しかしながら、B2O3を含有するガラス組成とした場合、ガラスを溶融した際に、特に溶解工程および清澄工程において、B2O3が揮散するため、ガラス組成が不均質になりやすい。ガラス組成が不均質になると、板状に成形する際の平坦性に影響を与える。LCDパネル用のガラス基板は、表示品質確保のため、液晶を挟む2枚のガラス間隔、すなわちセルギャップを一定に保つために高度の平坦度が要求される。このため所定の平坦度を確保するために、フロート法で板ガラスに成形された後、板ガラスの表面の研磨を行うが、成形後の板ガラスで所定の平坦性が得られていないと、研磨工程に要する時間が長くなり生産性が低下する。また、前記B2O3の揮散による環境負荷を考慮すると、溶融ガラス中のB2O3の含有率はより低いこと、さらには実質的に含有しないことが好ましい。
しかし、B2O3の含有率が低い場合、さらには実質的に含有しない場合には、LCDパネル用のガラス基板として好ましい熱膨張係数まで下げることは困難であった。さらには粘性の上昇を抑えつつ所定のTg等を得ることも困難であった。また、B2O3の含有率の低い、さらには実質的に含有しないアルカリガラス基板は、傷つきやすいという問題も有していた。
すなわち、本発明は、
酸化物基準の質量%表示で、ガラス母組成として、
SiO2 68~80、
Al2O3 0.1~5、
B2O3 0~3、
MgO 9.5~12、
CaO+SrO+BaO 0~2、
Na2O+K2O 12.5~15.5
を含有し、密度が2.5g/cm3以下であり、50~350℃の平均熱膨張係数が75×10-7/℃超、87×10-7/℃以下であり、ガラス転移点(Tg)が560℃以上であり、ブリトルネス(Brittleness)が6.5μm-1/2以下である基板用ガラス板を提供する。
また、本発明の基板用ガラス板は、B2O3の含有率が低く、好ましくは実質的にB2O3を含有していないので、ガラス製造時におけるB2O3の揮散が少なく、好ましくはB2O3の揮散がないことから、ガラス板の均質性、平坦性に優れており、ガラス板に成形後のガラス板表面の研磨が少なくてすみ、生産性に優れている。
また、本発明の基板用ガラス板は傷つきにくく、後述するブリトルネスが6.5μm-1/2以下であり、ディスプレイパネル用ガラス板および太陽電池用ガラス板として好適である。
本発明の基板用ガラス板は、密度が2.5g/cm3以下と低いため、ディスプレイパネル、特に、大型のディスプレイパネルとした場合、より軽量化が図れるため、取扱い上好ましい。
また、本発明のガラス板は、好ましくは熱収縮率(C)(コンパクション(C))が20ppm以下であるため、TFTパネル製造工程における低温(150~300℃)での熱処理において熱収縮率(C)が小さく、ガラス基板上の成膜パターンのずれが生じ難い。
また、本発明の基板用ガラス板の好適態様は、ガラス溶解温度において特に低粘性であるため、原料を溶融しやすく製造が容易である。
また、清澄剤にSO3を用いるときは、低粘性であることから、清澄剤効果に優れ、泡品質に優れる。
本発明の基板用ガラス板は、LCDパネル用のガラス基板として好適であるが、他のディスプレイ用基板、例えば、プラズマディスプレイパネル(PDP)、無機エレクトロ・ルミネッセンス・ディスプレイなどに使用することができる。例えば、PDP用のガラス板として使用した場合、従来のPDP用のガラス板にくらべて熱膨張係数が小さいため、熱処理工程におけるガラスの割れを抑制することができる。
なお、本発明の基板用ガラス板は、ディスプレイパネル以外の用途にも用いることができる。例えば、太陽電池基板用ガラス板としても用いることができる。
以下において、%は、特に断りがない限り「質量%」を意味する。また、本明細書において、「~」とは、その前後に記載される数値を下限値及び上限値として含む意味で使用される。
本発明の基板用ガラス板は、
酸化物基準の質量%表示で、ガラス母組成として、
SiO2 68~80、
Al2O3 0.1~5、
B2O3 0~3、
MgO 9.5~12、
CaO+SrO+BaO 0~2、
Na2O+K2O 12.5~15.5
