Description
これら電子部品に使用されている半導体としては、従来からSi半導体が使用されてきたが、最近ではSi半導体に代えてSiC半導体やGaN半導体の使用が検討されている。
上記SiC半導体やGaN半導体は、従来のSi半導体より小型、低消費電力、高効率のパワー素子、高周波素子、耐放射線性に優れた半導体素子として期待されている。このため、電力、輸送、家電に加え、宇宙、原子力分野でニーズが高い。最近では、ハイブリット自動車用の半導体に使用することが検討されている。
例えばSiC半導体は、Si半導体に比べてバンドギャップが3.25eVと3倍も広く、GaN半導体もまたSi半導体に比べてバンドギャップが3倍広く、その分絶縁破壊にいたる電界強度が3MV/cmと10倍程度大きく、熱伝導性、耐熱性、耐薬品性に優れ、放射線に対する耐性もSi半導体より高いので、最近ではインバーター回路やスイッチング電源向けのIGBTやMOSFETの一部がSiC半導体やGaN半導体に置き換えられ、高集積化、演算処理の高速化が実現出来るようになっている。
しかしながら上記SiC半導体やGaN半導体は、おおよそ200℃~250℃の高温の熱が発生するので、従来の有機-無機ハイブリッド材料を封止材として使用した場合、上記有機-無機ハイブリッド材料は、熱劣化によって柔軟性が低下し、封止材の割れや剥離という破壊現象が発生し、また封止材の劣化という種々の問題が発生し、また封止材の透明性や透光性が失われるという問題も発生する。
所望なれば、上記金属および/または半金属アルコキシドとして、上記金属および/または半金属アルコキシドのオリゴマーが使用されてもよい。
具体的には、上記フェニル基が導入されているポリジメチルシロキサンは、下記の一般式(化1)を有するフェニル基含有ポリジメチルシロキサンであり、上記フェニル基が導入されている金属および/または半金属アルコキシドは、下記の一般式(化2)を有するフェニル基含有アルコキシドである。
また、上記金属および/または半金属アルコキシドのオリゴマーは、下記の一般式(化3)を有するアルコキシドオリゴマーである。
更に上記フェニル基含有有機-無機ハイブリッドプレポリマーには、安定化溶媒としてt-ブタノールおよび/または2-エトキシエタノールが添加されていることが望ましい。
本発明においては、更に上記フェニル基含有有機-無機ハイブリッドプレポリマーを加熱ゲル化したゲル化物からなる耐熱性有機-無機ハイブリッド材料が提供される。上記耐熱性有機-無機ハイブリッド材料は、250℃の環境下で1000時間経過後におけるショアーE硬度計による硬度が80以下であることが望ましい。
また更に本発明においては、上記耐熱性有機-無機ハイブリッド材料を封止材として発熱性素子を封止した素子封止構造が提供される。例えば、上記発熱性素子には半導体としてSiCおよび/またはGaNが組み込まれている。
本発明では、有機-無機ハイブリッドプレポリマーの原料としてのポリジメチルシロキサン、および/または、金属および/または半金属アルコキシドにフェニル基が導入されたフェニル基含有ポリジメチルシロキサン、および/または、フェニル基含有金属および/または半金属アルコキシドを使用する。
上記フェニル基含有ポリジメチルシロキサンには、下記の構造が存在する。

上記構造では、フェニル基(C6H5-)の立体障害効果および電子吸引効果によって、シロキサン結合(-Si-O-Si-)が熱によって切断されにくくなっている。
[フェニル基含有金属および/または半金属アルコキシド]
上記構造では、フェニル基(C6H5-)の立体障害効果および電子吸引効果によってSiの二配位位置の2つのRO-が熱によって加水分解されにくくなっている。
したがって本発明のフェニル基含有有機-無機ハイブリッド材料は、主鎖や側鎖の熱による切断が、含有するフェニル基によって制限されており、熱によって分解、劣化されにくくなり、熱に対して安定になる。
したがって本発明のフェニル基含有有機-無機ハイブリッドプレポリマーのゲル化物であるフェニル基含有有機-無機ハイブリッド材料は、耐熱性に富み、高温発熱を生ずるSiC半導体やGaN半導体を組み込んだ素子に対する封止材としても極めて有用である。
〔半金属〕
周期表上で金属元素との境界付近の元素。類金属とも云う。ホウ素、ケイ素、ゲルマニウム、ヒ素、アンチモン、セレン、テルル等。
