Description
本開示は、配線基板、電子部品搭載用パッケージおよび電子装置に関する。
近年、高速通信に対する需要が急激に増加しており、たとえば、光通信装置を用いて光信号を受発信する半導体装置等の電子装置の高速化が求められている。たとえば、光通信では高速かつ大容量の通信を行うために、光導波路に変調方式を適用している。変調用にDCバイアスを印加する電極が櫛歯状構造を有している(特許文献1参照)。

図1及び図2に示すように、第1実施形態の配線基板1は、誘電体基板2と、一対の差動信号伝送線路3,4と、第1接地配線5と、第2接地配線6と、第3接地配線7とを含む。

図1及び図2に示すように、第1実施形態の配線基板1は、誘電体基板2と、一対の差動信号伝送線路3,4と、第1接地配線5と、第2接地配線6と、第3接地配線7とを含む。
誘電体基板2は、誘電体材料からなる基板である。この誘電体基板2の第1面2aに、一対の差動信号伝送線路3,4、第1接地配線5、第2接地配線6および第3接地配線7の各配線が設けられる。本実施形態の誘電体基板2は、たとえば、矩形板状である。誘電体材料としては、例えば、酸化アルミニウム質焼結体、ムライト質焼結体、炭化珪素質焼結体、窒化アルミニウム質焼結体または窒化珪素質焼結体のようなセラミック材料、またはガラスセラミック材料を用いることができる。
一対の差動信号伝送線路3,4は、誘電体基板2の第1面2aに設けられており、差動信号の伝送を行う。一対の差動信号伝送線路3,4は、第1伝送線路3と第2伝送線路4とからなり、それぞれを差動信号が伝送する。すなわち、第1伝送線路3を伝送する高周波信号と、第2伝送線路4を伝送する高周波信号とが逆異相となっている。
図1に示すように、第1伝送線路3は、一方端部側の第1端部3aおよび他方端部側の第2端部3bを有しており、第2伝送線路4は、一方端部側の第3端部4aおよび他方端部側の第4端部4bを有している。本実施形態では、たとえば、第1伝送線路3の第1端部3aが、誘電体基板2の第1面2aの対向する2辺のうちの1辺(S1)側に位置し、第2伝送線路4の第3端部4aが、誘電体基板2の第1面2aの対向する2辺のうちのもう1辺(S2)側に位置している。第1伝送線路3および第2伝送線路4は、それぞれ誘電体基板2の第1面2aの中央側に延びて、第1伝送線路3の第2端部3bと第2伝送線路4の第4端部4bとが対向する。
誘電体基板2の第1面2aには、第1伝送線路3の一側方に沿って第1接地配線5が設けられ、第2伝送線路4の一側方に沿って第2接地配線6が設けられる。また第3接地配線7は、第1伝送線路3の他側方から第2伝送線路4の他側方に沿って設けられる。なお、本実施形態においては、第1接地配線5および第2接地配線6は、誘電体基板2の第1面2aの対向する他の2辺のうちの1辺(S3)に達している。第3接地配線7は、誘電体基板2の第1面2aの対向する他の2辺のうちの1辺(S4)に達している。
第2端部3bと第4端部4bは、それぞれ後述の半導体素子(電子部品)を介して接続される第1接続領域30,第2接続領域40を有している。第1接続領域30と第2接続領域40とは対向して位置している。第2端部3bの接続領域30と第4端部4bの接続領域40とが直接的に接続するのではなく、その間に半導体素子を介するようにして電気的に接続すればよい。たとえば、半導体素子が2つの接続端子を有する場合、一方の接続端子を接続領域30と接続し、他方の端子を接続領域40と接続する。
第2端部3bは、接続領域30に隣接する第1櫛歯領域(第1領域)31を有する。第1領域31は、第2伝送線路4の第4端部4bに臨む櫛歯状の領域である。第1領域31は、複数の櫛歯31aを含む領域である。第4端部4bは、接続領域40に隣接する第2櫛歯領域(第2領域)41を有する。第2領域41は、第1伝送線路3の第2端部3bに臨む領域であり、第1領域31と間隔を空けて噛み合う櫛歯状の領域である。第2領域41は、複数の櫛歯41aを含む領域である。
