窒化シリコン膜は、熱CVD(Chemical Vapor Deposition)、Cat-CVD、表面波プラズマCVD等を用いて成膜される。ここで熱CVDでは、高温雰囲気で成膜するため、成膜中の膜表面に付着した窒化シリコンの前駆体(原料ガスのSiH4から生成されたSiHxおよび原料ガスのNH3から生成されたNHx)が適切な位置まで移動しやすい。そのため窒化シリコン膜の膜密度が高くなり、その結果、窒化シリコン膜のガスバリア性が高くなる。また、高温雰囲気で成膜すると、シリコンと水素の結合(以下、「Si-H」と記載する)および窒素と水素の結合(以下、「N-H」と記載する)が切れやすく、窒化シリコン膜に残留する水素濃度が低くなる。一方、低温雰囲気で成膜すると、成膜中の膜表面に付着した窒化シリコンの前駆体が適切な位置まで移動しにくい。そのため窒化シリコン膜の膜密度が低くなり、その結果、窒化シリコン膜のガスバリア性が低くなる。また、低温雰囲気で成膜すると、Si-HおよびN-Hが切れにくく、窒化シリコン膜に残留する水素濃度が高くなる(例えば、特許文献1、段落0016~0018参照)。
本発明の一態様に係る封止膜は、窒化シリコンを主成分とする封止膜において、Si-Hに由来する水素濃度とN-Hに由来する水素濃度の合計が3E22atoms/cm3以上であり、Si-Hに由来する水素濃度の前記合計に対する割合が40%以上である。これにより、良好なガスバリア性およびクラック耐性を得ることができる。
本明細書では、窒化シリコン膜内のSi-Hに由来する水素濃度を、「Si-H水素濃度」と称する。窒化シリコン膜内のN-Hに由来する水素濃度を、「N-H水素濃度」と称する。窒化シリコン膜内のSi-H水素濃度とN-H水素濃度の合計を「全体の水素濃度」と称する。全体の水素濃度に対するSi-H水素濃度の割合を「Si-H水素濃度比」と称する。全体の水素濃度に対するN-H水素濃度の割合を「N-H水素濃度比」と称する。
図2および図3に、水素濃度の異なる9種類のサンプルの水素濃度および水蒸気透過率の測定結果を示す。
以下、実施の形態1に係る封止膜を備えた電子デバイスの構成を説明する。実施の形態2の電子デバイスは、電子素子として有機EL素子を備える有機ELデバイスである。
実施の形態3の電子デバイスは、電子素子として光学反射素子を備える光学反射デバイスである。

Claims (15)
- 窒化シリコンを主成分とする封止膜において、Si-Hに由来する水素濃度とN-Hに由来する水素濃度の合計が3E22atoms/cm3以上であり、Si-Hに由来する水素濃度の前記合計に対する割合が40%以上である、封止膜。
- Si-Hに由来する水素濃度の前記合計に対する割合が60%以上である、請求項1に記載の封止膜。
- N-Hに由来する水素濃度の前記合計に対する割合が45%以下である、請求項1に記載の封止膜。
- N-Hに由来する水素濃度の前記合計に対する割合が30%以下である、請求項1に記載の封止膜。
- 第1封止膜と、前記第1封止膜と対向する第2封止膜と、前記第1封止膜と前記第2封止膜との間に配された有機EL素子と、を備え、
前記第1封止膜および前記第2封止膜の少なくとも一方が、窒化シリコンを主成分とし、Si-Hに由来する水素濃度とN-Hに由来する水素濃度の合計が3E22atoms/cm3以上であり、Si-Hに由来する水素濃度の前記合計に対する割合が40%以上である、有機ELデバイス。 - さらに、前記第1封止膜の前記有機EL素子とは反対側に配された第1樹脂基板と、
前記第2封止膜の前記有機EL素子とは反対側に配された第2樹脂基板と、
前記第2封止膜と前記有機EL素子との間に配された、窒化シリコンを主成分とする第3封止膜と、を備え、
