 近年、スマートフォンやタブレットPC等の持ち運び可能なデバイスで用いられる表示装置に対して、高精細であること、例えば画素密度が300ppi以上であることが求められている。また、持ち運び可能なデバイスにおいても、フルハイビジョンに対応することへの需要が高まっており、この場合、表示装置の画素密度が例えば450ppi以上であることが求められる。
 応答性の良さや消費電力の低さのため、有機EL表示装置が注目されている。有機EL表示装置の画素を形成する方法として、所望のパターンで配列された貫通孔を含む蒸着マスクを用い、所望のパターンで画素を形成する方法が知られている。具体的には、はじめに、有機EL表示装置用の基板に対して蒸着マスクを密着させ、次に、密着させた蒸着マスクおよび基板を共に蒸着装置に投入し、有機材料などの蒸着を行う。蒸着マスクは一般に、フォトリソグラフィー技術を用いたエッチングによって金属板に貫通孔を形成することにより、製造され得る(例えば、特許文献1)。例えば、はじめに、金属板上にレジスト膜を形成し、次に、レジスト膜に露光マスクを密着させた状態でレジスト膜を露光してレジストパターンを形成し、その後、金属板のうちレジストパターンによって覆われていない領域をエッチングすることにより、貫通孔が形成される。

 蒸着マスクを用いて蒸着材料を基板上に成膜する場合、基板だけでなく蒸着マスクにも蒸着材料が付着する。例えば、蒸着材料の中には、蒸着マスクの法線方向に対して大きく傾斜した方向に沿って基板に向かうものも存在するが、そのような蒸着材料は、基板に到達するよりも前に蒸着マスクの貫通孔の壁面に到達して付着する。この場合、基板のうち蒸着マスクの貫通孔の壁面の近傍に位置する領域には蒸着材料が付着しにくくなり、この結果、付着する蒸着材料の厚みが他の部分に比べて小さくなってしまったり、蒸着材料が付着していない部分が生じてしまったりすることが考えられる。すなわち、蒸着マスクの貫通孔の壁面の近傍における蒸着が不安定になってしまうことが考えられる。従って、有機EL表示装置の画素を形成するために蒸着マスクが用いられる場合、画素の寸法精度や位置精度が低下してしまい、この結果、有機EL表示装置の発光効率が低下してしまうことになる。
 このような課題を解決するため、蒸着マスクを製造するために用いられる金属板の厚みを小さくすることが考えられる。なぜなら、金属板の厚みを小さくすることによって、蒸着マスクの貫通孔の壁面の高さを小さくすることができ、このことにより、蒸着材料のうち貫通孔の壁面に付着するものの比率を低くすることができるからである。しかしながら、厚みの小さな金属板を得るためには、母材を圧延して金属板を製造する際の圧延率を大きくする必要がある。ここで圧延率とは、(母材の厚み-金属板の厚み)/(母材の厚み)によって算出される値のことである。圧延後にアニールなどの熱処理を施した場合であっても、通常、圧延率が大きいほど、圧延に基づく変形の不均一さの程度が大きくなる。例えば、幅方向(母材の搬送方向に直交する方向)の位置に応じて金属板の伸び率が異なり、この結果、金属板に波打ち形状が現れることが知られている。具体的には、耳伸びと呼ばれる、幅方向の端部における波打ち形状や、中伸びと呼ばれる、幅方向の中央部における波打ち形状が挙げられる。このような波打ち形状が現れると、ロールトゥロールで金属板を搬送する際、金属板に加えられる引っ張り応力が幅方向で不均一になり、この結果、搬送不良が生じやすくなってしまうことが考えられる。搬送不良が生じると、金属板から蒸着マスクを製造する工程の効率が低下してしまうことや、蒸着マスクの歩留りが低下してしまうことになる。このような課題は、従来技術、例えば上述の特許文献1においては認識されていないものである。
 ところで、板材に生じる上述の波打ち形状の程度を表す指標として、急峻度が知られている。急峻度とは、板材の波打ち形状の周期に対する、波打ち形状の高さの百分率のことである。例えば特開平7-227620号公報においては、ハーフエッチングした場合の反りを抑制するため、圧延材の急峻度を1%以下にすることが提案されている。また特開平11-57812号公報においては、板材の平坦度を表す指標として急峻度を採用し、急峻度が1.5%を超えた場合に、伸び率1.0%以内でレベラー通板を施すことが提案されている。また特開2003-286527号公報においては、リードフレーム材料として十分な平坦な形状を有する銅または銅合金を、急峻度0.5%という指標に基づいて選別することが提案されている。しかしながら、これらの文献には、急峻度を板材の幅方向の各位置で評価するという思想は開示されていない。このため、これらの文献において提案されている、急峻度に関するアプローチによっては、板材の搬送中に生じる搬送不良を十分に抑制することができないと考えられる。なお、これらの文献は、蒸着マスクなどのマスクに関するものではなく、また、蒸着マスクを構成する材料として一般に用いられるインバー材に関するものでもない。
 本発明は、このような課題を考慮してなされたものであり、蒸着マスクなどのマスクを製造するために用いられる金属板であって、安定に搬送され得る金属板を提供することを目的とする。また本発明は、金属板の製造方法およびマスクの製造方法を提供することを目的とする。
 本発明は、複数の貫通孔を形成してマスクを製造するために用いられる金属板の製造方法であって、
 前記マスクの前記貫通孔は、搬送されている長尺状の前記金属板をエッチングすることによって形成されるものであり、
 前記金属板の製造方法は、
 母材を圧延して前記金属板を得る圧延工程と、
 前記金属板の幅方向における一端および他端を所定範囲にわたって切り落とす切断工程と、を備え、
 前記切断工程後の前記金属板は、その長手方向における長さがその幅方向の位置に応じて異なることに起因する波打ち形状を少なくとも部分的に有しており、
 前記切断工程後の前記金属板の前記波打ち形状の前記長手方向における周期に対する、前記波打ち形状の高さの百分率を急峻度と称する場合、以下の条件(1)~(3)が満たされており、
 (1)前記切断工程後の前記金属板の幅方向の中央部分における急峻度の最大値が、0.4%以下であること;
 (2)前記中央部分における急峻度の最大値が、前記切断工程後の前記金属板の幅方向の一端側部分における急峻度の最大値以下であり、かつ、前記切断工程後の前記金属板の幅方向の他端側部分における急峻度の最大値以下であること;および、
 (3)前記一端側部分における急峻度の最大値と、前記他端側部分における急峻度の最大値と、の差が0.4%以下であること;
 前記一端側部分、前記中央部分および前記他端側部分はそれぞれ、前記切断工程後の前記金属板の幅の30%、40%および30%を占める部分である、金属板の製造方法である。
 本発明による金属板の製造方法において、前記金属板から製造される前記マスクは、所望のパターンで蒸着を行うために用いられる蒸着マスクであってもよい。
 本発明による金属板の製造方法において、前記切断工程において切断される前記金属板の一端側の範囲および他端側の範囲は、前記切断工程の前に実施される、前記金属板の前記波打ち形状の観察工程の結果に基づいて決定されてもよい。
 本発明による金属板の製造方法は、前記圧延工程によって得られた前記金属板をアニールして、前記金属板の内部応力を除去するアニール工程をさらに備えていてもよい。この場合、前記アニール工程は、前記圧延された母材を長手方向に引っ張りながら実施されてもよい。
 本発明による金属板の製造方法において、前記母材が、インバー材から構成されていてもよい。
 本発明は、複数の貫通孔を形成してマスクを製造するために用いられる金属板であって、
 前記マスクの前記貫通孔は、搬送されている長尺状の前記金属板をエッチングすることによって形成されるものであり、

 本発明は、複数の貫通孔が形成されたマスクを製造する方法であって、
 その長手方向における長さがその幅方向の位置に応じて異なることに起因する波打ち形状を少なくとも部分的に有する金属板を準備する工程と、
 前記金属板上にレジストパターンを形成するレジストパターン形成工程と、
 前記金属板のうち前記レジストパターンによって覆われていない領域をエッチングし、前記金属板に、前記貫通孔を画成するようになる凹部を形成するエッチング工程と、を備え、
 前記金属板の前記波打ち形状の前記長手方向における周期に対する、前記波打ち形状の高さの百分率を急峻度と称する場合、以下の条件(1)~(3)が満たされており、
 (1)前記金属板の幅方向の中央部分における急峻度の最大値が、0.4%以下であること;
 (2)前記中央部分における急峻度の最大値が、前記金属板の幅方向の一端側部分における急峻度の最大値以下であり、かつ、前記金属板の幅方向の他端側部分における急峻度の最大値以下であること;および、

 本発明によるマスクの製造方法において、前記マスクは、所望のパターンで蒸着を行うために用いられる蒸着マスクであってもよい。この場合、前記蒸着マスクは、複数の貫通孔が形成された有効領域と、前記有効領域の周囲に位置する周囲領域と、を備えていてもよい。また、前記エッチング工程は、前記金属板のうち前記レジストパターンによって覆われていない領域をエッチングし、前記有効領域をなすようになる前記金属板の領域内に、前記貫通孔を画成するようになる凹部を形成するものであってもよい。
 本発明によるマスクの製造方法において、前記レジストパターン形成工程は、
 前記金属板上にレジスト膜を形成する工程と、前記レジスト膜に露光マスクを真空密着させる工程と、前記露光マスクを介して前記レジスト膜を所定のパターンで露光する工程と、を有していてもよい。
 本発明によるマスクの製造方法において、前記金属板が、インバー材から構成されていてもよい。
 本発明によれば、マスクの製造工程において安定に搬送され得る金属板を選別することができる。

 以下、図面を参照して本発明の一実施の形態について説明する。なお、本件明細書に添付する図面においては、図示と理解のしやすさの便宜上、適宜縮尺および縦横の寸法比等を、実物のそれらから変更し誇張してある。
