Description
本発明は、情報記録媒体用ガラス基板の製造方法に関する。
コンピュータなどに用いられる情報記録媒体(磁気ディスク記録媒体)には、従来からアルミニウム基板またはガラス基板が用いられている。これらの基板上に磁気薄膜層が形成され、磁気薄膜層を磁気ヘッドで磁化することにより、磁気薄膜層に情報が記録される。
近年、ハードディスクドライブ(HDD)装置においては、記録密度が増々高密度化されてきている。記録密度の高密度化により、情報記録媒体(メディア)と情報記録媒体上を浮上しながら記録の読み書きを行なうヘッドとのギャップ(フライングハイト)は数nm程度にまで狭小化している。
フライングハイトが小さくなるにつれて、情報記録媒体をハードディスクドライブ装置に用いた場合の、媒体に記録されたデータにアクセスする際のリードエラーおよび/またはライトエラー、磁気ヘッドが媒体表面に衝突するヘッドクラッシュなどの問題が発生しやすくなっている。これらの問題を抑制するために、情報記録媒体として許容される基板表面の欠陥の大きさもより小さくなる為、情報記録媒体用ガラス基板としても、より表面平滑性の高さが追及されており、ガラス基板表面に付着する異物、ガラス基板表面のうねりを抑制する為、製造方法に様々な工夫がなされてきた。
一方、近年では、HDDの記憶容量は更に向上され、現在では2.5インチの記録媒体1枚で、記録容量が500GB(片面250GB)、面記録密度が630Gbit/平方インチ以上の記録密度を有するものが開発されている。
情報記録媒体用ガラス基板の製造工程においては、両面研磨装置を用いて、ガラス基板の表面を研磨する工程が採用されている。たとえば、特開2005-8353号公報(特許文献1)には、研磨後のガラス基板を、下側定盤上に載置された下側研磨パッドから回収するための特殊な構造を有する治具が用いられる。
上記した治具を用いて、研磨後のガラス基板を下側定盤上の下側研磨パッドから取り出す際に、ガラス基板が下側研磨パッド上に強固に吸着している場合がある。下側研磨パッドによるガラス基板を吸着する吸着力が大きいと、下側研磨パッド上からガラス基板を取り出す際に大きな力が必要となり、そのため取出し器具を用いた場合はその器具に起因する汚れが新たにガラス基板に付着するおそれがある。
汚れが付着したままのガラス基板を情報記録媒体(磁気ディスク)化した後には、記録特性の低下を招くことになる。
下側研磨パッドからガラス基板を取り出す際の大きな力が、下側研磨パッドおよび下側定盤に加わり、下側研磨パッドおよび下側定盤に損傷を与えるおそれがある。
下側研磨パッドおよび下側定盤に損傷が生じると、これを用いて研磨したガラス基板にスクラッチなどの欠陥が生じ、情報記録媒体化した後に、記録特性の低下を招くことになる。両面研磨装置においては、上側研磨パッドおよび上側定盤においても同様の課題が生じ得る。
本発明は、上記の実情に鑑みてなされたものであって、情報記録媒体用ガラス基板を情報記録媒体化した後に、記録特性の低下を招くことのない情報記録媒体用ガラス基板を提供することが可能な、情報記録媒体用ガラス基板の製造方法を供することを目的とする。
本発明に基づいた情報記録媒体用ガラス基板の製造方法は、複数の発泡孔を含む部材からなる研磨パッドを定盤上に装着し、上記研磨パッドを用いてガラス基板の表面を研磨する研磨装置を用いる、情報記録媒体用ガラス基板の製造方法であって、以下の工程を備える。
上記ガラス基板を上記定盤上に載置する工程と、上記研磨装置により、液体状研磨剤を上記ガラス基板に供給しながら、上記ガラス基板の表面を研磨する工程と、上記定盤から研磨後の上記ガラス基板を取り出す工程と、を備える。
上記研磨パッドに上記液体状研磨剤を供給した状態において、上記研磨パッドの上記ガラス基板への吸着力は、0.50g/cm2以上、15g/cm2以下である。
他の形態においては、上記研磨パッドは、隣接する上記発泡孔を連通する複数の連通孔を有し、上記定盤の法線方向に沿った上記研磨パッドの縦断面において、断面積が0.01mm2以上の上記連通孔が、上記縦断面において25mm2あたり30個以上の密度で存在する。
他の形態においては、上記定盤の法線方向に沿った上記研磨パッドの縦断面において、断面積が0.01mm2以上の上記連通孔が、上記縦断面において25mm2あたり80個以上の密度で存在する。
他の形態においては、上記定盤から研磨後の上記ガラス基板を取り出す工程において、上記研磨パッドが上記液体状研磨剤を含んだ状態のまま、上記定盤から研磨後の上記ガラス基板を取り出す。
他の形態においては、上記定盤から研磨後の上記ガラス基板を取り出す工程において、上記液体状研磨剤の濃度は、上記研磨装置により、上記ガラス基板の表面を研磨する工程における上記液体状研磨剤の濃度と比較して、1.5倍以上である。
本発明によれば、情報記録媒体用ガラス基板を情報記録媒体化した後に、記録特性の低下を招くことのない情報記録媒体用ガラス基板を提供することが可能な、情報記録媒体用ガラス基板の製造方法を提供する。
本発明に基づいた実施の形態および実施例について、以下、図面を参照しながら説明する。実施の形態および実施例の説明において、個数、量などに言及する場合、特に記載がある場合を除き、本発明の範囲は必ずしもその個数、量などに限定されない。実施の形態および実施例の説明において、同一の部品、相当部品に対しては、同一の参照番号を付し、重複する説明は繰り返さない場合がある。
(ガラス基板1・磁気ディスク10)
