Description
- Technisches Gebiet:
- Diese Erfindung betrifft eine neue Alkoxidverbindung mit einem spezifischen Aminoalkohol als einem Liganden (einschließlich einer Siliziumalkoxid-Verbindung und einer Hafniumalkoxid-Verbindung), ein Material für die Bildung eines dünnen Films, welches die Alkoxidverbindung enthält, sowie ein Verfahren zur Bildung eines dünnen Films, der Silizium und/oder Hafnium als Material enhält.
- Hintergrund des Standes der Technik:
- Ein dünner Film, der Silizium oder Hafnium enthält, wird hauptsächlich als ein Glied für elektronische Bauteile verwendet, wie zum Beispiel Kondensatoren mit einer hohen Dielektrizitätskonstante, ferroelektrische Kondensatoren, Gate-Isolatoren (gate insulators) und Widerstandsfilme (barrier films).
- Verfahren zur Bildung des vorstehend beschriebenen, dünnen Films umfassen die Flammenhydrolyse-Abscheidung, das Sputtern, das Ionen-Plattieren, das MOD-Verfahren einschließlich eines Tauch-Pyrolyseverfahrens und eines Sol-Gel-Prozesses, sowie die chemische Dampfabscheidung (chemical vapor deposition, nachfolgend häufig als CVD abgekürzt). Verfahren zur chemischen Dampfabscheidung, welche ALD (atomic layer deposition, Atomschichtabscheidung) umfassen, sind am besten geeignet aufgrund vieler Vorteile, wie zum Beispiel der Kontrollierbarkeit der Zusammensetzung, der ausgezeichneten Beschichtung von Stufen (step coverage), der Eignung für die Herstellung in großem Maßstab und der Fähigkeit zur Hybrid-Integration.
- MOD- und CVD-Prozesse verwenden eine Verbindung mit einem organischen Liganden als eine Vorstufe, die ein Metall für einen dünnen Film liefert. Die beschriebenen, organischen Liganden umfassen einen Alkohol mit einer Ethergruppe oder einer Diethylaminogruppe am Ende, welche einen verhältnismäßig hohen Dampfdruck ergeben und die für die Bildung eines dünnen Films durch CVD geeignet sind. Im Falle von Silizium ist eine Siliziumalkoxid-Verbindung mit einem Alkohol mit einer endständigen Alkoxidgruppe als einem Liganden in Patentdokument 1 beschrieben. Das Patentdokument 2 und das Patentdokument 3 offenbaren eine Titanverbindung und eine Zirkoniumverbindung als eine Metallverbindung, die einen Alkohol als einen Liganden aufweist, der eine endständige Aminogruppe aufweist, welche eine Donorgruppe ist, die imstande ist, ein Metallatom zu koordinieren. Eine Lanthanidverbindung wird im Nicht-Patentdokument 1 beschrieben.
- Patentdokument 4 offenbart eine Alkoxidverbindung mit einem primären Aminoalkohol als einem Liganden.

- Verbindungen (Vorstufen), die als ein Material in Verfahren zur Bildung dünner Filme geeignet sind, welche Verfahren die Verdampfung einer Verbindung beinhalten, wie zum Beispiel CVD, müssen einen niedrigen Schmelzpunkt aufweisen, und daher in einem flüssigen Zustand lieferbar sein, und sie müssen einen hohen Dampfdruck aufweisen, und daher leicht zu verdampfen sein. Wenn zwei oder mehrere Verbindungen verwendet werden, um einen dünnen Film aus vielen Bestandteilen zu bilden, ist es erforderlich, dass die Verbindungen keiner Veränderung durch einen Ligandenaustausch oder durch eine beliebige chemische Reaktion unterliegen, wenn sie gemischt oder gelagert werden, und dass sie ein ähnliches Verhalten bei der Zersetzung durch Hitze und/oder Oxidation zeigen, die mit der Abscheidung des dünnen Films einhergeht. Jedoch gibt es keine Verbindung aus Silizium oder Hafnium, welche diese Erfordernisse in ausreichender Weise erfüllt.
- Als ein Ergebnis ausführlicher Untersuchungen haben die vorliegenden Erfinder gefunden, dass eine Alkoxidverbindung mit einem spezifischen Aminoalkohol als einem Liganden die Lösung für das vorstehende Problem bereitstellt, und sie haben somit die vorliegende Erfindung bewerkstelligt.
- Die vorliegende Erfindung liefert eine Alkoxidverbindung, welche durch die nachfolgend gezeigte allgemeine Formel (I) dargestellt wird, ein Material zur Bildung eines dünnen Films, das die Alkoxidverbindung umfasst, sowie ein Verfahren zur Bildung eines dünnen Films, welches das Verdampfen des Materials für die Bildung eines dünnen Films gemäß Anspruch 5 umfasst, die Einführung des erhaltenen Dampfes, der die Alkoxidverbindung enthält, auf ein Substrat, sowie den Schritt, eine Zersetzung des Dampfes und/oder eine chemischen Reaktion herbeizuführen, um einen dünnen Film auf dem Substrat zu bilden. wobei einer der Reste R1 und R2 eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellt, und der andere Rest ein Wasserstoffatom oder eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellt; die Reste R3 und R4 jeweils eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellen; A eine Alkandiylgruppe mit 1 bis 8 Kohlenstoffatomen darstellt; M ein Silizium- oder ein Hafnium-Atom darstellt; und n 4 darstellt.

- Die Alkoxidverbindung der vorliegenden Erfindung wird durch die allgemeine Formel (I) dargestellt und ist besonders als eine Vorstufe im Verfahren zur Bildung eines dünnen Films geeignet, das eine Verdampfung beinhaltet, wie zum Beispiel CVD und ALD.
- Im Vergleich mit gut bekannten Siliziumalkoxid-Verbindungen besitzt eine Siliziumalkoxid-Verbindung der allgemeinen Formel (I), bei der M ein Siliziumatom darstellt, eine hohe Zersetzbarkeit durch Hitze und/oder Sauerstoff und eine hohe Stabilität gegenüber einer chemischen Reaktion. Darüber hinaus besitzt sie einen höheren Dampfdruck als eine strukturell ähnliche Alkoxidverbindung mit einem primären Aminoalkohol als einem Liganden. Daher ist die Siliziumalkoxid-Verbindung der vorliegenden Erfindung aus energetischer Sicht vorteilhafter bei der Bildung eines dünnen Films, wenn sie alleine eingesetzt wird. Wenn sie in Verbindung mit einer anderen Vorstufe (mit anderen Vorstufen) eingesetzt wird, ist die Siliziumalkoxid-Verbindung bei der Kontrolle der Zusammensetzung des dünnen Films vorteilhaft, da sie leicht mit den anderen Vorstufen bezüglich des Zersetzungsverhaltens zu kontrollieren ist. Darüber hinaus kann sie in gemischtem Zustand mit der anderen Vorstufe verwendet werden, eine Tatsache, die Vorteile während des Betriebs mit sich bringt.
- Im Vergleich mit gut bekannten Hafniumalkoxid-Verbindungen besitzt eine Hafniumalkoxid-Verbindung der allgemeinen Formel (I), bei der M ein Hafniumatom darstellt, eine hohe Zersetzbarkeit durch Hitze und/oder Sauerstoff und eine hohe Stabilität gegenüber einer chemischen Reaktion. Darüber hinaus besitzt sie einen höheren Dampfdruck als eine strukturell ähnliche Alkoxidverbindung mit einem primären Aminoalkohol als einem Liganden. Daher ist die Hafniumalkoxid-Verbindung der vorliegenden Erfindung aus energetischer Sicht vorteilhafter bei der Bildung eines dünnen Films, wenn sie alleine eingesetzt wird. Wenn sie in Verbindung mit einer anderen Vorstufe (mit anderen Vorstufen) eingesetzt wird, ist die Hafniumalkoxid-Verbindung bei der Kontrolle der Zusammensetzung des dünnen Films vorteilhaft, da sie leicht mit den anderen Vorstufen bezüglich des Zersetzungsverhaltens zu kontrollieren ist. Darüber hinaus kann sie in gemischtem Zustand mit der anderen Vorstufe verwendet werden, eine Tatsache, die Vorteile während des Betriebs mit sich bringt.
