本出願は、2017年3月15日出願の特願2017-049447の優先権を主張するものであり、それらの全体を参照により本願の一部をなすものとして引用する。
本発明は、ファンダメンタルパラメータ法による蛍光X線分析方法、蛍光X線分析プログラムおよび蛍光X線分析装置に関する。
従来、試料に1次X線を照射して、試料から発生する蛍光X線などの2次X線の強度を測定し、その測定強度に基づいて、例えば試料における成分(元素または化合物)の濃度比(含有率で表される場合もある)について定量分析を行う蛍光X線分析方法に、ファンダメンタルパラメータ法(FP法)がある(非特許文献1参照)。FP法では、図4のフローチャートに示すように、標準試料の測定強度と理論強度に基づいて装置感度を補正するための感度定数を求めておき(ステップS1~S3)、未知試料について、測定強度と感度定数に基づいて適宜推定した濃度比の初期値(ステップS4~S6)から、理論強度を用いた繰り返し計算(ステップS7C~S9)により、成分の濃度比を求める(ステップS10)。
このような従来のFP法では、全成分の濃度比の合計が1である標準試料を使用することが前提となっており、繰り返し計算の中でも規格化ステップS8.1において、更新ステップS8で更新した各成分の推定濃度比について、全成分の推定濃度比の合計で除することにより、全成分の推定濃度比の合計が1になるように規格化している。また、同前提により、標準試料理論強度計算ステップS2Cおよび未知試料理論強度計算ステップS7Cでは、簡単には次式(1)のように表される理論強度式が用いられる。

一方、FP法に対比されるものとして、検量線法があり、検量線法に含まれるセミファンダメンタルパラメータ法(SFP法)では、理論強度計算により求めたX線の吸収に関するマトリックス補正係数を用いて検量線を補正する(非特許文献2参照)。このSFP法で用いられる補正式では、1成分をベース成分(いわゆる残分)とし、ベース成分の濃度比を、1からベース成分以外の成分の濃度比の合計を差し引いた値とすることにより、各成分の濃度比を全成分の濃度比の合計が1になるように規格化している。

さて、標準試料において既知成分の濃度比の合計が1でない場合はしばしばあり、SFP法では、例えば、既知成分の濃度比の合計が0.98の標準試料を使用して検量線を作成し、同じ組成の未知試料を分析した場合、全成分の濃度比の合計がほぼ0.98となる妥当な分析結果が得られる。しかし、FP法で、既知成分の濃度比の合計が0.98の標準試料を使用して感度定数を求め、同じ組成の未知試料を分析した場合には、理論強度式について上述したような理由から、全成分の濃度比の合計がほぼ1となる不適切な分析結果が得られ、大きな分析誤差が生じる問題がある。このため、FP法では、正確な分析のためには、既知成分の濃度比の合計が1か1にきわめて近い標準試料しか使用できなかった。
本発明は前記従来の問題に鑑みてなされたもので、既知成分の濃度比の合計が1でない標準試料を使用しても、正確な分析ができるFP法による蛍光X線分析方法、蛍光X線分析プログラムおよび蛍光X線分析装置を提供することを目的とする。
前記目的を達成するために、本発明の第1構成である蛍光X線分析方法は、まず、元素または化合物を成分とする試料であって組成が既知である標準試料に1次X線を照射して、標準試料中の成分から発生する蛍光X線の強度を測定する標準試料測定ステップと、標準試料中の成分の濃度比に基づいて標準試料中の成分から発生する蛍光X線の理論強度を所定の理論強度式で計算する標準試料理論強度計算ステップと、前記標準試料測定ステップで測定した強度および前記標準試料理論強度計算ステップで計算した理論強度に基づいて感度定数を計算する感度定数計算ステップとを備えている。
そして、第1構成の蛍光X線分析方法は、元素または化合物を成分とする試料であって組成が未知である未知試料に1次X線を照射して、未知試料中の成分から発生する蛍光X線の強度を測定する未知試料測定ステップと、その未知試料測定ステップで測定した強度を、前記感度定数を用いて理論強度スケールに換算して換算測定強度とする換算ステップと、未知試料中の成分について推定した濃度比の初期値を仮定する初期値仮定ステップとを備えている。
さらに、第1構成の蛍光X線分析方法は、最新の推定した濃度比に基づいて未知試料中の成分から発生する蛍光X線の理論強度を前記所定の理論強度式で計算する未知試料理論強度計算ステップと、その未知試料理論強度計算ステップで計算した理論強度および前記換算ステップで換算した換算測定強度に基づいて前記推定した濃度比を更新する更新ステップと、その更新ステップにおける更新前後の推定した濃度比および所定の収束条件に基づいて収束判定を行う収束判定ステップと、求めるべき未知試料中の成分の濃度比として最新の推定した濃度比を出力する結果出力ステップとを備え、前記収束判定ステップにおいて、未収束の判定である場合には手順を前記未知試料理論強度計算ステップへ戻し、収束の判定である場合には手順を前記結果出力ステップへ進める。
さらにまた、第1構成の蛍光X線分析方法では、前記標準試料理論強度計算ステップおよび前記未知試料理論強度計算ステップで用いる前記所定の理論強度式において、X線の吸収に関する吸収項についてのみ、各成分の濃度比を全成分の濃度比の合計が1になるように規格化する。
第1構成の蛍光X線分析方法によれば、FP法において、X線の吸収に関する吸収項についてのみ、各成分の濃度比を全成分の濃度比の合計が1になるように規格化した理論強度式を用いるので、測定成分の理論強度が、試料内成分の個々の絶対的な濃度比に依存することとなり、既知成分の濃度比の合計が1でない標準試料を使用しても、正確な分析ができる。
第1構成の蛍光X線分析方法においては、前記標準試料理論強度計算ステップおよび前記未知試料理論強度計算ステップで用いる前記所定の理論強度式において、X線の吸収に関する吸収項についてのみ、各成分の濃度比を全成分の濃度比の合計で除することにより規格化するのが好ましい。この場合には、簡単に吸収項における各成分の濃度比を全成分の濃度比の合計が1になるように規格化できる。
第1構成の蛍光X線分析方法においては、前記標準試料理論強度計算ステップおよび前記未知試料理論強度計算ステップで用いる前記所定の理論強度式において、X線の吸収に関する吸収項についてのみ、成分ごとに指定したベース成分の濃度比を、1からベース成分以外の成分の濃度比の合計を差し引いた値とすることにより、各成分の濃度比を規格化してもよい。
本発明の第2構成は、第1構成の蛍光X線分析方法を蛍光X線分析装置に実施させるための蛍光X線分析プログラムである。また、本発明の第3構成は、第2構成の蛍光X線分析プログラムを備えた蛍光X線分析装置である。第2構成の蛍光X線分析プログラム、第3構成の蛍光X線分析装置によっても、第1構成の蛍光X線分析方法と同様の作用効果が得られる。
請求の範囲および/または明細書および/または図面に開示された少なくとも2つの構成のどのような組合せも、本発明に含まれる。特に、請求の範囲の各請求項の2つ以上のどのような組合せも、本発明に含まれる。