 図1~図20は、本発明による一実施の形態を説明するための図である。以下の実施の形態およびその変形例では、有機EL表示装置を製造する際に有機材料を所望のパターンで基板上にパターニングするために用いられる蒸着マスクの製造方法を例にあげて説明する。ただし、このような適用に限定されることなく、種々の用途に用いられる蒸着マスクの製造方法に対し、本発明を適用することができる。
 なお、本明細書において、「板」、「シート」、「フィルム」の用語は、呼称の違いのみに基づいて、互いから区別されるものではない。例えば、「板」はシートやフィルムと呼ばれ得るような部材も含む概念であり、したがって、例えば「金属板」は、「金属シート」や「金属フィルム」と呼ばれる部材と呼称の違いのみにおいて区別され得ない。
 また、「板面(シート面、フィルム面)」とは、対象となる板状(シート状、フィルム状)の部材を全体的かつ大局的に見た場合において対象となる板状部材(シート状部材、フィルム状部材)の平面方向と一致する面のことを指す。また、板状(シート状、フィルム状)の部材に対して用いる法線方向とは、当該部材の板面(シート面、フィルム面)に対する法線方向のことを指す。
 さらに、本明細書において用いる、形状や幾何学的条件および物理的特性並びにそれらの程度を特定する、例えば、「平行」、「直交」、「同一」、「同等」等の用語や長さや角度並びに物理的特性の値等については、厳密な意味に縛られることなく、同様の機能を期待し得る程度の範囲を含めて解釈することとする。
 (蒸着マスク装置)
 まず、製造方法対象となる蒸着マスクを含む蒸着マスク装置の一例について、主に図1~図6を参照して説明する。ここで、図1は、蒸着マスクを含む蒸着マスク装置の一例を示す平面図であり、図2は、図1に示す蒸着マスク装置の使用方法を説明するための図である。図3は、蒸着マスクを第1面の側から示す平面図であり、図4~図6は、図3の各位置における断面図である。
 図1及び図2に示された蒸着マスク装置10は、略矩形状の金属板21からなる複数の蒸着マスク20と、複数の蒸着マスク20の周縁部に取り付けられたフレーム15と、を備えている。各蒸着マスク20には、互いに対向する第1面21aおよび第2面21bを有する金属板21を少なくとも第1面21aからエッチングすることにより形成された貫通孔25が、多数設けられている。この蒸着マスク装置10は、図2に示すように、蒸着マスク20が蒸着対象物である基板、例えばガラス基板92の下面に対面するようにして蒸着装置90内に支持され、基板への蒸着材料の蒸着に使用される。
 蒸着装置90内では、不図示の磁石からの磁力によって、蒸着マスク20とガラス基板92とが密着するようになる。蒸着装置90内には、蒸着マスク装置10の下方に、蒸着材料(一例として、有機発光材料)98を収容するるつぼ94と、るつぼ94を加熱するヒータ96とが配置されている。るつぼ94内の蒸着材料98は、ヒータ96からの加熱により、気化または昇華してガラス基板92の表面に付着するようになる。上述したように、蒸着マスク20には多数の貫通孔25が形成されており、蒸着材料98はこの貫通孔25を介してガラス基板92に付着する。この結果、蒸着マスク20の貫通孔25の位置に対応した所望のパターンで、蒸着材料98がガラス基板92の表面に成膜される。
 上述したように、本実施の形態では、貫通孔25が各有効領域22において所定のパターンで配置されている。なお、カラー表示を行いたい場合には、貫通孔25の配列方向(前述の一方向)に沿って蒸着マスク20(蒸着マスク装置10)とガラス基板92とを少しずつ相対移動させ、赤色用の有機発光材料、緑色用の有機発光材料および青色用の有機発光材料を順に蒸着させていってもよい。
 なお、蒸着マスク装置10のフレーム15は、矩形状の蒸着マスク20の周縁部に取り付けられている。フレーム15は、蒸着マスク20が撓んでしまうことがないように蒸着マスクを張った状態に保持する。蒸着マスク20とフレーム15とは、例えばスポット溶接により互いに対して固定されている。
 蒸着処理は、高温雰囲気となる蒸着装置90の内部で実施される。従って、蒸着処理の間、蒸着装置90の内部に保持される蒸着マスク20、フレーム15および基板92も加熱される。この際、蒸着マスク、フレーム15および基板92は、各々の熱膨張係数に基づいた寸法変化の挙動を示すことになる。この場合、蒸着マスク20やフレーム15と基板92の熱膨張係数が大きく異なっていると、それらの寸法変化の差異に起因した位置ずれが生じ、この結果、基板92上に付着する蒸着材料の寸法精度や位置精度が低下してしまう。このような課題を解決するため、蒸着マスク20およびフレーム15の熱膨張係数が、基板92の熱膨張係数と同等の値であることが好ましい。例えば、基板92としてガラス基板92が用いられる場合、蒸着マスク20およびフレーム15の材料として、鉄に所定量のニッケルを、例えば36質量%のニッケルを加えた鉄合金であるインバー材を用いることができる。
 (蒸着マスク)
 次に、蒸着マスク20について詳細に説明する。図1に示すように、本実施の形態において、蒸着マスク20は、金属板21からなり、平面視において略四角形形状、さらに正確には平面視において略矩形状の輪郭を有している。蒸着マスク20の金属板21は、規則的な配列で貫通孔25が形成された有効領域22と、有効領域22を取り囲む周囲領域23と、を含んでいる。周囲領域23は、有効領域22を支持するための領域であり、基板へ蒸着されることを意図された蒸着材料が通過する領域ではない。例えば、有機EL表示装置用の有機発光材料の蒸着に用いられる蒸着マスク20においては、有効領域22は、有機発光材料が蒸着して画素を形成するようになる基板(ガラス基板92)上の区域、すなわち、作製された有機EL表示装置用基板の表示面をなすようになる基板上の区域に対面する、蒸着マスク20内の領域のことである。ただし、種々の目的から、周囲領域23に貫通孔や凹部が形成されていてもよい。図1に示された例において、各有効領域22は、平面視において略四角形形状、さらに正確には平面視において略矩形状の輪郭を有している。
 図示された例において、蒸着マスク20の複数の有効領域22は、蒸着マスク20の長手方向と平行な一方向に沿って所定の間隔を空けて一列に配列されている。図示された例では、一つの有効領域22が一つの有機EL表示装置に対応するようになっている。すなわち、図1に示された蒸着マスク装置10(蒸着マスク20)によれば、多面付蒸着が可能となっている。
 図3に示すように、図示された例において、各有効領域22に形成された複数の貫通孔25は、当該有効領域22において、互いに直交する二方向に沿ってそれぞれ所定のピッチで配列されている。この金属板21に形成された貫通孔25の一例について、図3~図6を主に参照して更に詳述する。
 図4~図6に示すように、複数の貫通孔25は、蒸着マスク20の法線方向に沿った一方の側となる第1面20aと、蒸着マスク20の法線方向に沿った他方の側となる第2面20bと、の間を延びて、蒸着マスク20を貫通している。図示された例では、後に詳述するように、蒸着マスクの法線方向における一方の側となる金属板21の第1面21aの側から金属板21に第1凹部30がエッチングによって形成され、金属板21の法線方向における他方の側となる第2面21bの側から金属板21に第2凹部35が形成され、この第1凹部30および第2凹部35によって貫通孔25が形成されている。
 図3~図6に示すように、蒸着マスク20の第1面20aの側から第2面20bの側へ向けて、蒸着マスク20の法線方向に沿った各位置における蒸着マスク20の板面に沿った断面での各第1凹部30の断面積は、しだいに小さくなっていく。図3に示すように、第1凹部30の壁面31は、その全領域において蒸着マスク20の法線方向に対して交差する方向に延びており、蒸着マスク20の法線方向に沿った一方の側に向けて露出している。同様に、蒸着マスク20の法線方向に沿った各位置における蒸着マスク20の板面に沿った断面での各第2凹部35の断面積は、蒸着マスク20の第2面20bの側から第1面20aの側へ向けて、しだいに小さくなっていてもよい。第2凹部35の壁面36は、その全領域において蒸着マスク20の法線方向に対して交差する方向に延びており、蒸着マスク20の法線方向に沿った他方の側に向けて露出している。
 なお、図4~図6に示すように、第1凹部30の壁面31と、第2凹部35の壁面36とは、周状の接続部41を介して接続されている。接続部41は、蒸着マスクの法線方向に対して傾斜した第1凹部30の壁面31と、蒸着マスクの法線方向に対して傾斜した第2凹部35の壁面36とが合流する張り出し部の稜線によって、画成されている。そして、接続部41は、蒸着マスク20の平面視において最も貫通孔25の面積が小さくなる貫通部42を画成する。
 図4~図6に示すように、蒸着マスクの法線方向に沿った他方の側の面、すなわち、蒸着マスク20の第2面20b上において、隣り合う二つの貫通孔25は、蒸着マスクの板面に沿って互いから離間している。すなわち、後述する製造方法のように、蒸着マスク20の第2面20bに対応するようになる金属板21の第2面21b側から当該金属板21をエッチングして第2凹部35を作製する場合、隣り合う二つの第2凹部35の間に金属板21の第2面21bが残存するようになる。
 一方、図4~図6に示すように、蒸着マスクの法線方向に沿った一方の側、すなわち、蒸着マスク20の第1面20aの側において、隣り合う二つの第1凹部30が接続されている。すなわち、後述する製造方法のように、蒸着マスク20の第1面20aに対応するようになる金属板21の第1面21a側から当該金属板21をエッチングして第1凹部30を形成する場合、隣り合う二つの第1凹部30の間に、金属板21の第1面21aが残存しないようになる。すなわち、金属板21の第1面21aは、有効領域22の全域にわたってエッチングされている。このような第1凹部30によって形成される蒸着マスク20の第1面20aによれば、図2に示すように蒸着マスク20の第1面20aが蒸着材料98に対面するようにしてこの蒸着マスク20を用いた場合に、蒸着材料98の利用効率を効果的に改善することができる。