含有し、密度が2.5g/cm3以下であり、50~350℃の平均熱膨張係数が75×10-7/℃超、87×10-7/℃以下であり、Tgが560℃以上であり、ブリトルネスが6.5μm-1/2以下であることを特徴とする。
好ましくは、本発明のガラス板は、実質的にB2O3を含有しない。
本発明の基板用ガラス板は、B2O3の含有率が3%以下と低く、好ましくはB2O3を含有しない。そのためガラス板製造時にガラスを溶融する際の、溶解工程、清澄工程および成形工程での、特に溶解工程および清澄工程での、B2O3の揮散が少なく、好ましくは揮散がなく、製造されるガラス板が均質性および平坦性に優れる。その結果、高度の平坦性が要求されるLCDパネル用のガラス板として使用する場合に、従来のディスプレイパネル用ガラス板に比べて、ガラス板の研磨量が少なくすることができる。
また、B2O3の揮散による環境負荷を考慮しても、B2O3の含有率はより低いことが好ましい。したがって、B2O3の含有率は2%以下であることが好ましく、B2O3を実質的に含有しないことがより好ましい。なお、ガラス中の泡の低減を考慮する場合には、B2O3を2%以下、さらに1.5%以下、特に1%以下含有してもよい。
本発明において、「実質的に含有しない」とは、原料等から混入する不可避的不純物以外には含有しないこと、すなわち、意図的に含有させないことを意味する。
SiO2の含有量は、69~80%であることが好ましく、より好ましくは70~80%であり、さらに好ましくは71~79.5%である。
Al2O3の含有量は、0.5~4.5%が好ましく、より好ましくは1~4%である。
MgOの含有量は、10~11.8%が好ましい。
CaO、SrOおよびBaOの含有量は、合量で1%以下が好ましく、0.5%以下がより好ましい。環境負荷を考慮すると、BaOは実質的に含有しないことが好ましい。
また、Li2Oを含有させる場合においても、Na2O、K2OおよびLi2Oの合量は、12.5~15.5%であることが好ましい。但し、Tgを高く維持すること、及び、SO3による清澄効果を高く維持することを考慮すると、Li2Oは実質的に含有しないことが好ましい。
SO3源として、硫酸カリウム(K2SO4)、硫酸ナトリウム(Na2SO4)、硫酸カルシウム(CaSO4)等の硫酸塩がガラス母組成原料に投入されるが、母組成原料100%に対して硫酸塩が、SO3換算で0.05~1%であり、0.05~0.3%であることが好ましい。
基板用ガラス板での残存量はSO3換算で100~500ppmであり、好ましくは100~400ppmである。
また、基板ガラスの化学的耐久性向上のため、ZrO2、Y2O3、La2O3、TiO2、SnO2などを、母組成原料100%に対して合量で5%以下、好ましくは2%以下含有してもよい。これらのうち、Y2O3、La2O3およびTiO2は、ガラスのヤング率向上にも寄与する。なお、ガラス中の泡の低減を考慮する場合には、ZrO2を2%以下、さらに1.5%以下、特に1%以下含有することが好ましい。
さらに、基板ガラスの色調を調整するため、Fe2O3、CeO2など等の着色剤を含有してもよい。このような着色剤の含有量は、母組成原料100%に対して合量で1%以下が好ましく、より好ましくは0.3%以下である。
ガラス板が低密度であることは、特に大型ディスプレイ用ガラス基板として用いられる場合には、割れの防止や、ハンドリング性の向上となるため、有効である。密度は2.47g/cm3以下であることが好ましく、より好ましくは2.45g/cm3以下である。
なお、本発明において、50~350℃の平均熱膨張係数は、示差熱膨張計(TMA)を用いて測定した値であり、JIS R3102に準拠して求めた値を意味する。
50~350℃の平均熱膨張係数は、75×10-7/℃超、85×10-7/℃以下であることが好ましく、より好ましくは75×10-7/℃超、80×10-7/℃以下である。
B=2.39×(c/a)3/2×P-1/4
ただし、上記式で、単位はcおよびaは、μmであり、PはNであり、Bはμm-1/2である。
