场效应型晶体管被作为半导体存储器集成电路的单位电子元件、高频信号放大元件、液晶驱动用元件等广泛地使用,是现在最多地被实用化的电子器件。其中,随着近年来的显示装置的发展,不仅是在液晶显示装置(LCD)中,而且在电致发光显示装置(EL)、场发射显示器(FED)等各种显示装置中,作为对显示元件施加驱动电压而驱动显示装置的开关元件,多使用薄膜晶体管(TFT)。
在TFT驱动元件中,现在,硅系半导体薄膜得到最广泛的使用。另一方面,由于与硅系半导体薄膜相比稳定性优异,因此由金属氧化物构成的透明半导体薄膜受到关注。
作为利用了金属氧化物的半导体膜的1种,有含有以氧化锌为主成分的结晶物质的氧化物半导体膜,进行过很多的研究。但是,在利用工业上普遍实行的溅射法进行成膜的情况下,含有以氧化锌为主成分的结晶物质的氧化物半导体膜容易形成氧缺陷,产生很多载流子电子,从而有难以减小电导率的问题。另外,在借助溅射法成膜时,会产生异常放电,损害成膜的稳定性,因而会有所得的膜的均匀性及重现性降低的问题。
另外,特别是含有以氧化锌为主成分的结晶物质的氧化物半导体膜,其场效应迁移率(以下有时也简称为“迁移率”)低至1cm2/V·sec左右,on-off比小,而且容易产生漏电流。由此,在将含有以氧化锌为主成分的结晶物质的氧化物半导体膜作为TFT的活性层(沟道层)使用时,即使在未施加栅电压时,也会在源极端子与漏极端子间流过大的电流,从而会有无法实现TFT的常关操作的问题。另外,也难以增大晶体管的on/off比。
像这样,对于使用含有氧化锌的氧化物半导体膜而得到的TFT而言,出现了迁移率低、on/off比低、漏电流大、夹止(pinch-off)不明确、容易变成常开等TFT的性能变低的可能性。另外,由于耐化学品性变差,因此存在难以进行湿法刻蚀等制造工艺、使用环境的限制。
但是,就含有以氧化锌为主成分的结晶物质的氧化物半导体膜而言,为了提高迁移率等性能,需要在高的压力下成膜。由此,成膜速度慢。另外,由于需要700℃以上的高温处理,因此在工业化方面也有问题。
另外,在使用了含有以氧化锌为主成分的结晶物质的氧化物半导体膜的TFT的情况下,底栅结构中的迁移率等TFT性能低。为了提高性能,需要以顶栅结构使膜厚为100nm以上等。所以,在TFT的元件构成方面也有限制。
为了解决此种问题,研究过使由氧化铟、氧化镓及氧化锌构成的非晶质氧化物半导体膜作为薄膜晶体管来驱动的方法。另外,还进行过利用工业上批量产率优异的溅射法来形成由氧化铟、氧化镓及氧化锌构成的非晶质氧化物半导体膜的研究。但是,镓是稀有金属,因而原料成本高,如果减少镓的添加量,则会有不提高成膜时的氧分压就无法实现TFT的常关操作的问题。
另一方面,也提出过使用了不含有镓而包含氧化铟及氧化锌的非晶质氧化物半导体膜的薄膜晶体管(专利文献1、非专利文献1)。但是,与上述相同,存在不提高成膜时的氧分压就无法实现TFT的常关操作的问题。
另外,研究过在以氧化锡为主成分的In2O3-SnO2-ZnO系氧化物中含有Ta或Y、Si之类的添加元素的光信息记录介质的保护层用的溅射靶(专利文献2、3)。但是,并非氧化物半导体用途,另外,容易形成绝缘性物质的凝聚体,存在电阻值变高、易于引起异常放电的问题。

发明内容
本发明的目的在于,提供一种溅射靶,其不用提高使用溅射法将氧化物半导体或透明导电膜等氧化物薄膜成膜时的氧分压,实现良好的TFT特性。
根据本发明,可以提供以下的溅射靶等。
1.一种溅射靶,其包含氧化物,所述氧化物含有铟元素(In)、锡元素(Sn)及锌元素(Zn)、和选自下述的X组中的1种以上的元素X,各元素的原子比满足下述式(1)~(4)。
X组:Mg、Si、Al、Sc、Ti、Y、Zr、Hf、Ta、La、Nd、Sm

5.根据1~4中任一项所述的溅射靶,其中,在所述溅射靶中,除去烧成面后的靶表面部与从该表面用平面磨床研磨掉2mm的部分的利用CIE1976空间测定的L*a*b*色差(ΔE*)为3.0以下。
6.根据1~5中任一项所述的溅射靶,其中,电阻率为30mΩcm,相对密度为90%以上。
7.根据1~6中任一项所述的溅射靶,其中,元素X为Zr。
8.一种1~7中任一项所述的溅射靶的制造方法,其包括:
工序A,将氧化铟粉与元素X的氧化物混合、粉碎;