図1および図2を参照して、まず、本実施の形態に基づく情報記録媒体用ガラス基板の製造方法によって得られるガラス基板1、およびガラス基板1を備えた磁気ディスク10について説明する。図1は、磁気ディスク10(図2参照)に用いられるガラス基板1を示す斜視図である。図2は、情報記録媒体として、ガラス基板1を備えた磁気ディスク10を示す斜視図である。
図1および図2を参照して、まず、本実施の形態に基づく情報記録媒体用ガラス基板の製造方法によって得られるガラス基板1、およびガラス基板1を備えた磁気ディスク10について説明する。図1は、磁気ディスク10(図2参照)に用いられるガラス基板1を示す斜視図である。図2は、情報記録媒体として、ガラス基板1を備えた磁気ディスク10を示す斜視図である。
図1に示すように、磁気ディスク10に用いられるガラス基板1(情報記録媒体用ガラス基板)は、中心に孔1Hが形成された環状の円板形状を呈している。円形ディスク形状のガラス基板1は、表主表面1A、裏主表面1B、内周端面1C、および外周端面1Dを有している。
ガラス基板1の大きさは、特に制限はなく、たとえば外径0.8インチ、1.0インチ、1.8インチ、2.5インチ、または3.5インチなどである。ガラス基板1の厚さは、破損防止の観点から、たとえば0.30mm~2.2mmである。本実施の形態におけるガラス基板1の大きさは、外径が約65mm、内径が約20mm、厚さが約0.8mmである。ガラス基板1の厚さとは、ガラス基板1上の点対称となる任意の複数の点で測定した値の平均によって算出される値である。
図2に示すように、磁気ディスク10は、上記したガラス基板1の表主表面1A上に磁性膜が成膜されて、磁気記録層を含む磁気薄膜層2が形成される。図2中では、表主表面1A上にのみ磁気薄膜層2が形成されているが、裏主表面1B上にも磁気薄膜層2が形成されていてもよい。
磁気薄膜層2は、磁性粒子を分散させた熱硬化性樹脂をガラス基板1の表主表面1A上にスピンコートすることによって形成される(スピンコート法)。磁気薄膜層2は、ガラス基板1の表主表面1Aに対してスパッタリング法、または無電解めっき法等により形成されてもよい。
ガラス基板1の表主表面1Aに形成される磁気薄膜層2の膜厚は、スピンコート法の場合は約0.3μm~約1.2μm、スパッタリング法の場合は約0.04μm~約0.08μm、無電解めっき法の場合は約0.05μm~約0.1μmである。薄膜化および高密度化の観点からは、磁気薄膜層2はスパッタリング法または無電解めっき法によって形成されるとよい。
磁気薄膜層2に用いる磁性材料としては、特に限定はなく従来公知のものが使用できるが、高い保持力を得るために結晶異方性の高いCoを基本とし、残留磁束密度を調整する目的でNiまたはCrを加えたCo系合金などが好適である。熱アシスト記録用に好適な磁性層材料として、FePt系の材料が用いられてもよい。
磁気記録ヘッドの滑りをよくするために磁気薄膜層2の表面に潤滑剤を薄くコーティングしてもよい。潤滑剤としては、たとえば液体潤滑剤であるパーフロロポリエーテル(PFPE)をフレオン系などの溶媒で希釈したものが挙げられる。
さらに、必要により下地層および/または保護層を設けてもよい。磁気ディスク10における下地層は磁性膜に応じて選択される。下地層の材料としては、たとえば、Cr、Mo、Ta、Ti、W、V、B、Al、またはNiなどの非磁性金属から選ばれる少なくとも一種以上の材料が挙げられる。
下地層は単層とは限らず、同一または異種の層を積層した複数層構造としても構わない。たとえば、Cr/Cr、Cr/CrMo、Cr/CrV、NiAl/Cr、NiAl/CrMo、NiAl/CrV等の多層下地層としてもよい。
磁気薄膜層2の摩耗および腐食を防止する保護層としては、たとえば、Cr層、Cr合金層、カーボン層、水素化カーボン層、ジルコニア層、シリカ層などが挙げられる。これらの保護層は、下地層、磁性膜など共にインライン型スパッタ装置で連続して形成できる。これらの保護層は、単層としてもよく、あるいは、同一または異種の層からなる多層構成としてもよい。
上記保護層上に、あるいは上記保護層に替えて、他の保護層を形成してもよい。たとえば、上記保護層に替えて、Cr層の上にテトラアルコキシシランをアルコール系の溶媒で希釈した中に、コロイダルシリカ微粒子を分散して塗布し、さらに焼成して酸化ケイ素(SiO2)層を形成してもよい。
(ガラス基板の製造方法)
次に、図3に示すフローチャートを用いて、本実施の形態における情報記録媒体用ガラス基板(以下、単にガラス基板と称する。)の製造方法について説明する。図3は、実施の形態におけるガラス基板1の製造方法を示すフローチャートである。

本実施の形態におけるガラス基板の製造方法は、ガラスブランク材準備工程(ステップS10)、ガラス基板形成/研削工程(ステップS20)、研磨工程(ステップS30)、化学強化工程(ステップS40)、および洗浄工程(ステップS50)を備えている。化学強化処理工程(ステップS40)を経ることによって得られたガラス基板(図1におけるガラス基板1に相当)に対して、磁気薄膜形成工程(ステップS60)が実施されてもよい。磁気薄膜形成工程(ステップS60)によって、情報記録媒体としての磁気ディスク10が得られる。
以下、これらの各ステップS10~S60の詳細について順に説明する、以下には、各ステップS10~S60間に適宜行なわれる簡易的な洗浄については記載していない。
(ガラスブランク材準備工程)
