Abstract
Description
UV照射によって高分子フィルム同士を接着することは、(特許文献3)開示されており、このときにカップリング剤を使うことも有効であることが示されているが、あくまで高分子フィルム同士の接着に関することであり、カップリング剤自体のUV光照射による、接着剥離力制御を行ったものではない。
本発明者らは、このような事情に鑑み、機能素子を形成するための高分子フィルムと支持体との積層体として、耐熱性に優れ強靭で薄膜化が可能なポリイミドフィルムを、カップリング剤を介して無機物からなる支持体(無機層)に貼り合わせてなる積層体を提案した(特許文献4~6)。
異物が存在する近傍は、高分子フィルム自体が盛り上がった状態となり、特にフォトリソグラフを用いるパターン形成や、マイクロコンタクト印刷のような高精細なパターン形成の際に、阻害要因となり、良好な電子デバイス形成が行えない場合が生じる。
さらに本発明に寄れば、高分子フィルム剥離後の無機基板表面の粗度が小さく、簡単な洗浄操作後にてシランカップリング剤を再塗布して基板として活用することが可能となり、無機基板のリサイクル性が格段に向上する。

14.少なくとも1枚以上の無機基板と少なくとも1枚以上の1~5のいずれかに記載のシランカップリング剤層積層高分子フィルムとが接合された積層体であって、該無機基板と該高分子フィルムとの間の剥離強度が異なる良好接着部分と易剥離部分とを有しており、該良好接着部分の剥離強度が0.3N/cm以上、15N/cm以下、易剥離部分の剥離強度が0.3N/cm未満かつ良好接着部より0.1N/cm以上弱い剥離強度である事を特徴とする積層体。
15.下記(1)~(3)の工程を有することを特徴とする、積層体の製造方法。
(1) 気化したシランカップリング剤に高分子フィルムを暴露させることにより、高分子フィルム上に、シランカップリング剤層を形成する工程
(2)該シランカップリング剤層に、活性エネルギー先照射処理を行った高分子フィルムを無機基板に重ねる工程
(3)加圧することにより両者を接着する工程
16.前記13に記載の積層体を用い、該積層体の高分子フィルム上に電子デバイスを形成し、次いで、該高分子フィルムを該電子デバイスごと高分子フィルムから剥離する事を特徴とするフレキシブル電子デバイスの製造方法。
17.前記14に記載の積層体を用い、該積層体の高分子フィルムの、前記易剥離部分に相当する部分の上に電子デバイスを形成し、次いで、該積層体の該易剥離部分の外周に沿って、該高分子フィルムに切り込みを入れ、該高分子フィルムを電子デバイスごと高分子フィルムから剥離する事を特徴とするフレキシブル電子デバイスの製造方法。
なおさらには、本発明における高分子フィルム剥離後の無機基板表面は、高い平滑性を有し、比較的簡単な洗浄操作により、再びシランカップリング層を形成して、積層体の材料として用いることができるという効果も有する。
また、薄型化が進む単結晶および多結晶Siによる太陽電池には薄くなる為、割れ易く、プロセス中のハンドリング、そして、出来上がった後の耐久性に問題があったが、本発明のポリイミドフィルムを貼ることによる補強基板としての利用もできる。このときに容易に剥がせる部分があるため、電極引き出しも可能な補強基板を作製しうる。
より好適には本発明において、高耐熱性を有する高分子フィルムを用いれば、耐熱性に劣る接着剤や粘着剤を用いることなく貼り合わせが可能であり、機能素子形成の際に180℃以上、好ましくは230℃以上、さらに好ましくは260℃以上の高温を用いて素子形成が可能となる。一般に半導体、誘電体等は、高温で形成した方が膜質の良い薄膜が得られるため、より高性能な機能素子形成が期待できる。本発明によれば、誘電体素子、半導体素子、MEMS素子、ディスプレイ素子、発光素子、光電変換素子、圧電変換素子、熱電変換素子等のデバイスをフィルム基材上に形成したフレキシブル電子デバイスの製造に有用である。
本発明の積層体は、少なくとも無機基板、シランカップリング剤及び高分子フィルムを用いて、これらから構成される積層体である。
本発明においては高分子フィルムの支持体として無機基板を用いる。無機基板とは無機物からなる基板として用いることのできる板状のものであればよく、例えば、ガラス板、セラミック板、半導体ウエハ、金属等を主体としているもの、および、これらガラス板、セラミック板、シリコンウエハ、金属の複合体として、これらを積層したもの、これらが分散されているもの、これらの繊維が含有されているものなどが挙げられる。
前記無機基板の厚さは特に制限されないが、取り扱い性の観点より10mm以下の厚さが好ましく、3mm以下がなお好ましく、1.3mm以下がなお好ましい。厚さの加減については特に制限されないが、0.07mm以上、好ましくは0.15mm以上、なお好ましくは0.3mm以上が好ましく用いられる。
なお無機基板表面を短波長UV/オゾン照射などの手段により清浄化すること、ないしは液体洗浄剤で清浄化すること等は、好ましい操作である。
本発明におけるシランカップリング剤は、仮支持体と高分子フィルムとの間に物理的ないし化学的に介在し、両者間の接着力を高める作用を有する化合物を云う。
シランカップリング剤の好ましい具体例としては、N-2-(アミノエチル)-3-アミノプロピルメチルジメトキシシラン、N-2-(アミノエチル)-3-アミノプロピルトリメトキシシラン、N-2-(アミノエチル)-3-アミノプロピルトリエトキシシラン、3-アミノプロピルトリメトキシシラン、3-アミノプロピルトリエトキシシラン、3-トリエトキシシリル-N-(1,3-ジメチル-ブチリデン)プロピルアミン、2-(3,4-エポキシシクロへキシル)エチルトリメトキシシラン、3-グリシドキシプロピルトリメトキシシラン、3-グリシドキシプロピルメチルジエトキシシラン、3-グリシドキシプロピルトリエトキシシラン、ビニルトリクロルシラン、ビニルトリメトキシシラン、ビニルトリエトキシシラン、2-(3,4-エポキシシクロヘキシル)エチルトリメトキシシラン、3-グリシドキシプロピルトリメトキシシラン、3-グリシドキシプロピルメチルジエトキシシラン、3-グリシドキシプロピルトリエトキシシラン、p-スチリルトリメトキシシラン、3-メタクリロキシプロピルメチルジメトキシシラン、3-メタクリロキシプロピルトリメトキシシラン、3-メタクリロキシプロピルメチルジエトキシシラン、3-メタクリロキシプロピルトリエトキシシラン、3-アクリロキシプロピルトリメトキシシラン、N-フェニル-3-アミノプロピルトリメトキシシラン、N-(ビニルベンジル)-2-アミノエチル-3-アミノプロピルトリメトキシシラン塩酸塩、3-ウレイドプロピルトリエトキシシラン、3-クロロプロピルトリメトキシシラン、3-メルカプトプロピルメチルジメトキシシラン、3-メルカプトプロピルトリメトキシシラン、ビス(トリエトキシシリルプロピル)テトラスルフィド、3-イソシアネートプロピルトリエトキシシラン、トリス-(3-トリメトキシシリルプロピル)イソシアヌレート、クロロメチルフェネチルトリメトキシシラン、クロロメチルトリメトキシシラン、アミノフェニルトリメトキシシラン、アミノフェネチルトリメトキシシラン、アミノフェニルアミノメチルフェネチルトリメトキシシラン、ヘキサメチルジシラザンなどが挙げられる。
本発明では、特に好ましいシランカップリング剤としては、N-2-(アミノエチル)-3-アミノプロピルメチルジメトキシシラン、N-2-(アミノエチル)-3-アミノプロピルトリメトキシシラン、N-2-(アミノエチル)-3-アミノプロピルトリエトキシシラン、3-アミノプロピルトリメトキシシラン、3-アミノプロピルトリエトキシシラン、3-トリエトキシシリル-N-(1,3-ジメチル-ブチリデン)プロピルアミン、2-(3,4-エポキシシクロへキシル)エチルトリメトキシシラン、3-グリシドキシプロピルトリメトキシシラン、3-グリシドキシプロピルメチルジエトキシシラン、3-グリシドキシプロピルトリエトキシシラン、アミノフェニルトリメトキシシラン、アミノフェネチルトリメトキシシラン、アミノフェニルアミノメチルフェネチルトリメトキシシランなどが挙げられる。プロセスで特に高い耐熱性が要求される場合、Siとアミノ基の間を芳香族基でつないだものが望ましい。