工序B,将所述工序A中得到的混合粉在700~1200℃的温度下热处理;以及
工序C,向所述工序B中得到的热处理粉中,加入氧化锡粉及氧化锌粉并混合粉碎。
9.一种氧化物薄膜,其使用上述1~7中任一项所述的溅射靶制作。
10.一种薄膜晶体管,其使用了上述9所述的氧化物薄膜。

具体实施方式
本发明的溅射靶的特征在于,其包含氧化物,所述氧化物含有铟元素(In)、锡元素(Sn)及锌元素(Zn)、和选自Mg、Si、Al、Sc、Ti、Y、Zr、Hf、Ta、La、Nd及Sm(以下称作X组)中的1种以上的元素X。此外,各元素的原子比满足下述式(1)~(4)。

通过在溅射靶中含有选自上述X组中的1种以上的元素X,可以降低溅射时的氧分压。
在上述X组的元素当中,优选制作与In元素、Sn元素或Zn元素的复合氧化物。在不制作复合氧化物的元素的情况下,优选在含有In的氧化物中的固溶量大的元素。而且,对于在含有In的氧化物中的固溶,铟元素与元素X的离子半径的差越小,则越容易进行。另外,元素X与氧的电负性的差优选大于In、Sn及Zn元素与氧的电负性的差。该情况下,元素X的氧化物成为离子键合性非常强的氧化物,因此可以降低溅射时的氧分压。
而且,X组除了Mg、Si、Al、Sc、Ti、Y、Zr、Hf、Ta、La、Nd及Sm以外,只要是与氧的电负性的差大于In、Sn及Zn元素与氧的电负性的差,就可以获得相同的效果,因此并不限定于这些元素。
X组的元素当中,优选为Mg、Si、Al、Sc、Zr及Hf,特别优选为Al、Zr及Hf。
本发明的溅射靶中,In元素在靶中的In元素、Sn元素及Zn元素的合计(原子比)中所占的量[In/(In+Sn+Zn)]满足下述式(1)的关系。

式(1)中,如果In元素的量小于0.10,则溅射靶的体电阻值升高,从而无法进行DC溅射。
另一方面,如果In元素的量大于0.85,则无法获得由元素X的添加带来的降低溅射中的氧分压的效果,难以形成具有良好的TFT特性的氧化物薄膜。另外,由于Zn少,因此所得的膜变为非晶质膜,从而会有无法获得稳定的氧化物薄膜的情况。
In元素的量[In/(In+Sn+Zn)]优选为0.20~0.75,更优选为0.30~0.60。
另外,Sn元素在靶中的In元素、Sn元素及Zn元素的合计(原子比)中所占的量[Sn/(In+Sn+Zn)]满足下述式(2)的关系。

式(2)中,如果Sn元素的量小于0.01,则烧结体密度不会充分地提高,靶的体电阻值有可能变高。
另一方面,如果Sn元素的量大于0.40,则所得的薄膜在湿式蚀刻剂中的溶解性降低,因此湿式蚀刻就会变得困难。
Sn元素的量[Sn/(In+Sn+Zn)]优选为0.05~0.30,更优选为0.10~0.20。
另外,Zn元素在靶中的In元素、Sn元素及Zn元素的合计(原子比)中所占的量[Zn/(In+Sn+Zn)]满足下述式(3)的关系。

式(3)中,如果Zn元素的量小于0.10,则所得的膜作为非晶质膜,有可能不稳定。另一方面,如果Zn元素的量大于0.70,则所得的薄膜在湿式蚀刻剂中的溶解速度过高,因此湿式蚀刻就会变得困难。
Zn元素的量[Zn/(In+Sn+Zn)]优选为0.25~0.60,更优选为0.40~0.50。
另外,本发明的溅射靶中,In元素在靶中的In元素及元素X的合计(原子比)中所占的量[In/(In+X)]满足下述式(4)的关系。
0.70≤In/(In+X)≤0.99(4)
式(4)中,如果In元素的量小于0.70,则靶中的元素X的比例升高,其结果是,容易形成绝缘性物质的凝聚体,靶的电阻值变高。另外,在溅射时容易引起异常放电(电弧)。
另一方面,如果In元素的量大于0.99,则由于元素X的添加量不足,因此无法获得由元素X的添加带来的效果。
In元素的量[In/(In+X)]优选为0.80~0.99,更优选为0.85~0.99。
而且,在溅射靶中添加2种以上的元素X的情况下,式(4)的X所表示的原子比是指所添加的元素X的原子比的合计。
本发明的溅射靶中,靶中所含的以In2O3表示的方铁锰矿结构化合物在X射线衍射(XRD)中的最大峰强度(I(In2O3))与包含元素X和氧的化合物的最大峰强度(Ix)的比(Ix/I(In2O3))优选满足下述式(5)。