- In der allgemeinen Formel (I) umfasst die Alkylgruppe mit 1 bis 4 Kohlenstoffatomen, wie sie durch die Reste R1, R2, R3 und R4 dargestellt wird, Methyl, Ethyl, Propyl, Isopropyl, Butyl, sek-Butyl, tert-Butyl und Isobutyl. Die Alkandiylgruppe, wie sie durch A dargestellt wird, kann eine geradkettige Konfiguration aufweisen, oder sie kann eine oder mehrere Verzweigungen an einer beliebigen Position (an beliebigen Positionen) aufweisen, sofern die gesamte Zahl der Kohlenstoffatome 1 bis 8 beträgt. Die Alkandiylgruppe ist vorzugsweise eine solche Gruppe, welche einen energetisch stabilen 5- oder 6-gliedrigen Ring darstellt, wenn die terminale Donorgruppe, die Dialkylaminogruppe, mit einem Siliziumatom oder einem Hafniumatom koordiniert ist. Eine solche bevorzugte Alkandiylgruppe umfasst eine Gruppe, die durch die nachfolgend gezeigte, allgemeine Formel (II) dargestellt wird. Die Alkoxidverbindung der vorliegenden Erfindung kann optische Isomere umfassen, sie zeichnet sich jedoch nicht durch ihre isomere Konfiguration aus. wobei die Reste R5, R6, R7 und R8 jeweils ein Wasserstoffatom oder eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellen; und x 0 oder 1 darstellt; vorausgesetzt, dass die Gesamtzahl der Kohlenstoffatome in der Formel (II) 1 bis 8 beträgt.
- Die Verbindung, in welcher die terminale Donorgruppe des Liganden mit dem Silizium- oder Hafniumatom koordiniert ist, um eine cyclische Struktur zu bilden, wird durch die nachfolgend gezeigte, allgemeine Formel (III) dargestellt. Die Alkoxidverbindung der vorliegenden Erfindung, welche durch die allgemeine Formel (I) dargestellt wird, unterscheidet sich nicht von der durch die allgemeine Formel (III) dargestellten Verbindung. Das heißt, die Alkoxidverbindung der allgemeinen Formel (I) umfasst in ihrem Umfang die Verbindung der allgemeinen Formel (III). wobei einer der Reste R1 und R2 eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellt, und der andere Rest ein Wasserstoffatom oder eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellt; die Reste R3 und R4 jeweils eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellen; A eine Alkandiylgruppe mit 1 bis 8 Kohlenstoffatomen darstellt; M ein Silizium- oder Hafniumatom darstellt; und n 4 darstellt.

- Wenn die Alkoxidverbindung der vorliegenden Erfindung bei der Bildung eines dünnen Films, die den Schritt der Verdampfung umfasst, eingesetzt wird, ist es bevorzugt, dass die Reste R1 bis R4 und A in der allgemeinen Formel (I) ein geringeres Molekulargewicht aufweisen, um einen höheren Dampfdruck zu liefern. Insbesondere sind die Reste R1 und R2 jeweils bevorzugt ein Wasserstoffatom oder eine Methylgruppe, und die Reste R3 und R4 sind jeweils bevorzugt eine Methylgruppe, und A ist bevorzugt eine Methylengruppe. Wenn die Alkoxidverbindung der vorliegenden Erfindung bei der Bildung eines dünnen Films durch MOD, welches keinen Verdampfungsschritt beinhaltet, eingesetzt wird, werden die Reste R1 bis R4 und A in geeigneter Weise entsprechend der Löslichkeit im verwendeten Lösungsmittel und der Reaktivität bei der Bildung des dünnen Films ausgewählt.
- Die Alkoxidverbindung der vorliegenden Erfindung ist nicht durch das Verfahren zur Herstellung beschränkt und kann unter Verwendung gut bekannter Reaktionen hergestellt werden. Gut bekannte Verfahren zur allgemeinen Synthese von Alkoxidverbindungen können unter Verwendung des entsprechenden Aminoalkohols eingesetzt werden. Solche Verfahren umfassen ein Verfahren, das die Umsetzung eines Halogenids oder eines anorganischen Salzes (zum Beispiel eines Nitrats) oder seines Hydrats von Silizium oder Hafnium mit der entsprechenden Alkoholverbindung in Gegenwart einer Base, wie zum Beispiel Natrium, Natriumhydrid, Natriumamid, Natriumhydroxid, Natriummethylat, Ammoniak oder Amin, umfasst; ein Verfahren, das die Umsetzung eines Halogenids oder eines anorganisches Salzes (zum Beispiel eines Nitrats) oder seines Hydrats von Silizium oder Hafnium mit einem Alkalimetallalkoxid (zum Beispiel Natriumalkoxid, Lithiumalkoxid oder Kaliumalkoxid) einer entsprechenden Alkoholverbindung umfasst; ein Verfahren, das eine Alkohol-Austauschreaktion zwischen einem Silizium- oder Hafnium-Alkoxid eines niedermolekularen Alkohols, wie zum Beispiel eines Methoxids, Ethoxids, Isopropoxids oder Butoxids, und einer entsprechenden Alkoholverbindung umfasst; und ein Verfahren, das die Umsetzung eines Silizium- oder Hafnium-Halogenids oder eines anorganischen Salzes (zum Beispiel eines Nitrats) mit einem Derivat, das ein reaktives Zwischenprodukt liefert, und die Umsetzung des Zwischenprodukts mit einer entsprechenden Alkoholverbindung umfasst.
- Das reaktive Zwischenprodukt umfasst Amidverbindungen von Silizium oder Hafnium, wie zum Beispiel Tetrakis(dialkylamino)silizium, Tetrakis(bis(trimethylsilyl)amino)silizium, Tetrakis(dialkylamino)hafnium und Tetrakis(bis(trimethylsilyl)amino)hafnium.
- Das Material für die Bildung eines dünnen Films gemäß der vorliegenden Erfindung enthält die vorstehend erwähnte Alkoxidverbindung der vorliegenden Erfindung als eine Vorstufe für einen dünnen Film. Die Form des Materials hängt von der für das Material verwendeten Technologie zur Bildung des dünnen Films ab, einschließlich des MOD-Prozesses, wie zum Beispiel dem Tauch-Pyrolyse-Verfahren und dem Sol-Gel-Prozess und den CVD-Prozessen, einschließlich ALD. Die Alkoxidverbindung der vorliegenden Erfindung ist angesichts ihrer physikalischen Eigenschaften insbesondere als ein Ausgangsmaterial für CVD nützlich.
- Wenn das Material für die Bildung des dünnen Films der vorliegenden Erfindung für die chemische Dampfabscheidung (chemical vapor deposition; CVD) bestimmt ist, wird die Form des Materials in geeigneter Weise für die Verfahren des adaptierten CVD-Prozesses ausgewählt, wie zum Beispiel einem Nachschub-Zufuhrsystem (source delivery system).
- Das Nachschub-Zufuhrsystem umfasst ein Dampf-Zufuhrsystem, in welchem das Material für CVD durch Erhitzen und/oder durch eine Druckreduktion in einem Behälter verdampft wird und an einen Ort für die Abscheidungsreaktion geführt wird, gegebenenfalls zusammen mit einem Trägergas, zum Beispiel Argon, Stickstoff oder Helium, und ein Flüssigkeits-Zufuhrsystem, in welchem das Material für CVD in Form einer Flüssigkeit oder einer Lösung einem Verdampfer zugeführt wird, wo es durch Erhitzen und/oder durch eine Druckreaktion verdampft wird und anschließend an den Ort der Abscheidungsreaktion geführt wird. Wenn die durch die allgemeine Formel (I) dargestellte Verbindung in einem Dampfzufuhrsystem eingesetzt wird, ist sie per se ein Material für CVD. Im Falle des Flüssigkeits-Zufuhrsystems ist die durch die allgemeine Formel (I) dargestellte Alkoxidverbindung per se oder eine Lösung der Verbindung in einem organischen Lösungsmittel ein Material für CVD.