ガラスブランク材準備工程(ステップS10)においては、ガラス基板を構成するガラス素材が溶融される(ステップS11)。ガラス素材は、たとえば一般的なアルミノシリケートガラスが用いられる。アルミノシリケートガラスは、58質量%~75質量%のSiO2と、5質量%~23質量%のAl2O3と、3質量%~10質量%のLi2Oと、4質量%~13質量%のNa2Oと、を主成分として含有する。溶融したガラス素材は、下型上に流し込まれた後、上型および下型によってプレス成形される(ステップS12)。プレス成形によって、円盤状のガラスブランク材(ガラス母材)が形成される。
ガラスブランク材準備工程(ステップS10)においては、ガラス基板を構成するガラス素材が溶融される(ステップS11)。ガラス素材は、たとえば一般的なアルミノシリケートガラスが用いられる。アルミノシリケートガラスは、58質量%~75質量%のSiO2と、5質量%~23質量%のAl2O3と、3質量%~10質量%のLi2Oと、4質量%~13質量%のNa2Oと、を主成分として含有する。溶融したガラス素材は、下型上に流し込まれた後、上型および下型によってプレス成形される(ステップS12)。プレス成形によって、円盤状のガラスブランク材(ガラス母材)が形成される。
ガラスブランク材は、ダウンドロー法またはフロート法によって形成されたシートガラス(板ガラス)を、研削砥石で切り出すことによって形成されてもよい。またガラス素材も、アルミノシリケートガラスに限られるものではなく、任意の素材であってもよい。
(ガラス基板形成/研削工程)
次に、ガラス基板形成/研削工程(ステップS20)においては、プレス成形されたガラスブランク材の両方の主表面に対して、寸法精度および形状精度の向上を目的として、第1ラップ工程が施される(ステップS21)。ガラスブランク材の両方の主表面とは、後述する各処理を経ることによって、図1における表主表面1Aとなる主表面および裏主表面1Bとなる主表面のことである(以下、両主表面ともいう)。たとえば、粒度#400のアルミナ砥粒(粒径約40~60μm)を用い、表面粗さRmaxで6μm程度に仕上げる。
次に、ガラス基板形成/研削工程(ステップS20)においては、プレス成形されたガラスブランク材の両方の主表面に対して、寸法精度および形状精度の向上を目的として、第1ラップ工程が施される(ステップS21)。ガラスブランク材の両方の主表面とは、後述する各処理を経ることによって、図1における表主表面1Aとなる主表面および裏主表面1Bとなる主表面のことである(以下、両主表面ともいう)。たとえば、粒度#400のアルミナ砥粒(粒径約40~60μm)を用い、表面粗さRmaxで6μm程度に仕上げる。
第1ラップ工程の後、円筒状のダイヤモンドドリルなどを用いて、ガラスブランク材の中心部に対してコアリング(内周カット)処理が施される(ステップS22)。コアリング処理によって、中心部に孔の開いた円環状のガラス基板が得られる。中心部の孔に対しては、所定の面取り加工が施されてもよい。
ガラス基板の内周端面および外周端面がブラシによって鏡面状に研磨される(ステップS22)。研磨砥粒としては、酸化セリウム砥粒を含むスラリーが用いられる。
次に、ガラス基板の両主表面に対して第2ラップ工程が施される(ステップS23)。第2ラップ工程は、遊星歯車機構を利用した両面研削装置を用いて行なわれる。具体的には、ガラスブランク材の両主表面に上下から定盤を押圧させ、水、研削液または潤滑液を両主表面上に供給し、ガラスブランク材とラップ定盤とを相対的に移動させて、第2ラップ工程が行なわれる。
第2ラップ工程によって、ガラス基板としてのおおよその平行度、平坦度、および厚みなどが予備調整され、おおよそ平坦な主表面を有するガラス母材が得られる。第2ラップ工程では、発生する研削痕を小さくするため、上記第1ラップ工程と比較して微細な砥粒を用いる。たとえば、定盤上にダイヤモンドタイルパッド等の固定砥粒を取りつけることにより、ガラス基板両面上を表面粗さRmaxで2μm程度に仕上げる。
(研磨工程)
次に、研磨工程(ステップS30)においては、第1ポリッシュ工程(粗研磨)として、上記第2ラップ工程(ステップS23)においてガラス基板の両主表面に残留したキズを除去しつつ、ガラス基板の反りを矯正する(ステップS31)。第1ポリッシュ工程においては、遊星歯車機構を利用した両面研磨装置が使用される。たとえば、硬質ベロア、発泡ポリウレタン、またはピッチ含浸スウェードなどの研磨パッドを用いて研磨が行なわれる。研磨剤としては、一般的な酸化セリウム砥粒を主成分とする液体状研磨剤としてのスラリーが用いられる。第1ポリッシュ工程で研磨された基板は、第1ポリッシュ取り出し工程で回収される。
次に、研磨工程(ステップS30)においては、第1ポリッシュ工程(粗研磨)として、上記第2ラップ工程(ステップS23)においてガラス基板の両主表面に残留したキズを除去しつつ、ガラス基板の反りを矯正する(ステップS31)。第1ポリッシュ工程においては、遊星歯車機構を利用した両面研磨装置が使用される。たとえば、硬質ベロア、発泡ポリウレタン、またはピッチ含浸スウェードなどの研磨パッドを用いて研磨が行なわれる。研磨剤としては、一般的な酸化セリウム砥粒を主成分とする液体状研磨剤としてのスラリーが用いられる。第1ポリッシュ工程で研磨された基板は、第1ポリッシュ取り出し工程で回収される。
第2ポリッシュ工程(精密研磨)においては、ガラス基板に研磨加工が再度実施され、ガラス基板の両主表面上に残留した微小欠陥等が解消される(ステップS33)。ガラス基板の両主表面は鏡面状に仕上げられることによって所望の平坦度に形成され、ガラス基板の反りも解消される。第2ポリッシュ工程においては、遊星歯車機構を利用した両面研磨装置が使用される。研磨パッドには、たとえば、発泡ポリウレタンを素材とする軟質ポリッシャであるスウェードパッドを用いて研磨が行なわれる。研磨剤としては、第1ポリッシュ工程で用いた酸化セリウムよりも微細である、一般的なコロイダルシリカを主成分とする液体状研磨剤としてのスラリーが用いられる。