なお本発明では必要に応じて、リン系カップリング剤、チタネート系カップリング剤等を併用しても良い。
従来の技術では、シランカップリング剤の塗布は、シランカップリング剤をアルコールなどの溶媒で希釈した溶液状態で行われる。しかしながら、本発明ではこのシランカップリング剤塗布工程を気相を介して行うことに特徴がある。すなわち本発明での、気化させたシランカップリング剤に高分子フィルムを暴露させるときの、気化とはシランカップリング剤の蒸気、すなわち実質的に気体状態のシランカップリング剤あるいは、微粒子状態のシランカップリング剤が存在する状態を指す。そして、ここへの暴露とは、前記の気化したはシランカップリング剤を含んだ気体あるいは真空状態に高分子フィルムが接触していることを言う。この暴露することにより塗布を行う。シランカップリング剤の蒸気は、液体状態のシランカップリング剤を40℃~シランカップリング剤の沸点までの温度に加温することによって得ることが出来る。また、これより低い温度においても、前記の蒸気は存在するため、これを利用すること、および、ここにはシランカップリング剤の微粒子が共存する状態も利用できる。また、温度圧力の操作によって、蒸気密度を高める操作を付け加えることも行いうる。シランカップリング剤の沸点は、化学構造によって異なるが、概ね100~250℃の範囲である。ただし200℃以上の加熱は、シランカップリング剤の有機基側の副反応を招く恐れがあるため好ましくない。
シランカップリング剤を加温する環境は、加圧下、略常圧下、減圧下のいずれでも構わないが、シランカップリング剤の気化を促進する場合には略常圧下ないし減圧下が好ましい。多くのシランカップリング剤は可燃性液体であるため、密閉容器内にて、好ましくは容器内を不活性ガスで置換した後に気化作業を行うことが好ましい。しかし、生産効率向上および生産設備価格低減の観点からは、真空を使わない環境でのシランカップリング剤塗布が望ましい。本発明における真空を使わないシランカップリング剤堆積法とは、堆積時のみに真空を使わないのではなく、通常大気雰囲気で高分子フィルムをセットしてから、キャリアガスに置換してシランカップリング剤を堆積してから、またシランカップリング剤の無い状態に戻す時まで、概略大気圧のままで行うことを指す。
高分子フィルムをシランカップリング剤に暴露する時間は特に制限されないが、20時間以内、好ましくは60分以内、さらに好ましくは15分以内、なおさらに好ましくは1分以内である。
高分子フィルムをシランカップリング剤に暴露する間の高分子フィルム温度は、シランカップリング剤の種類と、求めるシランカップリング剤層の厚さにより-50℃から200℃の間の適正な温度に制御することが好ましい。
シランカップリング剤に暴露された高分子フィルムは、好ましくは、暴露後に、70℃~200℃、さらに好ましくは75℃~150℃に加熱される。かかる加熱によって、高分子フィルム表面の水酸基などと、シランカップリング剤のアルコキシ基やシラザン基が反応し、シランカップリング剤処理が完了する。加熱に要する時間は10秒以上10分程度以内である。温度が高すぎたり、時間が長すぎる場合にはカップリング剤の劣化が生じる場合がある。また短すぎると処理効果が得られない。なお、シランカップリング剤に暴露中の基板温度が既に80℃以上である場合には、事後の加熱を省略することも出来る。
また、気化したシランカップリング剤を含む気体を高分子基板に暴露させる部屋に導入する際に、一旦2つ以上に気体を分離して導入すること、2つ以上の気体を前記部屋内で衝突させることで乱流を生じさせ、シランカップリング剤分布を均一化させる操作なども有効である。
シランカップリング剤を気化させる方式としては、加熱による蒸発気化以外に、シランカップリング剤液中に気体を導入して気泡を発生させる方式もあり得る。これを以後バブリングと呼ぶ。バブリングについては、単純に気体の通る配管をシランカップリング剤液に入れること、配管の先に多孔質体を取り付けて、微細な気泡が数多く出るようにしたもの、超音波を重畳して、気化を促すものも有効である。
また、気化したシランカップリング剤には、荷電したもの多く、暴露時にフィルムに電界を加えることにより多くのシランカップリング剤を短時間で堆積でき、かつシランカップリング剤が運動エネルギーを持つため、堆積膜が、島状膜になることを抑制できる。また、使用するキャリアガスについては、水分が含まれていると、この水分とシランカップリング剤の反応が始まることが知られている。このため、露点が低いことが有効である。望ましくは、露点15℃以下、さらに望ましくは10℃以下、さらに望ましくは、5℃以下である。
シランカップリング剤層積層高分子フィルムのシランカップリング剤層に存在する長径10μm以上の珪素含有異物数は2000個/m2以下、好ましくは1000個/m2以下、更には500個/m2以下とすることが、本発明の好ましい形態である。また前記操作を組み合わせる事により珪素含有異物数は達成可能である。
カップリング剤層の膜厚は、エリプソメトリー法、蛍光X線法、ICP法による灰化分析または塗布時のカップリング剤溶液の濃度と塗布量から計算して求めることができる。
本発明においては無機基板側にパターン化処理を行うことができる。ここにパターン化とは、意図的に表面活性化処理の活性度等を操作した領域を作ることを云う。これにより、積層体において無機基板と高分子フィルムとの間の接着強度が異なる良好接着部分と易剥離部分を有し、該良好接着部分と該易剥離部分とが所定のパターンを形成することができる。パターン化処理として、表面活性化処理を行う際に、あらかじめ所定のパターンで準備されたマスクを用いて表面活性化処理量を操作する方法を例示できる。また表面活性化処理を行う際にマスキングないしスキャン操作などの手法を併用することによりパターン化することも可能である。表面活性化後の無機基板表面に、さらに別の活性エネルギー線処理をマスキングないしスキャニングを併用して行い、活性度の強弱を実現することも可能である。ここに活性エネルギー線照射とは、紫外線、電子線、X線等のエネルギー線を照射する操作、さらには極短波長の紫外線照射処理のように紫外線照射光効果と同時に照射面近傍で発生するオゾンガスガス暴露の効果を併せ持つものを含める。さらにこれらの他に、コロナ処理、真空プラズマ処理、常圧プラズマ処理、サンドブラスと処理等によってパターン化処理を行うことも可能である。
本発明における高分子フィルムとしては、ポリエチレン、ポリプロピレン、ポリエチレンテレフタレート、ポリブチレンテレフタレート、ポリエチレンナフタレート、全芳香族ポリエステル、その他の共重合ポリエステル、ポリメチルメタクリレート、その他の共重合アクリレート、ポリカーボネート、ポリアミド、ポリスルフォン、ポリエーテルスルフォン、ポリエーテルケトン、ポリアミドイミド、ポリエーテルイミド、芳香族ポリイミド、脂環族ポリイミド、フッ素化ポリイミド、酢酸セルロース、硝酸セルロース、芳香族ポリアミド、ポリ塩化ビニル、ポリフェノール、ポリアリレート、ポリフェニレンスルフィド、ポリフェニレンオキシド、ポリスチレン等のフィルムを用いることが出来る。本発明において特に効果が顕著・有用であるものは耐熱性が100℃以上の高分子、所謂エンジニアリングプラスチックのフィルムである。ここに耐熱性とはガラス転移温度ないしは熱変形温度を云う。
本発明の高分子フィルムの面積は、積層体やフレキシブル電子デバイスの生産効率・コストの観点より、大面積であることが好ましい。1000cm2以上であることが好ましく、1500cm2以上であることがより好ましく、2000cm2以上であることがさらに好ましい。
前記脂環式ジアミン類としては、例えば、1,4-ジアミノシクロヘキサン、4,4’-メチレンビス(2,6-ジメチルシクロヘキシルアミン)等が挙げられる。