 図2に示すようにして蒸着マスク装置10が蒸着装置90に収容された場合、図4に二点鎖線で示すように、蒸着マスク20の第1面20aが蒸着材料98を保持したるつぼ94側に位置し、蒸着マスク20の第2面20bがガラス基板92に対面する。したがって、蒸着材料98は、次第に断面積が小さくなっていく第1凹部30を通過してガラス基板92に付着する。図4に矢印で示すように、蒸着材料98は、るつぼ94からガラス基板92に向けてガラス基板92の法線方向に沿って移動するだけでなく、ガラス基板92の法線方向に対して大きく傾斜した方向に移動することもある。このとき、蒸着マスク20の厚みが大きいと、斜めに移動する蒸着材料98の多くは、貫通孔25を通ってガラス基板92に到達するよりも前に、第1凹部30の壁面31に到達して付着する。この場合、ガラス基板92上の貫通孔25に対面する領域内には、蒸着材料98が到達しやすい領域と到達しにくい部分が生じてしまう。従って、蒸着材料の利用効率(成膜効率:ガラス基板92に付着する割合)を高めて高価な蒸着材料を節約し、且つ、高価な蒸着材料を用いた成膜を所望の領域内に安定してむらなく実施するためには、斜めに移動する蒸着材料98を可能な限りガラス基板92に到達させるように蒸着マスク20を構成することが重要になる。すなわち、蒸着マスク20のシート面に直交する図4~図6の断面において、貫通孔25の最小断面積を持つ部分となる接続部41と、第1凹部30の壁面31の他の任意の位置と、を通過する直線L1が、蒸着マスク20の法線方向に対してなす最小角度θ1(図4参照)を、十分に大きくすることが有利となる。
 角度θ1を大きくするための方法の1つとして、蒸着マスク20の厚みを小さくし、これによって、第1凹部30の壁面31や第2凹部35の壁面36の高さを小さくすることが考えられる。すなわち、蒸着マスク20を構成するための金属板21として、蒸着マスク20の強度を確保できる範囲内で可能な限り厚みの小さな金属板21を用いることが好ましいと言える。
 角度θ1を大きくするためのその他の方法として、第1凹部30の輪郭を最適化することも考えられる。たとえば本実施の形態によれば、隣り合う二つの第1凹部30の壁面31が合流することにより、他の凹部と合流していない点線で示された壁面(輪郭)を有する凹部と比較して、この角度θ1を大幅に大きくすることができている(図4参照)。以下、その理由について説明する。
 第1凹部30は、後に詳述するように、金属板21の第1面21aをエッチングすることにより形成される。エッチングによって形成される凹部の壁面は、一般的に、浸食方向に向けて凸となる曲面状となる。したがって、エッチングによって形成された凹部の壁面31は、エッチングの開始側となる領域において切り立ち、エッチングの開始側とは反対側となる領域、すなわち凹部の最も深い側においては、金属板21の法線方向に対して比較的に大きく傾斜するようになる。一方、図示された蒸着マスク20では、隣り合う二つの第1凹部30の壁面31が、エッチングの開始側において合流しているので、二つの第1凹部30の壁面31の先端縁32が合流する部分43の外輪郭が、切り立った形状ではなく、面取された形状となっている。このため、貫通孔25の大部分をなす第1凹部30の壁面31を、蒸着マスクの法線方向に対して効果的に傾斜させることができる。すなわち角度θ1を大きくすることができる。これにより、蒸着材料98の利用効率を効果的に改善しながら、所望のパターンでの蒸着を高精度に安定して実施することができる。
 (材料)
 以下、上述の蒸着マスク20を構成するための材料(金属板)について説明する。蒸着マスク20を構成する枚葉状の金属板21は、後述するように、はじめに、母材を圧延することによって作製される長尺状の金属板(以下、長尺金属板とも称する)から得られる。従って、厚みの小さな金属板21を得るためには、母材を圧延して長尺金属板を製造する際の圧延率を大きくする必要がある。しかしながら、圧延率が大きいほど、圧延に基づく変形の不均一さの程度が大きくなる。例えば、幅方向(母材の搬送方向に直交する方向)の位置に応じて長尺金属板の伸び率が異なり、この結果、上述の波打ち形状が長尺金属板に現れることがある。
 長尺金属板に貫通孔を形成するエッチング工程は、一般に、ロールトゥロールで搬送されている長尺金属板に対して実施される。このため、エッチング工程を効率良く実施するためには、長尺金属板の搬送性が優れていることが好ましい。しかしながら、長尺金属板の厚みが小さくなるにつれて一般に、長尺金属板の搬送は困難になる。例えば、長尺金属板の搬送方向が、理想的な搬送方向からずれる「寄り」や、長尺金属板に引っ張り応力を加えた時に長尺金属板がその長手方向に沿って折れてしまう「座屈折れ」などが、長尺金属板の厚みが小さくなるにつれて生じやすくなる。座屈折れは、長尺金属板の搬送方向を転換するためのローラーなどを起点にして特に生じやすい。また、上述の波打ち形状が長尺金属板に生じていると、寄りや座屈折れがさらに生じやすくなると考えられる。なぜなら、波打ち形状が生じていると、長尺金属板の搬送方向を転換するためのローラーが長尺金属板に対して及ぼす圧力が幅方向において不均一になるからである。圧力がかからない部位では、ローラーから長尺金属板自体が浮き、更には、浮くだけに留まらず、折れが発生しやすくなってしまう。また、長尺金属板を挟圧して搬送する一対の搬送ローラーが長尺金属板に対して及ぼす圧力が、幅方向において不均一になり易いということも、寄りや座屈折れが生じやすくなる原因として考えられる。従って、エッチング工程を効率良く実施するためには、寄りや座屈折れが生じにくい長尺金属板を選別して用いることが重要になる。本実施の形態においては、後述するように、幅方向の各位置において算出した長尺金属板の急峻度を指標として、長尺金属板を選別することを提案する。急峻度の定義については後述する。
 次に、このような構成からなる本実施の形態とその作用および効果について説明する。ここでは、はじめに、蒸着マスクを製造するために用いられる金属板の製造方法について説明する。次に、得られた金属板を用いて蒸着マスクを製造する方法について説明する。その後、得られた蒸着マスクを用いて基板上に蒸着材料を蒸着させる方法について説明する。
 (金属板の製造方法)
 はじめに図7(a)(b)、図8、図9(a)(b)(c)(d)および図10を参照して、金属板の製造方法について説明する。図7(a)は、母材を圧延して、所望の厚さを有する金属板を得る工程を示す図であり、図7(b)は、圧延によって得られた金属板をアニールする工程を示す図である。
 〔圧延工程〕
 はじめに図7(a)に示すように、インバー材から構成された母材55を準備し、この母材55を、一対の圧延ロール56a,56bを含む圧延装置56に向けて、矢印D1で示す搬送方向に沿って搬送する。一対の圧延ロール56a,56bの間に到達した母材55は、一対の圧延ロール56a,56bによって圧延され、この結果、母材55は、その厚みが低減されるとともに、搬送方向に沿って伸ばされる。これによって、厚みtの長尺金属板64を得ることができる。図7(a)に示すように、長尺金属板64をコア61に巻き取ることによって巻き体62を形成してもよい。厚みtの具体的な値は特には限られないが、例えば0.020~0.100mmの範囲内となっている。
 なお図7(a)は、圧延工程の概略を示すものに過ぎず、圧延工程を実施するための具体的な構成や手順が特に限られることはない。例えば圧延工程は、母材55を構成するインバー材の再結晶温度以上で母材を加工する熱間圧延工程や、インバー材の再結晶温度以下で母材を加工する冷間圧延工程を含んでいてもよい。
 〔スリット工程〕
 その後、圧延工程によって得られた長尺金属板64の幅方向における両端をそれぞれ3~5mmの範囲にわたって切り落とすスリット工程を実施してもよい。このスリット工程は、圧延に起因して長尺金属板64の両端に生じ得るクラックを除去するために実施される。このようなスリット工程を実施することにより、長尺金属板64が破断してしまう現象、いわゆる板切れが、クラックを起点として生じてしまうことを防ぐことができる。
 〔アニール工程〕
 その後、圧延によって長尺金属板64内に蓄積された残留応力を取り除くため、図7(b)に示すように、アニール装置57を用いて長尺金属板64をアニールする。アニール工程は、図7(b)に示すように、長尺金属板64を搬送方向(長手方向)に引っ張りながら実施されてもよい。すなわち、アニール工程は、いわゆるバッチ式の焼鈍ではなく、搬送しながらの連続焼鈍として実施されてもよい。アニール工程が実施される期間は、長尺金属板64の厚みや圧延率などに応じて適切に設定されるが、例えば500℃で60秒にわたってアニール工程が実施される。なお上記「60秒」は、アニール装置57中の500℃に加熱された空間を長尺金属板64が通過することに要する時間が60秒であることを意味している。
 アニール工程を実施することにより、残留応力が有る程度除去された、厚みtの長尺金属板64を得ることができる。なお厚みtは通常、蒸着マスク20の周囲領域23内の最大厚みTbに等しくなる。
 なお、上述の圧延工程、スリット工程およびアニール工程を複数回繰り返すことによって、厚みtの長尺の金属板64を作製してもよい。また図7(b)においては、アニール工程が、長尺金属板64を長手方向に引っ張りながら実施される例を示したが、これに限られることはなく、アニール工程を、長尺金属板64がコア61に巻き取られた状態で実施してもよい。すなわちバッチ式の焼鈍が実施されてもよい。なお、長尺金属板64がコア61に巻き取られた状態でアニール工程を実施する場合、長尺金属板64に、巻き体62の巻き取り径に応じた反りの癖がついてしまうことがある。従って、巻き体62の巻き径や母材55を構成する材料によっては、長尺金属板64を長手方向に引っ張りながらアニール工程を実施することが有利である。
 〔切断工程〕
 その後、長尺金属板64の幅方向における両端をそれぞれ所定範囲にわたって切り落とし、これによって、長尺金属板64の幅を所望の幅に調整する切断工程を実施する。このようにして、所望の厚みおよび幅を有する長尺金属板64を得ることができる。
 〔検査工程〕
