[0002] 従来、共振子や帯域フィルタとして利用されるデバイスとして弾性境界波装置が知 られている。弾性境界波装置は、第 1,第 2の媒質間の界面に IDT電極を配置した構 造を有する。弾性境界波装置では、上記界面を伝搬する弾性境界波が利用される。 従って、弾性境界波装置は、第 1,第 2の媒質の界面と反対側の面で機械的に支持 することができる。よって、ノ ッケージ構造の簡略ィ匕及び小型化を図ることができる。
[0003] 弾性境界波装置の一例が、下記の特許文献 1に開示されて!ヽる。特許文献 1に記 載の弾性境界波装置では、 IDT電極力 Au、 Ag、 Cuもしくは Aほたはこれらの合金 を用いて構成されている。また、 IDT電極の媒質に対する密着性を高めたり、耐電力 性を高めるために、上記 Au、 Ag、 Cuもしくは Aほたはこれらの合金カゝらなる電極層 の少なくとも一方面に、 Ti、 Crまたは NiCrなどの他の金属材料力もなる第 2の電極 層を積層してもょ 、ことが示されて 、る。

発明の開示
[0004] 特許文献 1に記載のように、従来、 Au、 Ag、 Cuもしくは Aほたはこれらの合金など の様々な金属を主体とする IDT電極が知られており、かつこれらの金属からなる電極 層に、他の金属材料力もなる第 2の電極層を積層した構造も知られていた。もっとも、 このような他の金属材料カゝらなる第 2の電極層を積層した構造は、上記のように、 IDT 電極の密着性を高めたり、耐電力性を高めるために用いられて ヽた。
[0005] 他方、弾性境界波装置を共振子やフィルタとして使用する場合、耐電力性等を高 め得るだけでなぐ通過帯域内における挿入損失などの周波数特性の改善が強く求 められている。
[0006] 本発明は上記のような要望を満たすためになされたものであり、本発明の目的は、 挿入損失をより一層低減することを可能とした弾性境界波装置を提供することにある
[0007] 本願の第 1の発明によれば、第 1の媒質と、第 2の媒質と、第 1,第 2の媒質間の界 面に配置された IDT電極とを備え、該 IDT電極が主電極層として Au層を有する弾性 境界波装置において、前記 IDT電極が、前記 Au層と、該 Au層の少なくとも一方表 面に接するように配置された Ni層とを有し、前記 Ni層を構成している Niの一部力 前 記 Au層の前記 Ni層側表面力ゝら該 Au層内部に向カゝつて拡散されていることを特徴と する、弾性境界波装置が提供される。

(発明の効果)
[0014] 第 1の発明に係る弾性境界波装置では、 IDT電極力 主電極層としての Au層の少 なくとも一方表面に接するように配置された Ni層を有し、 Ni層を構成している Niの一 部が、 Au層の Ni層側表面から Au層内部に向力つて拡散されているため、通過帯域 内における挿入損失を低減することができる。
[0015] また、第 2の発明においても、 IDT電極力 Au層と、 Au層に接するように配置され た Ni層とを有し、 Ni層を構成する Niの一部力 Au層の Ni層側表面から Au層内部 に向力つて拡散されているため、通過帯域内における挿入損失を低減することがで きる。
[0016] 本発明において、 Ni層が Au層に接するように配置されており、かつ Niの一部が、 Au層内部に Au層の Ni層側表面力も拡散されていることにより、挿入損失が低減さ れるのは、 Au層に Niが拡散することにより、 Au層が部分的に硬化し、媒質と IDT間 の弾性波による歪みが抑制され、それによつて挿入損失が小さくなつているものと考 えられる。
[0017] よって、本発明によれば、 IDT電極を構成する材料を工夫することにより、上記のよ うに、低損失の弾性境界波装置を提供することが可能となる。
[0018] 第 2の発明において、 Au層の Ni層が配置されている側とは反対側の面に、さらに Niを含む金属層が配置されており、 Ni層及び上記金属層の Niの一部が Au層の両 面から Au層内部に向かって拡散されている場合には、 Au層の両面近傍が、 Au層 の厚み方向中央部分に比べて硬くなる。それによつて、上述したダンピングを抑制す ることができ、損失をより一層低減することが可能となる。この場合、 Niの濃度が、 Au 層において、一方表面から他方表面側に向かって、高濃度 低濃度一高濃度となる 濃度分布を有することになるため、上記のように、高濃度部分が硬化して損失の低減 が図られ、他方、中央の低濃度部分において抵抗の損失力 、さくなり、電極としての 機能が十分に果たされることになる。
[0019] 金属層上に配置されており、 Aほたは A1を主成分とする第 2の金属層をさらに有し ていてもよぐその場合には、第 2の金属層の電気的抵抗率が低いため、また第 2の 電極層が比較的柔らかいため、電気抵抗をより低ぐかつ損失をより一層低減するこ とが可能となる。