- In einem CVD-Verfahren mit vielen Bestandteilen umfassen die Nachschub-Zufuhrsysteme ein System, bei dem eine Mehrzahl von Materialien gesondert verdampft und zugeführt werden (nachfolgend als ein „Multi-Source-System" bezeichnet) und ein System, bei dem eine Mehrzahl von Materialien zuvor in einem vorgeschriebenen Verhältnis gemischt werden, und die Mischung verdampft und zugeführt wird (nachfolgend als „Single-Source-System" bezeichnet). Im Falle eines Single-Source-Systems ist das Material für CVD eine Mischung oder eine gemischte Lösung von Alkoxidverbindungen der vorliegenden Erfindung oder eine Mischung oder eine gemischte Lösung einer Alkoxidverbindung (Alkoxidverbindungen) der vorliegenden Erfindung oder einer anderen Vorstufe (anderen Vorstufen).
- Das organische Lösungsmittel, welches in dem Material für CVD verwendet werden kann, ist nicht in besonderer Weise beschränkt, und ein beliebiges, gut bekanntes, organisches Lösungsmittel ist nützlich. Beispiele sind Alkohole, wie zum Beispiel Methanol, Ethanol, 2-Propanol und n-Butanol; Essigsäureester, wie zum Beispiel Ethylacetat, Butylacetat und Methoxyethylacetat; Etheralkohole, wie zum Beispiel Ethylenglycolmonomethylether, Ethylenglycolmonoethylether, Ethylenglycolmonobutylether und Diethylenglycolmonomethylether; Ether, wie zum Beispiel Tetrahydrofuran, Tetrahydropyran, Ethylenglycoldimethylether, Diethylenglycoldimethylether, Triethylenglycoldimethylether, Dibutylether und Dioxan; Ketone, wie zum Beispiel Methylbutylketon, Methylisobutylketon, Ethylbutylketon, Dipropylketon, Diisobutylketon, Methylamylketon, Cyclohexanon und Methylcyclohexanon; Kohlenwasserstoffe, wie zum Beispiel Hexan, Cyclohexan, Methylcyclohexan, Dimethylcyclohexan, Ethylcyclohexan, Heptan, Octan, Toluol und Xylol; Kohlenwasserstoffe mit einer Cyanogrupppe, wie zum Beispiel 1-Cyanopropan, 1-Cyanobutan, 1-Cyanohexan, Cyanocyclohexan, Cyanobenzol, 1,3-Dicyanopropan, 1,4-Dicyanobutan, 1,6-Dicyanohexan, 1,4-Dicyanocylohexan und 1,4-Dicyanobenzol; Pyridin und Lutidin. Ein Lösungsmittel oder eine Mischung von Lösungsmitteln, die verwendet werden sollen, wird zum Beispiel entsprechend der Löslichkeit für den zu lösenden Stoff und der Siedetemperatur oder der Zündtemperatur in Bezug auf die Verarbeitungstemperatur ausgewählt. Beim Einsatz dieser organischen Lösungsmittel beträgt die Gesamtkonzentration der Alkoxidverbindungen der vorliegenden Erfindung und der anderen Vorstufen in dem organischen Lösungsmittel bevorzugt 0,01 bis 2,0 mol/l, stärker bevorzugt 0,05 bis 1,0 mol/l.
- Andere Vorstufen, die in Kombination mit der Alkoxidverbindung der vorliegenden Erfindung in einem Multikomponenten-CVD-System eingesetzt werden können, sind nicht in besonderer Weise beschränkt, und beliebige Vorstufen, die im Stand der Technik für die Verwendung als CVD-Materialien gut bekannt sind, können verwendet werden.
- Die anderen Vorstufen umfassen Verbindungen, die aus Silizium oder einem Metall und einer oder mehreren organischen Koordinationsverbindungen gebildet werden, die aus Alkoholverbindungen, Glycolverbindungen, β-Diketonverbindungen, Cyclopentadienverbindungen, organischen Aminverbindungen, usw. ausgewählt werden. Die Metallarten der Vorstufen umfassen Magnesium, Calcium, Strontium, Barium, Titan, Zirkonium, Hafnium, Vanadium, Niob, Tantal, Mangan, Eisen, Ruthenium, Kobalt, Rhodium, Iridium, Nickel, Palladium, Platin, Kupfer, Silber, Gold, Zink, Gallium, Indium, Germanium, Zinn, Blei, Antimon, Wismut, Yttrium, Lanthan, Cer, Praseodym, Neodym, Promethium, Samarium, Europium, Gadolinium, Terbium, Dysprosium, Holmium, Erbium, Thulium und Ytterbium.
- Die Alkoholverbindungen, die als ein organischer Ligand verwendet werden können, umfassen Alkylalkohole, wie zum Beispiel Methanol, Ethanol, Propanol, Isopropanol, Butanol, 2-Butanol, Isobutanol, tert-Butanol, Amylalkohol, Isoamylalkohol und tert-Amylalkohol; Etheralkohole, wie zum Beispiel 2-Methoxyethanol, 2-Ethoxyethanol, 2-Butoxyethanol, 2-(2-Methoxyethoxy)ethanol, 2-Methoxy-1-methylethanol, 2-Methoxy-1,1-dimethylethanol, 2-Ethoxy-1,1-dimethylethanol, 2-Isopropoxy-1,1-dimethylethanol, 2-Butoxy-1,1-dimethylethanol, 2-(2-Methoxyethoxy)-1,1-dimethylethanol, 2-Propoxy-1,1-diethylethanol, 2-sek-Butoxy-1,1-diethylethanol und 3-Methoxy-1,1-dimethylpropanol; und Dialkylaminoalkohole, welche die Alkoxodverbindungen der vorliegenden Erfindung liefern.
- Die Glycolverbindungen, die als ein organischer Ligand verwendet werden können, umfassen 1,2-Ethandiol, 1,2-Propandiol, 1,3-Propandiol, 2,4-Hexandiol, 2,2-Dimethyl-1,3-propandiol, 2,2-Diethyl-1,3-propandiol, 1,3-Butandiol, 2,2-Diethyl-1,3-butandiol, 2-Ethyl-2-butyl-l,3-propandiol, 2,4-Pentandiol, 2-Methyl-1,3-propandiol, 2-Methyl-2,4-Pentandiol, 2,4-Hexandiol und 2,4-Dimethyl-2,4-Pentandiol.
- Die β-Diketonverbindungen, die als ein organischer Ligand verwendet werden können, umfassen Alkyl-substituierte β-Ketone, wie zum Beispiel Acetylaceton, Hexan-2,4-dion, 5-Methylhexan-2,4-dion, Heptan-2,4-dion, 2-Methylheptan-3,5-dion, 5-Methylheptan-2,4-dion, 6-Methylheptan-2,4-dion, 2,2-Dimethylheptan-3,5-dion, 2,6-Dimethylheptan-3,5-dion, 2,2,6-Trimethylheptan-3,5-dion, 2,2,6,6-Tetramethylheptan-3,5-dion, Octan-2,4-dion, 2,2,6-Trimethyloctan-3,5-dion, 2,6-Dimethyloctan-3,5-dion, 2,9-Dimethylnonan-4,6-dion, 2-Methyl-6-ethyldecan-3,5-dion und 2,2-Dimethyl-6-ethyldecan-3,5-dion; Fluoralkyl-substituierte β-Diketone, wie zum Beispiel 1,1,1-Trifluorpentan-2,4-dion, 1,1,1-Trifluor-5,5-di methylhexan-2,4-dion, 1,1,1,5,5,5-Hexafluorpentan-2,4-dion und 1,3-Di(perfluorhexyl)propan-l,3-dion; und Ether-subtituierte β-Diketone, wie zum Beispiel 1,1,5,5-Tetramethyl-1-methoxyhexan-2,4-dion, 2,2,6,6-Tetramethyl-1-methoxyheptan-3,5-dion und 2,2,6,6-Tetramethyl-1-(2-methoxyethoxy)heptan-3,5-dion.