ここで、図4を参照して、両面研磨装置2000の概略構成について説明する。図4は、研磨工程に用いられる両面研磨装置2000の部分斜視図である。
両面研磨装置2000は、上定盤(上側砥石保持定盤)300と、下定盤(下側砥石保持定盤)400と、上定盤300の下定盤400に対向する側(ガラス基板側)の下面に装着された上側研磨パッド310と、下定盤400の上定盤300に対向する側(ガラス基板側)の上面に装着された下側研磨パッド410と、を備える。
上側研磨パッド310および下側研磨パッド410は、ガラス基板1の両主表面を研磨加工するための加工部材である。上定盤300と下定盤400とは、キャリア500の公転方向に対して互いに反対方向に回転するようになっている。下定盤400と対向する上側研磨パッド310の表面は、上側の研磨面311を形成する。上定盤300と対向する下側研磨パッド410の表面は、下側の研磨面411を形成する。上定盤300と下定盤400との間に形成される隙間に、キャリア500が配置される。ディスク状のガラス基板1は、このキャリア500に複数枚保持される。
ガラス基板1は、上定盤300と下定盤400との間に挟まれ、上定盤300と下定盤400とによってガラス基板の厚み方向に応力が加えられる。これにより、ガラス基板の両主表面は、上側研磨パッド310の研磨面311および下側研磨パッド410の研磨面411に押圧される。この状態で、ガラス基板の一方の主表面に対して上側研磨パッド310の研磨面311が相対移動することにより、当該一方の主表面が研磨される。同時に、ガラス基板の他方の主表面に対して下側研磨パッド410の研磨面411が相対移動することにより、当該他方の主表面が研磨される。このようにして、両面研磨装置2000を使用して、ガラス基板の両主表面が同時に研磨される。
両面研磨装置を使用した精密研磨後、上側研磨パッド310の研磨面311および下側研磨パッド410の研磨面411に貼り付いたガラス基板1を、研磨パッドから取り出す。ガラス基板の研磨パッドから取り出しについては後述する。
(化学強化工程)
ガラス基板1が洗浄された後、化学強化処理液にガラス基板1を浸漬することによって、ガラス基板1の両主表面に化学強化層を形成する(ステップS40)。ガラス基板1が洗浄された後、300℃に加熱された硝酸カリウム(70%)と硝酸ナトリウム(30%)との混合用液などの化学強化処理液中に、ガラス基板1を30分間程度浸漬することによって、化学強化を行なう。
ガラス基板1が洗浄された後、化学強化処理液にガラス基板1を浸漬することによって、ガラス基板1の両主表面に化学強化層を形成する(ステップS40)。ガラス基板1が洗浄された後、300℃に加熱された硝酸カリウム(70%)と硝酸ナトリウム(30%)との混合用液などの化学強化処理液中に、ガラス基板1を30分間程度浸漬することによって、化学強化を行なう。
ガラス基板1に含まれるリチウムイオン、ナトリウムイオン等のアルカリ金属イオンは、これらのイオンに比べてイオン半径の大きなカリウムイオン等のアルカリ金属イオンによって置換される(イオン交換法)。
イオン半径の違いによって生じる歪みより、イオン交換された領域に圧縮応力が発生し、ガラス基板1の両主表面が強化される。たとえば、ガラス基板1の両主表面において、ガラス基板1表面から約5μmまでの範囲に化学強化層を形成し、ガラス基板1の剛性を向上させてもよい。以上のようにして、図1に示すガラス基板1に相当するガラス基板が得られる。
ガラス基板1に対しては、両主表面上における取り代が0.1μm以上0.5μm以下のポリッシュ処理がさらに施されてもよい。化学強化工程を経た後にガラス基板1の主表面上に残留している付着物が除去されることによって、ガラス基板1を用いて製造される磁気ディスクにヘッドクラッシュが発生することが低減される。ポリッシュ処理における両主表面上の取り代を0.1μm以上0.5μm以下とすることによって、化学強化処理によって発生した応力の不均一性が表面に現れることもなくなる。本実施の形態におけるガラス基板の製造方法としては、以上のように構成される。
第1ポリッシュ工程(粗研磨)と第2ポリッシュ工程(精密研磨)との間に、化学強化工程を施してもかまわない。
(洗浄工程)
次に、ガラス基板は洗浄される(ステップS50)。ガラス基板1の両主表面が洗剤、純水、オゾン、IPA(イソプロピルアルコール)、またはUV(ultraviolet)オゾンなどによって洗浄されることによって、ガラス基板1の両主表面に付着した付着物が除去される。
次に、ガラス基板は洗浄される(ステップS50)。ガラス基板1の両主表面が洗剤、純水、オゾン、IPA(イソプロピルアルコール)、またはUV(ultraviolet)オゾンなどによって洗浄されることによって、ガラス基板1の両主表面に付着した付着物が除去される。
その後、ガラス基板1の表面上の付着物の数が、光学式欠陥検査装置等を用いて検査される。
(磁気薄膜形成工程)
化学強化処理が完了したガラス基板(図1に示すガラス基板1に相当)の両主表面(またはいずれか一方の主表面)に対し、磁性膜が形成されることにより、磁気薄膜層2が形成される。磁気薄膜層2は、Cr合金からなる密着層、CoFeZr合金からなる軟磁性層、Ruからなる配向制御下地層、CoCrPt合金からなる垂直磁気記録層、C系からなる保護層、およびF系からなる潤滑層が順次成膜されることによって形成される。磁気薄膜層2の形成によって、図2に示す磁気ディスク10に相当する垂直磁気記録ディスクを得ることができる。