 その後、得られた長尺金属板64の急峻度を検査する検査工程を実施する。図8は、図7(a)(b)に示す工程によって得られた長尺金属板64を示す斜視図である。図8に示すように、長尺金属板64は、その長手方向D1における長さがその幅方向D2の位置に応じて異なることに起因する波打ち形状を少なくとも部分的に有している。ここで長手方向D1は、母材55を圧延する際の搬送方向に平行な方向であり、幅方向D2は、長手方向D1に直交する方向である。図8において、長尺金属板64の幅方向D2の端部が符号64eで表されている。
 長尺金属板64に表れている波打ち形状について説明する。図9(a)(b)(c)(d)はそれぞれ、図8のa-a線、b-b線、c-c線およびd-d線に沿った断面図である。図8のa-a線は、長尺金属板64の幅方向の中央部64cに沿って長手方向に延びる線であり、従って図9(a)は、長尺金属板64の幅方向の中央部64cにおける長尺金属板64の断面を示している。また図8のd-d線は、長尺金属板64の幅方向の端部64eに沿って長手方向に延びる線であり、従って図9(d)は、長尺金属板64の幅方向の端部64eにおける長尺金属板64の断面を示している。本実施の形態による長尺金属板64には中伸びが現れており、このため、幅方向の中央部64cにおいて長尺金属板64に現れる波打ち形状の程度は、中央部64cから少し離れた位置、例えば図8のb-b線の位置において長尺金属板64に現れる波打ち形状の程度よりも大きくなっている。また本実施の形態による長尺金属板64には耳伸びも現れており、このため、幅方向の端部64eにおいて長尺金属板64に現れる波打ち形状の程度は、端部64eから少し離れた位置、例えば図8のc-c線の位置において長尺金属板64に現れる波打ち形状の程度よりも大きくなっている。
 検査工程においては、はじめに、長尺金属板64の幅方向の各位置における急峻度を算出する。ここで「急峻度」とは、長尺金属板64の波打ち形状の長手方向における周期Lに対する、波打ち形状の高さHの百分率(%)、すなわちH/L×100(%)のことである。「周期」とは、長尺金属板64の波打ち形状における、谷と谷との間の距離のことであり、「高さ」とは、波打ち形状の山の頂点から、谷と谷とを結ぶ直線までの距離のことである。
 例えば図9(a)においては、図8のa-a線に沿って存在する波打ち形状の2つの山について、周期がそれぞれ符号La1およびLa2で示されており、高さがそれぞれ符号Ha1およびHa2で示されている。また図示はされていないが、急峻度を算出する際の、長尺金属板64の長手方向における対象範囲内には、図8のa-a線に沿ってさらに多数の波打ち形状の山が存在している。例えば、na個の山が存在していると仮定し、各山の周期をLanaで表し、各山の高さをHanaで表す(naは正の整数)。この場合、na個の山の急峻度はそれぞれ、Hana/Lana×100(%)となる。また、図8のa-a線に沿った位置における急峻度は、na個の山の急峻度の平均値、すなわちHana/Lana×100(%)(naは正の整数)の平均値として算出される。
 図8のa-a線に沿った位置の場合と同様に、図8のb-b線、c-c線およびd-d線に沿った位置における急峻度はそれぞれ、Hbnb/Lbnb×100(%)(nbは正の整数)の平均値、Hcnc/Lcnc×100(%)(ncは正の整数)の平均値、およびHdnd/Ldnd×100(%)(ndは正の整数)の平均値として算出される。
 長尺金属板64の波打ち形状の周期および高さを算出するための方法は特には限られない。例えば、図8のa-a線に沿った位置、すなわち中央部64cにおける長尺金属板64の波打ち形状の各山の周期Lanaおよび高さHanaを算出する場合、はじめに、対象物との間の距離を測定することができる測距装置を、幅方向D2の中央部64cで長尺金属板64の長手方向D1に沿って長尺金属板64上で走査し、これによって、長尺金属板64の表面の高さ位置を長手方向D1に沿って所定の間隔で測定する。この間隔は、例えば1mm~5mmの範囲内である。これによって、中央部64cにおける長尺金属板64の三次元プロファイルを取得することができる。また、三次元プロファイルを解析することにより、各山の周期Lanaおよび高さHanaを算出することができる。なお、各測定点の間を滑らかに結ぶ曲線を、三次元プロファイルとして採用してもよい。
 また、このような測定を、幅方向D2における位置を変えながら繰り返すことにより、幅方向D2の各位置における、長尺金属板64の波打ち形状の周期および高さを算出することができる。
 図10は、長尺金属板64の幅方向D2の各位置において算出された急峻度を示すグラフである。図10においては、横軸が、長尺金属板64の幅方向D2における位置を示しており、縦軸が、急峻度を示している。なお図10においては、長尺金属板64の幅方向D2の各位置において算出された急峻度の値を滑らかに結んだ曲線80が示されている。図10の横軸の上段には、幅方向D2の中央部64cを原点とした場合の、幅方向D2における位置が、mmのオーダーで記されている。また図10の横軸の下段には、幅方向D2における位置の、長尺金属板64の全幅に対する比率が%で示されている。なお図10においては、蒸着マスク20を製造するための長尺金属板64として、500mmの全幅を有するものが用いられる場合について説明する。従って、例えば幅方向D2の中央部64cから+100mm離れた位置における比率は+20%となっている。また図10においては、図8のa-a線、b-b線、c-c線およびd-d線の位置における長尺金属板64の急峻度がそれぞれ符号A、B、CおよびDで示されている。
 長尺金属板64の幅方向D2の各位置において急峻度を算出した後、急峻度の値に基づいて、長尺金属板64の選別を実施する。ここでは、以下の条件(1)~(3)を全て満たす長尺金属板64のみを、後述する蒸着マスク20の製造工程において使用するという、長尺金属板64の選別を実施する。
 (1)長尺金属板64の幅方向D2の中央部分R1における急峻度の最大値K1maxが、0.4%以下であること;
 (2)長尺金属板64の幅方向D2の中央部分R1における急峻度の最大値K1maxが、長尺金属板64の幅方向の一端側部分R2における最大値K2max以下であり、かつ、長尺金属板64の幅方向の他端側部分R3における最大値K3max以下であること;および、
 (3)一端側部分R2における急峻度の最大値K2maxと、他端側部分R3における急峻度の最大値K3maxと、の差が0.4%以下であること;
 以下、上記の条件(1)~(3)についてそれぞれ検討する。なお図10において、長尺金属板64の中央部分が符号R1で示されており、中央部分R1よりも長尺金属板64の幅方向における一端側に位置する一端側部分が符号R2で表されており、中央部分R1よりも長尺金属板64の幅方向における他端側に位置する他端側部分が符号R3で表されている。一端側部分R2、中央部分R1および他端側部分R3はそれぞれ、切断工程後の長尺金属板64の幅の30%、40%および30%を占める部分として定義される。
 中伸びおよび耳伸びが生じている長尺金属板64においては、一般に、図10に示すように、長尺金属板64の幅方向の中央部64c近傍において、急峻度の極大値が現れる(点A)。また、長尺金属板64の幅方向の中央部から一端側または他端側へ少し離れた位置に、急峻度の極小値が現れる(点B)。また、点Bから幅方向の一端部または他端部へ向かうにつれて、急峻度が増加していき(点C)、そして、幅方向の一端または他端において急峻度の値が最大になる(点D)。この場合、急峻度=0.4%を示す基準線81を中央部分R1に描いた場合に、急峻度の曲線80が基準線81よりも下方に位置することが、上述の条件(1)が満たされていることを意味する。図10に示す例においては、上述の条件(1)が満たされている。
 条件(2)については、中央部分R1における急峻度の最大値K1maxが、一端側部分R2における急峻度の最大値K2max以下であり、かつ、他端側部分R3における急峻度の最大値K3max以下であるかどうかを判定する。図10に示す例においては、上述の条件(2)が満たされている。
 条件(3)については、一端側部分R2における急峻度の最大値K2maxと、他端側部分R3における急峻度の最大値K3maxと、の差が0.4%以下であるかどうかを判定する。図10に示す例においては、上述の条件(3)が満たされている。
 このような選別を実施することにより、長尺金属板64の圧延率が大きいことに起因して長尺金属板64に波打ち形状が現れている場合であっても、その波打ち形状の程度が、後の蒸着マスク20の製造工程において問題になるものであるかどうかを前もって判断することができる。これによって、長尺金属板64から作製される蒸着マスク20の生産効率や歩留りを向上させることができる。
 なお、図10に示すような急峻度の曲線80を有する、全幅500mmの長尺金属板64を得る方法が特に限られることはない。
 例えば、母材55を圧延することにより、500mmを超える全幅、例えば700mmの全幅を有する長尺金属板を作製し、その後、当該長尺金属板の幅方向における両端を所定範囲にわたって切断する上述の切断工程を実施することにより、幅500mmの長尺金属板64を作製する。この際、切断工程前の、700mmの全幅を有する長尺金属板においては、図10において二点鎖線で示すように、その急峻度が非常に大きくなる部分、例えば1%を超える部分が存在することが考えられる。また、比較的に小さな急峻度を有している部分が、700mm幅の長尺金属板の中央からずれた部分に存在することも考えられる。この場合、700mm幅の長尺金属板の両端を所定範囲にわたって均等に切り落とすのではなく、700mm幅の長尺金属板の両端を不均等に切り落としてもよい。
 例えば、切断工程の前に、700mmの全幅を有する長尺金属板の波打ち形状を観察する観察工程を実施する。この観察工程は、作業者の目視によって実施されてもよく、若しくは、上述の測距装置を用いて実施されてもよい。
 この際、例えば、長尺金属板の一端側に、急峻度が比較的に大きな領域が広域にわたって広がっていることが確認された場合、700mmの全幅を有する長尺金属板の一端側を他端側に比べて広域に切り落とすよう、切断工程を実施してもよい。例えば、一端側において150mmにわたって切り落とし、他端側において50mmにわたって切り落とす、ということが考えられる。