- Die Cyclopentadien-Verbindungen, die als ein organischer Ligand verwendet werden können, umfassen Cyclopentadien, Methylcyclopentadien, Ethylcyclopentadien, Propylcyclopentadien, Isopropylcyclopentadien, Butylcyclopentadien, sek-Butylcyclopentadien, Isobutylcyclopentadien, tert-Butylcyclopentadien, Dimethylcyclopentadien und Tetramethylcyclopentadien. Die organischen Aminverbindungen, die als ein organischer Ligand verwendet werden können, umfassen Methylamin, Ethylamin, Propylamin, Isopropylamin, Butylamin, sek-Butylamin, tert-Butylamin, Isobutylamin, Dimethylamin, Diethylamin, Dipropylamin, Diisopropylamin, Ethylmethylamin, Propylmethylamin und Isopropylmethylamin.
- Die andere Vorstufe, wenn sie in einem Multi-Source-System verwendet wird, ist vorzugsweise eine Verbindung, die ein ähnliches Verhalten bei der Zersetzung durch Hitze und/oder Oxidation aufweist. Die andere Vorstufe, wenn sie in einem Single-Source-System verwendet wird, ist vorzugsweise eine Verbindung, die keiner Veränderung aufgrund einer chemischen Reaktion beim Mischen unterliegt, und die ein ähnliches Verhalten bei der Zersetzung durch Hitze und/oder Oxidation zeigt.
- Beispiele von Vorstufen für Titan oder Zirkonium umfassen Tetraalkoxytitan-Verbindungen, welche denselben Liganden aufweisen wie die Alkoxidverbindung der vorliegenden Erfindung, und Verbindungen, die durch die nachfolgend gezeigte, allgemeine Formel dargestellt werden. wobei M1 Titan oder Zirkonium darstellt; die Reste Ra und Rb jeweils unabhängig eine Alkylgruppe mit 1 bis 20 Kohlenstoffatomen darstellen, welche mit einem Halogenatom substituiert sein kann oder ein Sauerstoffatom in ihrer Kette enthalten kann; der Rest Rc eine Alkylgruppe mit 1 bis 8 Kohlenstoffatomen darstellt; der Rest Rd eine geradkettige oder verzweigtkettige Alkylengruppe mit 2 bis 18 Kohlenstoffatomen darstellt; die Reste Re und Rf jeweils ein Wasserstoffatom oder eine Alkylgruppe mit 1 bis 3 Kohlenstoffatomen darstellen; der Rest Rg eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellt; der Index p eine ganze Zahl von 0 bis 4 darstellt; der Index q 0 oder 2 darstellt; und der Index r eine ganze Zahl von 0 bis 3 darstellt.
- In der vorstehenden allgemeinen Formel umfasst die Alkylgruppe mit 1 bis 20 Kohlenstoffatomen, welche mit einem Halogenatom substituiert sein kann oder ein Sauerstoff in ihrer Kette enthalten kann, wie sie durch die Reste Ra und Rb dargestellt wird, Methyl, Ethyl, Propyl, Isopropyl, Butyl, sek-Butyl, tert-Butyl, Isobutyl, Amyl, Isoamyl, sek-Amyl, tert-Amyl, Hexyl, Cyclohexyl, 1-Methylcyclohexyl, Heptyl, 3-Heptyl, Isoheptyl, tert-Heptyl, n-Octyl, Isooctyl, tert-Octyl, 2-Ethylhexyl, Trifluormethyl, Perfluorhexyl, 2-Methoxyethyl, 2-Ethoxyethyl, 2-Butoxyethyl, 2-(2-Methoxyethoxy)ethyl, 1-Methoxy-1,1-dimethylmethyl, 2-Methoxy-1,1-dimethylethyl, 2-Ethoxy-1,1-dimethylethyl, 2-Isopropoxy-1,1-dimethylethyl, 2-Butoxy-1,1-dimethylethyl und 2-(2-methoxyethoxy)-1,1-dimethylethyl. Die geradkettige oder verzweigtkettige Alkylengruppe mit 2 bis 18 Kohlenstoffatomen, wie sie durch den Rest Rd dargestellt wird, ist eine Gruppe, die sich von Glycolen ableitet, einschließlich 1,2-Ethandiol, 1,2-Propandiol, 1,3-Propandiol, 1,3-Butandiol, 2,4-Hexandiol, 2,2-Dimethyl-1,3-propandiol, 2,2-Diethyl-1,3-propandiol, 2,2-Diethyl-1,3-butandiol, 2-Ethyl-2-butyl-1,3-propandiol, 2,4-Pentandiol, 2-Methyl-1,3-propandiol und 1-Methyl-2,4-pentandiol. - In der vorstehenden chemischen Formel umfasst die koordinierende heterocyclische Verbindung, wie sie durch L dargestellt wird, Kronenether, wie zum Beispiel 18-Krone-6, Dicyclohexyl-18-Krone-6, 24-Krone-8, Dicyclohexyl-24-Krone-8 und Dibenzo-24-Krone-8; cyclische Polyamine, wie zum Beispiel Cyclam und Cyclen; Pyridin, Pyrrolidin, Piperidin, Morpholin, N-Methylpyrrolidin, N-Methylpiperidin, N-Methylmorpholin, Tetrahydrofuran, Tetrahydropyran, 1,4-Dioxan, Oxazol, Thiazol und Oxathiolan. Die durch die Reste Ra, Rc, Re, Rf, und Rg dargestellten Gruppen umfassen die entsprechenden Beispiele, welche vorstehend mit Bezug auf die Verbindungen für Titan- oder Zirkonium-Vorstufen aufgezählt wurden. Die Alkoxygruppe mit 1 bis 8 Kohlenstoffatomen, wie sie durch Rh dargestellt wird, umfasst Methyloxy, Ethyloxy, Propyloxy, Isopropyloxy, Butyloxy, sek-Butyloxy, tert-Butyloxy, Isobutyloxy, Amyloxy, Isoamyloxy, sek-Rmyloxy, tert-Amyloxy, Hexyloxy, 1-Ethylpentyloxy, Cyclohexyloxy, 1-Methylcyclohexyloxy, Heptyloxy, Isoheptyloxy, tert-Heptyloxy, n-Octyloxy, Isooctyloxy, tert-Octyloxy und 2-Ethylhexyloxy. Die Gruppe, wie sie durch den Rest Ri dargestellt wird, umfasst die Beispiele, die vorstehend für den Rest Rg aufgezählt wurden.
- Verbindungen für Wismut-Vorstufen umfassen Triarylwismut-Verbindungen, wie zum Beispiel Triphenylwismut, Tri(o-methylphenyl)wismut, Tri(m-methylphenyl)wismut und Tri(p-methylphenyl)wismut; Trialkylwismut-Verbindungen, wie zum Beispiel Trimethylwismut; β-Diketon-Komplexe, wie zum Beispiel Tris(2,2,6,6-tetramethylheptan-3,5-dionat)wismut; Cyclopentadienyl-Komplexe, wie zum Beispiel Tris(cyclopentadienyl)wismut und Tris(methylcyclopentadienyl)wismut; Alkoxide mit niedermolekularen Alkoholen, wie zum Beispiel Tris(tert-butoxy)wismut, Tris(tert-amyloxy)wismut und Tris(ethoxy)wismut; Alkoxidverbindungen, die durch die nachstehend gezeigte allgemeine Formel dargestellt werden, und Trialkoxywismut-Verbindungen mit demselben Liganden, wie sie die Alkoxyverbindung der Erfindung besitzt. wobei die Reste Re und Rf jeweils ein Wasserstoffatom oder eine Alkylgruppe mit 1 bis 3 Kohlenstoffatomen darstellen; der Rest Rg eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellt; und n 1 oder 2. darstellt.