化学強化処理が完了したガラス基板(図1に示すガラス基板1に相当)の両主表面(またはいずれか一方の主表面)に対し、磁性膜が形成されることにより、磁気薄膜層2が形成される。磁気薄膜層2は、Cr合金からなる密着層、CoFeZr合金からなる軟磁性層、Ruからなる配向制御下地層、CoCrPt合金からなる垂直磁気記録層、C系からなる保護層、およびF系からなる潤滑層が順次成膜されることによって形成される。磁気薄膜層2の形成によって、図2に示す磁気ディスク10に相当する垂直磁気記録ディスクを得ることができる。
本実施の形態における磁気ディスクは、磁気薄膜層から構成される垂直磁気ディスクの一例である。磁気ディスクは、いわゆる面内磁気ディスクとして磁性層等から構成されてもよい。
(第2ポリッシュ工程S33)
ここで、図5から図7を参照して、第2ポリッシュ工程S33の詳細について説明する。図5は、第2ポリッシュ工程S33の内訳を示すフローチャート、図6は、背景技術における下側研磨パッド410の拡大縦断面図、図7は、実施の形態における下側研磨パッド410の拡大縦断面図である。以下、主として、下側研磨パッドおよび下側定盤について説明するが、上側研磨パッドおよび上側定盤についていても同様である。
ここで、図5から図7を参照して、第2ポリッシュ工程S33の詳細について説明する。図5は、第2ポリッシュ工程S33の内訳を示すフローチャート、図6は、背景技術における下側研磨パッド410の拡大縦断面図、図7は、実施の形態における下側研磨パッド410の拡大縦断面図である。以下、主として、下側研磨パッドおよび下側定盤について説明するが、上側研磨パッドおよび上側定盤についていても同様である。
図5を参照して、第2ポリッシュ工程S33は、キャリア配置工程(S331)、ガラス基板配置工程(S332)、研磨工程(S333)、ガラス基板取出工程(S334)、およびキャリア取出工程(S335)を有している。
これらの各工程において、ガラス基板取出工程(S334)においては、ガラス基板1の下側研磨パッド410への吸着が問題となっていた。これは、図6に示すように、背景技術においては、下側研磨パッド410には、個々の発泡孔410hが隣接する発泡孔410hに対して独立した、もしくは、隣接する発泡孔410hと連通しているものが非常に少ない、独立発泡構造の研磨パッドが用いられていることに起因する。
そのため、研磨工程(S333)中は、ガラス基板1は、上側研磨パッド310および下側研磨パッド410に挟まれた状態で押圧されているため、上側研磨パッド310および下側研磨パッド410(特に、下側に位置する下側研磨パッド410)が、ガラス基板1に強固に吸着する現象が生じていた(図中矢印S2に示す吸着力)。
一方、図7に、本実施の形態における下側研磨パッド410の拡大図を示す。本実施の形態における下側研磨パッド410には、独立発泡構造ではなく、連続発泡構造を有するが研磨パッド採用されている。したがって、この下側研磨パッド410においては、隣接する発泡孔410hを連通する連通孔410cが形成されている。具体的な材料としては、湿式凝固法により形成された、発泡ポリウレタンを素材とスウェードパッドが挙げられる。
このように、下側研磨パッド410に連続発泡構造を用いることで、隣接する発泡孔410h間において、スラリーの流れおよび空気の流れが(図7中左右方向の矢印)生じるため、下側研磨パッド410によるガラス基板1の吸着力(図7中の矢印S1で示す吸着力)を低下させることができる。
ここで、下側研磨パッド410にスラリーを供給した状態である研磨工程(S333)においては、下側研磨パッド410によるガラス基板1の吸着力は、0.50g/cm2以上、15g/cm2以下であることが好ましい。
吸着力が0.50g/cm2未満になるとガラス基板1と研磨パッドとの間の滑りが大きくなり、研磨パッドによるガラス基板1の表面の研磨が期待できなくなるからである。吸着力が15g/cm2を越えると、下側研磨パッド410からガラス基板1を取り出す際に加える力が大きくなり過ぎる(吸着力が大き過ぎる)からである。
下側研磨パッド410は、下定盤400の法線方向に沿った下側研磨パッド410の縦断面(図7に示す断面)において、断面積Sが0.01mm2以上の連通孔410cが、縦断面において25mm2あたり30個以上の密度で存在するとよい。これにより、下側研磨パッド410によるガラス基板1の吸着力を、上記範囲に設定することができる。
好ましくは、下側研磨パッド410の縦断面において、断面積Sが0.01mm2以上の連通孔410cが、縦断面において25mm2あたり80個以上の密度で存在することが好ましい。これにより、下側研磨パッド410によるガラス基板1の吸着力を、より好ましい範囲に設定することができる。
ガラス基板取出工程(S334)においては、下側研磨パッド410がスラリーを含んだ状態のまま、下定盤400から研磨後のガラス基板1を取り出すことが好ましい。背景技術においては、研磨工程(S333)後にスラリーを洗い流すための洗浄を実施していた。しかし、この洗浄を実施することで、下側研磨パッド410によるガラス基板1の吸着力が高まることを知見した。本実施の形態では、ガラス基板取出工程(S334)の後に、ガラス基板1および下側研磨パッド410の洗浄を実施した。