 また、比較的に小さな急峻度を有している部分が、700mm幅の長尺金属板の中央から一端側にずれた部分に広がっている場合、そのような小さな急峻度を有する部分が、切断工程後の700mm幅の長尺金属板64の中央部分R1になるよう、切断工程を実施してもよい。例えば、一端側において50mmにわたって切り落とし、他端側において150mmにわたって切り落とす、ということが考えられる。
 このように、切断工程において切り落とす長尺金属板の部分を、観察工程の結果に基づいて決定することにより、より理想的な急峻度プロファイルを有する長尺金属板64を得ることができる。
 (蒸着マスクの製造方法)
 次に、上述のようにして選別された長尺金属板64を用いて蒸着マスク20を製造する方法について、主に図11~図20を参照して説明する。以下に説明する蒸着マスク20の製造方法では、図11に示すように、長尺金属板64が供給され、この長尺金属板64に貫通孔25が形成され、さらに長尺金属板64を断裁することによって枚葉状の金属板21からなる蒸着マスク20が得られる。
 より具体的には、蒸着マスク20の製造方法、帯状に延びる長尺の金属板64を供給する工程と、フォトリソグラフィー技術を用いたエッチングを長尺の金属板64に施して、長尺金属板64に第1面64aの側から第1凹部30を形成する工程と、フォトリソグラフィー技術を用いたエッチングを長尺金属板64に施して、長尺金属板64に第2面64bの側から第2凹部35を形成する工程と、を含んでいる。そして、長尺金属板64に形成された第1凹部30と第2凹部35とが互いに通じ合うことによって、長尺金属板64に貫通孔25が作製される。図11に示された例では、第2凹部35の形成工程が、第1凹部30の形成工程の前に実施され、且つ、第2凹部35の形成工程と第1凹部30の形成工程の間に、作製された第2凹部35を封止する工程が、さらに設けられている。以下において、各工程の詳細を説明する。
 図11には、蒸着マスク20を作製するための製造装置60が示されている。図11に示すように、まず、長尺金属板64をコア61に巻き取った巻き体62が準備される。そして、このコア61が回転して巻き体62が巻き出されることにより、図11に示すように帯状に延びる長尺金属板64が供給される。なお、長尺金属板64は、貫通孔25を形成されて枚葉状の金属板21、さらには蒸着マスク20をなすようになる。
 供給された長尺金属板64は、搬送ローラー72によって、エッチング装置(エッチング手段)70に搬送される。エッチング手段70によって、図12~図20に示された各処理が施される。
 まず、図12に示すように、長尺金属板64の第1面64a上(図12の紙面における下側の面上)および第2面64b上にネガ型の感光性レジスト材料を塗布し、長尺金属板64上にレジスト膜65c、65dを形成する。次に、レジスト膜65c、65dのうちの除去したい領域に光を透過させないようにした露光マスク85a、85bを準備し、露光マスク85a、85bをそれぞれ図13に示すようにレジスト膜65c、65d上に配置する。露光マスク85a、85bとしては、例えば、レジスト膜65c、65dのうちの除去したい領域に光を透過させないようにしたガラス乾板が用いられる。その後、真空密着によって露光マスク85a、85bをレジスト膜65c、65dに十分に密着させる。
 なお感光性レジスト材料として、ポジ型のものが用いられてもよい。この場合、露光マスクとして、レジスト膜のうちの除去したい領域に光を透過させるようにした露光マスクが用いられる。
 その後、レジスト膜65c、65dを露光マスク85a、85b越しに露光し、さらにレジスト膜65c、65dを現像する。以上のようにして、図14に示すように、長尺金属板64の第1面64a上にレジストパターン(単に、レジストとも呼ぶ)65aを形成し、長尺金属板64の第2面64b上にレジストパターン(単に、レジストとも呼ぶ)65bを形成することができる。
 次に、図15に示すように、長尺金属板64上に形成されたレジストパターン65bをマスクとして、エッチング液(例えば塩化第二鉄溶液)を用いて、長尺金属板64の第2面64b側からエッチングする。例えば、エッチング液が、搬送される長尺金属板64の第2面64bに対面する側に配置されたノズルから、レジストパターン65b越しに長尺金属板64の第2面64bに向けて噴射される。この結果、図15に示すように、長尺金属板64のうちのレジストパターン65bによって覆われていない領域で、エッチング液による浸食が進む。以上のようにして、第2面64bの側から長尺金属板64に多数の第2凹部35が形成される。
 その後、図16に示すように、エッチング液に対する耐性を有した樹脂69によって、形成された第2凹部35が被覆される。すなわち、エッチング液に対する耐性を有した樹脂69によって、第2凹部35が封止される。図16に示す例において、樹脂69の膜が、形成された第2凹部35だけでなく、第2面64b(レジストパターン65b)も覆うように形成されている。
 次に、図17に示すように、長尺金属板64に対して第2回目のエッチングを行う。第2回目のエッチングにおいて、長尺金属板64は第1面64aの側のみからエッチングされ、第1面64aの側から第1凹部30の形成が進行していく。長尺金属板64の第2面64bの側には、エッチング液に対する耐性を有した樹脂69が被覆されているからである。したがって、第1回目のエッチングにより所望の形状に形成された第2凹部35の形状が損なわれてしまうことはない。
 エッチングによる浸食は、長尺金属板64のうちのエッチング液に触れている部分において行われていく。従って、浸食は、長尺金属板64の法線方向(厚み方向)のみに進むのではなく、長尺金属板64の板面に沿った方向にも進んでいく。この結果、図18に示すように、エッチングが長尺金属板64の法線方向に進んで第1凹部30が第2凹部35と接続するだけでなく、レジストパターン65aの隣り合う二つの孔66aに対面する位置にそれぞれ形成された二つの第1凹部30が、二つの孔66aの間に位置するブリッジ部67aの裏側において、合流する。
 図19に示すように、長尺金属板64の第1面64aの側からのエッチングがさらに進む。図19に示すように、隣り合う二つの第1凹部30が合流してなる合流部分43がレジストパターン65aから離間して、レジストパターン65a下となる当該合流部分43において、エッチングによる浸食が金属板64の法線方向(厚さ方向)にも進む。これにより、蒸着マスクの法線方向に沿った一方の側へ向けて尖っていた合流部分43が、蒸着マスクの法線方向に沿った一方の側からエッチングされ、図19に示すように面取される。これにより、第1凹部30の壁面31が蒸着マスクの法線方向に対してなす傾斜角度θ1を増大させることができる。
 このようにして、エッチングによる長尺金属板64の第1面64aの浸食が、長尺金属板64の有効領域22をなすようになる全領域内において、進む。これにより、有効領域22をなすようになる領域内における長尺金属板64の法線方向に沿った最大厚みTaが、エッチング前における長尺金属板64の最大厚みTbより薄くなる。
 以上のようにして、長尺金属板64の第1面64aの側からのエッチングが予め設定した量だけ進んで、長尺金属板64に対する第2回目のエッチングが終了する。このとき、第1凹部30は長尺金属板64の厚さ方向に沿って第2凹部35に到達する位置まで延びており、これにより、互いに通じ合っている第1凹部30および第2凹部35によって貫通孔25が長尺金属板64に形成される。
 その後、図20に示すように、長尺金属板64から樹脂69が除去される。樹脂膜69は、例えばアルカリ系剥離液を用いることによって、除去することができる。アルカリ系剥離液が用いられる場合、図20に示すように、樹脂69と同時にレジストパターン65a,65bも除去される。なお、樹脂69を除去した後、樹脂69とは別途にレジストパターン65a,65bを除去してもよい。
 このようにして多数の貫通孔25を形成された長尺金属板64は、当該長尺金属板64を狭持した状態で回転する搬送ローラー72,72により、切断装置(切断手段)73へ搬送される。なお、この搬送ローラー72,72の回転によって長尺金属板64に作用するテンション(引っ張り応力)を介し、上述した供給コア61が回転させられ、巻き体62から長尺金属板64が供給されるようになっている。
 その後、多数の凹部30,35が形成された長尺金属板64を切断装置(切断手段)73によって所定の長さおよび幅に切断することにより、多数の貫通孔25が形成された枚葉状の金属板21が得られる。
 以上のようにして、多数の貫通孔25を形成された金属板21からなる蒸着マスク20が得られる。ここで本実施の形態によれば、金属板21の第1面21aは、有効領域22の全域にわたってエッチングされている。このため、蒸着マスク20の有効領域22の厚みを小さくし、かつ、第1面21a側に形成される二つの第1凹部30の壁面31の先端縁32が合流する部分43の外輪郭を、面取された形状とすることができる。従って、上述の角度θ1を大きくすることができ、このことにより、蒸着材料の利用効率および蒸着の位置精度を向上させることができる。
 ところで上述のように、蒸着マスク20を作製するために準備される長尺金属板64の厚みは小さく、例えば0.020~0.100mm程度になっている。このように非常に薄い長尺金属板64が搬送される場合、長尺金属板64に引っ張り応力を加えた時に長尺金属板64がその長手方向に沿って折れてしまう座屈折れが生じやすくなる。また、有効領域22については、貫通孔25以外の部分もエッチングされている。この結果、蒸着マスク20の製造工程においてロールトゥロールで搬送されている長尺金属板64は、元々が薄い上に、エッチング工程後には局所的にさらに薄くなっている。従って、エッチング工程後には、座屈折れがさらに生じやすくなってしまう。本件発明者らが研究を重ねたところ、この座屈折れは、長尺金属板64に大きな中伸びが生じている場合に発生しやすいことを見出した。中伸びと座屈折れとの相関については、様々なことが考えられる。例えば、大きな中伸びが生じていることは、搬送のための引っ張り応力が十分に加えられていない箇所(以下、だぶつき箇所とも称する)が長尺金属板64の幅方向における中央部分R1に存在し易くなることを意味している。このようなだぶつき箇所が存在していると、長尺金属板64に加えられる引っ張り応力がだぶつき箇所の周辺で不均一になるため、搬送方向に沿った変形が生じ易くなることが考えられる。特に、だぶつき箇所が中央部分R1に存在している場合、引っ張り応力の不均一さに及ぼす影響が大きくなる。この結果、特に長尺金属板の搬送方向を転換するためのローラーなどにおいて、だぶつき箇所には圧力がかからないためだぶつき箇所がローラーから浮いてしまい、更には、浮くだけに留まらず長尺金属板に座屈折れが生じやすくなってしまうことが考えられる。座屈折れが生じた長尺金属板64は不良品として廃棄されるため、座屈折れが生じやすいことは、蒸着マスク20の歩留りが低くなることを意味している。