芳香族ジアミン類以外のジアミン(脂肪族ジアミン類および脂環式ジアミン類)の合計量は、全ジアミン類の20質量%以下が好ましく、より好ましくは10質量%以下、さらに好ましくは5質量%以下である。換言すれば、芳香族ジアミン類は全ジアミン類の80質量%以上が好ましく、より好ましくは90質量%以上、さらに好ましくは95質量%以上である。
脂環式テトラカルボン酸類は、透明性を重視する場合には、例えば、全テトラカルボン酸類の80質量%以上が好ましく、より好ましくは90質量%以上、さらに好ましくは95質量%以上である。
芳香族テトラカルボン酸類は、耐熱性を重視する場合には、例えば、全テトラカルボン酸類の80質量%以上が好ましく、より好ましくは90質量%以上、さらに好ましくは95質量%以上である。
本発明における高分子フィルムと無機基板の接着強度は、前記高分子フィルムの破断強度の1/2以下であることが必要である。
仮に、厚さ10μmのフィルムを用いた本発明の積層体において、フィルムの接着強度が0.5N/cmであったとする。
幅10mmのフィルムに加わる破断力は、0.5N/(10μm×10mm)=0.5N/0.1平方mm=5MPaとなる。かような場合、フィルムにこの10倍程度すなわち50MPa以上の破断強度があれば、フィルムを剥離する際に支障なく剥離操作が可能となる。該接着強度は、好ましくは前記高分子フィルムの破断強度の1/3以下、より好ましくは1/4以下である。

ポリイミドフィルムのような溶液製膜法を用いて得られる高分子フィルムの場合にも同様で、例えば、ポリアミド酸溶液(ポリイミドの前駆体溶液)として、滑材(好ましくは平均粒子径0.05~2.5μm程度)をポリアミド酸溶液中のポリマー固形分に対して0.02質量%~50質量%(好ましくは0.04~3質量%、より好ましくは0.08~1。2質量%)含有したポリアミド酸溶液と、滑材を含有しないか又はその含有量が少量(好ましくはポリアミド酸溶液中のポリマー固形分に対して0.02質量%未満、より好ましくは0.01質量%未満)である2種のポリアミド酸溶液を用いて製造することができる。
ポリイミドフィルムの場合、例えば、i)一方のポリイミドフィルムを作製後、このポリイミドフィルム上に他方のポリアミド酸溶液を連続的に塗布してイミド化する方法、ii)一方のポリアミド酸溶液を流延しポリアミド酸フィルムを作製後このポリアミド酸フィルム上に他方のポリアミド酸溶液を連続的に塗布した後、イミド化する方法、iii)共押し出しによる方法、iv)滑材を含有しないか又はその含有量が少量であるポリアミド酸溶液で形成したフィルムの上に、滑材を多く含有するポリアミド酸溶液をスプレーコート、Tダイ塗工などで塗布してイミド化する方法などを例示できる。本発明では、上記i)ないし上記ii)の方法を用いることが好ましい。
本発明において用いられる高分子フィルムには表面活性化処理を行うことが好ましい。該表面活性化処理によって、高分子フィルム表面は官能基が存在する状態(いわゆる活性化した状態)に改質され、シランカップリング剤に対する接着性が向上する。
本発明における表面活性化処理とは、乾式、ないし湿式の表面処理である。本発明の乾式処理としては、紫外線、電子線、X線などの活性エネルギー線を表面に照射する処理、コロナ処理、真空プラズマ処理、常圧プラズマ処理、火炎処理、イトロ処理等を用いることが出来る。湿式処理としては、フィルム表面を酸ないしアルカリ溶液に接触させる処理を例示できる。本発明に置いて好ましく用いられる表面活性化処理は、プラズマ処理であり、プラズマ処理と湿式の酸処理の組み合わせである。
また、Arガスを使ったプラズマでは純粋に物理的な衝突の影響が表面ではおこり、この場合も表面のあれが大きくなる。これら総合的に考えると、マイクロ波プラズマ処理、マイクロ波ECRプラズマ処理、高いエネルギーのイオンを打ち込みやすいイオン源によるプラズマ照射、PBII法なども望ましい。
プラズマ処理においては高分子フィルム表面をエッチングする効果も得ることが出来る。特に滑剤粒子を比較的多く含む高分子フィルムにおいては、滑剤による突起が、フィルムと無機基板との接着を阻害する場合がある。この場合、プラズマ処理によって高分子フィルム表面を薄くエッチングし、滑剤粒子の一部を露出せしめた上で、フッ酸にて処理を行えば、フィルム表面近傍の滑剤粒子を除去することが可能である。
本発明においては高分子フィルムにパターン化処理を行うことができる。ここにパターン化とは、意図的にシランカップリング剤の塗布量ないし活性度等を操作した領域を作ることを云う。これにより、積層体において無機基板と高分子フィルムとの間の接着強度が異なる良好接着部分と易剥離部分を有し、該良好接着部分と該易剥離部分とが所定のパターンを形成することができる。パターン化処理として、シランカップリング剤塗布を行う際に、あらかじめ所定のパターンで準備されたマスクを用いて、シランカップリング剤の塗布量を操作する方法を例示できる。またシランカップリング剤の塗布面に活性エネルギー線照射を行い、その際に、マスキングないしスキャン操作などの手法を併用することによりパターン化することも可能である。ここに活性エネルギー線照射とは、紫外線、電子線、X線等のエネルギー線を照射する操作、さらには極短波長の紫外線照射処理のように紫外線照射光効果と同時に照射面近傍で発生するオゾンガスガス暴露の効果を併せ持つものを含める。これらの光源としては、エキシマランプ、低圧水銀ランプ、高圧水銀ランプ、Xeエキシマレーザー、ArFエキシマレーザー、KrFエキシマレーザー、Xeランプ、XeClエキシマレーザー、XeFエキシマレーザー、Arレーザー、D2ランプなどが挙げられる。中でも、エキシマランプ、低圧水銀ランプ、Xeエキシマレーザー、ArFエキシマレーザー、KrFエキシマレーザーなどが好ましい。さらにこれらの他に、コロナ処理、真空プラズマ処理、常圧プラズマ処理、サンドブラスと処理等によってパターン化処理を行うことも可能である。
本発明では、仮支持体として無機基板を用い、シランカップリング剤層を介して高分子フィルムを貼り合わせ、ないし、乾燥製膜することにより、積層体を得る。高分子フィルムを貼り合わせる場合には、仮支持用無機基板にシランカップリング剤層積層高分子フィルムのシランカップリング剤層の面を重ね、加圧することにより積層体を得る。
加圧処理は、例えば、大気圧雰囲気下あるいは真空中で、プレス、ラミネート、ロールラミネート等を、加熱しながら行えばよい。またフレキシブルなバッグに入れた状態で加圧加熱する方法も応用できる。生産性の向上や、高い生産性によりもたらされる低加工コスト化の観点からは、大気雰囲気下でのプレスまたはロールラミネートが好ましく、特にロールを用いて行う方法(ロールラミネート等)が好ましい。
加圧処理の際の温度としては、用いる高分子フィルムの耐熱温度を超えない範囲にて行う。非熱可塑性のポリイミドフィルムの場合には10℃~400℃、さらに好ましくは150℃~350℃での処理が好ましい。
また加圧処理は、上述のように大気圧雰囲気中で行うこともできるが、全面の安定した接着強度を得る為には、真空下で行うことが好ましい。このとき真空度は、通常の油回転ポンプによる真空度で充分であり、10Torr以下程度あれば充分である。
加圧加熱処理に使用することができる装置としては、真空中でのプレスを行うには、例えば井元製作所製の「11FD」等を使用でき、真空中でのロール式のフィルムラミネーターあるいは真空にした後に薄いゴム膜によりガラス全面に一度に圧力を加えるフィルムラミネーター等の真空ラミネートを行うには、例えば名機製作所製の「MVLP」等を使用できる。
この場合、まず、比較的低温(例えば120℃未満、より好ましくは95℃以下の温度)で高分子フィルムと無機基板とを加圧(好ましくは0.2~50MPa程度)して両者の密着確保し、その後、低圧(好ましくは0.2MPa未満、より好ましくは0.1MPa以下)もしくは常圧にて比較的高温(例えば120℃以上、より好ましくは120~250℃、さらに好ましくは150~230℃)で加熱することにより、密着界面の化学反応が促進されて高分子フィルムと仮支持用無機基板とを積層できる。
