Abstract
Description
シリコン(Si)のスパッタリングターゲットにおいても同様に、LSIに悪影響を及ぼす金属不純物の低減だけではなく、スパッタリング中にアーキングやパーティクルを発生させる要因となるシリコンとガス成分の化合物である酸化ケイ素や窒化ケイ素、炭化ケイ素の低減が求められている。
これら3種のSi材料の選定においては、スパッタリングターゲットのサイズ、価格、得られる薄膜の用途から判断される。
近年、450mmウエハの移行に向けて、直径450mmのインゴットが試作レベルでは存在はするが、価格や供給面においてまだ課題が山積されている状態である。
また、粉砕工程で不純物が混入するため高純度化が他法のシリコンに比べ困難で、純度はガス成分(C,N,O)除きでも5~6N程度であった。
しかし、近年の新しいSi薄膜の用途では、従来のシリカ質の坩堝内でシリコンを溶解し、坩堝の底から一方向凝固させた多結晶シリコンインゴットを用いたスパッタリングターゲットは、十分な特性が得られないことが判明してきた。
この窒化ケイ素(Si3N4)からなる異物の存在は、ソーラー用途では太陽光の変換効率に影響しないために、従来は問題にならなかったのであるが、スパッタリングターゲットでは、上記のように大きな問題となることが分かった。
このように、製造コストの面で優位にある溶解法で作製した多結晶シリコンスパッタリングターゲットであっても、いくつか問題があり、これらを解決することが望まれる。
1.溶解法で作製した多結晶シリコンターゲットであって、該ターゲットの任意切断面において、100μm以上の大きさを有する窒化物又は炭化物の存在量が100mm×100mm当たり、平均3個未満であることを特徴とする多結晶シリコンスパッタリングターゲット
2.20μm以上の大きさを有する窒化物又は炭化物の存在量が、100mm×100mm当たり、平均3個未満であることを特徴とする上記1記載の多結晶シリコンスパッタリングターゲット
3.ガス成分を除く純度が6N以上であることを特徴とする上記1又は2記載の多結晶シリコンスパッタリングターゲット
4.曲げ強度が100MPa以上であることを特徴とする上記1~3のいずれか一項に記載の多結晶シリコンスパッタリングターゲット、を提供する。
5.多結晶シリコンスパッタリングターゲットの製造方法であって、原料となるシリコンを電子ビームで溶解すると共に、この溶解したシリコンを90°C以上に加熱した坩堝に流し込んでシリコンインゴットを作製し、これをターゲットに機械加工することを特徴とする多結晶シリコンスパッタリングターゲットの製造方法
6.坩堝として、銅若しくは銅合金の坩堝又はモリブデン製の坩堝を使用することを特徴とする上記5記載の多結晶シリコンスパッタリングターゲットの製造方法