上記のように第1領域31と第2領域41に隣接する接続領域30,40では、半導体素子を介して接続しており、接続領域30,40と半導体素子を接続するワイヤなど接続部材がリアクタンス成分(L成分)となる。この領域において、リアクタンス成分増加による特性インピーダンスの増加が生じる。本来、配線基板においては、第1伝送線路3と第2伝送線路4のような伝送線路は、半導体素子が接続されていない状態で、特性インピーダンスが一定となるように設計される。しかしながら、半導体素子を接続することで、局所的な特性インピーダンスの増加が生じ、特性インピーダンスの不整合によって高周波信号の伝送特性が低下する。
本実施形態においては、第1領域31と第2領域41とは、一定の間隔を空けて噛み合うように設けられており、伝送線路の他の領域に比べて、容量結合によるキャパシタンス成分(C成分)が増加する。第1領域31と第2領域41によるC成分の増加は、半導体素子の接続による特性インピーダンス不整合を低減し、高周波信号の伝送特性の低下を低減することができる。
第1領域31と第2領域41との間には、電気的な絶縁のために一定の間隔が空けられている。第1領域31の各櫛歯31aと第2領域41の各櫛歯41aとは、それぞれ噛み合う部分、すなわち、第1面2aの面方向(S1に沿う方向)に隣接する歯の部分において、同じ長さとなっている。また、本実施形態では、第1領域31の各櫛歯31a同士も同じ長さであり、第2領域41の各櫛歯41a同士も同じ長さである。この櫛歯の長さを変えることによって、伝送特性が改善される周波数帯域を変えることができる。櫛歯の長さと伝送信号の波長との関係により、櫛歯の長さを長くするほど、低周波帯域での伝送特性が改善される。櫛歯の長さを短くするほど、高周波帯域での伝送特性が改善される。第1伝送線路3と第2伝送線路4を伝送する高周波信号の周波数帯域に合わせて、櫛歯の長さを変えることで、特定の周波数領域の伝送特性を改善することができる。
ここで、櫛歯の長さとは、例えば、本実施形態においては、S3に沿う方向における櫛歯の寸法のことである。すなわち、図1に示すように、第1領域31の櫛歯31aは、言い換えれば、S1からS2に向かって細長く突出した部分である。そのため、この突出した部分の寸法を第1領域31の櫛歯31aの長さL31aとしてもよい。第2領域41の櫛歯41aの長さL41aも同様に定義してもよい。
なお、本実施形態においては、図1に示すように、第1領域31は、S4に最も近接して位置する櫛歯31asを有している。櫛歯31asは、第1伝送線路3の他側方を含んでおり、櫛歯31asの長さL31asは、櫛歯31aの長さL31aよりも短い。
なお、本実施形態においては、図1に示すように、第1接続領域30と第2接続領域との間に位置する間隔は一定であるが、該間隔は変化していてもよい。例えば、第1接続領域30と第2接続領域との間に位置する間隔は、介在する電子部品の種類、特性などに応じて適宜設定可能である。
第1領域31および第2領域41と、半導体素子との距離、すなわち、第1領域31と接続領域30との距離D1および第2領域41と接続領域40との距離D2は、より近い方とすることができる。すなわち、距離D1、D2は小さくしてもよい。たとえば、第1伝送線路3と第2伝送線路4を伝送する高周波信号の波長をλとしたとき、距離D1,D2はλ/4以下であればよく、さらにはλ/8であればよい。この場合、さらに伝送線路内における高周波信号の反射を低減できる。また、櫛歯の長さもλ/4以下であればよく、さらにλ/8であればよい。この場合、さらに伝送線路内における高周波信号の反射を低減できる。
<第2実施形態>