本発明の積層体を用いると、既存の電子デバイス製造用の設備、プロセスを用いて積層体の高分子フィルム上に電子デバイスを形成し、積層体から高分子フィルムごと剥離することで、フレキシブルな電子デバイスを作製することができる。
本発明における電子デバイスとは、電気配線を担う配線基板、トランジスタ、ダイオードなどの能動素子や、抵抗、キャパシタ、インダクタなどの受動デバイスを含む電子回路、他、圧力、温度、光、湿度などをセンシングするセンサー素子、発光素子、液晶表示、電気泳動表示、自発光表示などの画像表示素子、無線、有線による通信素子、演算素子、記憶素子、MEMS素子、太陽電池、薄膜トランジスタなどを云う。
積層体から高分子フィルムを剥離する方法としては、無機基板側から強い光を照射し、無機基板と高分子フィルム間の接着部位を熱分解、ないし光分解させて剥離する方法、あらかじめ接着強度を弱めておき、高分子フィルムの弾性強度限界値未満の力で高分子フィルムを引きはがす方法、加熱水、加熱蒸気などに晒し、無機基板と高分子フィルム界面の結合強度を弱めて剥離させる方法などを例示することが出来る。
また、剥離する部分に予め別の補強基材を貼りつけて、補強基材ごと剥離する方法も有用である。剥離するフレキシブル電子デバイスが、表示デバイスのバックプレーンである場合、あらかじめ表示デバイスのフロントプレーンを貼りつけて、無機基板上で一体化した後に両者を同時に剥がし、フレキシブルな表示デバイスを得ることも可能である。
本発明においては、目的である電子デバイスを剥離した後の支持基板から残存する高分子フィルムを完全に除去し、簡便な洗浄処理等を行う事により、無機基板の再利用が可能である。従来の、液状塗布によりシランカップリング剤層を形成した場合には、シランカップリング剤の凝集物や、その他の異物の付着により、高分子フィルムを剥離後の無機基板表面に、凹凸やシランカップリング剤層の厚さ斑などが存在し、再利用するためには無機基板表面層を研磨して平面を確保する必要があった。本発明の塗布法によれば、高分子フィルム剥離後の無機基板表面の品位が良く再研磨は不要となる。
本発明でのデバイスとして電子回路用配線のみ、電気抵抗や、コイル、コンデンサーといった受動デバイス、半導体素子などを含む能動デバイス、およびそれらを組み合わせて得られる。電子回路システムがあり、半導体素子としては、太陽電池、薄膜トランジスター、MEMS素子、センサー、論理回路が挙げられる。
以下、フィルム状太陽電池を構成するよう形成される上記積層体の典型例として、光電変換層を一対の電極層で挟んでなる積層構造を説明する。しかし光電変換層を何層か積み重ねた構成なども、PVD、CVDでの作製ならば、本発明の太陽電池といえる。本発明で形成される積層構造は以下に記載される態様に限定されず、従来技術の太陽電池が有する積層体の構成を適宜参照してよく、保護層や公知補助手段を付加してもよいものである。
薄膜シリコン層は、プラズマCVD法、熱CVD法、スパッタリング法、クラスタイオンビーム法、蒸着法などによって得られるシリコン層である。
無定形シリコン層は、実質的に結晶性をもたないシリコンからなる層である。実質的に結晶性をもたないことは、X線を照射しても回折ピークを与えないことによって確かめることができる。無定形シリコン層を得る手段は公知であり、そのような手段には、例えば、プラズマCVD法や熱CVD法などが含まれる。
多結晶シリコン層は、シリコンからなる微小結晶の集合体からなる層である。上述の無定形シリコン層とは、X線の照射により回折ピークを与えることによって区別される。多結晶シリコン層を得る手段は公知であり、そのような手段には、無定形シリコンを熱処理する手段などが含まれる。本発明で用いる光電変換層は、シリコン系半導体層に限られず、例えば、厚膜半導体層であってもよい。厚膜半導体層とは酸化チタン、酸化亜鉛、ヨウ化銅などのペーストから形成される半導体層である。
かくして、本発明の好適な態様例である、透明電極/p型a-Si/i型a-Si/n型a-Si/金属電極/ポリイミドフィルムの順で積層されてなるフィルム状太陽電池が得られる。また、p層をa-Si、n層を多結晶シリコンとして、両者の間に薄いアンド-プa-Si層を挿入した構造にしてもよい。特に、a-Si/多結晶シリコン系のハイブリッド型にすると、太陽光スペクトルに対する感度が改善される。太陽電池の作製においては、上記構成に加えて、反射防止層、表面保護層などを付加せしめてもよい。
よび素子を構成する絶縁膜、電極、保護絶縁膜などが、薄膜を堆積させて作製されているものをいう。通常シリコンウエハのシリコンを半導体層として使用するものとは、区別する。通常薄膜を真空蒸着などのPVD(物理的蒸着)、プラズマCVDなどのCVD(化学的蒸着)といった、真空を利用する手法によって作製する。このため、シリコンウエハのように単結晶ではないものを含む。Siを使っても、微結晶シリコンTFT、高温ポリシリコンTFT、低温ポリシリコンTFT、そして酸化物半導体TFT、有機半導体TFTなどを含む。
1.ポリアミド酸の還元粘度(ηsp/C)
ポリマー濃度が0.2g/dlとなるようにN-メチルー-2-ピロリドン(又は、N,N-ジメチルアセトアミド)に溶解した溶液をウベローデ型の粘度管により30℃で測定した。(ポリアミド酸溶液の調製に使用した溶媒がN,N-ジメチルアセトアミドの場合は、N,N-ジメチルアセトアミドを使用してポリマーを溶解し、測定した。)
2.ポリイミドフィルムなどの厚さ
マイクロメーター(ファインリューフ社製、ミリトロン1245D)を用いて測定した。
3.ポリイミドフィルムの引張弾性率、引張破断強度および引張破断伸度
測定対象のポリイミドフィルムを、流れ方向(MD方向)および幅方向(TD方向)にそれぞれ100mm×10mmの短冊状に切り出したものを試験片とした。引張試験機(島津製作所製、オートグラフ(R) 機種名AG-5000A)を用い、引張速度50mm/分、チャック間距離40mmの条件で、MD方向、TD方向それぞれについて、引張弾性率、引張破断強度及び引張破断伸度を測定した。4.90度剥離強度
JISK6854-1 の90度剥離法に従って、積層体の剥離強度は下記条件で90
度剥離試験を行うことで求めた。またこの測定のために、別途UV照射は行わないサンプルを作製し、剥離測定を行った。このサンプルはガラス□100mmに対してポリイミドフィルムが110mmX2000mmのサイズとして片側にポリイミドフィルムの未接着部分を作ることでここを“つかみしろ”とした。

なお、耐熱剥離強度は、同一条件で作製した積層体をN2を流して窒素雰囲気としたマッ
フル炉に入れ、これを昇温速度10℃/minで440℃に加熱して1時間440℃保持とした。その後は、マッフル炉の扉を開けて大気により自然冷却を行った。熱処理を行った。この冷却後の積層体を室温、大気圧のもとで、剥離強度を上記と同じようにして求めた。
湿熱剥離強度として、PCTチャンバーにて、飽和水蒸気、2気圧、121℃の環境で、96時間置いた積層体を大気中に取り出した後に、室温、大気圧のもとで、剥離強度を上記と同じようにして求めた。
測定対象のポリイミドフィルムを、流れ方向(MD方向)および幅方向(TD方向)において、下記条件にて伸縮率を測定し、30℃~45℃、45℃~60℃、…と15℃の間隔での伸縮率/温度を測定し、この測定を300℃まで行い、全測定値の平均値をCTEとして算出した。

6.無機粒子の平均粒子径
測定対象の無機粒子を後述のように溶媒に分散し、堀場製作所社製のレーザー散乱式粒度分布計LB-500により粒子径分布を求め、重量(体積)平均粒子径とCV値を算出した。
7.カップリング剤層厚さの測定法
カップリング層厚さはSiウエハに作製した膜厚を測定した。
膜厚測定法は、エリプソメトリーにて行い、測定器はPhotal社製FE-5000を使用した。
この測定器のハード仕様は以下の通りである。