另外,溅射靶中所含的以Zn2SnO4表示的尖晶石结构化合物在X射线衍射(XRD)中的最大峰强度(I(Zn2SnO4))与包含元素X和氧的化合物的最大峰强度(Ix)的比(Ix/I(Zn2SnO4))优选满足下述式(6)。

以上述式(5)及(6)表示的比相对地表示溅射靶中所含的包含元素X和氧的化合物量。由于包含元素X和氧的化合物是绝缘性物质,因此如果上述比大于0.15,则溅射靶的体电阻有可能变高。
上述比优选为0.1以下,特别优选为0.05以下。
对于靶含有以In2O3表示的方铁锰矿结构化合物、以Zn2SnO4表示的尖晶石结构化合物、以及包含元素X和氧的化合物的情况,可以利用X射线衍射测定(XRD)来确认。
所谓以In2O3表示的方铁锰矿结构化合物(或者稀土类氧化物C型的晶体结构),也可以称作稀土类氧化物C型或者Mn2O3(I)型氧化物。如在《透明导电膜的技术》((株)Ohmsha出版、日本学术振兴会、透明氧化物·光电子材料第166委员会编、1999)等中公开的所示,化学计量比为M2X3(M为阳离子,X为阴离子,通常为氧离子),一个晶胞由M2X3:16个分子、合计80个原子(M为32个、X为48个)构成。
而且,晶体结构中的原子、离子的一部分被其他的原子取代了的取代型固溶体、其他的原子被插入到晶格间隙后的间隙固溶体也包含于方铁锰矿结构化合物中。
作为本发明的靶的构成成分的方铁锰矿结构化合物是这些当中以In2O3表示的化合物,即,在X射线衍射中,显示出JCPDS(JointCommitteeonPowderDiffractionStandards)数据库的No.06-0416的峰图案、或者类似的(移位了的)图案的化合物。
所谓以Zn2SnO4表示的尖晶石结构,如《结晶化学》(讲谈社、中平光兴著、1973)等中公开的所示,通常将AB2X4的类型或者A2BX4的类型称作尖晶石结构,将具有此种晶体结构的化合物称作尖晶石结构化合物。
一般来说,尖晶石结构中,阴离子(通常为氧)形成立方最密堆积,阳离子存在于其四面体间隙及八面体间隙的一部分中。而且,晶体结构中的原子、离子的一部分被其他的原子取代了的取代型固溶体、其他的原子被插入到晶格间隙后的间隙固溶体也包含于尖晶石结构化合物中。
作为本发明的靶的构成成分的尖晶石结构化合物是以Zn2SnO4表示的化合物。即,在X射线衍射中,是显示出JCPDS(JointCommitteeonPowderDiffractionStandards)数据库的No.24-1470的峰图案、或者类似的(移位了的)图案的化合物。
作为包含元素X和氧的化合物,例如可以举出MgO、SiO2、Al2O3、Sc2O3、TiO2、Y2O3、ZrO2、HfO2、Ta2O5、La2O3、Nd2O3、Sm2O3等。即,在X射线衍射中,是显示出JCPDS(JointCommitteeonPowderDiffractionStandards)数据库的分别为No.45-0946、89-1668、46-1212、42-1463、21-1272、41-1105、37-1484、06-0318、18-1304、05-0602、43-1023、43-1030的峰图案、或者类似的(移位了的)图案的化合物。
本发明的溅射靶中,包含元素X和氧的化合物的平均晶粒直径优选为10μm以下。通过将平均晶粒直径设为10μm以下,可以降低溅射靶的体电阻,从而可以抑制异常放电。包含元素X和氧的化合物的平均晶粒直径优选为6μm以下,更优选为4μm以下。
而且,平均晶粒直径是利用X射线微区分析仪(EPMA)测定的值。关于详情将在实施例中说明。
本发明的溅射靶中,除去烧成面后的靶表面部与利用平面磨床从表面研磨掉2mm后的中心部的利用CIE1976空间测定的L*a*b*色差:ΔE*优选为3.0以下。
如果ΔE*为3.0以下,则目视下的色差不会显眼,并且面内的烧结体电阻值变得均匀,从而可以获得异常放电的降低、薄膜电阻值的面内均匀性的提高等效果。
而且,所谓L*a*b*是基于xyz表色系统的色彩空间,L*值表示亮度,a*和b*是色坐标,同时表示色调和彩度。L*值与颜色无关,仅表示明亮度(亮度),取L=0(黑)到L=100(白)的值,值越大则意味着越白越明亮。a*是从红色到绿色的轴,+a*表示红色方向,-a*表示绿色方向,b*是从黄色到蓝色的轴,+b*表示黄色方向,-b*表示蓝色方向。