- In der vorstehenden allgemeinen Formel umfassen die Reste Re, Rf und Rg die entsprechenden Gruppen, die unter Bezugnahme auf die Verbindungen für Titanvorstufen und die Verbindungen für Zirkoniumvorstufen aufgeführt wurden.
- Verbindungen für Vorstufen der seltenen Erden umfassen Trialkoxid-Verbindungen mit demselben Liganden, wie sie die Alkoxidverbindungen der vorliegenden Erfindung aufweisen, sowie Verbindungen, die durch die allgemeine Formel dargestellt werden: wobei M2 ein Atom der seltenen Erden darstellt; die Reste Ra und Rb jeweils eine Alkylgruppe mit 1 bis 20 Kohlenstoffatomen darstellen, welche mit einem Halogenatom substituiert sein kann und ein Sauerstoffatom in ihrer Kette enthalten kann; der Rest Rc eine Alkylgruppe mit 1 bis 8 Kohlenstoffatomen darstellt; die Reste Re und Rf jeweils ein Wasserstoffatom oder eine Alkylgruppe mit 1 bis 3 Kohlenstoffatomen darstellen; der Rest Rg eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellt; der Rest Rj eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellt; der Index p' eine ganze Zahl von 0 bis 3 darstellt; und der Index r' eine ganze Zahl von 0 bis 2 darstellt.
- In den Verbindungen für die Zufuhr der Seltenen Erden, welche durch die vorstehende allgemeine Formel dargestellt werden, umfasst das Atom der seltenen Erden, welches durch M2 dargestellt wird, Scandium, Yttrium, Lanthan, Cer, Praseodym, Neodym, Promethium, Samarium, Europium, Gadolinium, Terbium, Dysprosium, Holmium, Erbium, Thulium, Ytterbium und Lutetium. Die durch die Reste Ra, Rb, Rc, Re, Rf und Rg dargestellten Gruppen umfassen die entsprechenden Gruppen, welche unter Bezugnahme auf die Verbindungen für Titan-Vorstufen und Verbindungen für Zirkonium-Vorstufen aufgezählt wurden. Beispiele für die Alkylgruppe mit 1 bis 4 Kohlenstoffatomen, wie sie durch Rj dargestellt wird, umfassen solche, die für Rg aufgeführt wurden.
- Falls gewünscht, kann das Material für CVD ein nukleophiles Reagenz enthalten, um die Alkoxidverbindung der vorliegenden Erfindung und eine andere Vorstufe zu stabilisieren. Beispiele für ein nukleophiles Reagenz umfassen Ethylenglycolether, wie zum Beispiel Glyme, Diglyme, Triglyme und Tetra- 24-Krone-8; Polyamine, wie zum Beispiel Ethylendiamin, N,N'-Tetramethylethylendiamin, Diethylentriamin, Triethylentetramin, Tetraethylenpentamin, Pentaethylenhexamin, 1,1,4,7,7-Pentamethyldiethylentriamin, 1,1,4,7,10,10-Hexamethyltriethylentetramin und Triethoxytriethylenamin; cyclische Polyamine, wie zum Beispiel Cyclam und Cyclen; heterocyclische Verbindungen, wie zum Beispiel Pyridin, Pyrrolidin, Piperidin, Morpholin, N-Methylpyrrolidin, N-Methylpiperidin, N-Methylmorpholin, Tetrahydrofuran, Tetrahydropyran, 1,4-Dioxan, Oxazol, Thiazol und Oxathiolan; β-Ketoester, wie zum Beispiel Methylacetoacetat, Ethylacetoacetat und 2-Methoxyethylacetoacetat; und β-Diketone, wie zum Beispiel Acetylaceton, 2,4-Hexandion, 2,4-Heptandion, 3,5-Heptandion und Dipivaloylmethan. Das nukleophile Reagenz als ein Stabilisator wird üblicherweise in einer Menge von 0,1 bis 10 mol eingesetzt, vorzugsweise von 1 bis 4 mol, pro mol der Vorstufen-Verbindung.
- Das Verfahren zur Bildung eines dünnen Films gemäß der vorliegenden Erfindung erfolgt durch CVD unter Verwendung einer Alkoxidverbindung der Erfindung und, falls nötig, einer weiteren Vorstufen-Verbindung. CVD ist ein Verfahren, bei dem ein verdampftes Material, und gegebenenfalls ein reaktives Gas auf ein Substrat geleitet wird (werden), das bzw. die man zersetzen und/oder chemisch auf dem Substrat reagieren lässt, und bei dem man einen dünnen Film wachsen und auf dem Substrat aufbauen lässt. Das Verfahren der vorliegenden Erfindung ist nicht in besonderer Weise durch das Verfahren der Materialzufuhr, durch die der Art der Abscheidung und die Bedingungen für die Bildung des Films, durch die Ausstattung für die Bildung des Films und dergleichen, beschränkt. Es wird von beliebigen Bedingungen und Verfahren, die üblicherweise im Stand der Technik bekannt sind, Gebrauch gemacht.
- Das reaktive Gas, welches gegebenenfalls verwendet werden kann, umfasst oxidierende Gase, wie zum Beispiel Sauerstoff, Ozon, Stickstoffdioxid, Stickstoffmonoxid, Wasserdampf, Wasserstoffperoxid, Ameisensäure, Essigsäure und Essigsäure anhydrid; und reduzierende Gase, wie zum Beispiel Wasserstoff. Reaktive Gase, die verwendet werden können, um einen Nitridfilm zu bilden, umfassen organische Aminverbindungen, wie zum Beispiel Monoalkylamine, Dialkylamine, Trialkylamine und Alkylendiamine; Hydrazin und Ammoniak.
- Das Verfahren der Materialzufuhr umfasst das vorstehend beschriebene Dampf-Zufuhrsystem, das Flüssigkeits-Zufuhrsystem, das Single-Source-System und das Multi-Source-System.
- Die Abscheidungsweisen umfassen thermisches CVD (nur Hitze wird verwendet, um das verdampfte Material oder eine Mischung des verdampften Materials und eines reaktiven Gases zur Abscheidungsreaktion auf einem Film zu veranlassen), plasma-verstärktes CVD (Hitze und Plasma werden verwendet), Licht-unterstütztes CVD (Hitze und Licht werden verwendet), Fotoplasma-unterstütztes CVD (Hitze, Licht und Plasma werden verwendet) und ALD (Atomschichtabscheidung), bei der eine Abscheidungsreaktion des CVD in die Schritte einer Elementarreaktion untergeteilt wird, um damit einen Film stufenweise auf einem molekularen Niveau aufzubauen.
- Die Bedingungen für die Bildung des Films umfassen eine Reaktionstemperatur (die Substrattemperatur), den Reaktionsdruck und die Abscheidungsgeschwindigkeit. Die Reaktionstemperatur beträgt vorzugsweise 160 °C oder mehr, bei der die Alkoxidverbindung der vorliegenden Erfindung in ausreichender Wiese reagiert, stärker bevorzugt 250 °C bis 800 °C. Der Reaktionsdruck reicht von atmosphärischem Druck bis 10 Pa für thermisches CVD und Foto-unterstütztes CVD oder von 10 bis 2000 Pa für die Filmbildung unter Verwendung von Plasma. Die Abscheidungsgeschwindigkeit kann durch die Bedingungen für die Materialzuführung (Verdampfungstemperatur und Verdampfungsdruck) und durch die Reaktionstemperatur und den Reaktionsdruck kontrolliert werden. Eine zu hohe Abscheidungsgeschwindigkeit neigt dazu, zu schlechteren Eigenschaften des erhaltenen dünnen Films zu führen, und eine zu geringe Abscheidungs geschwindigkeit kann zu einer mangelhaften Produktivität führen. Eine bevorzugte Abscheidungsgeschwindigkeit liegt im Bereich von 0,5 bis 5000 nm/min, stärker bevorzugt bei 1 bis 1000 nm/min. Im Fall von ALD wird die Filmdicke durch die Anzahl der Zyklen kontrolliert, um eine gewünschte Filmdicke zu erreichen.