第2実施形態は、第1領域31と第2領域41の構成が第1実施形態と異なること以外は、第1実施形態の配線基板1と同じであるので、同じ構成には同じ符号を付して説明を省略する。第1実施形態では、第1櫛歯31の各櫛歯31aと第2領域41の各櫛歯41aは、櫛歯の長さが同じであるが、図3に示すように、本実施形態では、長さが異なっている。上記のように、櫛歯の長さと伝送信号の周波数との関係により、第1領域31および第2領域41の中で櫛歯の長さを異ならせることで、より広帯域での伝送特性の改善が可能となる。本実施形態では、第1領域31は、接続領域30に近い側の第2櫛歯の長さが、接続領域30から遠い側の第1櫛歯の長さより長くなっている。第2領域41は、接続領域40に近い側の第4櫛歯の長さが、接続領域40から遠い側の第3櫛歯の長さより長くなっている。このように、櫛歯の長さを半導体素子からの距離に応じて変えることで、インピーダンス不整合を低減できると同時に、高周波信号の反射を低減することができる。
第2実施形態は、第1領域31と第2領域41の構成が第1実施形態と異なること以外は、第1実施形態の配線基板1と同じであるので、同じ構成には同じ符号を付して説明を省略する。第1実施形態では、第1櫛歯31の各櫛歯31aと第2領域41の各櫛歯41aは、櫛歯の長さが同じであるが、図3に示すように、本実施形態では、長さが異なっている。上記のように、櫛歯の長さと伝送信号の周波数との関係により、第1領域31および第2領域41の中で櫛歯の長さを異ならせることで、より広帯域での伝送特性の改善が可能となる。本実施形態では、第1領域31は、接続領域30に近い側の第2櫛歯の長さが、接続領域30から遠い側の第1櫛歯の長さより長くなっている。第2領域41は、接続領域40に近い側の第4櫛歯の長さが、接続領域40から遠い側の第3櫛歯の長さより長くなっている。このように、櫛歯の長さを半導体素子からの距離に応じて変えることで、インピーダンス不整合を低減できると同時に、高周波信号の反射を低減することができる。
第1領域31の各櫛歯31aと第2領域41の各櫛歯41aが、たとえば3本以上ある場合、接続領域30,40に最も近い櫛歯と最も遠い櫛歯の長さが上記の関係になっていればよく、間に位置する櫛歯は、これらの櫛歯のいずれかと同じ長さであってもよく、異なる長さであってもよい。異なる長さの場合は、これらの櫛歯の長さの間の長さであればよい。なお、本実施形態のように、任意の1つの櫛歯(図1では第1領域31の櫛歯31a)において、辺S3側における櫛歯の長さLs3と辺S4側における櫛歯の長さLs4とが異なる場合には、上述した櫛歯の長さLとは、例えば、長さLs3、Ls4のうち長い方を用いることができる。
<第3実施形態>
第3実施形態は、第1領域31と第2領域41の構成が第1実施形態と異なること以外は、第1実施形態の配線基板1と同じであるので、同じ構成には同じ符号を付して説明を省略する。第1領域31と第2領域41の各櫛歯31a,41aの先端が、半円状またはR形状である。本実施形態では、図4に示すように、櫛歯の先端が半円状である。このような先端形状とすることで、櫛歯の先端において、櫛歯の中心から外形線までの距離が等しくなる。たとえば、先端形状が矩形状であれば、角部分において、櫛歯の中心から外形線までの距離が、他の部分よりも長くなる。櫛歯の先端が半円状であれば、櫛歯の中心から外形線までの距離が等しくなる。また、櫛歯の先端の角を丸めたR形状であれば、矩形状に比べて距離の差が小さくなる。
第3実施形態は、第1領域31と第2領域41の構成が第1実施形態と異なること以外は、第1実施形態の配線基板1と同じであるので、同じ構成には同じ符号を付して説明を省略する。第1領域31と第2領域41の各櫛歯31a,41aの先端が、半円状またはR形状である。本実施形態では、図4に示すように、櫛歯の先端が半円状である。このような先端形状とすることで、櫛歯の先端において、櫛歯の中心から外形線までの距離が等しくなる。たとえば、先端形状が矩形状であれば、角部分において、櫛歯の中心から外形線までの距離が、他の部分よりも長くなる。櫛歯の先端が半円状であれば、櫛歯の中心から外形線までの距離が等しくなる。また、櫛歯の先端の角を丸めたR形状であれば、矩形状に比べて距離の差が小さくなる。