 ここで本実施の形態によれば、上述の条件(1)により、長尺金属板64の幅方向D2の中央部分R1における急峻度の最大値K1maxが0.4%以下である長尺金属板64が用いられている。すなわち、中央部分R1におけるだぶつきの程度が小さくなっている。このため、座屈折れなどの変形が生じることを抑制することができる。このため、高い歩留りで蒸着マスク20を製造することができる。
 また、長尺金属板64に加えられる引っ張り応力が、長尺金属板64の幅方向における位置に応じて大きく異なる場合、長尺金属板64の搬送方向が、理想的な搬送方向、すなわち搬送ローラー72の軸方向に直交する方向からずれてしまう、いわゆる寄りが生じやすくなる。例えば、長尺金属板64の一端側部分R2に加えられる引っ張り応力が、長尺金属板64の中央部分R1や他端側部分R3に加えられる引っ張り応力に比べて極めて大きい場合、長尺金属板64の搬送方向が長尺金属板64の一端側へずれていってしまう。長尺金属板64の搬送方向がずれると、長尺金属板64が搬送領域外に移動してしまい、搬送不能となってしまうことが生じ得る。従って、寄りが生じやすいことは、得られる蒸着マスク20の品質が低下することだけでなく、蒸着マスク20の生産効率や歩留りが低下してしまうことを意味している。
 ロールトゥロールによる搬送を実施する装置内には、搬送される対象物の、幅方向における位置をモニタし、モニタ結果に基づいて、対象物の搬送方向が理想から大きくずれることを防ぐよう搬送方向の修正を実施する制御手段が通常は備えられている。しかしながら、制御手段の応答速度よりも速く対象物の搬送方向がずれてしまった場合、搬送方向の修正が完了するよりも前に対象物が搬送ローラーから外れてしまうことが生じ得る。従って、制御手段にのみ頼ることなく、対象物に加えられる引っ張り応力が局所的に大きくならないようにすることが重要である。
 ここで本実施の形態によれば、上述の条件(2)により、長尺金属板64の幅方向D2の中央部分R1における急峻度の最大値K1maxが、長尺金属板64の幅方向の一端側部分R2における最大値K2max以下であり、かつ、長尺金属板64の幅方向の他端側部分R3における最大値K3max以下である長尺金属板64が用いられている。このため、中央部分R1に加えられる引っ張り応力を、一端側部分R2に加えられる引っ張り応力、および、他端側部分R3に加えられる引っ張り応力よりも概して大きくすることができる。すなわち、理想的な搬送方向に沿って加えられる引っ張り力を十分に確保することができる。
 また本実施の形態によれば、上述の条件(3)により、一端側部分R2における急峻度の最大値K2maxと、他端側部分R3における急峻度の最大値K3maxと、の差が0.4%以下である長尺金属板64が用いられている。このため、一端側部分R2に加えられる引っ張り応力および他端側部分R3に加えられる引っ張り応力のうちのいずれか一方が、他方に対して極めて大きくなってしまうことを防ぐことができる。
 これらのことにより、本実施の形態によれば、蒸着マスク20の製造工程において、長尺金属板64の寄りが生じることを抑制することができる。このため、蒸着マスク20の品質を確保することができ、また、蒸着マスク20の生産効率や歩留りを向上させることができる。
 (蒸着方法)
 次に、得られた蒸着マスク20を用いて基板92上に蒸着材料を蒸着させる方法について説明する。はじめに図2に示すように、蒸着マスク20を基板92に対して密着させる。この際、蒸着マスク20をフレーム15に張設することによって、蒸着マスク20の面が基板92の面に平行になるようにする。ここで本実施の形態によれば、幅方向D2における急峻度に基づいて予め選別された長尺金属板64が用いられている。このため、このような選別が実施されない場合に比べて、各蒸着マスク20における急峻度のばらつきが、ひいては有効領域22の各貫通孔25のピッチのばらつきが一様に低減されている。従って、高い位置精度で蒸着材料を基板92に蒸着させることができる。従って、蒸着によって有機EL表示装置の画素を形成する場合、有機EL表示装置の画素の寸法精度や位置精度を高めることができる。このことにより、高精細な有機EL表示装置を作製することが可能になる。
 また本実施の形態において、金属板21の第1面21aが、有効領域22の全域にわたってエッチングされる例を示した。しかしながら、これに限られることはなく、有効領域22の一部においてのみ金属板21の第1面21aがエッチングされてもよい。
 また本実施の形態において、長尺金属板64から製造される、複数の貫通孔25が形成されたマスクが、所望のパターンで蒸着を行うために用いられる蒸着マスク20である例を示した。しかしながら、長尺金属板64から製造されるマスクが蒸着マスク20に限られることはない。例えば長尺金属板64を用いて、シャドーマスクなどのその他のマスクを製造することもできる。
 次に、本発明を実施例により更に具体的に説明するが、本発明はその要旨を超えない限り、以下の実施例の記載に限定されるものではない。
 (第1巻き体および第1サンプル)
 はじめに、インバー材から構成された母材に対して上述の圧延工程、スリット工程、アニール工程および切断工程を実施することにより、長尺の金属板が巻き取られた巻き体(第1巻き体)を製造した。
 具体的には、はじめに、第1熱間圧延工程および第1冷間圧延工程をこの順で行う第1圧延工程を実施し、次に、長尺金属板の幅方向における両端をそれぞれ3~5mmの範囲にわたって切り落とす第1スリット工程を実施し、その後、500℃で60秒にわたって長尺金属板を連続焼鈍する第1アニール工程を実施した。さらに、第1アニール工程を経た長尺金属板に対して、第2冷間圧延工程を含む第2圧延工程を実施し、次に、長尺金属板の幅方向における両端をそれぞれ3~5mmの範囲にわたって切り落とす第2スリット工程を実施し、その後、500℃で60秒にわたって長尺金属板を連続焼鈍する第2アニール工程を実施した。これによって、所望の厚みを有する、約600mm幅の長尺金属板64を得た。その後、長尺金属板64の幅方向における両端をそれぞれ所定範囲にわたって切り落とし、これによって、長尺金属板64の幅を所望の幅、具体的には500mm幅に最終的に調整する切断工程を実施した。
 なお、上述の冷間圧延工程においては、バックアップローラーを用いた圧力調整を行った。具体的には、長尺金属板64の形状が左右対称になるよう、圧延機のバックアップローラー形状、および、圧力を調整した。また、冷間圧延工程は、圧延油、例えば灯油を用いてクーリングしながら行った。冷間圧延工程の後には、炭化水素系の洗浄剤で長尺金属板を洗浄する洗浄工程を行った。洗浄工程の後には、上述のスリット工程を実施した。
 その後、シャーを用いて第1巻き体の先端部を切り取ることによって、幅500mm、投影長さ700mmの金属板からなる第1サンプル100を得た。なお「投影長さ」とは、金属板を真上から見た場合、すなわち金属板の波打ち形状を無視した場合の金属板の長さ(圧延方向における寸法)のことである。また第1サンプル100の幅とは、幅方向における第1サンプル100の一対の端部101,102の間の距離のことである。第1サンプル100の一対の端部101,102は、圧延工程およびアニール工程によって得られる金属板の幅方向における両端を所定範囲にわたって切り落とす切断工程を経ることによって形成される部分であり、ほぼ真っ直ぐに延びている。
 次に図21に示すように、第1サンプル100を定盤110上に水平に載置した。その際、第1サンプル100に部分的な凹みが生じないよう、第1サンプル100を静かに定盤110上に置いた。次に、第1サンプル100の一端101において、投影長さ500mmの領域における第1サンプル100の急峻度を測定した。なお投影長さ500mmの領域とは、投影長さ700mmの第1サンプル100から、サンプル1の長手方向における両端103,104から100mm以内にある領域を除いた領域のことである。両端103,104から100mm以内にある領域を測定対象から除いたのは、シャーによる切断に起因する第1サンプル100のゆがみの影響が急峻度の測定結果に及ぶことを防ぐためである。図21において、投影長さ500mmの領域が一点鎖線で示されている。
 測定においては、はじめに、図21において矢印sで示すように、レーザー光を利用した測距装置を第1サンプル100の長手方向に沿って第1サンプル100に対して相対的に移動させて、長手方向における第1サンプル100の一端101での表面の高さ位置を連続的に測定し、長尺金属板64のプロファイルを滑らかな曲線で描いた。その後、得られた曲線に基づいて、曲線に含まれる複数の山の各々について、周期および高さを算出した。次に、各山の急峻度を算出し、そして、各山の急峻度の平均値を算出した。このようにして、一端101における第1サンプル100の急峻度を算出した。
 第1サンプル100の表面の高さ位置を測定するための測距装置としては、レーザー顕微鏡であるレーザーテック株式会社製のOPTELICS H1200を使用した。なお測定の際に移動される要素は測距装置または第1サンプル100のいずれでもよいが、ここでは、定盤110をステージとして、OPTELICS H1200から構成されたヘッドをXY方向に移動させるための櫓を組むことで自動測定を行った。ステージとしては、500mm×500mmのオートステージを用いた。XY方向におけるオートステージの制御には、レーザー干渉計を利用した。
