Abstract
Description

(2)前記セラミックス膜は、空隙率が3%未満であることを特徴とする(1)記載のセラミックス積層体。
(3)前記セラミックス膜は、最小膜厚が前記金属層の最大高さ粗さの1.5倍以上であることを特徴とする(1)または(2)に記載のセラミックス積層体。
(4)前記セラミックス膜は、窒化珪素の結晶粒が膜厚方向で平均粒径150nm以下、面内方向で平均粒径250nm以下であることを特徴とする(1)~(3)のいずれか1項に記載のセラミックス積層体。
(5)前記セラミックス膜は、窒化珪素の結晶粒が膜厚方向で平均粒径100nm以下、面内方向で平均粒径150nm以下であることを特徴とする(4)記載のセラミックス積層体。

上記エアロゾルデポジション装置12を使用して、窒化珪素粉末18として粒子径(メディアン径)が0.8μmで、窒化珪素のα化率が5wt%未満のβ‐窒化珪素粉末を用いて、22×22×t2mmの銅板(金属層2)上にセラミックス膜3を形成した。上記β‐窒化珪素粉末は不純物として0.2wt%の鉄、0.1wt%のアルミニウム、0.1wt%のカルシウムを含む。その他の不純物として、X線回折パターン測定で、Si2N2Oの存在が確認され、Si2N2Oの(200)面のピーク強度はβ‐窒化珪素の(200)面のピーク強度の0.01倍であった。巻上用ガスおよび搬送用ガスとしてはHeガスを用い、搬送ガス流量と巻上ガス流量の合計を15L/minとした。エアロゾル搬送管15先端のノズル口は5×0.3mm、銅板の法線とノズルの角度は30°とし、その状態のまま銅板を固定したステージ21を水平方向に駆動させ、銅板全体にβ‐窒化珪素粉末を含んだエアロゾルを噴射してゆきセラミックス膜3を形成した。ガス流量をノズル口の面積で除することによって算出したガス流速は167m/sであった。上記成膜条件は表1にまとめてある。目視では灰色のセラミックス膜が金属上に均一に形成されていた。上記セラミックス膜は、断面のFE‐SEM観察では、鉄などの不純物が僅かに確認され、断面のFE-TEM(Field Emission‐Transmission Electron Microscope)観察では、鉄などの不純物に加えて酸化物の不純物も極微量確認されたが、X線回折パターン測定では、β‐窒化珪素のピークと銅(金属層)のピーク以外の不純物のピークは見られなかった。
ここで、平均アスペクト比は以下のようにして求めた。FE‐SEMの観察倍率を50000倍とし、粒界が判別できる結晶粒を100個以上選び、縦の長さが最大になるように結晶粒と外接する長方形の縦の長さ(最大はさみ径)を長径、その長方形の横の長さを短径として、長径を短径で割ることで各結晶粒のアスペクト比を算出し,全結晶粒で平均することによって求めた。

上記エアロゾルデポジション装置12を使用して、窒化珪素粉末18として粒子径(メディアン径)が0.8μmで、窒化珪素のα化率が91wt%のα‐窒化珪素粉末を用いて、22×22×t2mmの銅板(金属層2)上にセラミックス膜3を形成した。上記α‐窒化珪素粉末は不純物として0.02wt%の鉄、0.09wt%のアルミニウム、0.1wt%のカルシウムを含む。X線回折パターン測定では、α‐窒化珪素およびβ‐窒化珪素以外のピークは見られなかった。巻上用ガスおよび搬送用ガスとしてはN2ガスを用い、搬送ガス流量と巻上ガス流量の合計を8L/minとした。エアロゾル搬送管15先端のノズル口は5×0.3mm、銅板の法線とノズルの角度は30°とし、その状態のまま銅板を固定したステージ21を水平方向に駆動させ、銅板全体にα‐窒化珪素粉末を含んだエアロゾルを噴射してゆきセラミックス膜3を形成した。ガス流量をノズル口の面積で除することによって算出したガス流速は89m/sであった。上記成膜条件は表1にまとめてある。目視では灰色のセラミックス膜が金属上に均一に形成されていた。