従来はシリコンの純化処理として電子ビーム溶解する技術はあったが、水冷した銅坩堝に注ぐためクラックが入っていた。またソーラー用途では、ナゲット形状に砕いて一方向凝固用の坩堝に投入するので、電子ビーム後のシリコンは脆い方が有利な面があった。そのような背景から坩堝に流し込んだシリコンを、そのままターゲット材料に使用する概念は全くなかった。
坩堝温度が90°C未満では、この効果がない。なお、シリコン投入前に加熱しておく坩堝温度の上限は特に制限はないが、注ぎ込まれる溶融シリコンの熱容量で坩堝温度が過剰に上昇し、坩堝が軟化することや化学反応が生じることを防ぐという理由から350℃とするのが良い。
このように、多結晶シリコンスパッタリングターゲットの強度を高くすることができるので、歩留まりを大きく向上させ、製造コストを低減できるという特徴を有する。
また、坩堝を90°C以上に加熱する媒体として、水、油、インジウム又は錫から選択した一種以上の材料を使用することができる。この加熱媒体は、坩堝厚みの中にチャンネル(流体経路)を形成して、その中を循環させて加熱することができる。
以上の方法では、主としてターゲットの曲げ強度を高めるための製造工程であるが、銅若しくは銅合金の坩堝又はモリブデン製の坩堝を使用することにも特長を有する。
従来の溶融時のシリコンとの反応や固化時の焼き付き防止のために、内壁に窒化ケイ素(Si3N4)を塗布したシリカ質坩堝を使用していないので、図1に示すような針状又は輪状の異物(窒化ケイ素)は発生しない。また、カーボン混入の条件を極力排除することにより、花弁状の炭化ケイ素も低減できる効果を有する。
さらに、本発明は、ガス成分を除く純度を6N以上である多結晶シリコンスパッタリングターゲットを提供することができる。以上によって、スパッタリング時のアーキングやパーティクルの発生を抑制し、良質な膜の形成が可能となる。
ガス成分を除く純度が6Nであるシリコン原料を電子ビーム溶解した。これによるシリコン融液を、70°Cのお湯を循環させて、一定温度に保持した銅坩堝に注ぎ込み固化させた多結晶シリコンインゴットを100mm×100mm×50mmtのブロックに切り出し、その後マルチブレードソーで1mm厚にスライスして100mm×100mm×1mmtのサンプルを作製した。
また、図2に示すような花弁状に炭化ケイ素又は針状又は輪状の窒化ケイ素(Si3N4)の存在は、観察されなかった。
実施例1と同様に作製したシリコン融液を120°Cのシリコーンオイルを循環させて一定温度に保持した銅坩堝に注ぎ込み固化させた多結晶シリコンインゴットを、実施例1と同様に、100mm×100mm×50mmtのブロックに切り出し、その後マルチブレードソーで1mm厚にスライスして100mm×100mm×1mmtのサンプルを作製した。
実施例1と同様に作製したシリコン融液を200°Cのシリコーンオイルを循環させて一定温度に保持した銅坩堝に注ぎ込み固化させた多結晶シリコンインゴットを、実施例1と同様に、100mm×100mm×50mmtのブロックに切り出し、その後マルチブレードソーで1mm厚にスライスして100mm×100mm×1mmtのサンプルを作製した。
この200°Cの坩堝で固化したシリコンは、スパッタリングターゲットとして使用し得る十分な強度があることが分かった。また、図2に示すような花弁状に炭化ケイ素又は針状又は輪状の窒化ケイ素(Si3N4)の存在は、観察されなかった。
ガス成分を除く純度が6Nであるシリコン原料を電子ビーム溶解した。次に、このシリコン融液を、従来の水冷(約10°C)した銅坩堝に注ぎ込み凝固させた。この固化させた多結晶シリコンインゴットを、実施例1と同様に、100mm×100mm×50mmのブロックに切り出し、その後マルチブレードソーで1mm厚にスライスして100mm×100mm×1mmtのサンプルを作製した。
前記実施例3の、電子ビーム溶解したシリコン融液を、シリコーンオイルを循環させて200°Cに保持した銅坩堝に注ぎ込み固化させた多結晶シリコンインゴットを、円筒研削加工によりに直径450mm、ダイヤソー加工により厚さ約10mmに切断し、外周研削及び面削加工等で所定の形状に仕上げた後、バッキングプレートとボンディングして、直径440mmのシリコンターゲットを作製した。
そして、24時間連続のスパッタリング試験を行なったところ、本実施例のシリコンターゲットではスパッタ時の電圧が突如乱れるアーキングの発生は2回と少なかった。
実施例4と同じ条件で作製したシリコンターゲットを、20枚の8インチウエハにスパッタリングして得られた薄膜のパーティクルを評価した。0.2μm以上のパーティクル数は、3~20個となり、後で示す比較例3より大幅に低減した。
ソーラー用シリコンの一般的な手法である抵抗加熱ヒーターで溶解したシリコンを一方向凝固で作製したシリコンインゴットをそれぞれ作製した。
そして24時間連続のスパッタリング試験を行なったところ、この比較例のシリコンインゴットから作製したターゲットでは、安定したグロー放電が突如乱れ、電圧降下するアーキングが35回発生した。
前記比較例2と同じ条件で作製したシリコンターゲットを、20枚の8インチウエハにスパッタリングして得られた薄膜のパーティクルを測定した。この結果、0.2μm以上パーティクル数は、70~300個と、大幅に多い結果となった。
以上に示すように、原料となるシリコンを電子ビームで溶解すると共に、この溶解したシリコンを90°C以上に加熱した坩堝に流し込んでシリコンインゴットを作製し、これをターゲットに機械加工すること、さらに坩堝として、銅や銅合金の坩堝又はモリブデン製の坩堝を使用することにより、良質の多結晶シリコンスパッタリングターゲットを製造することができ、析出物(異物)の無い多結晶シリコンスパッタリングターゲットを得ることができる。

- 溶解法で作製した多結晶シリコンターゲットであって、該ターゲットの任意切断面において、100μm以上の大きさを有する窒化物又は炭化物の存在量が100mm×100mm当たり、平均3個未満であることを特徴とする多結晶シリコンスパッタリングターゲット。
- 20μm以上の大きさを有する窒化物又は炭化物の存在量が、100mm×100mm当たり、平均3個未満であることを特徴とする請求項1記載の多結晶シリコンスパッタリングターゲット。

- 多結晶シリコンスパッタリングターゲットの製造方法であって、原料となるシリコンを電子ビームで溶解すると共に、この溶解したシリコンを90°C以上に加熱した坩堝に流し込んでシリコンインゴットを作製し、これをターゲットに機械加工することを特徴とする多結晶シリコンスパッタリングターゲットの製造方法。
- 坩堝として、銅若しくは銅合金の坩堝又はモリブデン製の坩堝を使用することを特徴とする請求項5記載の多結晶シリコンスパッタリングターゲットの製造方法。
- 坩堝を加熱する媒体として、水、油、インジウム又は錫を使用することを特徴とする請求項5又は6記載のシリコンターゲットの製造方法。
- 多結晶シリコンスパッタリングターゲットの製造方法であって、該ターゲットの任意切断面において、100μm以上の大きさを有する窒化物又は炭化物の存在量を100mm×100mm当たり、平均3個未満とすることを特徴とする請求項5~7のいずれか一項記載のシリコンターゲットの製造方法。
- 20μm以上の大きさを有する窒化物又は炭化物の存在量を100mm×100mm当たり、平均3個未満とすることを特徴とする請求項8記載の多結晶シリコンスパッタリングターゲットの製造方法。
- ガス成分を除く純度を6N以上とすることを特徴とする請求項5~9のいずれか一項記載の多結晶シリコンスパッタリングターゲットの製造方法。
- 曲げ強度を50MPa以上とすることを特徴とする請求項5~10のいずれか一項に記載の多結晶シリコンスパッタリングターゲットの製造方法。
- 曲げ強度を100MPa以上とすることを特徴とする請求項5~10のいずれか一項に記載の多結晶シリコンスパッタリングターゲットの製造方法。