〔変性率〕
PDMSの両末端または片末端にシラノール基にオリゴマーを縮合反応によって導入した割合を云う。例えば変性率50%とは、PDMSに含まれるシラノール基のうちの50%にオリゴマーが導入されたことになる。
〔質量平均分子量〕
PDMSの質量平均分子量は、ゲルパーミエーションクロマトグラフ(GPC法)により測定した。標準試料としてポリスチレンを用いてポリスチレン換算分子量を測定した。
本発明のフェニル基含有有機-無機ハイブリッドプレポリマー(以下、フェニル基含有プレポリマーと略称する)としては、以下の(1)~(5)に挙げるものが一般的である。
なお以下の記載では、ポリジメチルシロキサンをPDMS、フェニル基含有ポリジメチルシロキサンをフェニル基含有PDMS、有機-無機ハイブリッドプレポリマーをプレポリマー、金属および/または半金属アルコキシドをアルコキシド、フェニル基含有金属および/または半金属アルコキシドをフェニル基含有アルコキシド、と略称する。
(1)フェニル基含有PDMSと、アルコキシドと、の脱水重縮合反応によって得られるプレポリマーI。
(2)フェニル基含有PDMSと、フェニル基を含有していないPDMSと、フェニル基を含有していないアルコキシドと、の脱水重縮合反応によって得られるプレポリマーII。
(3)PDMSと、フェニル基含有アルコキシドと、の脱水重縮合反応によって得られるプレポリマーIII 。
(4)フェニル基含有PDMSと、フェニル基含有アルコキシドと、の脱水重縮合反応によって得られるプレポリマーIV。
(5)フェニル基含有PDMSと、フェニル基を含有していないPDMSと、フェニル基含有アルコキシドと、の脱水重縮合反応によって得られるプレポリマーV。
上記アルコキシドやフェニル基含有アルコキシドは、複数個(通常4~6個)のアルコキシドまたはフェニル基含有アルコキシドが重縮合によって結合したオリゴマーであってもよい。
以下に本発明のフェニル基含有プレポリマーに使用する原料について説明する。
本発明において使用するPDMSは両末端または片末端に、金属および/または半金属のアルコキシドと反応可能なシラノール基を有するものであり、下記の一般式で表される。
(a)両末端シラノール基PDMS
上記PDMSの質量平均分子量は、1,500以上、100,000以下の範囲にあるものを使用することが望ましい。
フェニル基含有PDMSとしては、ジメチルシロキサンの1個のメチル基をフェニル基に置換したフェニル-メチルシロキサンの単独縮合重合体、および上記フェニル-メチルシロキサンとジメチルシロキサンとの共縮合重合体とが含まれる。
望ましいフェニル基含有PDMSとしては、上記フェニル-メチルシロキサン縮合重合体ブロックと、ジメチルシロキサン縮合重合体ブロックとからなるブロック共縮合重合体である。上記ブロック共縮合重合体は、下記の一般式で表される。
上記金属および/または半金属のアルコキシドは、下記の一般式を有する。
またアルコキシドの種類としては特に限定されることなく、例えばメトキシド、エトキシド、n-プロポキシド、iso-プロポキシド、n-ブトキシド、iso-ブトキシド、sec-ブトキシド、tert-ブトキシド、メトキシエトキシド、エトキシエトキシド等が挙げられるが、安定性および安全性の点からエトキシド、プロポキシド、イソプロポキシド等の使用が望ましい。
このような金属および/または半金属のアルコキシドとして、特に望ましいのは入手容易でかつ大気中で安定に存在するケイ素のアルコキシドの使用が望ましい。
例えば上記ケイ素のアルコキシドとしては、例えばテトラメトキシシラン、テトラエトキシシラン、テトラプロポキシシラン、テトライソプロポキシシラン、テトラブトキシシラン等のテトラアルコキシシラン類、メチルトリメトキシシラン、メチルトリエトキシシラン、メチルトリプロポキシシラン、メチルトリブトキシシラン、エチルトリメトキシシラン、エチルトリエトキシシラン、n-プロピルトリメトキシシラン、n-プロピルトリエトキシシラン、イソプロピルトリメトキシシラン、イソプロピルトリエトキシシラン、フェニルトリメトキシシラン、フェニルトリエトキシシラン等のトリアルコキシシラン類があげられる。これらの中でもテトラエトキシシラン(TEOS)、トリエトキシメチルシラン(TEOMS)、テトラプロポキシシラン、テトライソプロポキシシラン、テトラブトキシシラン等が望ましい。