 次に、一端101から他端102側へ2mm変位した位置において、第1サンプル100の急峻度を同様に測定した。第1サンプル100の幅方向における位置を所定のピッチpで変えながら上述の測定を繰り返し実施することにより、幅方向の各位置における第1サンプルの急峻度を測定した。ここでは、ピッチpを2mmとした。得られた測定結果は、一端101を含む上述の一端側部分R2における急峻度の測定結果、他端102を含む上述の他端側部分R3における急峻度の測定結果、および、中央部を含む上述の中央部分R1における急峻度の測定結果を含んでいる。なお中央部分R1は、一端101を基準とする場合、一端101からの距離が150~350mmの範囲内となっている部分のことである。また一端側部分R2は、一端101を基準とする場合、一端101からの距離が0~150mmの範囲内となっている部分のことである。一また他端側部分R3は、一端101を基準とする場合、一端101からの距離が350~500mmの範囲内となっている部分のことである。
 測定の結果、中央部分R1における急峻度の最大値K1maxは0.2%であり、一端側部分R2における急峻度の最大値K2maxは0.1%であり、他端側部分R3における急峻度の最大値K3maxは0.3%であった。これらの測定結果と、上述の条件(1)~(3)とを照らしあわせたところ、第1サンプル100においては、条件(1)、(3)は満たされていたが、条件(2)が満たされていなかった。従って第1サンプル100は、蒸着マスクを製造するための素材として用いることができないものであると判定される。
 〔1次効果の評価 その1〕
 上述の蒸着マスクの製造方法を用いて、第1巻き体の長尺金属板64から蒸着マスク20を製造した。図22は、本評価による蒸着マスク20を構成するための複数の金属板21が割り付けられた長尺金属板64を示す図である。
 図22において、長尺金属板64の長手方向において各金属板21を区画する一対の第1破断線が符号24aで表されており、長尺金属板64の幅方向において各金属板21を区画する一対の第2破断線が符号24bで表されている。この場合、第1破断線24aおよび第2破断線24bに沿って長尺金属板64を裁断することによって、枚葉状の金属板21からなる蒸着マスク20を得ることができる。なお図22に示す例において、第1破断線24aおよび第2破断線24bはいずれもミシン目で構成されている。ミシン目は、有効領域22に貫通孔25を形成するためのエッチング工程において、貫通孔25と同時に形成されたものである。この場合、作業者が手作業で第1破断線24aおよび第2破断線24bを破断させ、長尺金属板64から金属板21を取り出すことが可能である。
 また本評価において、長尺金属板64の第1面64aは、貫通孔25が形成される部分でのみエッチングされており、その他の部分はエッチングされていない。
 図22に示す上述の形態の長尺金属板64を、後の説明において、「第1形態の長尺金属板64」とも称する。
 本評価においては、長尺金属板64を用いた蒸着マスク20の製造工程において、上述の「寄り」および「座屈折れ」が発生するかどうかを評価した。評価は、エッチング工程の前後でそれぞれ実施した。なお「寄り」が発生したかどうかは、幅方向における長尺金属板64の位置が基準から50mm以上ずれたことがあったかどうかによって判定した。すなわち、幅方向における長尺金属板64の位置が基準から50mm以上ずれたことが検出された場合、「寄りが発生した」と判定した。また本評価においては、エッチング工程後の長尺金属板64に亀裂が入ること、すなわち、いわゆる「板切れ」が発生したかどうかについても評価した。図22において、発生し得る板切れが符号Fで表されている。図22に示すように、板切れFは、ミシン目や、エッチングが施された有効領域22を起点として生じやすい。板切れが生じると、長尺金属板64および長尺金属板64上に設けられたレジスト膜などがエッチング槽に落下し、この結果、エッチング槽の洗浄が必要になってしまうことがある。このため、蒸着マスク20の歩留り向上という観点だけでなく、製造ラインの保全という観点からも、板切れの発生を抑制することが好ましい。
 評価の結果、第1巻き体から得られた、第1形態の長尺金属板64に基づく蒸着マスクの製造工程においては、「座屈折れ」および「板切れ」は生じなかったが、「寄り」が生じていた。
 〔1次効果の評価 その2〕
 上述の蒸着マスクの製造方法を用いて、第1巻き体の長尺金属板64から蒸着マスク20を製造した。図23は、本評価による蒸着マスク20を構成するための複数の金属板21が割り付けられた長尺金属板64を示す図である。
 図23に示すように、本評価において、長尺金属板64の長手方向において各金属板21を区画する一対の第1破断線24aは、長尺金属板64の長手方向に沿って延びる貫通孔で構成されている。蒸着マスク(蒸着用メタルマスク)においては、マスクフレームに蒸着マスクを架張することによって、ガラス基板に対する蒸着マスクの孔位置合わせを行う。このため、従来のシャドーマスクとは異なり、長手方向に沿って破断線を破断させる時に生じる微小な変形も許されない。従って、図24に示すように、長手方向に延びる第1破断線24aを貫通孔で構成している。また本評価において、長尺金属板64の第1面64aは、有効領域22の全域にわたってエッチングされている。その他の点は、上述の「1次効果の評価 その1」の場合と同様にして、上述の「寄り」、「座屈折れ」および「板切れ」が発生するかどうかを評価した。
 図23に示す上述の形態の長尺金属板64を、後の説明において、「第2形態の長尺金属板64」とも称する。
 評価の結果、第1巻き体から得られた、第2形態の長尺金属板64に基づく蒸着マスクの製造工程においては、「座屈折れ」は生じなかったが、「寄り」および「板切れ」が生じていた。
 (第2~第20巻き体および第2~第20サンプル)
 第1巻き体の場合と同様にして、インバー材から構成された母材から、第2巻き体~第20巻き体を製造した。さらに、第1巻き体の場合と同様にして、第2巻き体~第20巻き体に関して、各巻き体から取り出されたサンプルの急峻度の測定、並びに、各巻き体の長尺金属板から作製された蒸着マスクに関する上述の「1次効果 その1」および「1次効果 その2」を実施した。
 (各サンプルの判定結果のまとめ)
 第1巻き体~第20巻き体から取り出された各サンプルの急峻度の測定結果を、図24に示す。図24に示すように、第4,第5,第8,第9,第12,第13,第15および第16サンプルでは、判定結果が「○」となった。すなわち、上述の条件(1)~(3)がいずれも満たされていた。一方、第1,第2,第3,第6,第7,第10,第11,第14,第17,第18,第19および第20サンプルにおいては、判定結果が「×」となった。すなわち、上述の条件(1)~(3)の少なくとも1つが満たされていなかった。
 具体的には、上述の条件(1)が、第17,第18,第19および第20サンプルにおいて満たされていなかった。また、上述の条件(2)が、第1,第2,第3,第7,第11,第14および第17サンプルにおいて満たされていなかった。また、上述の条件(3)が、第3,第6および第10サンプルにおいて満たされていなかった。
 (各巻き体に関する「1次効果 その1」のまとめ)
 第1巻き体~第20巻き体から上述の第1形態の長尺金属板を作製することに関する上述の「1次効果 その1」の結果を、図25に示す。図25に示すように、第4,第5,第8,第9,第12,第13,第14,第15および第16巻き体から得られた第1形態の長尺金属板64では、判定結果が「○」となった。すなわち、「寄り」、「座屈折れ」または「板切れ」のいずれもが生じなかった。一方、第1,第2,第3,第6,第7,第10,第11,第17,第18,第19および第20巻き体から得られた第1形態の長尺金属板64においては、判定結果が「×」となった。すなわち、「寄り」、「座屈折れ」および「板切れ」の少なくとも1つが生じていた。
 「座屈折れ」は、第17,第18,第19および第20巻き体から得られた第1形態の長尺金属板64において生じていた。ここで上述のように、第17,第18,第19および第20巻き体から取り出された第17,第18,第19および第20サンプルにおいては、上述の条件(1)が満たされていなかった。従って、上述の条件(1)は、座屈折れと密接な関係にあると言える。なお図25に示すように、エッチング工程の前に座屈折れが生じてしまった場合、エッチング工程後の評価を実施することができなかった。
 「寄り」は、第1,第2,第3,第6,第7,第10,第11および第17巻き体から得られた第1形態の長尺金属板64において生じていた。ここで上述のように、第1,第2,第3,第6,第7,第10,第11および第17巻き体から取り出された第1,第2,第3,第6,第7,第10,第11および第17サンプルにおいては、上述の条件(2)または(3)の少なくともいずれか一方が満たされていなかった。従って、上述の条件(2),(3)は、寄りと密接な関係にあると言える。
 図25に示すように、どの巻き体を用いた場合であっても、第1形態の長尺金属板64に関しては「板切れ」が生じていなかった。
 図24と図25との対比から分かるように、上述の条件(1)~(3)に基づく判定結果が○となった巻き体から作製された長尺金属板64においては、蒸着マスク20の製造工程における「寄り」、「座屈折れ」および「板切れ」のいずれも生じなかった。すなわち、上述の条件(1)~(3)を利用することにより、蒸着マスク20の製造工程において安定に搬送され得る長尺金属板64を供給することができる巻き体を選別することができると言える。従って、上述の条件(1)~(3)は、有力な判断手法であると考える。
 (各巻き体に関する「1次効果 その2」のまとめ)
 第1巻き体~第20巻き体から上述の第2形態の長尺金属板を作製することに関する上述の「1次効果 その2」の結果を、図26に示す。図26に示すように、第4,第5,第8,第9,第12,第13,第15および第16巻き体から得られた第2形態の長尺金属板64では、判定結果が「○」となった。すなわち、「寄り」、「座屈折れ」または「板切れ」のいずれもが生じなかった。一方、第1,第2,第3,第6,第7,第10,第11,第14,第17,第18,第19および第20巻き体から得られた第2形態の長尺金属板64においては、判定結果が「×」となった。すなわち、「寄り」、「座屈折れ」および「板切れ」の少なくとも1つが生じていた。