前記第1および第2封止膜のSi-Hに由来する水素濃度の前記合計に対する割合が、前記第3封止膜のSi-Hに由来する水素濃度の前記合計に対する割合よりも高い、請求項5に記載の有機ELデバイス。 - さらに、前記第1封止膜の前記有機EL素子とは反対側に配された第1樹脂基板と、
前記第2封止膜の前記有機EL素子とは反対側に配された第2樹脂基板と、
前記第2封止膜と前記有機EL素子との間に配された、窒化シリコンを主成分とする第3封止膜と、を備え、
前記第1封止膜および前記第2封止膜の各々のSi-Hに由来する水素濃度とN-Hに由来する水素濃度の合計が、前記第3封止膜のSi-Hに由来する水素濃度とN-Hに由来する水素濃度の合計よりも高い、請求項5に記載の有機ELデバイス。 - さらに、前記第1封止膜の前記有機EL素子とは反対側に配された第1樹脂基板と、
前記第2封止膜の前記有機EL素子とは反対側に配された第2樹脂基板と、
前記第2封止膜と前記有機EL素子との間に配された、窒化シリコンを主成分とする第3封止膜と、を備え、
前記有機EL素子の出射光が、前記第1樹脂基板を介して外部に取り出される場合、前記第1封止膜のN-Hに由来する水素濃度の前記合計に対する割合が、前記第3封止膜のN-Hに由来する水素濃度の前記合計に対する割合よりも低く、前記第3封止膜のN-Hに由来する水素濃度の前記合計に対する割合が、前記第2封止膜のN-Hに由来する水素濃度の前記合計に対する割合よりも低く、
前記有機EL素子の出射光が、前記第2樹脂基板を介して外部に取り出される場合、前記第2封止膜のN-Hに由来する水素濃度の前記合計に対する割合が、前記第3封止膜のN-Hに由来する水素濃度の前記合計に対する割合よりも低く、前記第3封止膜のN-Hに由来する水素濃度の前記合計に対する割合が、前記第1封止膜のN-Hに由来する水素濃度の前記合計に対する割合よりも低い、請求項5に記載の有機ELデバイス。 - さらに、前記第1封止膜と前記有機EL素子との間に配され、前記有機EL素子に電気的に接続された、酸化物半導体膜を含む薄膜トランジスタと、を備え、
前記第1封止膜のSi-Hに由来する水素濃度とN-Hに由来する水素濃度の合計が、前記第2封止膜のSi-Hに由来する水素濃度とN-Hに由来する水素濃度の合計よりも低い、請求項5に記載の有機ELデバイス。 - さらに、前記薄膜トランジスタと前記有機EL素子との間に配された、窒化シリコンを主成分とする第3封止膜を備え、
前記第3封止膜のSi-Hに由来する水素濃度とN-Hに由来する水素濃度の合計が、前記第2封止膜のSi-Hに由来する水素濃度とN-Hに由来する水素濃度の合計よりも低い、請求項9に記載の有機ELデバイス。 - 樹脂基板と前記樹脂基板上に配された封止膜とを含み、前記封止膜は、窒化シリコンを主成分とし、Si-Hに由来する水素濃度の、Si-Hに由来する水素濃度とN-Hに由来する水素濃度の合計に対する割合が40%以上である、可撓性基板。
- Si-Hに由来する水素濃度の、Si-Hに由来する水素濃度とN-Hに由来する水素濃度の合計に対する割合が60%以上である、請求項11に記載の可撓性基板。
- Si-Hに由来する水素濃度とN-Hに由来する水素濃度の合計が3E22atoms/cm3以上である、請求項11に記載の可撓性基板。
- 窒化シリコンを主成分とする封止膜を、表面波プラズマを利用した化学気相成長法により製造する製造方法であって、シランの流量に対するアンモニアの流量の比率を1.0以上2.0以下とする、封止膜の製造方法。
- さらに、前記封止膜が形成される樹脂基板の温度を120℃以下に維持する、請求項14に記載の封止膜の製造方法。