矩形状の角部など櫛歯の中心から外形線までの距離の差が大きい箇所では、局所的に特性インピーダンスの不整合が生じて伝送特性が低下する場合がある。本実施形態では、各櫛歯31a,41aの先端が、半円状または角丸状であるので、局所的な特性インピーダンスの不整合を低減でき、伝送特性の低下を低減することができる。
櫛歯の先端形状は、第1領域31と第2領域41の各櫛歯31a,41aのうち、少なくともいずれか1つが、半円状または角丸状であればよく、複数の櫛歯の先端が当該形状であってもよく、全ての櫛歯の先端が当該形状であってもよい。本実施形態で示す櫛歯の先端形状は、第1実施形態だけではなく、第2実施形態に適用することもできる。
一対の差動信号伝送線路3,4、第1接地配線5、第2接地配線6および第3接地配線7の各配線は、金、銀、銅、ニッケル、タングステン、モリブデンおよびマンガンなどの金属材料からなる。各配線は、誘電体基板2の表層にメタライズ層やめっき層等の形態で同時焼成されたり、金属めっきされてなるものでもよい。また、各配線は、金属材料の線材が所定の形状に加工されて作製され、誘電体基板2の表層に設けられためっき層にろう材等の接合材を介して接合されて接続されていてもよい。また、各配線は、例えば誘電体基板2との同時焼成が可能な金属材料に限らず、鉄、ニッケル、コバルトおよびクロム等からなる金属合金が所定の配線形状に加工され、誘電体基板2の表層に設けられためっき層にろう材で接合されたものも使用できる。
誘電体基板2が、例えば酸化アルミニウム質焼結体からなる場合であれば、次のようにして作製することができる。まず酸化アルミニウムおよび酸化ケイ素等の原料粉末を適当な有機バインダおよび有機溶剤とともにシート状に成形して矩形シート状の複数のセラミックグリーンシートを作製する。次にこれらのセラミックグリーンシートを積層して積層体を作製する。その後、この積層体を1300~1600℃の温度で焼成することによって誘電体基板2を作製することができる。なお、セラミックグリーンシートは必ずしも複数層を積層する必要はなく、誘電体基板2としての機械的な強度等の点で支障がなければ、1層のみでも構わない。
また、誘電体基板2が酸化アルミニウム質焼結体からなる場合、各配線は、例えばタングステンを含んでなり、次のようにして作製することができる。タングステンの粉末を有機溶剤および有機バインダと混合して作製した金属ペーストを誘電体基板2となるセラミックグリーンシートの表面(主面)に、所定のパターン形状となるように、スクリーン印刷法等の方法で印刷する。その後、これらのセラミックグリーンシートおよび金属ペーストを同時焼成する方法で、各配線を形成することができる。
<電子部品搭載用パッケージおよび電子装置>
図5に示すように、電子部品搭載用パッケージ10は、配線基板1を含み、光半導体素子等の電子部品21を搭載するためのパッケージである。電子装置100は、光通信装置を用いて光信号を受発信する半導体装置であり、電子部品搭載用パッケージ10と、該電子部品搭載用パッケージ10に搭載された電子部品21とを含んで構成される。
図5に示すように、電子部品搭載用パッケージ10は、配線基板1を含み、光半導体素子等の電子部品21を搭載するためのパッケージである。電子装置100は、光通信装置を用いて光信号を受発信する半導体装置であり、電子部品搭載用パッケージ10と、該電子部品搭載用パッケージ10に搭載された電子部品21とを含んで構成される。