図 1 (a) , (b)は、本発明の第 1の実施形態に係る弾性境界波装置を示す模式的部 分正面断面図及び平面断面図である。
[0026] 弾性境界波装置 1は、第 1の媒質 2と、第 2の媒質 3とを積層した構造を有する。第 1 の媒質 2は、圧電体力ゝらなり、本実施形態では Yカット X伝搬の LiNbO単結晶基板

力もなる。第 1の媒質 2は、他の圧電単結晶または圧電セラミックスにより構成されて いてもよい。

[0029] 本実施形態の弾性境界波装置 1の特徴は、上記 IDT電極 4が、複数の電極層を積 層した構造を有することにある。すなわち、図 1 (a)及び電極指を拡大して示す図 2〖こ 示されているように、 IDT電極 4における電極構造は、主電極層としての Au層 11と、 Au層 11の下面に形成された Ni層 12と、 Au層 11の上面に形成された金属層として の Ni層 13とを有する。すなわち、 Au層 11の第 1の媒質 2側に、 Ni層 12が配置され て 、ること〖こなる。
[0030] なお、主電極層とは、積層金属膜からなる IDT電極 4において、主たる電極層を示 し、ここで主たる電極層とは、複数の電極層すなわち金属膜を積層してなる積層金属 膜において、電極としての機能の中心を担う電極層をいうものとする。より具体的には 、複数の金属膜の内、もっとも厚みが厚い金属膜により主電極層が形成されることに なる。
[0031] そして、上記 Au層 11に、 Ni層 12, 13を構成している Niの一部が拡散している。そ れによって、本実施形態では、挿入損失の低減を図ることができる。これを、具体的 に説明する。
[0032] 上記 LiNbO単結晶基板からなる第 1の媒質 2上に、 IDT電極 4及び反射器 5, 6を

、 Ni層 13ZAu層 llZNi層 12の厚みが 10nmZl70nmZl0nmとなるように、また IDT電極 4における電極指ピッチにより定められる波長 λが 3. 42 mとなるように、 I DT電極 4及び反射器 5, 6を形成した。 IDT電極 4における電極指の対数は 50対、 交叉幅は 30えとし、電極指のデューティは 0. 55とした。反射器 5, 6における電極指 の本数はそれぞれ 25本とした。 IDT電極 4における電極指の周期で定まる波長と、 反射器 5, 6における電極指の周期で定められる波長を一致させ、上記えとした。 ID T電極 4と反射器 5または反射器 6との間の距離は、電極指中心間距離で 0. 5えとし た。
[0033] 上記 IDT電極 4及び反射器 5, 6は、 Ni層 12を第 1の媒質 2上に形成し、しかる後 A u層 11を形成し、さらに Ni層 13を形成することにより作製した。これらの Ni層 12、 Au 層 11、 Ni層 13は例えばリフトオフ法により形成される。そして、 M層 13を形成した後 に、第 2の媒質 3を形成し、第 1の媒質 2に積層した。
[0034] 第 2の媒質 3の形成は、 SiOを RFマグネトロンスパッタすることにより行った。なお、