その他の金属のアルコキシドのうち望ましいものとしては、チタニウムテトライソプロポキシド(TTP)、ジルコニウムテトラプロポキシド(ZTP)等が例示される。
本発明において、使用する金属および/または半金属のアルコキシドのオリゴマー(以下、単にオリゴマーと云う)は、金属および/または半金属のアルコキシドの低縮合体であり、下記の一般式を有する。
フェニル基含有アルコキシドは、化学式2に示され、上記アルコキシドの4個のアルコキシ基のうちの1つがフェニル基で置換されたアルコキシドである。
フェニル基含有アルコキシドオリゴマーには下記の4種類のものがある。
(オリゴマーI)
(オリゴマーIII )
(オリゴマーIV)
本発明においては前記したように、上記フェニル基含有PDMS、あるいはフェニル基を含有していないPDMS(以下(フェニル基含有)PDMSと云う)と、上記フェニル基含有アルコキシドまたはオリゴマーまたはフェニル基を含有しないアルコキシドまたはオリゴマー(以下(フェニル基含有)アルコキシド(オリゴマー)と云う)と、を脱水重縮合させてフェニル基含有有機-無機ハイブリッドプレポリマーとする。この脱水重縮合反応においては、上記(フェニル基含有)アルコキシド(オリゴマー)のアルコキシ基の加水分解が伴う。
上記脱水重縮合反応には、通常スタナスオクトエート、ジブチル錫ジラシレート、ジブチル錫ジ-2-エチルヘキソエート、ナトリウム-O-フェニルフェネート、テトラ(2-エチルヘキソシル)チタネート等の縮合触媒を使用する。
上記脱水重縮合反応を行う際、(フェニル基含有)PDMSや(フェニル基含有)アルコキシド(オリゴマー)の安定的な加水分解を行うために、反応に使用する容器内を不活性ガスにて充満させた雰囲気下で加熱することによって加水分解および縮合反応を行うことが望ましい。不活性ガスとしては、窒素ガスや希ガス類である第18元素類(ヘリウム、ネオン、アルゴン、クリプトン、キセノン等が挙げられる。また、これらガスを複合して用いてもよい。
即ち加水分解を受けた上記(フェニル基含有)アルコキシド(オリゴマー)のアルコキシ基は-OH基になり、(フェニル基含有)PDMS末端のシラノール基と、不活性ガスの存在下にて加熱することによって、脱水縮合反応を起こす。上記アルコキシドとしてオリゴマーを使用すると、アルコキシドの単独縮合が加速されることなく、PDMSと加水分解されたオリゴマーとの縮合反応を円滑に行うことが出来る。これにより上記オリゴマーと、上記(フェニル基含有)PDMSとが均質に反応し、縮合反応が順調に進行する。
また、(フェニル基含有)PDMSで問題となる低分子のシロキサンは、フェニル基含有有機-無機ハイブリッドプレポリマーに取り入れられるか、または加熱時に揮発するため、プレポリマー中に単体として存在する低分子シロキサンの量は極めて微量となるか、あるいは全く存在しなくなる。
上記(フェニル基含有)PDMS(A)と、上記(フェニル基含有)アルコキシドまたはオリゴマー(B)との配合比(A/B)は、モル比として0.1~10、望ましくは0.5~1.5、更に望ましくは0.8~1.2の範囲に設定されることが望ましい。
A/Bのモル比が10を越えると、ゾルが不安定になり、ゲル化しやすくなり、またゲル化物に収縮が起こりやすくなる。またA/Bのモル比が0.1より小さい場合には、脱水重縮合反応が円滑に行われず、ゲル化が起こりにくくなり、低分子のシロキサンが残留するようになる。
本発明に係る素子とは、主として半導体からなる素子、あるいは半導体が組み込まれた素子、あるいは基板上面に上記素子が実装されたものも素子という。上記素子としてはトランジスター、ダイオード、整流素子、負性抵抗素子、光起電素子、光導電素子、発光素子、磁電素子、あるいは演算装置に組み込まれている演算素子等である。
例えば上記光起電素子、光導電素子、発光素子等、発光したり受光したりする素子(まとめて光素子という)にあっては、上記発光面や受光面を保護するために封止材で上記発光面や受光面を被覆する。
更に基板上面に実装された素子にあっては、基板表面に設けられた端子と上記素子に設けられた端子とを結線(ワイヤボンディング)により電気的に接続するが、上記素子とともに上記結線も上記封止材によって被覆する。