電子部品搭載用パッケージ10は、板状の基体11と、基体11の厚み方向一方側の第2面11aから突出している台座12と、基体11の第2面11aの側に位置している配線基板1と、表面14aに配線基板1が位置しているヒートシンク14と、を備える。本実施形態では、台座12の表面に位置しており、配線基板1と電気的に接続している接続基板16と、貫通孔11bに挿通され、配線基板1と電気的に接続する接続端子18と、をさらに備える。
基体11は、板状であり、厚み方向一方側の第2面11aを有する。また、厚み方向に貫通した貫通孔11bを有する。基体11は、搭載された電子部品21が発生する熱を、電子部品搭載用パッケージ10の外部に放散させる機能を有するとともに、外部の接地配線(基準電位配線)と電気的に接続して電子部品搭載用パッケージ10の接地導体としての機能も有する。基体11は、熱伝導性の良い金属材料から成る。該金属材料としては、電子装置100に搭載される電子部品21やセラミックス製の接続基板16の熱膨張係数に近いものやコストの安いものとして、たとえば、Fe-Ni-Co合金やFe-Mn合金等の鉄系の合金や純鉄等の金属が選ばれる。より具体的には、Fe99.6質量%-Mn0.4質量%系のSPC(Steel Plate Cold)材がある。たとえば基体11がSPC材から成る場合は、このインゴット(塊)に圧延加工や打ち抜き加工等の周知の金属加工方法を施すことによって所定形状に製作される。貫通孔11bは、例えばドリル加工によって形成される。
基体11の形状は、たとえば厚みが0.5~2mmの平板状であり、その形状には特に制限はない。基体11は、たとえば直径が3~10mmの円板状、半径が1.5~8mmの円周の一部を切り取った半円板状、一辺が3~15mmの四角板状等である。基体11の厚みは一様でなくてもよく、たとえば、基体11の外側の厚みを厚くすると、電子装置100を収納する筐体等の放熱体となるものを密着させやすくなる。これにより、電子部品21から発生した熱を、基体11を介して外部に、より放出しやすくすることができる。
基体11の第2面11aには、耐食性に優れ、電子部品21や接続基板16あるいは後述する蓋体を接合し固定するための接合材(ろう材)との濡れ性に優れた、Ni層とAu層とをめっき法によって順次被着させておくのがよい。これにより、基体11が酸化腐食するのを有効に防止できるとともに蓋体などを基体11に良好にろう接(接合)することができる。Ni層の厚さは、たとえば0.5~9μm、Au層の厚さは、たとえば0.5~5μmとしてもよい。
台座12は、基体11の第2面11a上に、第2面11aから突出して設けられている。台座12は、基体11と一体に形成されていてもよく、基体11の第2面11aに接合されてもよい。台座12は、基体11と同じ金属材料で形成されてもよく、電気伝導性を有するものであれば、異なる材料であってもよい。台座12の形状は、接続基板16が配置できる表面を有するものであればよく、たとえば、直方体形状または角柱形状などであってもよい。台座12は、基体11と電気的に接続し、台座12も基体11と同様に接地導体として機能する。
また、図5に示す本実施形態のように、台座12は、第2面11aに平行な方向に離れて位置する第1台座部分120および第2台座部分121を含んでいてもよい。第1台座部分120および第2台座部分121とは、同じ形状であってもよく、異なる形状であってもよい。また、3つ以上の台座部分を含んでいてもよい。
前述の配線基板1は、ヒートシンク14の表面14aに配置され、半導体素子である電子部品21が実装される。差動信号伝送線路3,4と、電子部品21とは、ボンディングワイヤによって電気的に接続されてもよく、電子部品21に設けられた端子と差動信号伝送線路3,4とを、はんだなどによって直接接合するバンプ接続などであってもよい。