スパッタに際しては、第 1の媒質 2を構成している LiNbO基板の加熱温度を 250°C

とした。 250°C〖こカロ熱されたため、 Ni層 12, 13を構成している Niの一部が Au層 11 内に拡散したと考えられる。
[0035] 上記のようにして得られた本実施形態の弾性境界波装置 1の共振特性を測定し、ィ ンピーダンス比を求めた。インピーダンス比とは、反共振周波数におけるインピーダ ンスの共振周波数におけるインピーダンスに対する比であり、インピーダンス比が大 きい程、共振子やフィルタの損失を低減することができる。
[0036] 比較のために、 IDT電極 4及び反射器 5, 6の積層構造を、 IDT電極の上面側から 順に、 TiZAuZTi、 NiCr/Au/NiCr, Ti/Au/NiCr, NiZAuZNiCrとしたこ とを除いては、上記と同様にして構成された弾性境界波装置を作製して、同様に共 振特性及びインピーダンス比を求めた。
[0037] また、上記第 1の実施形態の第 1の変形例として金属層 13を、 Mから、 NiCrに代え たことを除いては、上記実施形態と同様に構成された弾性境界波装置を作製し、共 振特性及びインピーダンス比を同様に求めた。結果を図 3〜図 6に示す。
[0038] 図 3は、 TiZAuZTiからなる電極積層構造を有する上記比較例の弾性境界波装 置のインピーダンス及び位相特性を示す。図 4は、第 1の媒質と接する側が NiCr層 である複数の比較例のインピーダンス及び位相特性を示し、図 5は、上記第 1の実施 形態及び第 1の変形例のインピーダンス及び位相特性を示す。また、図 6は、上記各 比較例、実施例及び変形例のインピーダンス比を示す。
[0039] 図 6から明らかなように、上記 4種類の比較例では、インピーダンス比は 61dB以下 に留まっていた。これに対して、上記第 1の実施形態では、インピーダンス比は 64dB を超え、上記第 1の変形例においても、 64. OdB程度であった。このことは、図 3及び 図 4におけるインピーダンス波形と、図 5に示されているインピーダンス波形との比較 からも明らかである。
[0040] 従って、上記第 1の実施形態及び第 1の変形例では、低損失の弾性境界波装置を 提供し得ることがわかる。そして、本願発明者は、このように、上記第 1の実施形態及 び第 1の変形例において、インピーダンス比を高め、損失を低減することができるの は、前述したように、 Au層 11に、 Ni層 12, 13力らあるいは Ni層 12、 NiCr層力ら Ni の一部が拡散していることによることを見出した。
[0041] すなわち、上記第 2の媒質 3としての SiOをマグネトロンスパッタにより成膜する際