本発明の基板用ガラス板は、ブリトルネスが6.5μm-1/2以下であり、好ましくは6.0μm-1/2以下であり、より好ましくは5.5μm-1/2以下である。
以下では、基板用ガラス板の成分のうち、上記した本発明の基板用ガラス板(上位概念)に対し、さらに限定ないし特定した点のみを記載し、上位概念の基板用ガラス板と同一である点については記載を省略する。
本発明において熱収縮率(C)とは、ガラス板を転移点温度Tg+50℃まで加熱し、1分間保持し、50℃/分で室温まで冷却した後、ガラス板の表面に所定の間隔で圧痕を2箇所打ち、その後、ガラス板を300℃まで加熱し、1時間保持した後、100℃/時間で室温まで冷却した場合の、圧痕間隔距離の収縮率(ppm)を意味するものとする。
熱収縮率(C)について、より具体的に説明する。
本発明において熱収縮率(C)とは、次に説明する方法で測定した値を意味するものとする。
初めに、対象となるガラス板を1600℃で溶融した後、溶融ガラスを流し出し、板状に成形後冷却する。得られたガラス板を研磨加工して100mm×20mm×2mmの試料を得る。
次に、得られたガラス板を転移点温度Tg+50℃まで加熱し、この温度で1分間保持した後、降温速度50℃/分で室温まで冷却する。その後、ガラス板の表面に圧痕を長辺方向に2箇所、間隔A(A=90mm)で打つ。
次にガラス板を300℃まで昇温速度100℃/時(=1.6℃/分)で加熱し、300℃で1時間保持した後、降温速度100℃/時で室温まで冷却する。そして、再度、圧痕間距離を測定し、その距離をBとする。このようにして得たA、Bから下記式を用いて熱収縮率(C)を算出する。なお、A、Bは光学顕微鏡を用いて測定する。
C[ppm]=(A-B)/A×106
酸化物基準の質量%表示で、
Na2O 3~15.5、
K2O 0~9.5
を含有し、粘度をη[dPa・s]とするとき、logη=2.5を満たす温度が1450℃以下である。
上記したように、Na2OおよびK2Oは、ガラスの溶解温度での粘性を下げ、溶解を促進する効果があり、また、ブリトルネスを低下させる効果、および、失透温度を低下させる効果がある。また、Na2OはK2Oに比べて、ガラスの溶解温度での粘性を下げ、溶解を促進する効果が高い。このため、Na2Oを3%以上含有する好適態様の基板用ガラス板は、上記したように、粘度をη[dPa・s]とするとき、logη=2.5を満たす温度が1450℃以下であるという特性を有し、ガラス溶解温度において特に低粘性であり、原料を溶融しやすく製造が容易である。また、低粘性であることにより、SO3による清澄剤効果に優れ、泡品質に優れる。
しかし、Na2Oの含有量が15.5%超だと、熱膨張係数が大きくなる、Tgが低下する、密度が増大する等の問題が生じ、また、ブリトルネスがかえって増大するので、好ましくない。また、熱収縮率(C)が大きくなる。
好適態様の基板用ガラス板は、ガラスの溶解温度での粘性を下げ、溶解を促進させるため、また、ブリトルネスを低下させるために、K2Oを9.5%以下含有してもよい。K2Oを9.5%を超えて含有すると、膨張が大きくなり過ぎるため好ましくない。 好適態様の基板用ガラス板は、ガラスの溶解温度での粘性を下げ、溶解を促進させるため、また、ブリトルネスを低下させるために、Li2Oを2%以下含有してもよい。Li2Oを2%を超えて含有すると、Tgが低下し過ぎるため好ましくない。ただし、原料コストを考慮すると、Li2Oの含有量は1%以下が好ましく、実質的には、含有しないことがより好ましい。
ディスプレイパネル用のガラス板の製造工程において、ガラスを板状に成形する方法としては、近年の液晶テレビなどの大型化に伴い、大面積のガラス板を容易に、安定して成形できるフロート法を用いることが好ましい。
各成分の原料を表に質量%で表示した目標組成(SiO2~K2O)になるように調合し、白金坩堝を用いて1500~1600℃の温度で3時間加熱し溶融した。溶融にあたっては、白金スターラーを挿入し1時間攪拌しガラスの均質化を行った。次いで溶融ガラスを流し出し、板状に成形後徐冷した。