以下、本発明の第1実施形態の蛍光X線分析方法について説明する。まず、この蛍光X線分析方法に用いる蛍光X線分析装置について説明する。図3に示すように、この装置は、試料1,14(未知試料1と標準試料14の双方を含む)に1次X線3を照射して発生する2次X線5の強度を測定する走査型の蛍光X線分析装置であって、試料1,14が載置される試料台2と、試料1,14に1次X線3を照射するX線管などのX線源4と、試料1,14から発生する蛍光X線などの2次X線5を分光する分光素子6と、その分光素子6で分光された2次X線7が入射され、その強度を検出する検出器8とを備えている。検出器8の出力は、図示しない増幅器、波高分析器、計数手段などを経て、装置全体を制御するコンピュータなどの制御手段11に入力される。
この装置は、波長分散型でかつ走査型の蛍光X線分析装置であり、検出器8に入射する2次X線7の波長が変化するように、分光素子6と検出器8を連動させる連動手段10、すなわちいわゆるゴニオメータを備えている。2次X線5がある入射角θで分光素子6へ入射すると、その2次X線5の延長線9と分光素子6で分光(回折)された2次X線7は入射角θの2倍の分光角2θをなすが、連動手段10は、分光角2θを変化させて分光される2次X線7の波長を変化させつつ、その分光された2次X線7が検出器8に入射するように、分光素子6を、その表面の中心を通る紙面に垂直な軸Oを中心に回転させ、その回転角の2倍だけ、検出器8を、軸Oを中心に円12に沿って回転させる。分光角2θの値(2θ角度)は、連動手段10から制御手段11に入力される。
この装置には、予想される分析対象の未知試料1に対応させて、1点または組成が既知で相異なる複数の標準試料14が備えられており、試料台2に載置して定量分析を行うことができる。制御手段11は、第1実施形態または後述する第2実施形態の蛍光X線分析方法をこの蛍光X線分析装置に実施させるための蛍光X線分析プログラム13Aまたは13Bを有している。なお、これらの蛍光X線分析プログラム、蛍光X線分析装置も、それぞれ本発明の実施形態であり、また、本発明においては、蛍光X線分析装置は、波長分散型でかつ多元素同時分析型の蛍光X線分析装置でもよいし、エネルギー分散型の蛍光X線分析装置でもよい。
以上に説明した蛍光X線分析装置を用いる第1実施形態の蛍光X線分析方法について、蛍光X線分析プログラム13Aのフローチャートである図1にしたがって説明する。まず、標準試料測定ステップS1で、元素または化合物を成分とする試料であって組成が既知である標準試料14に1次X線3を照射して、標準試料14中の成分iから発生する蛍光X線5の強度Ii
MSを測定する。
次に、標準試料理論強度計算ステップS2Aで、標準試料14中の成分jの既知である濃度比Wj(百分率濃度である含有率を100で除した数値)に基づいて標準試料14中の成分iから発生する蛍光X線(測定線)5の理論強度Ii