本発明において、上記基板上面に半導体素子が実装された素子の製造方法を光素子のケースを例示として説明する。
基板の表面に、光素子を実装する素子の場合は、まず、基板の表面に光素子を市販の実装機等を用いて実装する。光素子の下面に端子がある場合は、ワイヤボンディングが不要な場合があるが、光素子の上面に端子がある場合は、基板の表面に設けられた端子と光素子に設けられた端子をワイヤボンディングにて電気的に接続する。
そして、少なくとも光素子の発光面および/または受光面に本発明のフェニル基含有プレポリマーを主成分とする封止材を塗布して封止する。この時、上記封止材の中に気泡が入らないように注意が必要である。上記封止材を塗布する方法は、特に問わないが、一般的には、後述するように上記封止材を定量的に塗布(封止)できる塗布装置を利用するのが望ましい。封止は、光素子全体が封止材で覆われるように封止を行ってもよい。
その後、上記封止材を塗布した上記素子を高温炉(「オーブン」とも呼ぶ。)に入れて加熱し、上記封止材をゲル化させて固体または半固体状のゲル化物とし、ゲル化した上記封止材を所望の形状に成形する。
なお、上記封止材をゲル化する方法として、上記封止材に添加剤(硬化剤)を混合して、加熱することなくゲル化させる方法を採用してもよい。
尚、実施例における「部」、「%」は特記のない限りいずれも質量基準(質量部、質量%)である。
また、変性率を制御できる製造方法は実施例に示される限りではない。実施例における変性率の評価には、昭和電工株式会社製SHODEX GPC-101を用いて分子量測定を行った。使用したカラムは、SHODEX製K-806M、K-802.5を連結して用いた。
また、本発明は、これらの実施例により何ら限定されるものではない。
〔PDMS-TEPS有機-無機ハイブリッドプレポリマーA(プレポリマーIII )の製造〕
攪拌装置、温度計、滴下ラインを取り付けた反応容器(挿入口が複数個あるフラスコ)に、不活性ガスとして窒素ガスを使用し、該反応容器内に窒素ガスを十分に充満させた。このとき、窒素ガスには、窒素ガス製造装置(ジャパンユニックス社製UNX-200)によって製造したものを用いた。
次に、窒素ガスを十分に充満させた上記反応容器内に、両末端または片末端にシラノール基を有し、フェニル基を含有しないPDMSとして、ポリジメチルシロキサン(モメンティブ製、YF3057、平均分子量32000相当)を投入し、前記PDMSの1molに対して、フェニル基を含有するアルコキシドとしてトリエトキシフェニルシラン(TEPS)(東京化成工業製)の2mol相当の量を投入した。
また反応促進を目的として、テトラ (2-エチルヘキシル)チタネート(松本ファインケミカル製)0.1molを、脱水エタノール(和光純薬製)で5倍に希釈したものを上記反応容器内に滴下し、常温(23~25℃)の環境下にて30分攪拌して、原料液Aを得た。
さらに、上記原料液Aに安定化溶媒としてt-ブタノールを、窒素ガス雰囲気下にて上記PDMSに対して3重量部(3wt%)滴下し、30分攪拌を行うことで、プレポリマー1を得た。
攪拌装置、温度計、滴下ラインを取り付けた反応容器(挿入口が複数個あるフラスコ)に、不活性ガスとして窒素ガスを使用し、該反応容器内に窒素ガスを十分に充満させた。このとき、窒素ガスには、窒素ガス製造装置(ジャパンユニックス社製UNX-200)によって製造したものを用いた。
次に、窒素ガスを十分に充満させた上記反応容器内に、フェニル基含有PDMS(モメンティブ製、YF3804、平均分子量6000相当)を1molに対して、反応を高める目的として、テトラエトキシシランのオリゴマー(n=4~6)であるエチルシリケートを2mol(多摩化学工業株式会社製、シリケート40 n=4~6 またはシリケート45 n=6~8)と、両末端または片末端にシラノール基を有するフェニル基を含有していないPDMSとして、ポリジメチルシロキサン(モメンティブ製、YF3905、平均分子量20,000相当)を1mol相当の量入れ、原料液Bを得た。
さらに、上記原料液Bに安定化溶媒としてt-ブタノールを、窒素ガス雰囲気下にて上記PDMSに対して3重量部(3wt%)滴下し、30分攪拌を行うことで、プレポリマー2を得た。