のカロ熱により、 Ni層 12, 13を構成している Ni、あるいは Ni層 12や NiCr層を構成し ている Niが、 Au層 11中に熱拡散する。図 7は、第 1の実施形態の弾性表面波装置 にお!/、て、 IDT電極 4の濃度分布を示すための組成分析ラインプロファイルを示す図 である。図 7における横軸の時間は第 1の媒質 2の表面からの距離に対応しており、 言い換えれば IDT電極 4中の位置を示すものである。この図 7において、時間 =0か ら Ni元素の強度が高 、最初の領域は Ni層 12に対応し、次の Au元素の強度の高 、 領域は Au層 11に対応し、さらに次の Ni元素の強度が高 、領域は Ni層 13に対応し ている。
[0042] このような図 7から明らかなように、 Au元素の強度の高い、 Au層 11に対応する領域 において、 Niの濃度が高くなり、 Au層に Niが拡散していることがわかる。このような N iの Au層 11への拡散が生じているのは、 Ni層 12, 13あるいは Ni層 12、 NiCr層が A u層 11に接するように配置されており、上記第 2の媒質 3の成膜に際しての加熱によ り、 Niが Au層中に熱拡散しているためと考えられる。
[0043] そして、 Niの一部が Au層 11に拡散した場合に、インピーダンス比が高くなり、損失 が低減されるのは、以下の理由によると考えられる。
[0044] 図 12及び図 13は、 Au層に Niなどの他の金属を含有させた際の電極層のピッカー ス硬度と含有割合を示す質量パーセントとの関係を示し、図 12は、電気的抵抗率と 添加元素の含有割合を示す原素パーセントとの関係を示す図である。
[0045] 図 12及び図 13から明らかなように、 Niの含有割合が高くなると電極層の硬度が上 がり、かつ電気的抵抗率も若干高くなつていくことがわかる。
[0046] 従って、 Niが Au層 11に拡散すると、 Niが拡散して 、る Au層部分は硬くなる。その ため、 Au層 11によるダンピングによる損失力 S小さくなり、弾性境界波の伝搬損失が 小さくなり、インピーダンス比が大きくなつているものと考えられる。
[0047] すなわち、 Niの Au層への拡散により、 Au層の一部が硬化し、特に、第 1の媒質側 に配置された Ni層力も Au層 11の Ni層 12側表面力も Au層 11内に Niが拡散すると、 上記メカニズムにより、インピーダンス比が高められ、損失の低減が図られることにな る。
[0048] また、上記変形例から明らかなように、 Au層 11上に配置された金属層を NiCrによ り構成した場合にぉ 、ても、 Ni層 12と NiCr層を構成して 、る Niが Au層 11側に拡散 し、弾性境界波の伝搬損失が小さくなり、インピーダンス比が高められているものと考 えられる。もっとも、第 1の実施形態のように、 Au層 11の両面に Ni層 12, 13が配置さ れている場合には、熱拡散後には、 Au層の一方表面力も他方表面側に向力つて Ni の濃度が、高濃度 低濃度一高濃度となるような濃度分布が生じることになる。この 場合には、ダンピング損がより小さくなり、弾性境界波の伝搬損失がより一層小さくな るため、インピーダンス比が高められると考えられる。上記した高濃度は程度の異なる 高濃度でもよぐ膜厚で制御することができる。
[0049] もっとも、 Niの拡散量が多すぎると、 Au層 11の電気的抵抗が増加するおそれがあ る。すなわち、 Au層 11の厚み方向全体に渡り高濃度に Niが拡散されていると、電気 的抵抗が増加し、主電極層としての Au層 11の機能が損なわれることになる。従って 、上記のように、 Au層 11の両面に Niを含む層が積層されている構造では、 Au層の 一方面から他方面に向かって高濃度 低濃度一高濃度の濃度分布を有するように 、Au層 11が形成されていることが好ましい。この場合には、中央の低濃度部分にお いて、電気的抵抗の増加を抑制することができ、しかも Au層 11の Ni層 12側の表面 近傍は硬化し、上記のように低損失ィ匕を図ることができる。
[0050] なお、第 1の実施形態の弾性境界波装置の製造に際しては、第 2の媒質 3としての SiO膜をスパッタリングにより成膜する際の加熱温度を 250°Cとしたが、この加熱温

度は 250°Cに限定されず、 150〜300°Cの範囲においても、同様に Niを Au層に良 好に拡散させ、同様の効果が得られることを確認した。すなわち、図 8は、上記成膜 温度を 100〜300°Cの範囲で変化させたことを除いては、上記実施形態と同様にし て弾性境界波装置を作製し、インピーダンス比を測定した結果を示す図である。
[0051] 図 8から明らかなように、成膜温度が 150〜300°Cの範囲であれば、インピーダンス 比が高ぐ特に 200〜270°Cの範囲がより好ましいことがわかる。
[0052] なお、上記実施形態では、第 2の媒質 3としての SiO膜を成膜する際の加熱により