この第1実施形態の蛍光X線分析方法と従来のFP法により、5点のニッケル合金の標準試料14中の11元素について分析した際の、元素ごとの既知の化学分析値における最大および最小含有率、各方法による元素ごとの正確度を、表1に示す。従来のFP法について「正確度(規格化前)」とあるのは、図4の結果出力ステップS10において、規格化ステップS8.1で規格化する前の、最新の規格化していない推定した濃度比Wi(n+1)を出力した場合の正確度である。従来のFP法においては、通常は、規格化ステップS8.1で規格化した後の、最新の規格化した推定した濃度比Wi(n+1)Nを結果出力ステップS10で出力するが、この場合の正確度が「正確度(規格化後)」である。
5点の標準試料14において、11元素の化学分析値の含有率の合計は98.55%から99.39%、つまり既知成分の濃度比の合計が1でない。そして、各方法において、これらの標準試料14を使用して感度定数を求め、次に、これらの標準試料14を未知試料1として定量分析を行い、既知の化学分析値との定量誤差から正確度を求めた。正確度は、各標準試料14の定量誤差の2乗和を試料点数の5で除した数値の平方根である。表1から明らかなように、第1実施形態の蛍光X線分析方法によれば、既知成分の濃度比の合計が1でない標準試料14を使用した場合に、従来のFP法から正確度が大幅に向上する。
以上のように、第1実施形態の蛍光X線分析方法によれば、FP法において、X線の吸収に関する吸収項についてのみ、各成分jの濃度比Wjを全成分の濃度比の合計が1になるように規格化した理論強度式(3)を用いるので、測定成分iの理論強度Ii
Tが、試料内成分jの個々の絶対的な濃度比Wjに依存することとなり、既知成分の濃度比の合計が1でない標準試料14を使用しても、未知試料1について正確な分析ができる。また、吸収項における規格化は、各成分jの濃度比Wjを全成分の濃度比の合計ΣWjで除するだけなので、簡単に行える。
第1実施形態の蛍光X線分析方法については、以下のような種々の変形例が考えられ、各変形例によっても、同様の作用効果が得られる。まず、変形例1として、従来のFP法と同様に、更新ステップS8と収束判定ステップS9の間に、規格化ステップS8.1を備えてもよい。規格化ステップS8.1では、次式(12)により、更新ステップS8で更新した各成分iの推定した濃度比Wi(n+1)について、全成分の推定した濃度比の合計ΣWj(n+1)で除してWi(n+1)Nとすることにより、全成分の推定した濃度比の合計ΣWi(n+1)N=Σ(Wi(n+1)/ΣWj(n+1))が1になるように規格化する。

次に、第2実施形態の蛍光X線分析方法について、図3の蛍光X線分析プログラム13Bのフローチャートである図2にしたがって説明する。第2実施形態の蛍光X線分析方法は、標準試料理論強度計算ステップS2Bおよび未知試料理論強度計算ステップS7Bで用いる所定の理論強度式が、第1実施形態の蛍光X線分析方法において標準試料理論強度計算ステップS2Aおよび未知試料理論強度計算ステップS7Aで用いる所定の理論強度式(3)と異なるのみで、他の構成は同じであるので、その異なる理論強度式についてのみ説明する。

この第2実施形態の蛍光X線分析方法について、以下のようにシミュレーションによる検証を行った。まず、FeとNiの2元系であり、Feの濃度比WFeが0.50、Niの濃度比WNiが0.49で、全成分の濃度比の合計が0.99であって1でない標準試料14を想定する。測定する蛍光X線は、Fe-Kα線とNi-Kα線とし、Fe-Kα線の測定強度IFe