本実施例1にて作製したプレポリマーAのゾルを、テトラフルオロエチレン・パーフルオロアルキルビニルエーテル共重合体(PFA)で表面処理を施した金型(15cm□)に、仕上がりで4mmの厚みになるように注入し、常温23℃~250℃までを10時間かけて昇温した後、2時間保持の乾燥焼成処理を行った。その後、金型から脱離し、評価用シート1(縦150×横150×厚さ4mm)とした。
本実施例1にて作製したプレポリマーBのゾルを、PFAで表面処理を施した金型(15cm□)に、仕上がりで4mmの厚みになるように注入し、常温23℃~250℃までを10時間かけて昇温した後、2時間保持の乾燥焼成処理を行った。その後、金型から脱離し、評価用シート2(縦150×横150×厚さ4mm)とした。
(従来のプレポリマー)
攪拌装置、温度計、滴下ラインを取り付けた反応容器に、エチルシリケート(多摩化学工業株式会社製、シリケート40 n=4~6 またはシリケート45 n=6~8)1.0gを入れ、エチルシリケートの両末端をアルコキシ変性したPDMS(質量平均分子量;32,000相当)(荒川化学株式会社製HBSIL039)32.0gと、大気中(室温)にて約30分間、攪拌混合し、混成物である原料液Aを得た。
そして、原料液Aを加水分解工程および縮合工程にて、必要量の水0.93gを約1時間かけて滴下して加え、攪拌混合した。
その後、攪拌しながら約30分かけて室温まで自然冷却し、従来のプレポリマーゾルを得た。
(耐熱温度評価)
耐熱温度は、評価用シートと比較試料シートのそれぞれを、対流式の乾燥炉にて大気中で250℃の環境下にて保管し、500時間までの一定時間毎に電子天秤〔メトラーtレッド社製 NewClassicMF(Model:ML204)〕にて測定し、元の重量に対して減少した重量変化率[〔重量変化率=(初期の重量-今回の重量)/初期の重量〕×100]を測定した。
硬度測定評価は、評価用シートと比較試料シートのそれぞれを、対流式の乾燥炉にて大気中で250℃の環境下にて保管し、一定時間毎に硬度を、JIS K 6253、ISO 7619に規定の軟質ゴム(低硬さ)用のタイプEデュロメータで測定することにより行った。
耐熱温度評価の結果を図1のグラフに示す。
図1のグラフより、本発明に係るハイブリッド材料からなる評価用シート1,2と、従来のハイブリッド組成物からなる比較試料用シート1(図中では試料用シート1と略す)とを比較すると、従来のハイブリッド組成物からなる比較試料シート1は、250℃の環境では短時間に重量減少が生じ、200時間で割れ(破断)が発生するが、本発明に係るハイブリッド材料からなる評価用シート1は、250℃の環境においても比較的緩やかな重量減少を示すことから、500時間以上の耐熱維持性を示しており、評価シート2は、250℃の環境においても比較的緩やかな重量減少を示し、かつ、500時間経過後も重量減少率で4%以下という優れた熱安定性を示していることがわかる。
本発明に係るハイブリッド材料は、フェニル基を導入することによって、反応性が向上し未反応部位が少ない硬化体が得られ、分子内のフェニル基の熱的安定性によって、耐熱特性が向上したことがわかる。
即ち、評価用シート1は、フェニル基含有アルコキシドに由来するフェニル基の安定化作用によって、低硬度で柔軟性の高い硬化体に、評価用シート2は、フェニル基含有PDMSに由来するフェニル基の安定化作用によって高硬度で熱的に安定な硬化体が得られることがわかる。
図2のグラフより、本発明に係るハイブリッド材料からなる評価用シートと、従来のハイブリッド組成物からなる比較試料用シート1(図中では試料用シート1と略す)とを比較すると、従来のハイブリッド組成物からなる比較試料シート1は、250℃の環境では表面の縮重合反応が促進され、短時間に硬度が上昇し生じ、200時間で割れ(破断)が発生した。また比較試料シート1について200時間経過後も硬度の測定を続けたところ437時間経過後、タイプEデュロメータで測定可能な範囲を超えてしまう、つまりショアーE硬度計による硬度が80を超えてしまった。