反射角度範囲 45から80°、波長範囲 250から800nm、波長分解能1.25nm、スポット径 1mm、tanΨ 測定精度±0.01、cosΔ 測定精度±0.01、方式回転検光子法。測定は偏向子角度 45°、入射 70°固定、検光子は11.25°刻みで0~360°、250~800nmの測定を行った。
非線形最小2乗法によるフィッティングで、膜厚を求めた。このとき、モデルとしては、Air/薄膜/Siのモデルで、
n=C3/λ4+C2/λ2+C1
k=C6/λ4+C5/λ2+C4
の式で波長依存C1~C6を求めた。
8.ポリイミドフィルムの評価:ロール巻取り性
長尺状の多層ポリイミドフィルムを巻取りロ-ル(心棒の外径:15cm)に2m/分の速度で巻取る際に、皺が生じず円滑に巻取りが可能である場合を○、部分的に皺が発生する場合を△、皺が発生したり、ロ-ルに巻きついて円滑に巻取りが出来ない場合を×とした。
9.乾燥窒素
本実施例で、乾燥窒素と記載の時には露点―10℃以下の窒素を使った。また、窒素の純度は99.9%以上であった。
10.高分子フィルム表面粗さ
本実施例表中の高分子フィルム表面粗さは、高分子フィルムにシランカップリング剤塗布後の3次元表面粗さSaを示す。
11.SC層の3次元算術平均粗さ(Sa)は、非接触表面・層断面形状計測システム(菱化システム社製「VertScanR2.0」)を用いて求めた。測定は以下の条件にて行った。

上記条件にて得られた生データについて、補間は実施せずに4次の面補正のみを実施して測定データとした。この測定データ中から以下の式に基づいて計算し求めた。
100mm×100mmの領域をサンプリングし、100倍拡大の測長機能付き顕微鏡にてサンプリング領域を観察し、100倍観察にて確認された異物については、さらに拡大率を400倍として長径長さを測定し、10μm以上のものの個数を数え、観察面積で除して異物密度とした。異物密度の単位は(個/m2)である。
(ポリアミド酸溶液A1~A2の作製)
窒素導入管,温度計,攪拌棒を備えた反応容器内を窒素置換した後、5-アミノ-2-(p-アミノフェニル)ベンゾオキサゾール223質量部、N,N-ジメチルアセトアミド4416質量部を加えて完全に溶解させた後、ピロメリット酸二無水物217質量部、コロイダルシリカをジメチルアセトアミドに分散してなるスノーテックス(DMAC-ST30、日産化学工業製)をシリカが表1記載量になるように加え、25℃の反応温度で24時間攪拌すると、褐色で粘調なポリアミド酸溶液A1~A2が得られた。
(ポリアミド酸溶液B1~B2の作製)
窒素導入管,温度計,攪拌棒を備えた反応容器内を窒素置換した後、テトラカルボン酸二無水物として3,3',4,4'-ビフェニルテトラカルボン酸二無水物398質量部、パラフェニレンジアミン147質量部を4600質量部のN、N-ジメチルアセトアミドに溶解し、コロイダルシリカをジメチルアセトアミドに分散してなるスノーテックス(DMAC-ST30、日産化学工業製)をシリカが表2記載量になるよう加え、25℃の反応温度で24時間攪拌すると、褐色で粘調なポリアミド酸溶液B1~B2が得られた。
ポリアミド酸溶液A1を、ポリエチレンテレフタレート製フィルムA-4100(東洋紡株式会社製)の無滑材面上に、コンマコーターを用いてコーティングし、110℃にて5分間乾燥後、支持体から剥がさずにポリアミド酸フィルムを巻き取った。
得られたポリアミド酸フィルムを製膜機の巻きだし部に取り付け、上記のポリアミド酸溶液A2をポリアミド酸溶液A1の塗布量を表3に示す厚さ比となるように、コンマコーターを用いてポリアミド酸フィルム面にコーティングし、110℃にて20分間乾燥することで、2層構成のポリアミド酸フィルムを得た。2層全体の厚さが熱処理後に表3に示す厚さとなるように、塗布厚さは調整した。
この多層ポリアミド酸フィルムを3つの熱処理ゾーンを有するピンテンターに通し、一段目150℃×2分、2段目220℃×2分、3段目475℃×4分間の熱処理を行い、500mm幅にスリットして、多層ポリイミドフィルムを得た。このとき、熱処理後巻き取る前に剥離可能な非ポリイミド保護フィルムとして、PETフィルムに微粘着層の付いたフィルム(フィルムA)をポリアミド酸溶液A1側にラミネートしてから、巻き取った。得られたポリイミドフィルムをフィルム1とした。このポリイミドフィルムの特性を表3に示す。
ポリアミド酸溶液A1、A2のコーティング厚さを表3に示した値とした以外は全く作製例1と同様にして、フィルム2を得た。その内容を作製例1と同様に表3に示す。
ポリアミド酸溶液B1、B2のコーティング厚さを表3に示した値とした以外は全く作製例1と同様にして、フィルム3を得た。その内容を作製例1と同様に表3に示した。
<塗布例1>
ホットプレートを有する真空チャンバーを用い、以下の条件にて高分子フィルムへのシランカップリング剤塗布を行った。
シランカップリング剤(信越化学工業株式会社製「KBM-903」:3-アミノプロピルトリメトキシシラン)100質量部をシャーレに満たし、ホットプレートの上に静置した。このときホットプレート温度は25℃であった。次いでシランカップリング剤の液面から水平方向に100mm以上離れた箇所に、350mm×490mmの高分子フィルムをSUSの枠に固定して垂直に保持し、真空チャンバーを閉じ、真空引きと窒素導入を数回行い、大気圧にて酸素濃度が0.1%以下となるまで繰り返した、次いで、チャンバー内を3×10-1Paまで減圧し、ホットプレート温度を60℃まで昇温し、10分間保持してシランカップリング剤蒸気への暴露を行い、その後、ホットプレート温度を下げ、同時に真空チャンバー内にクリーンな乾燥窒素ガスを4か所から静かに導入して大気圧まで戻し、枠に固定した高分子フィルムを取り出し、クリーン環境下にて100℃のホットプレートに、SUSの枠ごと載せた。SUS枠の厚みのため、高分子フィルムはホットプレートとは直接は接することはなく、加熱される。約3分間熱処理を行い、高分子フィルムの両面にシランカップリング剤層を形成した高分子フィルムS1を得た。
高分子フィルムをセットする真空チャンバーとシランカップリング剤を揮発させる装置を用い、以下の条件にて高分子フィルムへシランカップリング剤層を形成させた。高分子フィルムは片面に保護フィルムを貼り付けておいた。そしてこの保護フィルムを貼りつけた350mm×490mmの高分子フィルムをSUSの枠に固定して垂直に保持し、真空チャンバー内に設置した。その後、真空チャンバーを閉じ、真空チャンバー内を-0.099MPaまで減圧した。その後に窒素導入と真空引きを数回行い、大気圧にて酸素濃度が0.1%以下となるまで真空引きと窒素導入を繰り返した。真空チャンバー内を真空にひいたのち、次いでシランカップリング剤液温度をコントロールしながら、シランカップリング剤液面にキャリアガスを吹き付ける事でシランカップリング剤蒸気を発生させる装置にシランカップリング剤(信越化学工業株式会社製「KBM-903」:3-アミノプロピルトリメトキシシラン)を入れ、30℃に温調した後に99.9%以上の純度を持つ窒素ガスをフローした。発生したシランカップリング剤を含有した窒素ガスは25℃に温調した配管を通じて真空チャンバー内に概略大気圧となるまで(真空度が-0.009MPaとなるまで)導入し、20分間保持した。その後、真空チャンバー内を再度真空にひいてから、窒素ガスを導入して大気圧まで戻した後、高分子フィルムを真空チャンバーから取り出し、保護フィルムをはがして、100℃のホットプレートで約3分間熱処理を行うことで、高分子フィルムの片面にシランカップリング剤を積層した本発明のシランカップリング剤層積層高分子フィルムS2を得た。この真空チャンバーは室温25℃に温調した室内に設置している。