ボンディングワイヤは、公知のワイヤボンディング方法によって電子部品21と、差動信号伝送線路3,4との間に設けられるワイヤ部材である。ボンディングワイヤとしては、例えば、金ワイヤ、アルミニウムワイヤなどを用いることができる。本実施形態の電子部品21は、接続端子が上下にそれぞれ設けられている。電子部品21を、第2伝送線路4の接続領域40に実装することで電子部品21の下部の接続端子と第2伝送線路4とが電気的に接続される。電子部品21の上部の接続端子と、第1伝送線路3の接続領域30とがボンディングワイヤ22によって電気的に接続される。
ヒートシンク14は、その表面14aに配線基板1が位置している伝熱部材である。配線基板1に実装された電子部品21に高周波信号が供給され動作すると、ジュール熱が発生する。電子部品21が、たとえば発光素子などである場合、自己の発熱によって発光量の低下、素子の劣化による短寿命化などが生じる。電子部品21で発生した熱は、一部が放熱し、一部は配線基板1に流れる。配線基板1に流れた熱をさらにヒートシンク14に伝導させることで、電子部品21を冷却しやすくする。ヒートシンク14に伝導した熱は、一部はヒートシンク14表面から放熱され、一部は台座12または基体11へと流れる。ヒートシンク14は、熱伝導性の良い金属材料から成り、たとえば、銅またはアルミニウムなどを用いることができる。ヒートシンク14は、配線基板1が位置する表面14aを有する形状であればよい。表面14aを、配線基板1の大きさと同じか、それ以上の大きさとすることで、配線基板1との伝熱面積を大きくすることができる。本実施形態のヒートシンク14は、このような大きさの表面14aを有する直方体形状である。また、ヒートシンク14は基体11に接触するよう配置されていてもよいし、基体11とヒートシンク14の間にペルチェなどの熱電素子が介在していてもよい。これにより、電子部品21で発生した熱をより放熱しやすくなる。
接続端子18は、棒状に形成され、基体11の第2面11a側に一端部18aが露出するように、貫通孔11bに挿通される。貫通孔11bの接続端子18を除く部分は、絶縁材料によって充填され、接続端子18が固定されている。絶縁材料は、たとえば、ガラスやセラミックスなどの絶縁性の無機誘電材料から成る。絶縁材料は、接続端子18と基体11との絶縁間隔を確保するとともに、接続端子18を貫通孔11b内に固定できるものであればよい。
接続端子18は、電子部品搭載用パッケージ10を外部基板などと電気的に接続するための端子である。接続端子18は、配線基板1と電気的に接続し、外部から供給される高周波信号(差動信号)が配線基板1へと伝送される。接続端子18は、配線基板1と直接接続してもよく、本実施形態のように、接続端子18と配線基板1とを、接続基板16を介して接続してもよい。接続基板16は、配線基板1と同様に、絶縁基板に信号線路導体を含む配線導体が形成された構成である。接続端子18の一端部18aと接続基板16の信号線路導体とが電気的に接続し、接続基板16の信号線路導体と配線基板1の差動信号伝送線路3,4とが電気的に接続される。
図6に示すように、電子部品搭載用パッケージ10および電子装置100は、基体11の第2面11a側を覆う蓋体50をさらに備えている。電子部品が実装されたのち、蓋体50によって基体11の第2面11a側は密閉され保護される。
電子装置100に搭載される電子部品21としては、LD(レーザーダイオード)やPD(フォトダイオ-ド)等の光半導体素子、半導体集積回路素子を含む半導体素子、水晶振動子や弾性表面波素子等の圧電素子、圧力センサー素子、容量素子、抵抗器等が挙げられる。
蓋体50は、基体11の外周領域に沿った外形で、基体11の第2面11a上の電子部品21、配線基板1や台座12、ヒートシンク14、接続基板16などを覆うような空間を有する形状のものである。電子部品21がLD(レーザーダイオード)やPD(フォトダイオ-ド)等の光半導体素子の場合は、蓋体の電子部品21と対向する部分に光を透過させる窓部材50aを設けてもよいし、窓部材に換えて、光ファイバおよび戻り光防止用の光アイソレータを接合したものでもよい。