本発明に係るハイブリッド材料からなる評価用シート1は、250℃の環境でも、従来のハイブリッド組成物からなる比較試料シートの80℃以下の使用可能な硬度範囲に相当する硬度を示し、また本発明に係るハイブリッド材料からなる評価用シート2は、250℃の環境においても、硬度変化が無く500時間経過後でも硬度変化が+10°程度である。さらに評価用シート1は、250℃の環境下で700時間経過後から硬度は60以下のままでほぼ変化がなく、評価用シート2は、250℃の環境下で500時間経過後から硬度は70以下のままでほぼ変化がなかった。
本発明に係るハイブリッド材料は、フェニル基を導入することによって、反応性が向上し未反応部位が少ない硬化体が得られ、分子内のフェニル基の熱的安定性によって、耐熱特性が向上したことがわかる。
即ち、本発明に係るハイブリッド材料からなる評価用シート1は、長時間にわたり熱的に安定となり、250℃で500時間以上、低硬度を維持することが可能であり、250℃で1000時間経過後も60以下の低硬度を維持することが可能である。また、本発明に係るハイブリッド材料からなる評価用シート2は、250℃で500時間保管しても硬度変化が少なく、250℃で1000時間経過後も70以下の低硬度を維持しており、また、熱的安定性に優れており、熱分解も少なく特異的な発熱も生じない。これは、熱分解で激しい分解、揮発、発熱等が生じないことを意味しており、耐熱性部材として有効な特性であるといえる。
そして、本発明のハイブリッド材料は250℃の環境下で1000時間経過後において、割れ(破断)等の不良が発生せず、ショアーE硬度計による硬度が、望ましくは80以下であり、より望ましくは75以下であり、さらに望ましくは70以下であることがわかる。
本発明は上記実施例のみに限定されるものではなく、特許請求の範囲および明細書の記載から当業者が認識することができる本発明の技術的思想に反しない限り、変更、削除および付加が可能である。
また一方で、透明性を求める光学用途では、フィラーなどを配合せずに、単一材料として硬化させてもよい。
接着用途などでは、使用時の熱処理で硬化させることを目的として、半硬化状態で供給してもよい。
本発明による合成方法を用いれば、封止材、接着剤、熱伝導シート、絶縁シート、層間絶縁膜等といった用途に合わせた変性率を設定することができ、使用目的に適したハイブリッドプレポリマーゾルとして供給することが可能となる。
本発明の有機-無機ハイブリッドプレポリマーゾルの硬化物(ゲル化物)は、高温時での弾性特性に特徴があり、冷熱衝撃による被接着材料の熱膨張緩和能力に優れている。そのために、異なった材質の被接着材料間に介在させ、熱応力を緩和する接着層として使用することが出来る。
その他に、本発明の有機-無機ハイブリッド化合物の応用技術として、レーザーダイオード等の発光素子、イメージセンサ等の受光素子等の半導体素子に採用される封止材やポッティング材といった用途においても採用することができる。
Claims (10)
- ポリジメチルシロキサンと、金属および/または半金属アルコキシドと、の脱水重縮合反応によって製造された有機-無機ハイブリッドプレポリマーであって、
上記ポリジメチルシロキサン、および/または、上記金属および/または半金属アルコキシドの一部または全部には、フェニル基が導入されている
ことを特徴とするフェニル基含有有機-無機ハイブリッドプレポリマー。 - 上記金属および/または半金属アルコキシドとして、上記金属および/または半金属アルコキシドのオリゴマーが使用される
請求項1に記載のフェニル基含有有機-無機ハイブリッドプレポリマー。 - 上記フェニル基含有有機-無機ハイブリッドプレポリマーには、安定化溶媒としてt-ブタノールおよび/または2-エトキシエタノールが添加されている
請求項1から請求項5の何れか一項に記載のフェニル基含有有機-無機ハイブリッドプレポリマー。 - 請求項1から6の何れか一項に記載のフェニル基含有有機-無機ハイブリッドプレポリマーを加熱ゲル化したゲル化物からなる
ことを特徴とする耐熱性有機-無機ハイブリッド材料。 - 250℃の環境下で1000時間経過後におけるショアーE硬度計による硬度が80以下である
請求項7に記載の耐熱性有機-無機ハイブリッド材料。 - 請求項7又は請求項8に記載の耐熱性有機-無機ハイブリッド材料を封止材として発熱性素子を封止した
ことを特徴とする素子封止構造。 - 上記発熱性素子には半導体としてSiCおよび/またはGaNが組み込まれている