、 Niを Au層 11に拡散させていたが、第 2の媒質 3を成膜する際の加熱温度によって は、その成膜時の加熱を拡散に利用する必要は必ずしもない。すなわち、第 2の媒 質 3を形成するに先立ち、 IDT電極 4を加熱する工程を導入し、 Niを Au層 11に拡散 させてもよい。また第 2の媒質 3を形成した後に IDT電極 4を加熱する工程を導入して もよい。すなわち、 Niを拡散させるための加熱工程は、第 2の媒質 3を第 1の媒質 2に 積層する工程と別の工程で行われてもよ 、。
[0053] もっとも、本実施形態のように、第 2の媒質 3を第 1の媒質に積層するための加熱ェ 程において、同時に上記 Niの熱拡散を行うことが好ましい。その場合には、別途熱 拡散のための加熱工程を実施する必要はない。従って、工程の増加を回避すること ができ、かつエネルギーを節約することが可能となる。
[0054] (第 2の実施形態)
第 1の実施形態の場合と同様にして、ただし、 IDT電極及び反射器の積層構造を、 第 2の媒質 3側力も第 1の媒質 2側に向力つて、 AlCuZTiZNiZAuZNiZTiの積 層構造を有するようにフォトリソグラフィ及びドライエッチングを用いて形成したことを 除いては、第 1の実施形態と同様にして弾性境界波装置を作製した。
[0055] すなわち、本実施形態では、 IDT電極の厚み方向中央部分は、上記第 1の実施形 態の場合と同様に、 NiZAuZNiの積層構造を有する。従って、主電極層としての A u層の上下に Ni層が積層されている。この場合、下方の Ni層が第 1の媒質側に配置 されている Ni層であり、上層の Ni層力 本発明の金属層を構成している Ni層に相当 する。

の媒質 3側に積層されているため、共振特性を劣化させることなぐ電極の電気抵抗 率を低めることが可能とされており、それによつて抵抗損失を小さくすることが可能とさ れている。なお、下地の Ti層は酸素に対して反応活性を有し、酸化物基板である第 1 の媒質 2と電極との間の密着性を高めるように作用する。従って、第 1の実施形態で は、 IDT電極の第 1の媒質 2を構成している LiNbO基板との密着性が高められ、弹

[0061] 図 9 (a) , (b)から明らかなように、下地としての Ti層を設けていない場合に比べて、 下地層としての Ti層を Ni層の下方に設けたとしても、インピーダンス特性はさほど変 化せず、すなわち、特性の劣化を招くことなぐ IDT電極の密着性を高め得ることが ゎカゝる。
[0062] また、上記第 2の実施形態では、最上部の AlCu層と Au層の上側の金属層として の Ni層との間に Ti層が積層されていた力 この場合には、 A1と Auとの間の相互拡散 による抵抗増加を防止することができる。これを、図 10を参照して説明する。
[0063] AlCu層と Ni層との間に上方の Ti層が配置されて!、な!/、ことを除 、ては第 2の実施 形態と同様にして構成された第 3の変形例の弾性境界波装置を作製し、インピーダ ンス—周波数特性及び位相特性を求めた。図 10は、第 2の実施形態及び上記第 3 の変形例のインピーダンス及び位相特性を示す。図 10から明らかなように、上層の T i層が設けられていない第 3の変形例の場合には、インピーダンス比が幾分小さくなつ ていることがわかる。これは、 Ti層を AlCuと Auとの間に配置されていない場合には、 A1と Auの間の相互拡散により抵抗が増加し、特性が劣化しているためと考えられる。
[0064] また、第 2の実施形態では、 IDT電極 4の最上部に、 A1を含む金属層として、 AlCu 層が設けられていた。この場合、 AlCu層は、第 2の媒質 3を構成している SiOに密
2 度が近ぐ電気抵抗率が小さい。従って、電気抵抗が低い IDT電極 4を形成すること ができ、かつ SiO〖こ密度が近いので、第 2の媒質 3と IDT電極 4との間の応力伝達が 円滑に行われ、インピーダンス比を高めることができる。これを、図 11を参照して説明 する。上記第 2の実施形態の弾性境界波装置と、比較のために、 AlCu層が最上部 に積層されていないことを除いては、第 2の実施形態と同様に構成された第 4の変形 例の弾性境界波装置を用意し、インピーダンス位相特性を測定した。結果を図 11 (a )に示す。また、第 2の実施形態及びだい 4の比較例の弾性境界波装置のインピーダ ンス比を図 11 (b)に示す。
[0065] 図 11 (a) , (b)から明らかなように、第 2の実施形態によれば、第 4の変形例よりもィ ンピーダンス比を高め得ることがわかる。
[0066] なお、第 2の実施形態では、第 2の媒質 3を構成している SiOに密度が近ぐ電気

