methylnadic acid), 3,3',4,4'-Tetracarboxybenzophenon, Bis(3,4-dicarboxyphenyl)dimethylsilan, 1,2,3,4-Butantetracarbonsäure, Bis(exo-bicyclo[2.2.1]heptan-2,3-dicarbonsäure)sulfon, 2,2-Bis(3,4-dicarboxyphenoxyphenyl)hexafluorpropan, 1,3-Bis(2-hydroxyhexafluorisopropyl)benzolbis(trimellitsäure), 3,3',4,4'-Biphenyltetracarbonsäure, 2,3,3',4'-Benzophenontetracarbonsäure, 2,3,6,7-Tetracarboxynaphthalen, 2,2'-Bis(3,4-dicarboxyphenyl)propan, 3,4,9,10-Perylentetracarbonsäure, Benzol-1,2,3,4-tetracarbonsäure, 2,6-Dichlornaphthalen-1,4,5,8-tetracarbonsäure, Pyrrolidin-2,3,4,5-tetracarbonsäure oder dergleichen.
- Zusätzlich zu solch einem essentiellen Härter, kann jedes herkömmliche Säureanhydrid (beispielsweise Methyltetrahydrophthalsäureanhydrid, Methylhexaphthalsäureanhydrid, Methylhymicsäureanhydrid, Trialkylphthalsäureanhydrid, Tetrahydrophthalsäureanhydrid, Hexahydrophthalsäureanhydrid, Dodecylbernsteinsäureanhydrid, Methyl-5-norbornen-2,3-dicarbonsäureanhydrid, Maleinsäureanhydrid, Pyromellitsäureanhydrid, cis-Hexachlor-endo-methylentetrahydrophthalsäureanhydrid und dergleichen) ebenfalls verwendet werden, so dass die Flussfähigkeit und die blasenfreie Beschaffenheit nicht behindert werden.
- Weiterhin wird 2,4-Diamino-6-[2'-methylimidazolyl-(1)']-ethyl-S-triazin, 2,4-Diamino-6-[2'-ethyl-4'methylimidazo lyl-(1)']-ethyl-S-triazin, 2,4-Diamino-6-[2'-methylimidazolyl-(1)']-ethyl-S-triazin-Isocyanursäure-Addukt, 2-Phenyl-4-methyl-5-hydroxymethylimidazol, 2-Phenyl-4,5-dihydroxymethylimidazol, 2-Phenyl-4,5-dihydroxymethylimidazol, 2-Aryl-4,5-diphenylimidazol, 2,4,5-Triphenylimidazol und dergleichen in einer geeigneten Menge als Aushärtungs-Katalysator formuliert.
- Die erfindungsgemäße einkomponentige heisshärtende Epoxyharz-Zusammensetzung kann aus einem System bestehen, das durch Mischen des genannten flüssigen Epoxyharzes (wahlweise modifizierten Epoxyharzes), mit der genannten Carbonsäure als Härter (wahlweise mit einem Säureanhydrid und weiterhin mit einem härtungsbeschleunigenden Katalysator) und wenn erforderlich durch Zugabe einer geeigneten Menge eines herkömmlichen anorganischen Füllstoffes (geschmolzenes, kristallines und kugelförmiges Siliziumdioxid, Aluminiumoxid, Bornitrid, Aluminumnitrid, Siliziumnitrid, Magnesiumoxid, Magnesiumsilicat, Talkum, Kalziumcarbonat, Aluminumhydroxid und dergleichen), eines Entschäumers, eines Kopplungsmittels, eines Verlaufsmittels, eines Farbstoffs, eines Pigments, eines Rostschutzmittels und dergleichen erhalten wird und das insbesondere wie oben beschrieben als Unterfüllungsmaterial für die Halbleiter-Montage nützlich ist.
- Dazu kann für diese Anwendung als Unterfüllungsmaterial eine Organosiloxan-Verbindung (beispielsweise ein Silan-Kopplungsmittel, ein eine endständige Silanolgruppe enthaltendes Organopolysilicon, ein modifiziertes Polyether-Silicon und dergleichen) formuliert werden, üblicherweise in einer Menge von 0,01 bis 10 Gewichtsprozent der Ge samtmenge der Zusammensetzung, um wahlweise die Klebe- und Penetriereigenschaft zu verbessern.