 「座屈折れ」は、第14,第17,第18,第19および第20巻き体から得られた第2形態の長尺金属板64において生じていた。特に、第14巻き体においては、エッチング工程の前には座屈折れは生じなかったが、エッチング工程の後には座屈折れが生じていた。ここで、第14巻き体から切り出された第14サンプルの急峻度の測定結果においては、図24に示すように、一端側部分R2における急峻度の最大値K2maxおよび他端側部分R3における急峻度の最大値K3maxのいずれもが、中央部分R1における急峻度の最大値K1maxよりも小さくなっていた。すなわち、上述の条件(2)が満たされていなかった。
 ところで、第14巻き体以外の巻き体においては、図24および図25に示すように、条件(2)が満たされていないことと、「寄り」が生じることとが密接に関連していた。また、図25に示すように、第1形態の長尺金属板64を第14巻き体から作製した場合には、座屈折れは生じなかった。以下、第2形態の長尺金属板64を第14巻き体から作製した場合に、座屈折れが生じてしまった原因について考察する。
 条件(2)が満たされなかったサンプルが得られた巻き体は、第14巻き体以外では、上述のように第1,第2,第3,第7,第11および第17巻き体である。これらの巻き体から得られたサンプルにおいては、図24に示すように、一端側部分R2における急峻度の最大値K2maxまたは他端側部分R3における急峻度の最大値K3maxのいずれか一方のみが、中央部分R1における急峻度の最大値K1maxよりも小さくなっていた。このことから、条件(2)によって引き起こされ得る不具合は、K2maxおよびK3maxのいずれか一方がK1maxより小さいかどうかによって、「寄り」が発生し得ると考えられる。また、K2maxおよびK3maxのいずれもがK1maxよりも小さい場合であっても、第1形態の長尺金属板64を作製した場合には座屈折れは生じなかった。このことから、条件(2)に起因する座屈折れは、K2maxおよびK3maxのいずれもがK1maxよりも小さく、かつ、長尺金属板64のエッチングが広域にわたって実施される場合、例えば第1破断線24aが貫通孔として形成される場合や、有効領域22が全域にわたってエッチングされる場合などに生じる可能性があると言える。そして上述の条件(2)によれば、エッチングの程度によっては生じ得る座屈折れを、巻き体の段階で予測することができると言える。
 「寄り」は、第1,第2,第3,第6,第7,第10,第11および第17巻き体から得られた第2形態の長尺金属板64において生じていた。このように、寄りが生じた巻き体は、第1形態の長尺金属板64を作製した場合と、第2形態の長尺金属板64を作製した場合とで一致していた。
 「板切れ」は、第1,第2,第3,第6,第7,第10,第11および第17巻き体から得られた第2形態の長尺金属板64において生じていた。このように、第2形態の長尺金属板64を作製した場合、板切れが生じた巻き体は、寄りが生じた巻き体と同一であった。従って、長尺金属板64のエッチングが広域にわたって実施される場合、上述の条件(2),(3)は、寄りだけでなく板切れとも密接な関係にあると言える。
 図24と図26との対比から分かるように、上述の条件(1)~(3)に基づく判定結果と、「座屈折れ」、「寄り」および「板切れ」に基づく判定結果とは完全に一致していた。すなわち、上述の条件(1)~(3)を利用することにより、蒸着マスク20の製造工程において不具合を生じさせ得る巻き体を無駄なく排除することができると言える。従って、上述の条件(1)~(3)は、長尺金属板64のエッチングが広域にわたって実施される場合に特に有力な判断手法であると考える。

Claims (12)

  1.  複数の貫通孔を形成してマスクを製造するために用いられる金属板の製造方法であって、
     前記マスクの前記貫通孔は、搬送されている長尺状の前記金属板をエッチングすることによって形成されるものであり、
     前記金属板の製造方法は、
     母材を圧延して前記金属板を得る圧延工程と、
     前記金属板の幅方向における一端および他端を所定範囲にわたって切り落とす切断工程と、を備え、
     前記切断工程後の前記金属板は、その長手方向における長さがその幅方向の位置に応じて異なることに起因する波打ち形状を少なくとも部分的に有しており、
     前記切断工程後の前記金属板の前記波打ち形状の前記長手方向における周期に対する、前記波打ち形状の高さの百分率を急峻度と称する場合、以下の条件(1)~(3)が満たされており、
     (1)前記切断工程後の前記金属板の幅方向の中央部分における急峻度の最大値が、0.4%以下であること;
     (2)前記中央部分における急峻度の最大値が、前記切断工程後の前記金属板の幅方向の一端側部分における急峻度の最大値以下であり、かつ、前記切断工程後の前記金属板の幅方向の他端側部分における急峻度の最大値以下であること;および、
     (3)前記一端側部分における急峻度の最大値と、前記他端側部分における急峻度の最大値と、の差が0.4%以下であること;
     前記一端側部分、前記中央部分および前記他端側部分はそれぞれ、前記切断工程後の前記金属板の幅の30%、40%および30%を占める部分である、金属板の製造方法。
  2.  前記金属板から製造される前記マスクは、所望のパターンで蒸着を行うために用いられる蒸着マスクである、請求項1に記載の金属板の製造方法。
  3.  前記切断工程において切断される前記金属板の一端側の範囲および他端側の範囲は、前記切断工程の前に実施される、前記金属板の前記波打ち形状の観察工程の結果に基づいて決定される、請求項1または2に記載の金属板の製造方法。
  4.  前記圧延工程によって得られた前記金属板をアニールして、前記金属板の内部応力を除去するアニール工程をさらに備え、
     前記アニール工程は、前記圧延された母材を長手方向に引っ張りながら実施される、請求項1または2に記載の金属板の製造方法。
  5.  前記母材が、インバー材から構成されている、請求項1または2に記載の金属板の製造方法。
  6.  複数の貫通孔を形成してマスクを製造するために用いられる金属板であって、
     前記マスクの前記貫通孔は、搬送されている長尺状の前記金属板をエッチングすることによって形成されるものであり、
     前記金属板は、その長手方向における長さがその幅方向の位置に応じて異なることに起因する波打ち形状を少なくとも部分的に有しており、
     前記金属板の前記波打ち形状の前記長手方向における周期に対する、前記波打ち形状の高さの百分率を急峻度と称する場合、以下の条件(1)~(3)が満たされており、
     (1)前記金属板の幅方向の中央部分における急峻度の最大値が、0.4%以下であること;
     (2)前記中央部分における急峻度の最大値が、前記金属板の幅方向の一端側部分における急峻度の最大値以下であり、かつ、前記金属板の幅方向の他端側部分における急峻度の最大値以下であること;および、
     (3)前記一端側部分における急峻度の最大値と、前記他端側部分における急峻度の最大値と、の差が0.4%以下であること;
     前記一端側部分、前記中央部分および前記他端側部分はそれぞれ、前記金属板の幅の30%、40%および30%を占める部分である、金属板。
  7.  前記金属板から製造される前記マスクは、所望のパターンで蒸着を行うために用いられる蒸着マスクである、請求項6に記載の金属板。
  8.  前記金属板が、インバー材から構成されている、請求項6または7に記載の金属板。
  9.  複数の貫通孔が形成されたマスクを製造する方法であって、
     その長手方向における長さがその幅方向の位置に応じて異なることに起因する波打ち形状を少なくとも部分的に有する金属板を準備する工程と、
     前記金属板上にレジストパターンを形成するレジストパターン形成工程と、
     前記金属板のうち前記レジストパターンによって覆われていない領域をエッチングし、前記金属板に、前記貫通孔を画成するようになる凹部を形成するエッチング工程と、を備え、
     前記金属板の前記波打ち形状の前記長手方向における周期に対する、前記波打ち形状の高さの百分率を急峻度と称する場合、以下の条件(1)~(3)が満たされており、
     (1)前記金属板の幅方向の中央部分における急峻度の最大値が、0.4%以下であること;
     (2)前記中央部分における急峻度の最大値が、前記金属板の幅方向の一端側部分における急峻度の最大値以下であり、かつ、前記金属板の幅方向の他端側部分における急峻度の最大値以下であること;および、
     (3)前記一端側部分における急峻度の最大値と、前記他端側部分における急峻度の最大値と、の差が0.4%以下であること;
     前記一端側部分、前記中央部分および前記他端側部分はそれぞれ、前記金属板の幅の30%、40%および30%を占める部分である、マスクの製造方法。
  10.  前記マスクは、所望のパターンで蒸着を行うために用いられる蒸着マスクであり、
     前記蒸着マスクは、複数の貫通孔が形成された有効領域と、前記有効領域の周囲に位置する周囲領域と、を備え、
     前記エッチング工程は、前記金属板のうち前記レジストパターンによって覆われていない領域をエッチングし、前記有効領域をなすようになる前記金属板の領域内に、前記貫通孔を画成するようになる凹部を形成するものである、請求項9に記載のマスクの製造方法。
  11.  前記レジストパターン形成工程は、
     前記金属板上にレジスト膜を形成する工程と、
     前記レジスト膜に露光マスクを真空密着させる工程と、
     前記露光マスクを介して前記レジスト膜を所定のパターンで露光する工程と、を有する、請求項9または10に記載のマスクの製造方法。
  12.  前記金属板が、インバー材から構成されている、請求項9または10に記載のマスクの製造方法。