本发明的溅射靶的电阻率值优选为30mΩcm以下,更优选为10mΩcm以下,特别优选为5mΩcm以下。通过将电阻率设为30mΩcm以下,就可以进行DC溅射,可以提高所得的薄膜晶体管的TFT特性的均匀性及TFT特性的重现性。
而且,溅射靶的电阻率值是指基于四探针法(JISR1637)测定的体电阻。
另外,本发明的溅射靶的相对密度优选为90%以上,更优选为95%以上,特别优选为98%以上。在相对密度小于90%的情况下,在成膜中有可能靶破裂、或成膜速度变慢。
而且,相对密度是将靶的密度的实测值除以理论密度而求出。
本发明中,也可以在不损害本发明的效果的范围中,含有上述的In、Sn、Zn及元素X以外的其他的金属元素。但是,本发明中,氧化物烧结体中所含的金属元素也可以实质上仅为In、Sn、Zn及元素X,或仅为In、Sn、Zn及元素X。本发明中所说的“实质上”,是指作为溅射靶的效果是由上述In、Sn、Zn及元素X引起,或者溅射靶的金属元素的95重量%以上100重量%以下(优选为98重量%以上100重量%以下)为In、Sn、Zn及元素X。如上所述,本发明的溅射靶中所含的金属元素实质上包含In、Sn、Zn及元素X,也可以在不损害本发明的效果的范围中还含有其他不可避免的杂质。
本发明的溅射靶例如可以通过将氧化物原料混合粉碎,将所得的粉末加压成形、并进行烧结而制造,可以优选通过将下述的工序A~工序C中制备的原料成形、烧结而制造。
工序A:将氧化铟粉和元素X的氧化物混合粉碎。
工序B:将所述工序A中得到的混合粉在700~1200℃的温度下热处理。
工序C:向所述工序B中得到的混合粉中加入氧化锡粉及氧化锌粉而混合粉碎。
上述工序A中,将氧化铟粉和元素X的氧化物混合粉碎。这样,就可以将添加元素X均匀地分散在In2O3的周围,可以提高氧化铟与添加元素的反应率。
作为原料的氧化铟粉没有特别限定,可以使用工业上销售的材料,然而优选为高纯度,例如为4N(0.9999)以上。
作为元素X的氧化物,例如可以举出MgO、SiO2、Al2O3、Sc2O3、TiO2、Y2O3、ZrO2、HfO2、Ta2O5、La2O3、Nd2O3、Sm2O3等。
对于混合粉碎机构,例如可以使用球磨机、珠磨机、行星式球磨机、喷射式粉碎机或超声波装置等公知的装置。
粉碎时间等条件只要适当地调整即可,然而在使用了湿式球磨机的情况下,优选为6~100小时左右。这是因为,如果是6小时以下的混合时间,则会有氧化铟粉与元素X的氧化物的均匀分散不够充分的情况。另一方面,在混合时间超过100小时的情况下,制造时间花费过多,成本升高,因此在实用上无法采用。
在将氧化铟粉与元素X的氧化物混合而粉碎的情况下,粉碎后的混合物的平均粒径通常设为10μm以下,优选设为3μm以下,特别优选设为1μm以下。如果混合粉的平均粒径过大,则氧化铟粉与元素X的氧化物的反应率降低,容易形成绝缘性物质的凝聚体。
混合物的粉碎后的平均粒径是利用JISR1629中记载的方法测定的体积平均粒径。
上述工序B中,将工序A中得到的混合粉在700~1200℃的温度下进行热处理。通过将混合粉在700~1200℃下热处理,元素X在In2O3的In位置处取代至固溶极限,可以抑制添加元素的凝聚。
热处理温度优选为800~1100℃,更优选为900~1000℃。而且,在热处理中可以使用通常的烧成炉等。
热处理时间为1~100小时左右,优选为3~50小时。
这是因为,在小于700℃或小于1小时的热处理条件下,会有氧化铟粉与元素X的氧化物的反应不够充分的情况。另一方面,在热处理条件超过1,200℃的情况下或超过100小时的情况下,会有引起粒子的粗大化的情况,在后续工序的混合粉碎中有可能无法充分地均匀混合。
热处理气氛只要是氧化气氛,就没有特别限定。例如也可以是大气气氛,更优选为氧气气氛或氧气加压下。
热处理后,在必要的情况下也可以将处理物筛分或粉碎。粉碎机构没有特别限制,可以使用各种磨机等公知的机构。
上述工序C中,向工序B中得到的热处理粉中加入氧化锡粉及氧化锌粉而混合粉碎。这样,就可以抑制将原料粉烧结时的元素X的凝聚,可以减少靶的颜色不均。
作为原料的氧化锡粉及氧化锌粉没有特别限定,可以使用工业上销售的材料,然而优选为高纯度,例如为4N(0.9999)以上。