- Bei dem Verfahren zur Bildung eines dünnen Films der vorliegenden Erfindung kann der erhaltene, dünne Film einem Erhitzen in einer inerten, oxidierenden oder reduzierenden Atmosphäre unterzogen werden, um verbesserte elektrische Eigenschaften zu erhalten. Wenn eine stufenweise Beschichtung erforderlich ist, kann das Verfahren den Schritt des Rückfließens des dünnen Films (reflowing the film) aufweisen. Der Rückfluss (reflow) wird üblicherweise bei 400 °C bis 1200 °C, vorzugsweise bei 500 °C bis 800 °C durchgeführt.
- In Verbindung mit einer geeigneten Auswahl einer Vorstufen-Verbindung eines anderen Bestandteils, eines reaktiven Gases, und der Bedingungen für die Bildung des Films liefern das Material für die Bildung des dünnen Films gemäß der vorliegenden Erfindung und das Verfahren zur Bildung eines dünnen Films gemäß der Erfindung einen dünnen Film der gewünschten Art, wie zum Beispiel Oxidkeramik, Nitridkeramik und Glas. Zusammensetzungen des dünnen Films, der in der vorliegenden Erfindung hergestellt wird, umfassen Siliziumoxid, Hafniumoxid, Silizium-Titan-Doppeloxid, Silizium-Zirkonium-Doppeloxid, Silizium-Hafnium-Doppeloxid, Silizium-Wismut-Doppeloxid, Hafnium-Aluminium-Doppeloxid, Hafnium-Seltenerd-Doppeloxid, Silizium-Wismut-Titan-Komplexoxid, Silizium-Hafnium-Aluminium-Komplexoxid, Silizium-Hafnium-Seltenerd-Komplexoxid, Siliziumnitrid und Hafniumnitrid. Anwendungen dieser dünnen Filme umfassen Elemente von elektronischen Bauteilen, wie zum Beispiel Filme für Kondensatoren mit hoher Dielektrizitätskonstante, Gate-Isolatoren, Gate-Filme, Filme für ferroelektrische Kondensatoren, Kondensatorfilme, Sperrschichtfilme, und optische Glaselemente, wie zum Beispiel optische Fasern, optische Wellenleiter, optische Verstärker und optische Schalter.

- Die vorliegende Erfindung wird nunmehr in näheren Einzelheiten mit Bezugnahme auf die Herstellungsbeispiele, Bewertungsbeispiele und Beispiele erläutert, jedoch soll dies so verstanden werden, als sei die Erfindung nicht darauf beschränkt.
- Die Herstellungsbeispiele 1 bis 3 stellen Beispiele für die Alkoxidverbindung der vorliegenden Erfindung dar; die Bewertungsbeispiele 1 und 2 zeigen eine Bewertung der thermisch-oxidativen Zersetzbarkeit der Alkoxidverbindungen der vorliegenden Erfindung und der Vergleichsverbindungen; die Bewertungsbeispiele 3 und 4 zeigen eine Bewertung der Verdampfungseigenschaften der Alkoxidverbindungen der vorliegenden Erfindung und der Vergleichsverbindungen; die Beispiele 1 bis 3 liefern Beispiele für ein Material zur Bildung eines dünnen Films der vorliegenden Erfindung und Beispiele für das Verfahren für die Bildung eines dünnen Films der vorliegenden Erfindung; und das Vergleichsbeispiel 1 stellt ein Beispiel eines Materials zur Bildung eines dünnen Films vor, wobei eine Verbindung verwendet wird, die von der Alkoxidverbindung der vorliegenden Erfindung verschieden ist, und die Bildung eines dünnen Films unter Verwendung dieses Materials.
- Herstellungsbeispiel 1: Herstellung der Verbindung Nr. 1
- In ein Reaktionsgefäß wurden 0,687 mol 1-Dimethylamino-2-propanol, 500 ml wasserfreies Toluol und 0,481 mol Natrium in einer trockenen Argonatmosphäre gegeben, und die Mischung wurde gerührt, bis das feste Natrium verschwunden war. Nachdem die Innentemperatur auf 4 °C eingestellt worden war, wurde eine gemischte Flüssigkeit von 50 ml trockenem Toluol und 0,1145 mol Siliziumtetrachlorid tropfenweise zu der Mischung gegeben. Die Innentemperatur wurde so kontrolliert, dass sie während der Zugabe 30 °C nicht überstieg. Nach der Vollendung der Zugabe wurde das System zum Rückflusskochen bei 120 °C für 27 Stunden erhitzt. Die Reaktionsmischung wurde durch ein 0,2 μm Filter filtriert, und das Filtrat wurde eingeengt, indem das Lösungsmittel und sämtlicher, nicht umgesetzter Alkohol durch Verdampfung unter vermindertem Druck entfernt wurden. Das Konzentrat wurde unter vermindertem Druck destilliert. Aus der Fraktion bei 25 bis 30 Pa und einer Siedetemperatur am oberen Ende der Destillationskolonne von 108 °C bis 109 °C wurde eine farblose Flüssigkeit in einer Ausbeute von 46 % erhalten, welche darüber hinaus durch Destillation unter vermindertem Druck gereinigt wurde, um eine klare, farblose Flüssigkeit zu ergeben. Der wiedergewonnene Anteil bei der Reinigung betrug 95 %. Die erhaltene, klare, farblose Flüssigkeit wurde als die Titelverbindung, Verbindung Nr. 1, identifiziert. Die analytischen Werte der klaren, farblosen Flüssigkeit waren wie folgt.

- Herstellungsbeispiel 2: Herstellung der Verbindung Nr. 2
- In ein Reaktionsgefäß wurden 0,687 mol 1-Dimethylamino-2-methyl-2-propanol, 500 ml wasserfreies Toluol und 0,481 mol Natrium in einer trockenen Argonatmosphäre gegeben, und die Mischung wurde gerührt, bis das feste Natrium verschwunden war. Aus der Fraktion bei 25 bis 30 Pa und einer Siedetemperatur am oberen Ende der Destillationskolonne von 115 °C bis 118 °C wurde eine farblose Flüssigkeit in einer Ausbeute von 52 % erhalten, welche darüber hinaus durch Destillation unter vermindertem Druck gereinigt wurde, um eine klare, farblose Flüssigkeit zu ergeben. Der wiedergewonnene Anteil bei der Reinigung betrug 95 %. Die erhaltene, klare, farblose Flüssigkeit wurde als die Titelverbindung, Verbindung Nr. 2, identifiziert. Die analytischen Werte der klaren, farblosen Flüssigkeit waren wie folgt.