- Zusätzlich zu solch einer Anwendung als Unterfüllungsmaterial kann die vorliegende Zusammensetzung weiterhin auch als Klebstoff, als Farbe, als Beschichtungsmaterial, als Dichtungsmaterial und dergleichen angewendet werden, da sie eine Haftfähigkeit aufweist und die physikalische Eigenschaft zum zähen Aushärten aufweist. In solch einer Anwendung können, wenn es zudem erforderlich ist, in einer geeigneten Menge herkömmliche Additive, beispielsweise ein reaktives Verdünnungsmittel (Butylglycidylether, N,N'-Diglycidyl-o-toluidin, Phenylglycidylether, Styroloxid, Ethylenglycoldiglycidylether, Propylenglycoldiglycidylether, 1,6-Hexandioldiglycidylether und dergleichen), ein nicht-reaktives Verdünnungsmittel (Dioctylphthalat, Dibutylphthalat, Dioctyladipinat, Lösungsmittel für Erdölreihen und dergleichen) und andere formuliert werden.
- Die erfindungsgemäße Halbleiter-bestückte Leiterplatte kann unter Verwendung der genannten einkomponentigen heisshärtenden Epoxyharz-Zusammensetzung als Unterfüllungsmaterial für die Halbleiter-Montage wie folgt hergestellt werden:
Und zwar wird die Halbleiter-Montage durchgeführt, indem ein Schritt des Verbindens eines Flip-Chips oder einer Halbleiter-Baugruppe mit einem Verdrahtungssubstrat (beispielsweise ein aus einem Glasepoxyharz, ABS-Harz, Phenolharz oder dergleichen hergestelltes Substrat) über Erhebungen (mit einer Höhe von 10 bis 100 μm) oder Lötkugeln (mit einer Höhe von 300 bis 800 μm) (mit einer Ganghöhe der Kugel von 20 bis 500 μm) und ein Schritt des Auftragens eines Unterfüllungsmaterials (der erfindungs gemäßen einkomponentigen heisshärtenden Epoxyharz-Zusammensetzung) in die Lücken zwischen den verbundenen Teilen mit einer Präzisions-Vorrichtung zum quantitativen Ausstoß einer Flüssigkeit und das Härten dessen, um sie mittels einer Hitzebehandlung bei 130 bis 270 °C für 2 Sekunden bis 6 Stunden zu verkapseln, in dieser Reihenfolge oder in umgekehrter Reihenfolge oder gleichzeitig ausgeführt wird. Auf diese Art und Weise kann, sogar wenn der zur Verbesserung der Bindungswirkung der Erhebungen oder Lötkugeln angewendete Flussprozess ausgelassen wird, eine ausreichend zufriedenstellende Bindungswirkung gewährleistet werden. - Hierbei besteht besagter Flip-Chip aus dem Befestigen eines Halbleiterelements (LSI oder dergleichen) auf einer Trägerplatte (beispielsweise auf einer aus Keramiken, wie Al2O3, SiN3 Al2O3/SiO2, oder aus hitze-beständigem Harz, wie Polyimidharz, hergestellten Platte oder Band; auf einer Platte, die aus demselben Material wie das Verdrahtungssubstrat hergestellt wurde) und zwar dem elektrischen Verbinden eines Halbleiterelements und einer Trägerplatte mit Erhebungen oder hoch-schmelzenden Lötkugeln oder einem anisotropen elektrisch-leitenden Klebstoff oder einer Verdrahtungsverbindung oder dergleichen und im Falle einer solchen Halbleiter-Baugruppe besteht er weiterhin aus dem Versiegeln mit einem geeigneten Harz, um die Beständigkeit und die Haltbarkeit der Verbindung zu vergrößern. Es kann ein gehäuseloser Chip, ein Chip-Size-Package (CSP) oder ein Ball-Grid-Array (BGA) dargestellt werden.
- Beste Verfahren zur Durchführung der Erfindung Nachstehend wir die vorliegende Erfindung ausführlich in Bezugnahme auf die folgenden Referenz-Beispiele, Beispiele und Vergleichsbeispiele beschrieben.
- Referenz-Beispiel 1
- Die Flussmittelfähigkeit wird mittels der Veränderung der Arten des Härters für das Epoxyharz untersucht.