本发明中,通过在上述工序B中将元素X固溶到氧化铟粉中,而减少元素X氧化物粉之间接触的概率。这样,就可以在靶中减少以元素X为主成分的凝聚体的产生。
而且,工序A中没有选择氧化锡粉或氧化锌而是选择氧化铟粉的理由是因为,元素X容易固溶于In系化合物中,另外,氧化锌为升华性,因此原料的投入值和热处理物中的原子组成有可能变化。
通过将工序A~工序C中制备的原料利用公知的方法成形、烧结,而形成氧化物烧结体。
成形工序中,例如将上述工序C中得到的混合粉加压成形而制成成形体。利用该工序,成形为产品的形状(例如适于作为靶的形状)。
作为成形处理,例如可以举出模具成形、浇铸成形、注射成形等,然而为了获得烧结密度高的烧结体(靶),优选利用冷等静压(CIP)等来成形。
而且,在成形处理时,也可以使用聚乙烯醇或甲基纤维素、聚乙烯蜡(polywax)、油酸等成形助剂。
烧结工序是对利用上述成形工序得到的成形体进行烧成的必需的工序。
作为烧结条件,在氧气气氛或氧气加压下,通常在1200~1550℃,通常烧结30分钟~360小时、优选为8~180小时、更优选为12~96小时。如果烧结温度小于1200℃,则有可能难以提高靶的密度、或在烧结中花费过多时间。另一方面,如果超过1550℃,则有可能因成分的气化而产生组成偏差、或损伤炉子。
如果燃烧时间小于30分钟,则难以提高靶的密度,如果大于360小时,则花费过多的制造时间,成本升高,因此在实用上无法采用。如果在所述范围内,则可以提高相对密度,降低体电阻。
烧成时的升温速度通常为8℃/分钟以下,优选为4℃/分钟以下,更优选为3℃/分钟以下,进一步优选为2℃/分钟以下。如果是8℃/分钟以下,则难以产生裂纹。
另外,烧成时的降温速度通常为4℃/分钟以下,优选为2℃/分钟以下,更优选为1℃/分钟以下,进一步优选为0.8℃/分钟以下,特别优选为0.5℃/分钟以下。如果是4℃/分钟以下,则难以产生裂纹。
而且,升温、降温也可以阶段性地改变温度。
通过将氧化物烧结体根据需要加工为所希望的形状,就可以得到溅射靶。
加工是为了将上述的氧化物烧结体切削加工为适于向溅射装置安装的形状、以及安装背衬板等安装用夹具而进行的。为了将氧化物烧结体制成溅射靶,要将烧结体例如用平面磨床研磨而使表面粗糙度(Ra)为5μm以下。更优选的是,也可以对溅射靶的溅射面实施镜面加工,使平均表面粗糙度Ra为1000埃以下。表面越是平滑,就越可以减少溅射成膜初期产生的颗粒。
研磨优选进行0.1mm以上,更优选进行0.3mm以上,进一步优选进行0.5mm以上,特别优选进行1mm以上。通过研磨0.1mm以上,就可以去除因锌等成分气化等而产生的表面附近的组成偏差了的部位。
将所得的溅射靶粘合到背衬板上。靶的厚度通常为2~20mm,优选为3~12mm,特别优选为4~10mm。另外,也可以将多个靶安装到一个背衬板上,制成实质上的一个靶。
通过使用本发明的溅射靶,对基板等对象物进行溅射,就可以形成本发明的氧化物薄膜。通过使用本发明的溅射靶,可以抑制成膜时的氧分压,从而可以提高成膜速度及产率。
例如,溅射时的氧分压通常为10~100%左右,然而在本发明的情况下,可以设为1~5%左右。
本发明的氧化物薄膜可以用于透明电极、薄膜晶体管的半导体层、氧化物薄膜层等中。尤其可以适合作为薄膜晶体管的半导体层使用。
实施例
以下,以本发明的实施例为基础进行详细说明,然而本发明只要不超出其主旨,就不限定于以下的实施例。
实施例1
(1)原料的制备
作为原料,使用了氧化铟粉(亚洲物性材料公司制、平均粒径:1μm以下、纯度:相当于4N)、以及氧化铪粉(和光纯药工业公司制、平均粒径:1μm以下、纯度:相当于4N)。以使In元素相对于In元素与Hf元素的合计的原子比〔In/(In+Hf)〕为0.88的方式混合它们。将混合物供给至湿式球磨机,进行12小时混合粉碎。
取出所得的混合料浆,过滤、干燥。将该干燥粉装入烧成炉,在大气气氛下,在1000℃热处理5小时。
利用以上操作,得到含有In元素和Hf元素的混合粉。
向该混合粉中,混合氧化锡粉(高纯度化学公司制、平均粒径:1μm以下、纯度:相当于4N)及氧化锌粉(高纯度化学公司制、平均粒径:1μm以下、纯度:相当于4N),使得原子比〔Sn/(In+Sn+Zn)〕为0.11、〔Zn/(In+Sn+Zn)〕为0.53。将混合粉供给至湿式球磨机,进行24小时混合粉碎,得到原料微粉末的料浆。将该料浆过滤、干燥及造粒。