- Herstellungsbeispiel 3: Herstellung der Verbindung Nr. 13
- In ein Reaktionsgefäß wurden 0,100 mol Tetrakis(2-propoxy)hafnium-2-propanol, 60 ml wasserfreies Xylol und 0,600 mol 1-Dimethylamino-2-methyl-2-propanol tropfenweise in einer trockenen Argonatmosphäre gegeben. Das Reaktionssystem lies man bei 140 °C für 8 Stunden reagieren, während das als Nebenprodukt gebildete 2-Propanol abdestillierte. Das Xylol wurde durch Verdampfung entfernt und der Rückstand wurde unter vermindertem Druck destilliert. Aus der Fraktion bei 25 bis 28 Pa und einer Temperatur am oberen Ende der Destillationskolonne von 154 °C bis 150 °C wurde eine farblose Flüssigkeit in einer Ausbeute von 32 % erhalten, welche darüber hinaus durch Destillation unter vermindertem Druck gereinigt wurde, um eine klare, farblose Flüssigkeit zu ergeben. Der wiedergewonnene Anteil bei der Reinigung betrug 93 %. Die erhaltene, klare, farblose Flüssigkeit wurde als die Titelverbindung, Verbindung Nr. 13, identifiziert. Die analytischen Werte der klaren, farblosen Flüssigkeit waren wie folgt.

- Bewertungsbeispiel 1: Bewertung der thermisch-oxidativen Zersetzbarkeit von Silizium-Verbindungen
- Verbindung Nr. 1, die im Herstellungsbeispiel 1 erhalten wurde, Tetraethoxysilan (TEOS) und die nachfolgend gezeigte Vergleichsverbindung 1 wurden in Bezug auf ihre thermisch-oxidative Zersetzbarkeit bewertet. Die Verbindung Nr. 1 und die gleichsverbindung 1 wurden in Bezug auf ihre thermisch-oxidative Zersetzbarkeit bewertet. Die Verbindung Nr. 1 und die Vergleichsverbindung Nr. 1 wurden durch Differentialthermoanalyse (TG-DTA) unter den Bedingungen eines Temperaturanstiegs von 30 °C bei einer Geschwindigkeit von 10 °C/min und einem trockenen Sauerstoffstrom (100 ml/min) analysiert. Bei der DTA wurden die Spitzentemperatur eines exothermen Peaks und der Rückstand bei 450 °C für die Bewertung gemessen. Die erhaltenen Ergebnisse sind in Tabelle 1 nachstehend gezeigt.
- Da TEOS durch das vorstehende Verfahren nicht messbar war, wurde es mit Sauerstoff in einem geschlossenen Behälter vermischt und auf 500 °C für 1 Stunde erhitzt, um eine oxidative Zersetzung zu überprüfen. Als ein Ergebnis wurde eine oxidative Zersetzung nicht bestätigt.
- Der Vergleich zwischen der Verbindung Nr. 1 und der Vergleichsverbindung 1 in der Tabelle 1 ergibt das Folgende: (1) Erstere Verbindung besitzt eine geringere Spitzentemperatur am exothermen Peak als letztere Verbindung. (2) Erstere Verbindung besitzt einen Rückstandswert bei 450 °C, der nahe dem theoretischen Wert als SiO2 liegt, während der Rückstandswert bei 450 °C der letzteren Verbindung bei weitem niedriger liegt als der theoretische Wert. Es ist aus diesen Ergebnissen ersichtlich, dass die Verbindung Nr. 1 sich thermisch-oxidativ bei geringeren Temperaturen zersetzt als TEOS und die Vergleichsverbindung 1, und es ist somit bewiesen, dass sie als eine Vorstufen-Verbindung, welche SiO2 auf einem dünnen, zu beschichtenden Film liefert, überlegen ist.
- Bewertungsbeispiel 2: Bewertung der thermisch-oxidativen Zersetzbarkeit von Hafniumverbindungen
- Verbindung Nr. 13, welche im Herstellungsbeispiel 3 erhalten wurde, und die nachfolgend gezeigte Vergleichsverbindung Nr. 2 wurden in Bezug auf ihre thermisch-oxidative Zersetzbarkeit in derselben Weise wie in Bewertungsbeispiel 1 bewertet. Die Ergebnisse sind in Tabelle 2 nachstehend gezeigt.
- Ein Vergleich zwischen der Verbindung Nr. 13 und der Vergleichsverbindung 2 in Tabelle 2 ergab das Folgende: (1) Erstere Verbindung besitzt eine geringere Spitzentemperatur am exothermen Peak als letztere Verbindung. (2) Erste Verbindung besitzt einen Rückstandswert bei 450 °C, der nahe an dem theoretischen Wert als HfO2 liegt, während der Rückstandswert bei 450 °C von letzterer Verbindung niedriger als der theoretische Wert ist. Es ist aus diesen Ergebnissen ersichtlich, dass die Verbindung Nr. 13 sich bei geringeren Temperaturen thermisch- oxidativ zersetzt als die Vergleichsverbindung 2, und es ist somit erwiesen, dass sie als eine Vorstufen-Verbindung, die HfO2 auf einem dünnen, zu beschichtenden Film liefert, überlegen ist.
- Bewertungsbeispiel 3: Bewertung der Verdampfungseigenschaften von Siliziumverbindungen
- Die Verdampfungseigenschaften der Verbindungen Nr. 1 und 2 und der nachstehend gezeigten Vergleichsverbindung 3 wurden durch Messung ihrer Dampfdrücke bewertet. Die Messung des Dampfdrucks erfolgte durch die Messung der Dampftemperatur nahe der Flüssigkeitsoberfläche bei einem festgelegten Druck. Die Dampftemperatur wurde bei 3 oder 4 Punkten bei verschiedenen Drücken des Systems gemessen, und eine Dampfdruckgleichung, die aus einem Clausius-Clapeyron-Plot erhalten wurde, wurde verwendet, um Dampfdrücke bei 120 °C und 150 °C zu berechnen. Die Ergebnisse sind in Tabelle 3 gezeigt.
- Die Ergebnisse in Tabelle 3 beweisen, dass die Alkoxidverbindungen der allgemeinen Formel (I) gemäß der vorliegenden Erfindung, in welcher M ein Silizium darstellt, einen höheren Dampfdruck aufweisen als die Vergleichsverbindung 3, und dass sie bezüglich der Verdampfungseigenschaften überlegen sind.
- Bewertungsbeispiel 4: Bewertung der Verdampfungseigenschaften von Hafniumverbindungen
- Die Verdampfungseigenschaften der Verbindung Nr. 13 und der nachstehend gezeigten Vergleichsverbindung 4 wurden bewertet, indem eine Dampfdruckmessung durchgeführt wurde und die Dampfdrücke bei 150 °C und 200 °C in derselben Weise wie in Bewertungsbeispiel 3 berechnet wurden.
- Der Dampfdruck der Vergleichsverbindung 4 war unmessbar, da es unmöglich war, selbst bei 210 °C eine Dampfphase zu erhalten. Stattdessen wurde die Vergleichsverbindung 4 durch Differentialthermoanalyse (TG-DTA) in einem trockenen Argonstrom analysiert, und es wurde bestätigt, dass sie sich durch Hitze lediglich graduell zersetzt.
- Die mit Verbindung Nr. 13 erhaltenen Ergebnisse sind in Tabelle 4 gezeigt.
- Die Ergebnisse in Tabelle 4 beweisen, dass die Alkoxidverbindung der allgemeinen Formel (I) gemäß der Erfindung, in Dampfdruck als ein CVD-Material aufweist. Im Gegensatz dazu versagte die Verbindung 4 dahingehend, in die Dampfphase überzugehen, und es wurde gefunden, dass sie als ein CVD-Material ungeeignet ist.