第2実施形態の蛍光X線分析方法によっても、FP法において、X線の吸収に関する吸収項についてのみ、各成分jの濃度比Wjを全成分の濃度比の合計が1になるように規格化した理論強度式(13)および(14)を用いるので、測定成分iの理論強度Ii
Tが、試料内成分jの個々の絶対的な濃度比Wjに依存することとなり、既知成分の濃度比の合計が1でない標準試料14を使用しても、未知試料1について正確な分析ができる。
なお、第1実施形態の蛍光X線分析方法においては、一次X線を単一波長とし、二次励起による蛍光X線の強度を含まない簡易な式(3)または(5)を用いたが、一次X線の波長積分および二次励起による蛍光X線の強度を含むように、次式(5-1)、(5-2)、(5-3)、(5-4)および(5-5)、または、次式(5-6)、(2-2)、(2-3)および(2-4)を用いてもよい。
ここで、式(5-1)においては、計算される蛍光X線の理論強度に二次励起による蛍光X線の理論強度を含めており、X線の吸収に関する吸収項についてのみ各成分の濃度比を全成分の濃度比の合計が1になるように規格化するにあたり、二次励起蛍光X線の吸収に関する吸収項(式(5-1)でいえば、{}内の項)だけでなく、二次励起される成分の濃度比に関する項(式(5-1)でいえば、[]内のW’j)も規格化の対象に含めている。
同様に、第2実施形態の蛍光X線分析方法においては、一次X線を単一波長とし、二次励起による蛍光X線の強度を含まない簡易な式(13)および(14)を用いたが、一次X線の波長積分および二次励起による蛍光X線の強度を含むように、次式(2-1)、(14-1)、(14-2)、(14-3)および前式(14)を用いてもよい。
式(2-1)において、[]内の1/2以降が二次励起に関する項であり、Wjは二次励起される成分の濃度比、F(jq,λ)は光電吸収係数、遷移確率、蛍光収率、およびジャンプ比の項の積に相当する。ここで、Wjと光電吸収係数の積は、一次X線が二次励起される成分において光電吸収により吸収される度合いである。また、{}内は、二次励起蛍光X線の吸収に関する項である(参考文献:Y. - 元素または化合物を成分とする試料であって組成が既知である標準試料に1次X線を照射して、標準試料中の成分から発生する蛍光X線の強度を測定する標準試料測定ステップと、
標準試料中の成分の濃度比に基づいて標準試料中の成分から発生する蛍光X線の理論強度を所定の理論強度式で計算する標準試料理論強度計算ステップと、
前記標準試料測定ステップで測定した強度および前記標準試料理論強度計算ステップで計算した理論強度に基づいて感度定数を計算する感度定数計算ステップと、

最新の推定した濃度比に基づいて未知試料中の成分から発生する蛍光X線の理論強度を前記所定の理論強度式で計算する未知試料理論強度計算ステップと、
その未知試料理論強度計算ステップで計算した理論強度および前記換算ステップで換算した換算測定強度に基づいて前記推定した濃度比を更新する更新ステップと、
その更新ステップにおける更新前後の推定した濃度比および所定の収束条件に基づいて収束判定を行う収束判定ステップと、
求めるべき未知試料中の成分の濃度比として最新の推定した濃度比を出力する結果出力ステップとを備え、
前記収束判定ステップにおいて、未収束の判定である場合には手順を前記未知試料理論強度計算ステップへ戻し、収束の判定である場合には手順を前記結果出力ステップへ進める蛍光X線分析方法であって、
前記標準試料理論強度計算ステップおよび前記未知試料理論強度計算ステップで用いる前記所定の理論強度式において、X線の吸収に関する吸収項についてのみ、各成分の濃度比を全成分の濃度比の合計が1になるように規格化する蛍光X線分析方法。 - 請求項1に記載の蛍光X線分析方法において、
前記標準試料理論強度計算ステップおよび前記未知試料理論強度計算ステップで用いる前記所定の理論強度式において、X線の吸収に関する吸収項についてのみ、各成分の濃度比を全成分の濃度比の合計で除することにより規格化する蛍光X線分析方法。 - 請求項1に記載の蛍光X線分析方法において、
前記標準試料理論強度計算ステップおよび前記未知試料理論強度計算ステップで用いる前記所定の理論強度式において、X線の吸収に関する吸収項についてのみ、成分ごとに指定したベース成分の濃度比を、1からベース成分以外の成分の濃度比の合計を差し引いた値とすることにより、各成分の濃度比を規格化する蛍光X線分析方法。 - 請求項1から3のいずれか一項に記載の蛍光X線分析方法を蛍光X線分析装置に実施させるための蛍光X線分析プログラム。
- 請求項4に記載の蛍光X線分析プログラムを備えた蛍光X線分析装置。