高分子フィルムをセットする真空チャンバーとシランカップリング剤を揮発させる装置(図2)を用い、以下の条件にて高分子フィルムへシランカップリング剤層を形成させた。高分子フィルムには片面に保護フィルムを貼り付けておいた。そしてこの保護フィルムを貼りつけた350mm×490mmの高分子フィルムをSUSの枠に固定して垂直に保持し、真空チャンバー内に設置。その後に、真空チャンバーを閉じて真空チャンバー内を-0.099MPaまで減圧した。その後に窒素導入と真空引きを数回行い、大気圧にて酸素濃度が0.1%以下となるまで真空引きと窒素導入を繰り返した。真空チャンバー内を真空にひいたのち、次いでシランカップリング剤液温度をコントロールしながら、シランカップリング剤液中に多孔質セラミックでバブル発生しやすくしたガス導入管先がつかるように配置してキャリアガスを液中に吹き付ける事でシランカップリング剤蒸気を発生させる装置にシランカップリング剤(信越化学工業株式会社製「KBM-903」:3-アミノプロピルトリメトキシシラン)を入れ、20℃に温調した後に99.9%以上の純度を持つ窒素ガスをフローした。発生したシランカップリング剤を含有した窒素ガスは25℃に温調した配管を通じて真空チャンバー内に真空度が+0.009MPaとなるまで導入し、排気口を一度あけて閉じて、概略大気圧として、20分間保持した。その後、真空チャンバー内を再度真空にひいてから、窒素ガスを導入して大気圧まで戻した後、高分子フィルムを真空チャンバーから取り出し、保護フィルムをはがして、100℃のホットプレートで約3分間熱処理を行うことで、高分子フィルムの片面にシランカップリング剤を積層した本発明のシランカップリング剤層積層高分子フィルムS3を得た。この真空チャンバーは室温25℃に温調した室内に設置している。

高分子フィルムの貼り付けとは反対側にSUS板を置き+3kV電位とする事以外は塗布例3での操作を行い高分子フィルムの片面にシランカップリング剤を積層した本発明のシランカップリング剤層積層高分子フィルムS5を得た。
<塗布例6>
使用する気体を99.9%以上の純度を持つ窒素ガスから、クリーンドライエアーと変えること以外は塗布例3での操作を行い高分子フィルムの片面にシランカップリング剤を積層した本発明のシランカップリング剤層積層高分子フィルムS6を得た。
<塗布例7>
高分子フィルムが入った真空チャンバーを、大気圧にて酸素濃度が0.1%以下となるまで真空引きと窒素導入を繰り返した後に、別途クリーンドライエアーを25℃60%RHに調整したものをー0.19MPaまで導入してから、発生したシランカップリング剤を含有したクリーンドライエアを25℃に温調した配管を通じて真空チャンバー内に真空度が+0.009MPaとなるまで導入し、排気口を一度あけて閉じて、概略大気圧として、20分間保持した。前記以外は塗布例3での操作を行い高分子フィルムの片面にシランカップリング剤を積層した本発明のシランカップリング剤層積層高分子フィルムS7を得た。
塗布例3での操作を行った後に、高分子フィルムのシランカップリング剤塗布面に、1mm厚のステンレス鋼板製の所定のパターンのマスクを重ね、LANテクニカルサービス社製のUV/オゾン照射装置を用いて、120秒間のUV/オゾン照射を行い、高分子フィルムの片面にシランカップリング剤を積層した本発明のシランカップリング剤層積層高分子フィルムS8を得た。
<塗布例9>
塗布例1での操作を行った後に、高分子フィルムの片面に、1mm厚のステンレス鋼板製の所定のパターンのマスクを重ね、LANテクニカルサービス社製のUV/オゾン照射装置を用いて、120秒間のUV/オゾン照射を行い、高分子フィルムの両面にシランカップリング剤を積層した本発明のシランカップリング剤層積層高分子フィルムS9を得た。
<塗布例10>
グローブボックス内を乾燥窒素置換した後、乾燥窒素を少量流しながら、シランカップリング剤(信越化学工業株式会社製「KBM-903」:3-アミノプロピルトリメトキシシラン)0.5質量部、イソプロピルアルコール99.5質量部を清浄なガラス容器内にて攪拌混合しシランカップリング剤溶液とした。一方370mm×470mm×0.7mmtの液晶用ガラス板をジャパンクリエイト社製スピンコーターにセットし、まずイソプロピルアルコール50mlをガラス中央に滴下し、500rpmにて振り切ることにより洗浄を行い、次いで、先に準備したシランカップリング剤溶液約30mlをガラス板中央に滴下し、500mlにて10秒、次いで回転数を1500rpmまで上げて20秒間回転させ、シランカップリング剤溶液を振り切った。次いで停止させたスピンコーターからガラス板を取り出し、クリーン環境下にて100℃のホットプレートに、シランカップリング剤塗布面を上にして乗せ、約3分間熱処理を行い、高分子フィルムの片面にシランカップリング剤層を形成した高分子フィルムS10を得た。
<塗布例11>
シランカップリング剤を含有した窒素ガスを真空チャンバー内に導入している時間を60分とした以外は塗布例2での操作を行い、高分子フィルムの片面にシランカップリング剤を積層した本発明のシランカップリング剤層積層高分子フィルムS11を得た。
シランカップリング剤を乗せたホットプレートの温度を60℃としている時間を60分とした以外は塗布例1での操作を行い、高分子フィルムの両面にシランカップリング剤を積層した本発明のシランカップリング剤層積層高分子フィルムS12を得た。
<塗布例13>
シランカップリング剤を含有した窒素ガスを真空チャンバー内に導入している時間を60分とした以外は塗布例4での操作を行い、高分子フィルムの片面にシランカップリング剤を積層した本発明のシランカップリング剤層積層高分子フィルムS13を得た。
<塗布例14>
シランカップリング剤を含有した窒素ガスを真空チャンバー内に導入している時間を60分とした以外は塗布例3での操作を行い、高分子フィルムの片面にシランカップリング剤を積層した本発明のシランカップリング剤層積層高分子フィルムS14を得た。
高分子フィルムの貼り付けとは反対側に水冷パイプを溶接したCu板を置き、高分子フィルムを5℃に冷却したことと、使用する気体を99.9%以上の純度を持つ窒素ガスから、クリーンドライエアーと変えること以外と、シランカップリング剤を含有したクリーンドライエアーを真空チャンバー内に導入している時間を60分とした以外は塗布例3での操作を行い、高分子フィルムの片面にシランカップリング剤を積層した本発明のシランカップリング剤層積層高分子フィルムS15を得た。
<塗布例16>
塗布例10にて得られた高分子フィルムS1に、1mm厚のステンレス鋼板製の所定のマスクを重ね、LANテクニカルサービス社製のUV/オゾン照射装置を用いて、120秒間のUV/オゾン照射を行い、パターン化高分子フィルムSP1を得た。得られた高分子フィルムを表3に示す。
得られたシランカップリング剤層付きの高分子フィルムのシランカップリング剤層側と、370mm×470mm×0.7mmtの無アルカリガラス(日本電気硝子製OA-10G) を、精密枚葉貼合機(クライムプロダクツ社製SE650nH)を用い、ロール圧力8kgf/cm2、ロール速度5mm/秒にてSiウェハの外周から10mm内側に高分子フィルムを仮ラミネートした。仮ラミネート後のフィルムは自重では剥がれないが、フィルム端部を引っ掻くと簡単に剥がれる程度の接着性であった。その後、得られた仮ラミネート基板をクリーンオーブンに入れ、200℃にて30分間加熱した後、室温まで放冷して積層体を得た。それぞれ、高分子フィルムおよびそれへの塗布例は表のものを使い、積層例1から12を得た。
(積層例13から14)
得られたシランカップリング剤層付きの高分子フィルムのシランカップリング剤層側と、φ200mmのSiウェハ(厚さ0.7mm)を、精密枚葉貼合機(クライムプロダクツ社製SE650nH)を用い、ロール圧力8kgf/cm2、ロール速度5mm/秒にて
ガラスの外周から10mm内側にフィルムを仮ラミネートした。このとき高分子フィルムはφ180mmにトムソン型にて打ち抜いたものを使った。仮ラミネート後のフィルムは自重では剥がれないが、フィルム端部を引っ掻くと簡単に剥がれる程度の接着性であった。その後、得られた仮ラミネート基板をクリーンオーブンに入れ、200℃にて30分間加熱した後、室温まで放冷して積層体を得た。それぞれ、高分子フィルムおよびそれへの塗布例は表のものを使い、積層例1から12を得た。なお、支持体としてガラスの代わりにシリコンウエハを使用する以外は同じ積層例をこの積層例13,14以外も各塗布例高分子フィルムについて実施したが、結果はガラスの場合とほぼ同一であった。