さらに、ガラス基板取出工程(S334)におけるスラリーの濃度が、両面研磨装置2000による研磨工程(S333)における濃度と比較して、1.5倍以上であることが好ましい。これにより、さらに、ガラス基板取出工程(S334)における下側研磨パッド410によるガラス基板1の吸着力を低下させることができる。具体的には、ガラス基板取出工程(S334)において、新たなスラリーを追加するとよい。
(実施例)
以下、図8を参照しながら、本実施の形態に基づいた実施例について説明する。図8は、実施例1から実施例5および比較例1から比較例3におけるディフェクト検査結果およびリードライト試験結果を示す図である。実施例1から実施例5および比較例1から比較例3においては、すべて第1ポリッシュ工程(S31)までは、図3に示す工程を採用している。
以下、図8を参照しながら、本実施の形態に基づいた実施例について説明する。図8は、実施例1から実施例5および比較例1から比較例3におけるディフェクト検査結果およびリードライト試験結果を示す図である。実施例1から実施例5および比較例1から比較例3においては、すべて第1ポリッシュ工程(S31)までは、図3に示す工程を採用している。
第2ポリッシュ工程(S33)の研磨工程(S333)で使用するスラリーの濃度は全て15wt%とした。ガラス基板取出工程(S334)では、使用する研磨パッド(上側研磨パッド310および下側研磨パッド410)と、研磨工程(S333)終了後のスラリー状態とを、図8の8条件(実施例1から実施例5および比較例1から比較例3)に分けて実施した。
実施例1および比較例1とでは、研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程を行なった。
実施例2および実施例3では、研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、研磨工程(S333)の開始時には、15wt%の濃度であったスラリーの濃度が、ガラス基板取出工程(S334)の開始時には、濃度が高くなるように、研磨パッド上に濃度の高いスラリーを散布した。
各実施例、比較例における吸着力は、研磨工程(S333)の直後に、ガラス基板とほぼ同一形状、同一表面粗さである試験片を下側研磨パッド上に載せ、研磨工程と同等の圧力を付加した後に引き上げ、デジタル力量計によって計測した。
第2ポリッシュ工程(S33)の終了後は、全ての実施例および比較例において、ガラス基板1は、化学強化工程(S40)、洗浄工程(S50)を経て、表面の欠陥(ディフェクト)検査を行なった。欠陥検査は、試験装置として、KLA-Tencor社製光学式欠陥検査装置Candela-OSA6100を使用した。
欠陥検査では、各実施例および各比較例で100枚ずつ加工したガラス基板を全数検査し、付着物が10以下で、スクラッチが2以下と判定された基板を良品と判定し、良品数が95枚以上の場合をA(優良)、95枚未満90枚以上の場合をB(良)、90枚未満85枚以上の場合をC(可)、85枚未満の場合をD(不良)と評価した。
さらに、磁気薄膜形成工程(S60)を経て、ガラス基板を情報記録媒体(メディア化)とした後、リードライト試験を行なった。
リードライト試験では、同じく各条件で100枚ずつ加工したガラス基板(情報記録媒体)について磁気記録特性を計測する試験を行なった。試験をクリアした基板が96枚以上の場合をA(優良)、96枚未満92枚以上の場合をB(良)、92枚未満88枚以上の場合をC(可)、88枚未満の場合をD(不可)と評価した。
(実施例1)
実施例1のガラス基板では、吸着力は15.0g/cm2、研磨パッドの連通孔の数は35、ガラス基板取出工程(S334)における研磨パッド上のスラリーの蓄積状態は蓄積有であり、その際のスラリーの濃度は、15wt%であった。研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程を行なった。この実施例1においては、ディフェクト検査の評価は「B」、リードライト試験の評価は、「B」であった。研磨パッドの連通孔の数とは、下定盤400の法線方向に沿った下側研磨パッド410および上側研磨パッド310の縦断面において、断面積Sが0.01mm2以上の連通孔が、25mm2あたりの存在する数を意味する。以下、同様である。
実施例1のガラス基板では、吸着力は15.0g/cm2、研磨パッドの連通孔の数は35、ガラス基板取出工程(S334)における研磨パッド上のスラリーの蓄積状態は蓄積有であり、その際のスラリーの濃度は、15wt%であった。研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程を行なった。この実施例1においては、ディフェクト検査の評価は「B」、リードライト試験の評価は、「B」であった。研磨パッドの連通孔の数とは、下定盤400の法線方向に沿った下側研磨パッド410および上側研磨パッド310の縦断面において、断面積Sが0.01mm2以上の連通孔が、25mm2あたりの存在する数を意味する。以下、同様である。
(実施例2)
実施例1のガラス基板では、吸着力は14.5g/cm2、研磨パッドの連通孔の数は35、ガラス基板取出工程(S334)における研磨パッド上のスラリーの蓄積状態は蓄積有であり、その際のスラリーの濃度は、20wt%であった。研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程は行なっていない。この実施例2では、研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、研磨パッド上に濃度の高いスラリーを散布した。この実施例2においては、ディフェクト検査の評価は「B」、リードライト試験の評価は、「B」であった。