- Nachdem das folgende Testmaterial auf eine Kupferfolie aufgebracht und ein Lötstück, das kein Flussmittel enthält, darauf gelegt wird, wird die Kupferfolie auf 250 °C erhitzt, um das Lot zu schmelzen und zu diesem Zeitpunkt wird ein Ausbreiten des Lots (Flussmittelfähigkeit) beobachtet. Das Ergebnis wird in der folgenden Tabelle 1 gezeigt.

- Die Flussmittelfähigkeit wird untersucht, wenn Methylhymicsäureanhydrid und Bernsteinsäure in Kombination als Härter für Bisphenol Typ-A-Epoxyharz („EPICOAT 828") verwendet werden. Das Ergebnis wird in der folgenden Tabelle 2 gezeigt. Hierbei bedeutet bei der verwendeten Menge (Gewichtsteile) jedes Härters, beispielsweise „90", dass in 100 Gewichtsteilen des Epoxyharzes, 90 Gewichtsteile davon gehärtet sind.
- Beispiele 1, 2 und Vergleichs-Beispiel 1
- Die in der folgenden Tabelle 3 gezeigten Inhaltsstoffe in Gewichtsteilen werden gemischt, um eine einkomponentige heisshärtende Epoxyharz-Zusammensetzung herzustellen. Die Flussmittelfähigkeit und die folgende lückelose Beschaffenheit werden untersucht und die Ergebnisse sind zusammen in Tabelle 3 gezeigt.
- Blasenfreie Beschaffenheit:
- Besagte Epoxyharz-Zusammensetzung wird auf eine Aluminium-Platte aufgetragen; ein Abstandshalter (mit einer Dicke von 50 μm) wird platziert; ein Führungsglas wird aufgelegt; das Resultat wird auf eine heiße Platte (250 °C) gelegt; und die Anwesenheit oder Abwesenheit von Schäumen auf Grund von Verdampfung wird bestätigt.
- Aus den Ergebnissen in Tabelle 3, ist zu erkennen, dass die Verwendung einer Carbonsäure als Härter im Vergleich zu einem Säureanhydrid die Flussmittelfähigkeit und die blasenfreie Beschaffenheit deutlich verbessert.
- Gewerbliche Verwendbarkeit
- Die erfindungsgemäße einkomponentige heisshärtende Epoxyharz-Zusammensetzung kann zusätzlich zu der Anwendung als Unterfüllungsmaterial auch als Klebstoff, als Farbe, als Beschichtungsmaterial, als Dichtungsmaterial oder dergleichen angewendet werden.
Claims (2)
- Montageverfahren für eine Halbleiter-bestückte Leiterplatte, welches in der Ausführung einen Schritt der Verbindung eines Flip-Chips oder einer Halbleiter-Baugruppe auf einem Verdrahtungssubstrat über Erhebungen oder Lötkugeln und einen Schritt des Verkapselns der Lücken zwischen den verbundenen Teilen mit einer einkomponentigen heisshärtenden Epoxyharz-Zusammensetzung als ein Unterfüllungsmaterial umfasst, um in der Reihenfolge oder in umgekehrter Reihenfolge oder gleichzeitig einen Flussprozess zu verhindern, worin die einkomponentige heisshärtende Epoxyharz-Zusammensetzung als essenzielle Bestandteile ein flüssiges Epoxyharz und eine Carbonsäure mit zwei oder mehr Carboxylgruppen im Molekül als Härter umfasst, worin die Carbonsäure einen Schmelzpunkt von 80°C oder höher hat und nicht bei 300°C oder darunter sublimiert, weiterhin als einen härtungsbeschleunigenden Katalysator eine Verbindung aus der Gruppe 2,4-Diamino-6-[2'-methylimidazolyl-(1)']-ethyl-S-triazin, 2,4-Diamino-6-[2'-ethyl-4'-methylimidazolyl-(1)']-ethyl-S-triazin, 2,4-Diamono-6-[2'methylimidazolyl-(1)']-ethyl-S-trazin-Isocyanursäure-Addukt, 2-Phenyl-4-methyl-5-hydroxymethylimidazol, 2-Phenyl-4,5-dihydroxylmethylimidazol, 2-Phenyl-4,5-dihydroxymethylimidazol, 2-Aryl-4,5-diphenylimidazol und 2,4,5-Triphenylimidazol umfasst.
- Montageverfahren für eine Halbleiter-bestückte Leiterplatte nach Anspruch 1, worin die einkomponentige heisshärtende Epoxyharz-Zusammensetzung weiterhin ein Säureanhydrid als Härter enthält.