得られたシランカップリング剤層付きの高分子フィルムのシランカップリング剤層側と、□200mmのSUS板(厚さ1mm)を、精密枚葉貼合機(クライムプロダクツ社製SE650nH)を用い、ロール圧力8kgf/cm2、ロール速度5mm/秒にてガラスの外周から10mm内側にフィルムを仮ラミネートした。このとき高分子フィルムは□180mmにカッターにて切抜いたものを使った。仮ラミネート後のフィルムは自重では剥がれないが、フィルム端部を引っ掻くと簡単に剥がれる程度の接着性であった。その後、得られた仮ラミネート基板をクリーンオーブンに入れ、200℃にて30分間加熱した後、室温まで放冷して積層体を得た。それぞれ、高分子フィルムおよびそれへの塗布例は表のものを使い、積層例1から12を得た。なお、支持体としてガラスの代わりにSUS板を使用する以外は同じ積層例をこの積層例15,16以外も各塗布例高分子フィルムについて実施したが、結果はガラスの場合とほぼ同一であった。
また、フィルム処理比較例1から5のフィルムでも積層例1と同様に積層体作製を試みた。 表5に結果を示す。
フィルムNo.1~4を使用して、このフィルムの滑材を含有していない側(A2層面あるいはB2層面)に真空プラズマ処理を用いて活性化処理を行い、活性化処理フィルムを得た。真空プラズマ処理は平行平板型の電極を使ったRIEモードRFプラズマによる処理で、真空チャンバー内にN2ガスおよびArガスを流量は20SCCM:10SCCMとなるようにそれぞれをマスフローコントローラーで流量制御して導入した。なお、N2ガス導入配管途中のマスフローコントローラーより上流側に外気とは遮断してホルマリン槽を設置して、ホルマリン液面をN2ガスが接触する形とすることでホルムアルデヒド蒸気を共に導入した。 13.56MHzの高周波電力を導入することで処理時間は2分行なった。
フィルムの活性化処理例にて得られた、対応する得られた活性化処理フィルムを用いた以外は、実施例1~20、比較例1~7と同様に操作を行った。結果を表6.に示す。
積層例で得られた各積層体を、開口部を有するステンレス製の枠を被せてスパッタリング装置内の基板ホルダーに固定した。基板ホルダーと、支持体面は密着するように固定する。このため、基板ホルダー内に冷媒を流すことによってフィルムの温度を設定できる。基板温度を2℃に設定した。次いでフィルム表面のプラズマ処理を行った。プラズマ処理条件はアルゴンガス中で、周波数13.56MHz、出力200W、ガス圧1×10-3Torrの条件であり、処理時の温度は2℃、処理時間は2分間であった。次いで、周波数13.56MHz、出力450W、ガス圧3×10-3Torrの条件、ニッケル-クロム(クロム10質量%)合金のターゲットを用い、アルゴン雰囲気下にてDCマグネトロンスパッタリング法により、1nm/秒のレートで厚さ11nmのニッケル-クロム合金被膜(下地層)を形成し、次いで、基板の温度を2℃に設定するよう、基板のスパッタ面の裏面を3℃に温度コントロールした冷媒を中に流した、基板ホルダーのSUSプレートと接する状態でスパッタリングを行った。10nm/秒のレートで銅を蒸着し、厚さ0.22μmの銅薄膜を形成させた。各フィルムからの下地金属薄膜形成フィルムを得た。銅およびNiCr層の厚さは蛍光X線法によって確認した。
その後、各フィルムからの下地金属薄膜形成フィルム付きの積層板をCu製の枠に固定し、硫酸銅めっき浴をもちいて、厚付銅層を形成した。電解めっき条件は電解めっき液(硫酸銅80g/l、硫酸210g/l、HCl、光沢剤少量)に浸漬、電気を1.5Adm2流した。これにより厚さ4μmの厚付け銅メッキ層(厚付け層)を形成し引き続き120℃で10分間熱処理乾燥し、金属化ポリイミドフィルム・ガラス積層体を得た。
得られた各金属化ポリイミドフィルム・ガラス積層体を使用し、フォトレジスト:FR-200、シプレー社製を塗布・乾燥後にガラスフォトマスクで密着露光し、さらに1.2質量%KOH水溶液にて現像した。次に、HClと過酸化水素を含む塩化第二銅のエッチングラインで、40℃、2kgf/cm2のスプレー圧でエッチングし、ライン/スペース=20μm/20μmのライン列をテストパターンとして形成後、0.5μm厚に無電解スズメッキを行った。その後、125℃、1時間のアニール処理を行った。光学顕微鏡で、テストパターンの だれ、パターン残り、パターン剥がれなどを観察した。
比較例1~14のフィルム/無機基板積層体はいずれも、フィルム剥がれがおきて、いずれも良好なテストパターンが得られなかった。
有機極性溶媒としてのN,N-ジメチルアセトアミド、ジアミン化合物として1,3-ビス(3-アミノフェノキシ)ベンゼンと3,3’-ジヒドロキシ-4,4’-ジアミノビフェニルとをモル比で9:1、エステルテトラカルボン酸として3,3’,4,4’-エチレングリコールベンゾエートテトラカルボン酸二無水物を使用してポリアミド酸重合体の溶液を得た。このポリアミド酸重合体溶液を減圧加熱し、熱可塑性ポリイミドを得た。この熱可塑性ポリイミドを8g、熱硬化性樹脂(エポキシ樹脂)としてのエピコート1032H60を10g、硬化剤としての4,4’-ジアミノジフェニルエーテル3.0gを、有機溶媒としてのジオキソラン91.0gに添加し、攪拌して溶解させた。これにより、接着剤溶液(A)を得た。得られた接着剤溶液を、実施例21にて使用したフィルム活性化後にシランカップリング剤塗布を行ったフィルムの塗布面にアプリケーターを用いてコーティングし、60℃で20分間乾燥し厚さ7.5μmの接着剤層を形成した。なお、フィルム端約40mmは接着剤を塗布せずに、剥離試験の際のつかみ代とした。このフィルム2枚を接着剤層側を合わせて重ね、真空プレス機により120℃30分間加熱して接着性評価サンプルを得た。得られたサンプルのフィルム間の90度剥離強度は12.4N/cmであった。また剥離面は接着剤層の内層破壊であった。
フィルム作製例1で得られたフィルムをそのまま使用した以外は、実施例41と同様に接着剤の塗布を行い接着性評価サンプルを得た。得られたサンプルのフィルム間の90度剥離強度は2.7N/cmであった。また剥離面は接着剤層とポリイミドフィルムとの界面であった。
ポリエステル・ポリウレタン樹脂UR-8200(東洋紡株式会社製)の30重量%溶液100質量部に東都化成(株)製クレゾールノボラック型エポキシ樹脂YDCN703を15重量部加え、十分に混合し接着剤溶液(B)とした。ここに溶媒はMEK/トルエン/シクロヘキサノンの6/3/1(質量比)混合溶媒である。
得られた溶液を実施例40にて使用したフィルム活性化後にシランカップリング剤塗布を行ったフィルムの塗布面にアプリケーターを用いてコーティングし、100℃で60分間乾燥し厚さ10μmの接着剤層を形成した。なお、フィルム端約40mmは接着剤を塗布せずに、剥離試験の際のつかみ代とした。このフィルム2枚を接着剤層側を合わせて重ね、真空プレス機により120℃30分間加熱して接着性評価サンプルを得た。得られたサンプルのフィルム間の90度剥離強度は15.3N/cmであった。また剥離面は接着剤層の内層破壊であった。
フィルム4、すなわち100μm厚のポリエチレンテレフタレートフィルムA4100(東洋紡株式会社製)をそのまま使用した以外は、実施例41と同様に接着剤溶液(B)の塗布を行い接着性評価サンプルを得た。得られたサンプルのフィルム間の90度剥離強度は3.2N/cmであった。また剥離面は接着剤層とポリイミドフィルムとの界面であった。