板厚320μmの窒化珪素焼結基板の基板面と垂直方向の断面を鏡面研磨し、FE‐SEM(ULTRA 55、Carl Zeiss)により観察し、β‐窒化珪素の結晶粒の平均粒径を調べた。β‐窒化珪素の結晶粒の平均粒径は板厚(膜厚)方向yの平均粒径が1400nm、面内方向xの平均粒径が1700nmであり、β‐窒化珪素結晶間には焼結助剤由来の粒界相が見られた。なお、平均粒径の求め方は実施例1と同じとしたが、FE‐SEMの観察倍率は5000倍とした。比較例5は、焼結法により作製されているため、空隙率、金属層の最大高さの測定、およびテスターによる簡易絶縁性測定は行わなかった(表2には‐と記載)。

Claims (15)
- 金属層上にセラミックス膜が形成されたセラミックス積層体において、
前記セラミックス膜は、最小膜厚が1μm以上であり、窒化珪素および不可避不純物を含んでなり、窒化珪素の結晶粒が膜厚方向で平均粒径300nm以下、面内方向で平均粒径500nm以下である
ことを特徴とするセラミックス積層体。 - 前記セラミックス膜は、空隙率が3%未満である
ことを特徴とする請求項1記載のセラミックス積層体。 - 前記セラミックス膜は、最小膜厚が前記金属層の最大高さ粗さの1.5倍以上である
ことを特徴とする請求項1または2に記載のセラミックス積層体。 - 前記セラミックス膜は、窒化珪素の結晶粒が膜厚方向で平均粒径150nm以下、面内方向で平均粒径250nm以下である
ことを特徴とする請求項1~3のいずれか1項に記載のセラミックス積層体。 - 前記セラミックス膜は、窒化珪素の結晶粒が膜厚方向で平均粒径100nm以下、面内方向で平均粒径150nm以下である
ことを特徴とする請求項4記載のセラミックス積層体。 - 前記セラミックス膜が、窒化珪素中のβ‐窒化珪素の割合が50wt%を超えた値である窒化珪素および不可避不純物を含んでなる
ことを特徴とする請求項1~5のいずれか1項に記載のセラミックス積層体。 - 前記セラミックス膜は、前記β‐窒化珪素結晶の(101)面のX線回折強度I(101)に対する(210)面のX線回折強度I(210)の比が0.9を超えた値である
ことを特徴とする請求項6記載のセラミックス積層体。 - 前記セラミックス膜は、前記β‐窒化珪素結晶の(101)面のX線回折強度I(101)に対する(210)面のX線回折強度I(210)の比が2.2を超えた値である
ことを特徴とする請求項7記載のセラミックス積層体。 - 前記セラミックス膜が、窒化珪素中のα‐窒化珪素の割合が50wt%を超えた値である窒化珪素および不可避不純物を含んでなる
ことを特徴とする請求項1~5のいずれか1項に記載のセラミックス積層体。 - 前記セラミックス膜は、膜厚方向から見た窒化珪素の結晶粒の平均アスペクト比が2.0より小さい
ことを特徴とする請求項1~9のいずれか1項に記載のセラミックス積層体。 - 請求項1~10のいずれか1項に記載のセラミックス積層体から構成される
ことを特徴とする絶縁放熱体。 - 前記セラミックス膜の最小膜厚が10μm以上、100μm以下である
ことを特徴とする請求項11記載の絶縁放熱体。 - 前記金属層が銅またはアルミニウムである
ことを特徴とする請求項11または12記載の絶縁放熱体。 - 前記セラミックス膜上に金属回路が形成されている
ことを特徴とする請求項11~13いずれか1項に記載の絶縁放熱体。 - 前記金属回路が銅またはアルミニウムである
