前記テスター側に前記搬送ステージを指向する第2のカメラを設け、
前記搬送ステージを移動させて前記第1のカメラ及び第2のカメラを互いに対向させて基準位置を確定し、
前記第1のカメラによって前記テスターが有する第1の目印を確認して前記テスターにおけるプローブカードの取り付け部の位置を確定し、
前記第2のカメラによって前記搬送ステージに装着された前記プローブカードが有する第2の目印を確認して前記プローブカードの位置を確定し、
前記確定された基準位置、前記プローブカードの取り付け部の位置及び前記プローブカードの位置に基づいて前記搬送ステージを移動させて前記プローブカードを前記プローブカードの取り付け部に対向させ、
さらに、前記搬送ステージを前記プローブカードの取り付け部へ向けて移動させて前記プローブカードを前記プローブカードの取り付け部に取り付けることを特徴とするプローブカード取り付け方法。 - 前記第1のカメラによって前記第1の目印を確認して前記基準位置から前記プローブカードの取り付け部の中心までの第1の距離を確定し、
前記第2のカメラによって前記第2の目印を確認して前記基準位置から前記プローブカードの中心までの第2の距離を確定し、
前記第2の距離の確定後、前記第1の距離及び前記第2の距離に基づいて前記搬送ステージを移動させて前記プローブカードの中心を前記プローブカードの取り付け部の中心に対向させることを特徴とする請求項1記載のプローブカード取り付け方法。 - 前記第1の目印は前記プローブカードの取り付け部の中心からオフセットし、
前記第1のカメラは前記第1の目印の位置を確定し、
前記第1の距離は、前記基準位置から前記第1の目印の位置までの距離と、前記プローブカードの取り付け部の中心から前記第1の目印の位置までの距離との合計であることを特徴とする請求項2記載のプローブカード取り付け方法。 - 前記第2の目印は前記プローブカードの中心を中心とする円周上に配置されることを特徴とする請求項2又は3記載のプローブカード取り付け方法。
- 少なくとも前記第2のカメラによる前記プローブカードの位置の確定後、前記プローブカードが前記搬送ステージに対して相対的に移動しないように前記搬送ステージが前記プローブカードを保持することを特徴とする請求項1乃至4のいずれか1項に記載のプローブカード取り付け方法。
- 前記搬送ステージは前記プローブカードを真空吸着によって保持することを特徴とする請求項5記載のプローブカード取り付け方法。
- 前記プローブカードが前記搬送ステージへ装着された際、前記プローブカードの前記プローブは前記搬送ステージへ向けて突出し、前記プローブカード及び前記搬送ステージの間にはプローブカード支持部材が介在することを特徴とする請求項1乃至6のいずれか1項に記載のプローブカード取り付け方法。
- 前記プローブカードの取り付け部から前記プローブカードを取り外す際、
前記第2のカメラによって前記搬送ステージに装着された前記プローブカード支持部材が有する第3の目印を確認して前記プローブカード支持部材の位置を確定し、
前記確定された基準位置、前記プローブカードの取り付け部の位置及び前記プローブカード支持部材の位置に基づいて前記搬送ステージを移動させて前記プローブカード支持部材を前記プローブカードの取り付け部に対向させ、
さらに、前記搬送ステージを前記プローブカードの取り付け部へ向けて移動させて前記プローブカード支持部材を前記プローブカードの取り付け部に取り付けられたプローブカードへ当接させることを特徴とする請求項7記載のプローブカード取り付け方法。 - 前記第2のカメラによって前記第3の目印を確認して前記基準位置から前記プローブカード支持部材の中心までの第3の距離を確定し、
前記第3の距離の確定後、前記第1の距離及び前記第3の距離に基づいて前記搬送ステージを移動させて前記プローブカード支持部材の中心を前記プローブカードの取り付け部の中心に対向させることを特徴とする請求項8記載のプローブカード取り付け方法。