実施例1のガラス基板では、吸着力は14.5g/cm2、研磨パッドの連通孔の数は35、ガラス基板取出工程(S334)における研磨パッド上のスラリーの蓄積状態は蓄積有であり、その際のスラリーの濃度は、20wt%であった。研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程は行なっていない。この実施例2では、研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、研磨パッド上に濃度の高いスラリーを散布した。この実施例2においては、ディフェクト検査の評価は「B」、リードライト試験の評価は、「B」であった。
(実施例3)
実施例3のガラス基板では、吸着力は13.0g/cm2、研磨パッドの連通孔の数は35、ガラス基板取出工程(S334)における研磨パッド上のスラリーの蓄積状態は蓄積有であり、その際のスラリーの濃度は、25wt%であった。研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程は行なっていない。この実施例3では、研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、研磨パッド上に濃度の高いスラリーを散布した。この実施例3においては、ディフェクト検査の評価は「A」、リードライト試験の評価は、「A」であった。
実施例3のガラス基板では、吸着力は13.0g/cm2、研磨パッドの連通孔の数は35、ガラス基板取出工程(S334)における研磨パッド上のスラリーの蓄積状態は蓄積有であり、その際のスラリーの濃度は、25wt%であった。研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程は行なっていない。この実施例3では、研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、研磨パッド上に濃度の高いスラリーを散布した。この実施例3においては、ディフェクト検査の評価は「A」、リードライト試験の評価は、「A」であった。
(実施例4)
実施例4のガラス基板では、吸着力は14.0g/cm2、研磨パッドの連通孔の数は63、ガラス基板取出工程(S334)における研磨パッド上のスラリーの蓄積状態は蓄積有であり、その際のスラリーの濃度は、15wt%であった。研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程は行なっていない。この実施例4においては、ディフェクト検査の評価は「B」、リードライト試験の評価は、「B」であった。
実施例4のガラス基板では、吸着力は14.0g/cm2、研磨パッドの連通孔の数は63、ガラス基板取出工程(S334)における研磨パッド上のスラリーの蓄積状態は蓄積有であり、その際のスラリーの濃度は、15wt%であった。研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程は行なっていない。この実施例4においては、ディフェクト検査の評価は「B」、リードライト試験の評価は、「B」であった。
(実施例5)
実施例5のガラス基板では、吸着力は13.0g/cm2、研磨パッドの連通孔の数は88、ガラス基板取出工程(S334)における研磨パッド上のスラリーの蓄積状態は蓄積有であり、その際のスラリーの濃度は、15wt%であった。研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程は行なっていない。この実施例3においては、ディフェクト検査の評価は「A」、リードライト試験の評価は、「A」であった。
実施例5のガラス基板では、吸着力は13.0g/cm2、研磨パッドの連通孔の数は88、ガラス基板取出工程(S334)における研磨パッド上のスラリーの蓄積状態は蓄積有であり、その際のスラリーの濃度は、15wt%であった。研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程は行なっていない。この実施例3においては、ディフェクト検査の評価は「A」、リードライト試験の評価は、「A」であった。
(比較例1)
比較例1のガラス基板では、吸着力は17.5g/cm2、研磨パッドの連通孔の数は24、ガラス基板取出工程(S334)における研磨パッド上のスラリーの蓄積状態は蓄積無であった。研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程を行なった。この比較例1においては、ディフェクト検査の評価は「D」、リードライト試験の評価は、「D」であった。
比較例1のガラス基板では、吸着力は17.5g/cm2、研磨パッドの連通孔の数は24、ガラス基板取出工程(S334)における研磨パッド上のスラリーの蓄積状態は蓄積無であった。研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程を行なった。この比較例1においては、ディフェクト検査の評価は「D」、リードライト試験の評価は、「D」であった。
(比較例2)