(2)溅射靶的制造
将上述(1)中得到的造粒物冲压成形,再施加2000kgf/cm2的压力而利用冷等静压进行成形。
将成形物装入烧成炉,在大气压、氧气流入条件下,以1400℃、12小时的条件烧成,得到烧结体。而且,从室温到400℃将升温速度设为0.5℃/分钟,400~1400℃设为1℃/分钟。另一方面,降温速度设为1℃/分钟。
将所得的烧结体的侧边用金刚石切割机切割后,用平面磨床研磨上下面,制作出直径2英寸、厚5mm、表面粗糙度(Ra)0.5μm以下的溅射靶。
对所得的溅射靶,利用以下的方法评价了元素组成比、体电阻值(mΩcm)、相对密度、X射线衍射(XRD)中的最大峰强度比[Ix/I(In2O3)]、[Ix/I(Zn2SnO4)]、包含元素X和氧的氧化物的平均晶粒直径、色差ΔE*、异常放电、以及成膜时的必需氧分压。
将结果表示于表1中。
(A)元素组成比(原子比)
利用电感耦合等离子体发光分析装置(ICP-AES)测定。
(B)溅射靶的体电阻值
使用电阻率计(三菱化学(株)制、Loresta),基于四探针法(JISR1637)对烧结体的任意的10个部位测定体电阻,将其平均值作为烧结体的体电阻值。
(C)相对密度
根据由原料粉的密度计算出的理论密度和利用阿基米德法测定的烧结体的密度,利用下述计算式算出。
相对密度=(利用阿基米德法测定的密度)÷(理论密度)×100(%)
(D)X射线衍射测定
利用下述的装置·条件进行测定。
装置:(株)Rigaku制Ultima-III
X射线:Cu-Kα射线(波长1.5406、利用石墨单色器加以单色化)
2θ-θ反射法、连续扫描(1.0°/分钟)
取样间隔:0.02°
狭缝DS、SS:2/3°、RS:0.6mm
而且,将实施例1中得到的溅射靶的X射线图表示于图1中。
(E)平均晶粒直径
将烧结体包埋在树脂中,用粒径0.05μm的氧化铝粒子研磨其表面后,使用作为X射线微区分析仪(EPMA)的JXA-8621MX(日本电子公司制)将研磨面放大为1000倍,对烧结体表面的100μm×100μm见方测定任意的3个部位,测定在各个框内观察到的包含添加元素X和氧的晶体粒子的最大直径。将该晶体粒子的最大直径设为平均晶粒直径。
(F)色差ΔE*
使用分光测色计NR11A(日本电色工业制)测定研磨后的烧结体表面部及从表面用平面磨床研磨掉2mm的部分,利用CIE1976空间进行了评价。而且,对任意的5个部位测定色彩,基准值设为测定值的平均值。
(G)异常放电
将溅射靶安装在DC磁控溅射装置中,观察了在O2×100/(Ar+O2)=3%的条件下连续96小时地溅射时的异常放电的有无。
将1次也没有看到异常放电的情况设为“○”,将看到的情况设为“×”。
(H)必需氧分压
将制作出的溅射靶安装在DC磁控溅射装置中,利用以下的方法制作出顶接触底栅型的TFT。此后,对形成沟道层时的氧分压(O2/(Ar+O2))进行了评价。
而且,表中,“-”的评价意味着,由于无法进行DC放电,因此无法形成沟道层。
(1)TFT的制作
基板使用了带有热氧化膜的n型高掺杂硅基板。将基板作为栅电极,将热氧化膜(100nm)作为栅绝缘膜。
在硅基板上安装沟道层形成用的掩模后,利用DC溅射法使用溅射靶,导入Ar气及O2气,形成膜厚50nm的非晶质膜。
然后,安装源电极及漏电极形成用的掩模,利用RF溅射法形成Au膜,形成源电极及漏电极。
其后,在大气中在300℃下热处理60分钟,得到沟道长度为200μm、沟道宽度为1000μm的TFT。
(2)必需氧浓度的测定
测定沟道层成膜时的氧浓度(O2/(Ar+O2)),以为了使TFT特性为Vth≥-0.5V并且迁移率(场效应迁移率(μ))≥5cm2/Vs所需的最小的氧分压作为必需氧浓度。
而且,TFT特性是使用半导体参数分析仪(Keithley4200),在室温、遮光环境下,在喷射氮气的同时,在漏电压Vds=5V及栅电压Vgs=-20~20V的条件下进行了评价。
实施例2~25
除了在原料的制备中,将原料的配合及元素X的氧化物如表1或表2所示地变更以外,与实施例1相同地制作、评价了溅射靶。将结果表示于表1~表3中。