- Beispiel 1
- Ethylcyclohexan wurde über metallischem Natriumdraht getrocknet und durch Destillation in einem Argonstrom gereinigt. Die erste 10 Gew.-% Fraktion und die letzte 10 Gew.-% Fraktion wurden verworfen, um ein Lösungsmittel mit einem Wassergehalt von weniger als 1 ppm zu erhalten. Zu 500 ml des so hergestellten Lösungsmittels wurden 0,02 mol der Verbindung Nr. 2 und 0,1 mol der Verbindung Nr. 13 in einem Argonstrom gegeben, um eine Silizium-Hafnium-Single-Source für CVD herzustellen. Ein Film aus Hafnium-Silizium-Doppeloxid wurde auf einem Siliziumwafer gebildet, wobei die erhaltene Single-Source und das in
1 gezeigte CVD-System unter den folgenden Bedingungen eingesetzt wurden. Der erhaltene dünne Film wurde in Bezug auf die Dicke und die Zusammensetzung durch Röntgenstrahlen-Fluoreszenzanalyse analysiert. Die Ergebnisse sind nachstehend gezeigt. - Bedingungen für die Bildung des Films

- Zusammensetzung (in mol): Hf/Si = 1,00 : 0,17
- Beispiel 2
- Ethylcyclohexan wurde über metallischem Natriumdraht getrocknet und durch Destillation in einem Argonstrom gereinigt. Die erste 10 Gew.-% Fraktion und die letzte 10 Gew.-% Fraktion wurden verworfen, um ein Lösungsmittel mit einem Wassergehalt von weniger als 1 ppm zu erhalten. Zu 500 ml des so hergestellten Lösungsmittels wurden 0,02 mol der Verbindung Nr. 1 und 0,1 mol Tetrakis(1-methoxy-2-methyl-2-propoxy)hafnium in einem Argonstrom gegeben, um eine Silizium-Hafnium-Single-Source für CVD herzustellen. Ein Film aus Hafnium-Silizium-Doppeloxid wurde auf einem Siliziumwafer gebildet, wobei die erhaltene Single-Source und das in
1 gezeigte CVD-System unter den folgenden Bedingungen eingesetzt wurden. Der erhaltene dünne Film wurde in Bezug auf die Dicke und die Zusammensetzung in derselben Weise wie in Beispiel 1 analysiert. Die Ergebnisse sind nachstehend gezeigt. - Bedingungen für die Bildung des Films

- Vergleichsbeispiel 1
- Ethylcyclohexan wurde über metallischem Natriumdraht getrocknet und durch Destillation in einem Argonstrom gereinigt. Die erste 10 Gew.-% Fraktion und die letzte 10 Gew.-% Fraktion wurden verworfen, um ein Lösungsmittel mit einem Wassergehalt von weniger als 1 ppm zu erhalten. Zu 500 ml des so herge stellten Lösungsmittels wurden 0,1 mol Tetrakis(1-methoxy-2-methyl-2-propoxy)silizium und 0,1 mol Tetrakis(1-methoxy-2-methyl-2-propoxy)hafnium in einem Argonstrom gegeben, um eine Silizium-Hafnium-Single-Source für CVD zu Vergleichszwecken herzustellen. Ein Film aus Hafnium-Silizium-Doppeloxid wurde auf einem Siliziumwafer gebildet, wobei die erhaltene Single-Source und das in
1 gezeigte CVD-System unter den folgenden Bedingungen eingesetzt wurden. Der erhaltene dünne Film wurde in Bezug auf die Dicke und die Zusammensetzung in gleicher Weise wie in Beispiel 1 analysiert. Die Ergebnisse sind nachstehend gezeigt. - Bedingungen für die Bildung des Films

- Ethylcyclohexan wurde über metallischem Natriumdraht getrocknet und durch Destillation in einem Argonstrom gereinigt. Die erste 10 Gew.-% Fraktion und die letzte 10 Gew.-% Fraktion wurden verworfen, um ein Lösungsmittel mit einem Wassergehalt von weniger als 1 ppm zu erhalten. Zu 500 ml des so hergestellten Lösungsmittels wurden 0,1 mol der Verbindung Nr. 13 und 0,03 mol Tris(1-dimethylamino-2-methyl-2-propoxy)yttrium in einem Argonstrom gegeben, um eine Hafnium-Yttrium-Single-Source für CVD herzustellen. Ein Film aus Hafnium-Yttrium-Doppeloxid wurde auf einem Siliziumwafer gebildet, wobei die er haltene Single-Source und das in
1 gezeigte CVD-System unter den folgenden Bedingungen eingesetzt wurden. Der erhaltene dünne Film wurde in Bezug auf die Dicke und die Zusammensetzung durch Röntgenstrahlen-Fluoreszenzanalyse analysiert. Die Ergebnisse sind nachstehend gezeigt. - Bedingungen für die Bildung des Films

- Zusammensetzung (in mol): Hf/Y = 1,00 : 0,25
- In den Beispielen 1 bis 3 befindet sich die Zusammensetzung des erhaltenen dünnen Films in guter Übereinstimmung mit der des Materials zur Bildung eines dünnen Films. Im Gegensatz dazu stimmt die Zusammensetzung des dünnen Films, der im Vergleichsbeispiel 1 erhalten wurde, nicht mit jener des Materials zur Bildung des dünnen Films überein. Dies beweist, dass die Alkoxidverbindungen der vorliegenden Erfindung eine zufriedenstellende Kontrolle für die Zusammensetzung des Films gewährleisten.
- Gewerbliche Anwendbarkeit:
- Die Verwendung des Materials für die Bildung des dünnen Films der vorliegenden Erfindung, welches die Alkoxidverbindung der vorliegenden Erfindung enthält, verwirklicht die Bildung eines dünnen Films mit einer ausgezeichneten Kontrollierbarkeit der Zusammensetzung und dergleichen, und bringt besonders überlegene Wirkungen bei der Bildung eines aus vielen Bestandteilen bestehenden, dünnen Films durch CVD hervor.
- ZUSAMMENFASSUNG
- Eine Alkoxidverbindung der Formel (I), die als ein Material für die Bildung eines dünnen Films geeignet ist, welche die Verdampfung eines Materials beinhaltet, wie zum Beispiel CVD, ein Material für die Bildung eines dünnen Films, umfassend die Alkoxidverbindung, und ein Verfahren für die Bildung eines dünnen Films unter Verwendung des Materials. Das Verfahren umfasst die Verdampfung des Materials zur Bildung eines dünnen Films, das Einführen des erhaltenen Dampfes, der die Alkoxidverbindung enthält, auf ein Substrat, und das Herbeiführen der Zersetzung des Dampfes und/oder der chemischen Reaktion, um einen dünnen Film auf dem Substrat zu bilden. wobei einer der Reste R1 und R2 eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellt, und der andere Rest ein Wasserstoffatom oder eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellt; R3 und R4 jeweils eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellen; A eine Alkandiylgruppe mit 1 bis 8 Kohlenstoffatomen darstellt; M ein Siliziumatom oder ein Hafniumatom darstellt; und n 4 darstellt.
Claims (6)
- Alkoxidverbindung, dargestellt durch die allgemeine Formel (I) wobei einer der Reste R1 und R2 eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellt, und der andere Rest ein Wasserstoffatom oder eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellt; R3 und R4 jeweils eine Alkylgruppe mit 1 bis 4 Kohlenstoffatomen darstellen; A eine Alkandiylgruppe mit 1 bis 8 Kohlenstoffatomen darstellt; M ein Siliziumatom oder ein Hafniumatom darstellt; und n 4 darstellt.
- Alkoxidverbindung nach Anspruch 1, wobei A in der allgemeinen Formel (I) eine Methylengruppe ist.
- Alkoxidverbindung nach Anspruch 1 oder 2, wobei M in der allgemeinen Formel (I) ein Siliziumatom ist.
- Alkoxidmetall-Verbindung nach Anspruch 1 oder 2, wobei M in der allgemeinen Formel (I) ein Hafniumatom ist.
- Material für die Bildung eines dünnen Films, umfassend die Alkoxidverbindung nach einem der Ansprüche 1 bis 4.
- Verfahren für die Bildung eines dünnen Films, umfassend die Verdampfung des Materials für die Bildung eines dünnen Films nach Anspruch 5, Einführung des erhaltenen Dampfes, der die Alkoxidverbindung enthält, auf ein Substrat, und Herbeiführen der Zersetzung des Dampfes und/oder der chemischen Reaktion, um einen dünnen Film auf dem Substrat zu bilden.