抵抗率が小さい第 2の金属層の材料として AlCuを用いた力 A1を主成分とし、 Cu、 Ti、 Mg、 Ni、 Mo、 Scまたは Taのいずれか少なくとも一種を添カ卩した材料、あるいは 純 A1を用いてもよい。
[0067] 上述した実施形態では、弾性境界波共振子につき説明したが、弾性境界波フィル タなどの他の弾性境界波装置にも本発明を適用することができる。すなわち、 Niの拡 散による伝搬損失の低減効果は、弾性境界波フィルタにおける挿入損失の低減や 減衰特性の急峻性の劣化防止にも起用することができ、本発明に従って、低損失の 弾性境界波フィルタ装置を提供することができる。

Claims

請求の範囲
[1] 第 1の媒質と、第 2の媒質と、第 1,第 2の媒質間の界面に配置された IDT電極とを 備え、該 IDT電極が主電極層として Au層を有する弾性境界波装置にぉ ヽて、 前記 IDT電極が、前記 Au層と、該 Au層の少なくとも一方表面に接するように配置 された Ni層とを有し、
前記 Ni層を構成して ヽる Niの一部が、前記 Au層の前記 Ni層側表面から該 Au層 内部に向力つて拡散されていることを特徴とする、弾性境界波装置。
[2] 第 1の媒質と、第 2の媒質と、第 1,第 2の媒質間の界面に配置された IDT電極とを 備え、該 IDT電極が主電極層として Au層を有する弾性境界波装置にぉ ヽて、 前記 IDT電極は、前記 Au層と、該 Au層と第 1の媒質との間において、前記 Au層 に接するように配置された Ni層とを有し、
前記 Ni層を構成して ヽる Niの一部が、前記 Au層の前記 Ni層側表面から該 Au層 内部に向力つて拡散されていることを特徴とする、弾性境界波装置。
[3] 前記 IDT電極が、前記 Au層の前記 Ni層が配置されている側とは反対側の面に配 置されており、かつ Niを含む金属層をさらに有し、
前記 Ni層及び金属層を構成して 、る Niの一部が、前記 Au層の両面から該 Au層 内部に向力つて拡散されている、請求項 2に記載の弾性境界波装置。
[4] 前記 Au層が、前記 Au層の Ni層側表面から、前記 Au層の前記金属層側表面に向 かって、 Niの濃度が、高濃度 低濃度一高濃度となる濃度分布を有している、請求 項 3に記載の弾性境界波装置。
[5] 前記金属層上に配置されており、 Aほたは A1を主成分とする第 2の金属層をさらに 有する、請求項 3または 4に記載の弾性境界波装置。
[6] 第 1の媒質と、第 2の媒質と、第 1,第 2の媒質間の界面に配置された IDT電極とを 有する弾性境界波装置の製造方法であって、
第 1の媒質及び第 2の媒質の内の一方の表面に、 Au層と、 Au層の少なくとも一方 表面に接するように配置された Ni層とを形成する工程と、
前記 Au層と、前記 Ni層とを形成した後に、前記第 1,第 2の媒質の内の他方を積 層する工程と、 前記 Au層と前記 Ni層とを形成した後に、加熱により、 Au層内に Ni層を構成してい る Niの一部を拡散させる工程とを備える、弾性境界波装置の製造方法。
前記 Niを拡散させる工程が、前記第 1,第 2の媒質の内の他方を積層する工程で 行われる、請求項 6に記載の弾性境界波装置の製造方法。