蓋体50は、Fe-Ni-Co合金やFe-Ni合金、Fe-Mn合金等の金属から成り、これらの板材にプレス加工や打ち抜き加工等の周知の金属加工方法を施すことによって作製される。蓋体50は、基体11の材料と同程度の熱膨張係数を有するものを用いてもよい。また、蓋体50は、基体11の材料と同じ材料を用いてもよい。蓋体50が窓部材50aを有する場合には、電子部品21と対向する部分に孔を設けたものに、平板状やレンズ状のガラス製の窓部材50aを低融点ガラスなどによって接合すればよい。
なお、本発明は上述の実施の形態に限定されるものではなく、本発明の要旨を逸脱しない範囲で種々の変更を行なうことは何等差し支えない。
例えば、上述の実施形態では、円形の基体11を用いた電子部品搭載用パッケージ10を例として説明したが、箱型の電子部品搭載用パッケージでも構わない。
本実施形態の効果を確認するために、Sパラメータのシミュレーションを行った。図1に示す第1実施形態の配線基板1をモデル化し、比較のために第1領域31および第2領域41を設けていないこと以外は、第1実施形態と同じ配線基板を従来構成としてモデル化した。また、本実施形態の配線基板1としては、櫛歯長を0.08mm、0.18mm、0.28mmと変更した。Sパラメータシミュレーションは、誘電体基板1の厚みを0.2mmとし、誘電体基板1の材質を窒化アルミ(比誘電率=9.0)とし、第1伝送線路3および第2伝送線路4の材質を金として、演算を行った。
図7Aおよび図7Bは、シミュレーション結果を示すグラフである。図7Aは反射損失を示し、図7Bは透過損失を示す。反射損失および透過損失ともに本実施形態の配線基板1は、従来構成の配線基板より良好な結果を示した。また、本実施形態では、櫛歯長が長いほど共振周波数が低周波側に現れ、櫛歯長が短いほど共振周波数が高周波側に現れ、特性改善が見られた。
本開示は、その精神または主要な特徴から逸脱することなく、他のいろいろな形態で実施できる。したがって、前述の実施形態はあらゆる点で単なる例示に過ぎず、本発明の範囲は特許請求の範囲に示すものであって、明細書本文には何ら拘束されない。さらに、特許請求の範囲に属する変形や変更は全て本発明の範囲内のものである。

- 第1面を有する誘電体基板と、
前記誘電体基板の前記第1面に位置するとともに、差動信号伝送を行う一対の差動信号伝送線路と、を備え、
前記一対の差動信号伝送線路は、第1端部および第2端部を有する第1伝送線路と、第3端部および第4端部を有する第2伝送線路と、を含み、
前記第2端部は、第1接続領域と、前記第1接続領域に隣接する櫛歯状の第1領域と、を有し、
前記第4端部は、前記第1接続領域と対向して位置するとともに電子部品を介して前記第1接続領域と接続される第2接続領域と、前記第2接続領域に隣接するとともに前記第1領域に臨む櫛歯状の第2領域と、を有しており、
前記第1領域と前記第2領域とは間隔を空けて噛み合って位置している、配線基板。 - 前記第1領域は、第1櫛歯と該第1櫛歯よりも前記第1接続領域に近い第2櫛歯とを有し、
前記第2領域は、第3櫛歯と該第3櫛歯よりも前記第2接続領域に近い第4櫛歯とを有しており、

- 前記第1接続領域と前記第1領域との距離D1および前記第2接続領域と前記第2領域との距離D2は、前記一対の差動信号伝送線路を伝送する電気信号の波長をλとしたとき、λ/4以下である、請求項1~4のいずれか1つに記載の配線基板。
- 前記第1領域の櫛歯の長さおよび前記第2領域の櫛歯の長さは、前記一対の差動信号伝送線路を伝送する電気信号の波長をλとしたとき、λ/4以下である、請求項1~5のいずれか1つに記載の配線基板。
- 請求項1~6のいずれか1つに記載の配線基板と、