而且,所使用的元素X的氧化物都是和光纯药工业公司制。
实施例26
除了在原料的制备中,将原料的配合及元素X的氧化物如表3所示地变更,使用行星式球磨机混合6小时以外,与实施例1相同地制作、评价了溅射靶。
比较例1-5
(1)原料的制备
将氧化铟、氧化锌及氧化锡如表4所示进行配合,将它们混合。将该混合物供给至湿式球磨机,混合粉碎12小时,得到原料微粉末的料浆。将该料浆过滤、干燥及造粒。
(2)溅射靶的制造
与实施例1相同地制作、评价了溅射靶。将结果表示于表4中。
比较例6-10
除了在原料的制备中,将原料的配合及元素X的氧化物如表4所示地变更以外,与实施例1相同地制作、评价了溅射靶。将结果表示于表4中。
比较例11
(1)原料的制备
作为原料,使用了与实施例1相同的氧化铟、氧化锡、氧化锌及与实施例19相同的氧化钽。将它们以使原子比〔In/(In+Ta)〕为0.51、原子比〔In/(In+Sn+Zn)〕为0.50、原子比〔Sn/(In+Sn+Zn)〕为0.14、原子比〔Zn/(In+Sn+Zn)〕为0.36的方式混合。将该混合物供给至湿式球磨机,混合粉碎12小时,得到原料微粉末的料浆。将该料浆过滤、干燥及造粒。
(2)溅射靶的制造
与实施例1相同地制作、评价了溅射靶。将结果表示于表5中。
比较例12~20
除了在原料的制备中,将原料的配合如表5所示地变更以外,与比较例11相同地制作、评价了溅射靶。将结果表示于表5中。

产业上的可利用性
本发明的溅射靶适于氧化物半导体、透明导电膜等氧化物薄膜的制作,特别适于薄膜晶体管用的氧化物薄膜的形成。另外,本发明的氧化物薄膜可以用于透明电极、薄膜晶体管的半导体层、氧化物薄膜层等中。
虽然在上述部分详细地说明了几个本发明的实施方式和/或实施例,然而本领域技术人员很容易不实质上脱离本发明的新的教导及效果地对这些作为例示的实施方式和/或实施例加以多种变型。所以,这些多种变型也包含于本发明的范围中。

Claims (40)
1.一种溅射靶,其包含氧化物,所述氧化物含有铟元素In、锡元素Sn及锌元素Zn、和选自下述的X组中的1种以上的元素X,
各元素的原子比满足下述式(1)~(4);
所述溅射靶中所含的以In2O3表示的方铁锰矿结构化合物在X射线衍射XRD中的最大峰强度I(In2O3)与包含所述元素X和氧的化合物的最大峰强度Ix满足下述式(5),
作为以In2O3表示的结构化合物仅包含方铁锰矿结构化合物,
X组:Mg、Si、Al、Sc、Ti、Y、Zr、Hf、Ta、La、Nd、Sm
0.10≤In/(In+Sn+Zn)≤0.85(1)
0.01≤Sn/(In+Sn+Zn)≤0.40(2)
0.10≤Zn/(In+Sn+Zn)≤0.70(3)
0.70≤In/(In+X)≤0.99(4)
Ix/I(In2O3)≤0.15(5)
式中,In、Sn、Zn及X分别表示溅射靶中的各元素的原子比。
2.根据权利要求1所述的溅射靶,其中,
所述X元素固溶于所述以In2O3表示的方铁锰矿结构化合物中。
3.根据权利要求1或2所述的溅射靶,其中,
所述元素X为选自Mg、Si、Al、Sc、Zr及Hf中的1个以上的元素。
4.根据权利要求1或2所述的溅射靶,其中,
所述元素X为选自Al、Zr及Hf中的1个以上的元素。
5.根据权利要求1或2所述的溅射靶,其中,
所述In的量In/(In+Sn+Zn)为0.20~0.75。
6.根据权利要求1或2所述的溅射靶,其中,
所述In的量In/(In+Sn+Zn)为0.30~0.60。
7.根据权利要求1或2所述的溅射靶,其中,
所述Sn元素的量[Sn/(In+Sn+Zn)]为0.05~0.30。
8.根据权利要求1或2所述的溅射靶,其中,
所述Sn元素的量[Sn/(In+Sn+Zn)]为0.10~0.20。
9.根据权利要求1或2所述的溅射靶,其中,
所述Zn元素的量[Zn/(In+Sn+Zn)]为0.25~0.60。
10.根据权利要求1或2所述的溅射靶,其中,
所述Zn元素的量[Zn/(In+Sn+Zn)]为0.40~0.50。
11.根据权利要求1或2所述的溅射靶,其中,
所述In元素的量[In/(In+X)]为0.80~0.99。
12.根据权利要求1或2所述的溅射靶,其中,
所述In元素的量[In/(In+X)]为0.85~0.99。