なお、例1~7は実施例であり、例8~例9は比較例である。
こうして得られたガラスの密度(単位:g/cm3)、平均熱膨張係数(単位:×10-7/℃)、Tg(単位:℃)、ブリトルネス(単位:μm-1/2)、150℃での抵抗率ρ[Ωcm]および高温粘度として、溶融ガラスの粘度が102.5dPa・sとなる温度T2.5(単位:℃)と104dPa・sとなる温度T4(単位:℃)、および熱収縮率(C)(単位:ppm)を測定し、表1に示した。なお、表中の括弧書きした値は、計算により求めたものである。また、表中の『-』は、未測定であることを示す。
以下に各物性の測定方法を示す。
密度:泡を含まない約20gのガラス塊をアルキメデス法を原理とした簡易密度計によって測定した。
平均熱膨張係数:TMA(示差熱膨張計)を用いて測定し、50~350℃の平均熱膨張係数をJIS R3102(1995年)に準拠した方法により算出した。
Tg:TgはTMA(示差熱膨張計)を用いて測定した値であり、JIS R3103-3(2001年)に準拠した方法により求めた。
ブリトルネス(B):ビッカース圧子を荷重P(23.52N)で押し込んだ際、圧痕の2つの対角長の平均値をa、圧痕の四隅から発生する2つのクラックの長さ(圧痕を含む対称な2つのクラックの全長)の平均値をcとしたときに以下の計算により算出した。
B=2.39×(c/a)3/2×P-1/4
単位はc,およびaは、μmであり、PはNであり、Bはμm-1/2である。
高温粘度:回転粘度計を用いて粘度を測定し、粘度が102.5dPa・sとなるときの温度T2.5と104dPa・sとなるときの温度T4を測定した。この温度T2.5は、粘度をη[dPa・s]とするとき、logη=2.5を満たす温度に対応する。
本発明において、粘度102.5dPa・sは、ガラスの溶解工程において、ガラス融液の粘度が十分低くなっていることを示す指標として用いた。粘度が102.5dPa・sとなるときの温度T2.5は、1450℃以下であることが好ましい。
粘度104dPa・sは、ガラスをフロート成形する際の基準粘度である。粘度104dPa・sとなるときの温度T4は、1200℃以下であることが好ましい。
熱収縮率(C):前述の熱収縮率(C)の測定方法により測定した。
また、表1より明らかなように、実施例(例1~2)のガラスは、熱収縮率(C)が20ppm以下であるため、TFTパネル用のガラス板として使用した場合に、TFTパネル製造工程における低温での熱収縮において、ガラス板の熱収縮を抑制することができる。
また、表1より明らかなように、実施例(例1~7)のガラスは、T2.5が1450℃以下であり、ガラスの溶解工程において低粘性であり、生産性がよく、清澄効果に優れる。
一方、例8~例9のガラスは、Tgが560℃未満であることから、パネル製造工程およびパネル使用時のような熱負荷が加わった際の寸法変化が大きい。
また、例8~例9のガラスは、熱収縮率(C)が20ppm超であるため、TFTパネル用のガラス板として使用した場合に、TFTパネル製造工程において、低温熱処理後の熱収縮が大きく、配線等のパターン寸法ずれを生じ、TFTデバイス等の作製に困難をきたすおそれがある。

- 酸化物基準の質量%表示で、ガラス母組成として、
SiO2 68~80、
Al2O3 0.1~5、
B2O3 0~3、
MgO 9.5~12、
CaO+SrO+BaO 0~2、
Na2O+K2O 12.5~15.5
を含有し、密度が2.5g/cm3以下であり、50~350℃の平均熱膨張係数が75×10-7/℃超、87×10-7/℃以下であり、ガラス転移点が560℃以上であり、ブリトルネスが6.5μm-1/2以下である基板用ガラス板。 - 実質的にB2O3を含有しない請求項1に記載の基板用ガラス板。
- 熱収縮率(C)が20ppm以下である請求項1又は2に記載の基板用ガラス板。
- 酸化物基準の質量%表示で、
Na2O 3~15.5、
K2O 0~9.5
を含有し、
粘度をη[dPa・s]とするとき、logη=2.5を満たす温度が1450℃以下である請求項1~3のいずれかに記載の基板用ガラス板。