比較例2のガラス基板では、吸着力は17.0g/cm2、研磨パッドの連通孔の数は24、ガラス基板取出工程(S334)における研磨パッド上のスラリーの蓄積状態は蓄積有であり、その際のスラリーの濃度は、15wt%であった。研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程は行なっていない。この比較例2においては、ディフェクト検査の評価は「D」、リードライト試験の評価は、「D」であった。
比較例2のガラス基板では、吸着力は17.0g/cm2、研磨パッドの連通孔の数は24、ガラス基板取出工程(S334)における研磨パッド上のスラリーの蓄積状態は蓄積有であり、その際のスラリーの濃度は、15wt%であった。研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程は行なっていない。この比較例2においては、ディフェクト検査の評価は「D」、リードライト試験の評価は、「D」であった。
(比較例3)
比較例3のガラス基板では、吸着力は16.0g/cm2、研磨パッドの連通孔の数は35、ガラス基板取出工程(S334)における研磨パッド上のスラリーの蓄積状態は蓄積無であった。研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程は行なっていない。この比較例3においては、ディフェクト検査の評価は「C」、リードライト試験の評価は、「C」であった。
比較例3のガラス基板では、吸着力は16.0g/cm2、研磨パッドの連通孔の数は35、ガラス基板取出工程(S334)における研磨パッド上のスラリーの蓄積状態は蓄積無であった。研磨工程(S333)終了後、ガラス基板取出工程(S334)の前に、洗浄工程は行なっていない。この比較例3においては、ディフェクト検査の評価は「C」、リードライト試験の評価は、「C」であった。
以上の実施例1~5、および比較例1~3の吸着力に基づく評価結果から、研磨パッドにスラリーを供給した湿潤状態において、研磨パッドのガラス基板1への吸着力は、0.50g/cm2以上、15g/cm2以下であることが好ましいことが確認できた。
実施例1~5、および比較例1~3の連通孔の数に基づく評価結果から、定盤の法線方向に沿った研磨パッドの縦断面において、断面積Sが0.01mm2以上の上記連通孔410cが、縦断面において25mm2あたり30個以上の密度で存在することが好ましく、実施例5から80個以上の密度で存在することがより好ましいことが確認できた。
実施例1~5、および比較例1~3の連通孔の数に基づく評価結果から、定盤の法線方向に沿った研磨パッドの縦断面において、断面積Sが0.01mm2以上の上記連通孔410cが、縦断面において25mm2あたり30個以上の密度で存在することが好ましく、実施例5から80個以上の密度で存在することがより好ましいことが確認できた。
実施例1では、研磨工程S333終了後、ガラス基板取出工程S334の前に、洗浄工程を実施し、比較例3では、研磨工程S333終了後、ガラス基板取出工程S334の前に、洗浄工程を実施していないことから、研磨パッドがスラリーを含んだ状態のまま、定盤から研磨後のガラス基板1を取り出す方がよいことが確認できた。
実施例3では、研磨工程S333終了後、ガラス基板取出工程S334の前に、研磨工程S333の開始時には、15wt%の濃度であったスラリーの濃度が、ガラス基板取出工程S334の開始時には、1.5倍以上となるように、研磨パッド上に濃度の高いスラリーを散布していることから、定盤から研磨後のガラス基板1を取り出す工程において、スラリーの濃度は、ガラス基板1の表面を研磨する工程におけるスラリーの濃度と比較して、1.5倍以上であることが好ましいことが確認できた。
上記実施の形態および実施例においては、両面研磨装置を用いた場合について説明しているが、両面研磨装置に限定されるもものではない。

Claims (5)
- 複数の発泡孔を含む部材からなる研磨パッドを定盤上に装着し、前記研磨パッドを用いてガラス基板の表面を研磨する研磨装置を用いる、情報記録媒体用ガラス基板の製造方法であって、
前記ガラス基板を前記定盤上に載置する工程と、
前記研磨装置により、液体状研磨剤を前記ガラス基板に供給しながら、前記ガラス基板の表面を研磨する工程と、
前記定盤から研磨後の前記ガラス基板を取り出す工程と、
を備え、
前記研磨パッドに前記液体状研磨剤を供給した状態において、前記研磨パッドの前記ガラス基板への吸着力は、0.50g/cm2以上、15g/cm2以下である、情報記録媒体用ガラス基板の製造方法。 - 前記研磨パッドは、
隣接する前記発泡孔を連通する複数の連通孔を有し、
前記定盤の法線方向に沿った前記研磨パッドの縦断面において、断面積が0.01mm2以上の前記連通孔が、前記縦断面において25mm2あたり30個以上の密度で存在する、請求項1に記載の情報記録媒体用ガラス基板の製造方法。 - 前記定盤の法線方向に沿った前記研磨パッドの縦断面において、断面積が0.01mm2以上の前記連通孔が、前記縦断面において25mm2あたり80個以上の密度で存在する、請求項2に記載の情報記録媒体用ガラス基板の製造方法。
- 前記定盤から研磨後の前記ガラス基板を取り出す工程において、
前記研磨パッドが前記液体状研磨剤を含んだ状態のまま、前記定盤から研磨後の前記ガラス基板を取り出す、請求項1から3のいずれかに記載の情報記録媒体用ガラス基板の製造方法。 - 前記定盤から研磨後の前記ガラス基板を取り出す工程において、
前記液体状研磨剤の濃度は、前記研磨装置により、前記ガラス基板の表面を研磨する工程における前記液体状研磨剤の濃度と比較して、1.5倍以上である、請求項4に記載の情報記録媒体用ガラス基板の製造方法。