13.根据权利要求1或2所述的溅射靶,其中,
溅射靶中所含的以In2O3表示的方铁锰矿结构化合物在X射线衍射XRD中的最大峰强度I(In2O3)与包含所述元素X和氧的化合物的最大峰强度Ix满足:
Ix/I(In2O3)≤0.1。
14.根据权利要求1或2所述的溅射靶,其中,
溅射靶中所含的以In2O3表示的方铁锰矿结构化合物在X射线衍射XRD中的最大峰强度I(In2O3)与包含所述元素X和氧的化合物的最大峰强度Ix满足:
Ix/I(In2O3)≤0.05。
15.根据权利要求1或2所述的溅射靶,其中,
溅射靶中所含的以Zn2SnO4表示的尖晶石结构化合物在X射线衍射XRD中的最大峰强度I(Zn2SnO4)与包含所述元素X和氧的化合物的最大峰强度Ix满足下述式(6)
Ix/I(Zn2SnO4)≤0.15(6)。
16.根据权利要求1或2所述的溅射靶,其中,
溅射靶中所含的以Zn2SnO4表示的尖晶石结构化合物在X射线衍射XRD中的最大峰强度I(Zn2SnO4)与包含所述元素X和氧的化合物的最大峰强度Ix满足:
Ix/I(Zn2SnO4)≤0.1。
17.根据权利要求1或2所述的溅射靶,其中,
溅射靶中所含的以Zn2SnO4表示的尖晶石结构化合物在X射线衍射XRD中的最大峰强度I(Zn2SnO4)与包含所述元素X和氧的化合物的最大峰强度Ix满足:
Ix/I(Zn2SnO4)≤0.05。
18.根据权利要求1或2所述的溅射靶,其中,
包含元素X和氧的化合物的平均晶粒直径为10μm以下。
19.根据权利要求1或2所述的溅射靶,其中,
包含元素X和氧的化合物的平均晶粒直径为6μm以下。
20.根据权利要求1或2所述的溅射靶,其中,
包含元素X和氧的化合物的平均晶粒直径为4μm以下。
21.根据权利要求1或2所述的溅射靶,其中,
在所述溅射靶中,除去烧成面后的靶表面部与从该表面用平面磨床研磨掉2mm的部分的利用CIE1976空间测定的L*a*b*色差ΔE*为3.0以下。
22.根据权利要求1或2所述的溅射靶,其中,
电阻率为30mΩcm以下,相对密度为90%以上。
23.根据权利要求22所述的溅射靶,其中,
所述电阻率为10mΩcm以下。
24.根据权利要求22所述的溅射靶,其中,
所述电阻率为5mΩcm以下。
25.根据权利要求22所述的溅射靶,其中,
所述相对密度为95%以上。
26.根据权利要求22所述的溅射靶,其中,
相对密度为98%以上。
27.根据权利要求1或2所述的溅射靶,其中,
元素X为Zr。
28.一种权利要求1~27中任一项所述的溅射靶的制造方法,其包括:
工序A,将氧化铟粉与元素X的氧化物混合、粉碎;
工序B,将所述工序A中得到的混合粉在700~1200℃的温度下热处理;以及
工序C,向所述工序B中得到的热处理粉中,加入氧化锡粉及氧化锌粉并混合粉碎。
29.根据权利要求28所述的溅射靶的制造方法,其中,
所述工序B的热处理温度为800~1100℃。
30.根据权利要求28或29所述的溅射靶的制造方法,其中,
所述工序B的热处理温度为900~1000℃。
31.根据权利要求28或29所述的溅射靶的制造方法,其中,
所述工序B的热处理时间为1~100小时。
32.根据权利要求28或29所述的溅射靶的制造方法,其中,
所述工序B的热处理时间为3~50小时。
33.根据权利要求28或29所述的溅射靶的制造方法,其中,
所述工序B的热处理气氛为大气气氛。
34.根据权利要求28或29所述的溅射靶的制造方法,其中,
所述工序B的热处理气氛为氧气气氛。
35.根据权利要求28或29所述的溅射靶的制造方法,其中,
所述工序B的热处理气氛为氧气加压下。
36.根据权利要求28或29所述的溅射靶的制造方法,其中,
所述工序A中的混合粉碎后的混合物的平均粒径为10μm以下。
37.根据权利要求28或29所述的溅射靶的制造方法,其中,
所述工序A中的混合粉碎后的混合物的平均粒径为3μm以下。
38.根据权利要求28或29所述的溅射靶的制造方法,其中,
所述工序A中的混合粉碎后的混合物的平均粒径为1μm以下。
39.一种氧化物薄膜,其使用权利要求1~27中任一项所述的溅射靶制作。
40.一种薄膜晶体管,其使用了权利要求39所述的氧化物薄膜。