温度計、攪拌機、還流式冷却管および蒸留管を具備した反応容器に、トルエン100重量部、ニトリルブタジエンゴムNIPOL1001(日本ゼオン(株)製、ニトリル含有率40.5重量%)を38重量部、同じくNIPOL1312(日本ゼオン(株)製、ニトリル含有率31~36%)4重量部を仕込み溶解後、フェノールノボラック型エポキシ樹脂BREN(R)S(日本化薬(株)製)58重量部、意味だぞーる化合物キュアゾール2E4MZ-CN(四国化成(株)製)0.6重量部を加え、十分に混合し接着剤溶液(C)とした。
得られた溶液を実施例20にて使用したフィルム活性化後にシランカップリング剤塗布を行ったフィルムの塗布面にアプリケーターを用いてコーティングし、120℃で30分間乾燥し厚さ10μmの接着剤層を形成した。なお、フィルム端約40mmは接着剤を塗布せずに、剥離試験の際のつかみ代とした。このフィルムの接着剤塗布面にジャパンエナジー製圧延銅箔、BHY-22-T(18μm)の接着処理面とを合わせ、シリコンゴムローラ式のラミネータにてロール温度120℃、送り速度60cm/分にてラミネートし、巻き取り後、真空乾燥器内にて150℃5時間処理して接着剤を硬化させ、フレキシブル銅張り積層フィルムを得た。得られたフレキシブル銅張り積層フィルムの銅箔/フィルム間の90度剥離強度は14.5N/cmであった。また剥離面は接着剤層の内層破壊であった。
フィルム作製例1で得られたフィルムをそのまま使用した以外は、実施例43と同様に接着剤の塗布を行い接着性評価サンプルを得た。得られたサンプルのフィルム間の90度剥離強度は3.5N/cmであった。また剥離面は接着剤層とポリイミドフィルムとの界面であった。
実施例43において、フィルム活性化処理、シランカップリング剤塗布を両面に行い、接着剤塗布、銅箔との貼り合わせも同様に両面に行い、両面フレキシブル銅張り積層フィルムを得た。ついで、得られた銅張り積層フィルムを、以下は通常の両面スルーホール回路の加工プロセスに従い、穴開け、無電解銅メッキ、電気銅メッキによる厚付けを経て、両面にドライフィルムレジストを貼り合わせ、露光、炭酸ナトリウム水溶液による現像、塩化第二鉄水溶液によるエッチング、水酸化ナトリウム溶液によるレジスト剥離、洗浄、厚さ1.5μmの錫めっきを行い、両面スルーホール回路基板を得た。加工プロセス中に、銅箔の剥離などのトラブルは無く良好なプロセス適合性が確認された。
本発明のポリイミドフィルムを高分子フィルムとして使用した積層体は、薄く、フレキシブルなポリイミドフィルム上のデバイス構造体などの製造過程に有効に使用でき、さらに必要に応じてこの支持体を剥がすこともスムースにでき、薄く絶縁性、耐熱性、寸法安定性に優れた高分子フィルム上に、精度よく回路やデバイス形成ができ、それ故に、センサー、表示デバイス、プローブ、集積回路、およびこれらの複合デバイス、アモルファスSi薄膜太陽電池、SeやCIGS系化合物半導体薄膜太陽電池基板およびこれらを使った太陽電池などに有効である。
これらの積層体を使用しての金属化、その後のパターン作製においても良好なパターンを得ることが出来、デバイス作製などの行程に耐え得る積層体にもなる。特に積層体の耐熱性が高いものも作れることから、作製できるデバイスの範囲が広く、これらの極小薄のセンサー表示デバイス、プローブ、集積回路、およびこれらの複合デバイス、アモルファスSi薄膜太陽電池、SeやCIGS系化合物半導体薄膜太陽電池基板およびこれらを使った太陽電池などなどのデバイス構造体の製造にとってきわめて有意義である。
さらに加えて、本発明の高分子フィルムは接着剤との接着性も良好であるため従来の既存プロセスとも高い適合性を有する。よって、産業界への寄与は非常に大きい。

Claims (17)
- シランカップリング剤層を少なくとも片側の面に形成させたシランカップリング剤層積層高分子フィルムであって、該シランカップリング剤層の3次元表面粗さ(Sa)が5.0nm以下であることを特徴とするシランカップリング剤層積層高分子フィルム。
- 長径10μm以上の珪素を含む異物の個数が前記シランカップリング剤層において、2000個/m2以下である事を特徴とする、請求項1に記載のシランカップリング剤層積層高分子フィルム。
- 前記シランカップリング剤層が所定のパターンを形成している事を特徴とする、請求項1~2のいずれかに記載のシランカップリング剤層積層高分子フィルム。
- 前記高分子フィルムが面積1000cm2以上の高分子フィルムであることを特徴とする、請求項1~3のいずれかに記載のシランカップリング剤層積層高分子フィルム。
- 前記高分子フィルムが、ポリイミドフィルムであることを特徴とする、請求項1~4のいずれかに記載のシランカップリング剤層積層高分子フィルム。
- 気化させたシランカップリング剤に高分子フィルムを暴露させることにより、シランカップリング剤層を形成する工程を含み、該工程において真空を使わないことを特徴とする、請求項1~5のいずれかに記載のシランカップリング剤層積層高分子フィルムの製造方法。
- バブリング方式により気化させたシランカップリング剤に高分子フィルムを暴露させることにより、シランカップリング剤層を形成する工程を含むことを特徴とする、請求項6に記載のシランカップリング剤層積層高分子フィルムの製造方法。
- シランカップリング剤を気化させる際に、露点0℃以下の乾燥気体をキャリアガスとして使用することを特徴とする、請求項7に記載のシランカップリング剤層積層高分子フィルムの製造方法。
- 気化させたシランカップリング剤に高分子フィルムを暴露させる際に、露点5℃以上の気体を共存させる事を特徴とする、請求項6~8のいずれかに記載のシランカップリング剤層積層高分子フィルムの製造方法。
- 気化させたシランカップリング剤に高分子フィルムを暴露させる際に、該高分子フィルムに電界を加える事を特徴とする、請求項6~8のいずれかに記載のシランカップリング剤層積層高分子フィルムの製造方法。
- シランカップリング剤層を形成する際に、高分子フィルムの一部をマスキングすることによって、パターンを形成することを特徴とする請求項3~5のいずれかに記載のシランカップリング剤層積層高分子フィルムの製造方法。
- シランカップリング剤層の形成後に、シランカップリング剤層の一部に活性エネルギー線を照射する事により、所定のパターンを形成することを特徴とする、請求項3~5のいずれかに記載のシランカップリング剤層積層高分子フィルムの製造方法。
- 少なくとも1枚以上の無機基板と少なくとも一枚以上の請求項1~5のいずれかに記載のシランカップリング剤層積層高分子フィルムとが接合された積層体であって、該無機基板と該高分子フィルムの剥離強度が0.3N/cm以上、15N/cm以下である事を特徴とする積層体。
- 少なくとも1枚以上の無機基板と、少なくとも1枚以上の請求項1~5に記載のシランカップリング剤層積層高分子フィルムとが接合された積層体であって、該無機基板と該高分子フィルムとの間の剥離強度が異なる良好接着部分と易剥離部分とを有しており、該良好接着部分の剥離強度が0.3N/cm以上、15N/cm以下、易剥離部分の剥離強度が0.3N/cm未満かつ良好接着部より0.1N/cm以上弱い剥離強度である事を特徴とする積層体。
- 下記(1)~(3)の工程を有することを特徴とする、積層体の製造方法。
(1) 気化したシランカップリング剤に高分子フィルムを暴露させることにより、高分子フィルム上に、シランカップリング剤層を形成する工程
(2)該シランカップリング剤層に、活性エネルギー線照射処理を行った高分子フィルムを無機基板に重ねる工程
(3)加圧することにより両者を接着する工程 - 請求項13に記載の積層体を用い、該積層体の高分子フィルム上に電子デバイスを形成し、次いで、該高分子フィルムを該電子デバイスごと高分子フィルムから剥離する事を特徴とするフレキシブル電子デバイスの製造方法。
- 請求項14に記載の積層体を用い、該積層体の高分子フィルムの、前記易剥離部分に相当する部分の上に電子デバイスを形成し、次いで、該積層体の該易剥離部分の外周に沿って、該高分子フィルムに切り込みを入れ、該高分子フィルムを電子デバイスごと高分子フィルムから剥離する事を特徴とするフレキシブル電子デバイスの製造方法。
