異方導電性接着剤
技術分野
[0001] 本発明は、電極、回路等を設けた基板や電子部品等を接着し、かつ電気的に接続 するための異方導電性接着剤に関するものである。
背景技術
[0002] 近年の電子機器の小型化、高機能化の流れの中で、構成部品内の接続端子の微小 化が進んでいる。このため、エレクトロニクス実装分野においては、そのような端子間 の接続を容易に行える種々の異方導電性接着剤が広く使用されている。例えば IC チップとフレキシブルプリント配線板(FPC)、 ICチップと ITO (Indium-Tin-Oxide)電 極回路が形成されたガラス基板、等の接合に使用されている。
[0003] 異方導電性接着剤は、絶縁性の樹脂組成物中に導電性粒子を分散させたフィルム 状またはペースト状の接着剤であり、接続対象の間に挟まれ、加熱、加圧されて接続 対象を接着する。すなわち、加熱、加圧により接着剤中の樹脂が流動し、それぞれの 接続対象上の相対峙する電極間の間隙を封止すると同時に導電性粒子の一部が対 峙する電極間に嚙み込まれて電気的接続が達成される。異方導電性接着剤におい ては、厚み方向に相対峙する電極間の抵抗 (接続抵抗)を低くするという導通性能と 、面方向に隣り合う電極間の抵抗 (絶縁抵抗)を高くするという絶縁性能が必要とされ ている。
[0004] 異方導電性接着剤を構成する絶縁性の樹脂組成物としては、主にエポキシ系の熱 硬化性樹脂組成物が用いられている。例えばエポキシ樹脂、フエノキシ樹脂等の熱 硬化性樹脂と硬化剤を組み合わせた樹脂組成物が広く使用されている。
[0005] 異方導電性接着剤は、液晶表示装置 (LCD)等の精密機器周辺の接続に使用され るため高い接続信頼性が要求されている。そこで導通/絶縁性能に加え、耐環境性 が求められており、たとえば高温高湿試験やヒートサイクル試験等によりその性能を 評価している。ここで異方導電性接着剤に使用されるエポキシ系樹脂組成物は、分 子内に水酸基を含むため吸水性が高ぐ高温高湿試験で接続不良を生じる場合が ある等、耐湿性に課題がある。また、樹脂組成物は、基板材料に比べると熱膨張率 が高いため、ヒートサイクル試験下では、基板と接着剤との熱膨張率の差に基づくス トレスが接続部に生じ、接続部での接続抵抗が増大する場合がある。
[0006] 耐熱性及び耐湿性向上のため、特許文献 1には、フヱノキシ樹脂、ナフタレン系ェポ キシ樹脂及び潜在性硬化剤を必須成分とする接着剤組成物が開示されてレ、る。ェ ポキシ樹脂としてナフタレン系エポキシ樹脂を使用することで、硬化物のガラス転移 温度 (Tg)を高くすることができる。また、熱膨張率の低減及び耐湿性向上のため、 樹脂組成物中に無機フィラーを添加する方法が提案されている。特許文献 2には、 エポキシ樹脂、潜在性硬化剤、無機フィラー及びポリエーテルスルホンからなり、該 エポキシ樹脂と該潜在性硬化剤と該ポリエーテルスルホンの合計量 100部あたり、該 無機フィラーの含有量が 5〜900重量部であるエポキシ樹脂系シート状接着剤組成 物が開示されている。

発明の開示
発明が解決しょうとする課題
[0008] 一般的に、耐熱性及び耐湿性の向上のためには、異方導電性接着剤に含まれる樹 脂成分の硬化後のガラス転移温度 (Tg)を高くすることが必要である。ガラス転移温 度 (Tg)が高いと高温域での熱膨張率が低減し、高温 ·高湿環境での特性変化が少 なくなるからである。
[0009] 樹脂成分の硬化後のガラス転移温度 (Tg)を高くするための方法として、ガラス転移 温度 (Tg)の高レ、フエノキシ樹脂が樹脂成分として使用されてレ、る。し力 ガラス転移 温度 (Tg)の高レ、フエノキシ樹脂を使用すると異方導電性接着剤の接続信頼性が低 下することがわかった。異方導電性接着剤は、接続対象の間に挟まれ、加熱、加圧さ れて接続対象を接着するが、ガラス転移温度 (Tg)が高いフエノキシ樹脂は、加熱、 加圧時に充分な流動特性を有さないため、接続対象である電極間に樹脂成分が必 要量以上に残留し、残留した樹脂成分が硬化したものが絶縁被膜を形成して接続不 良の原因となるからである。特に、最近は低温、低圧での接続条件が求められており 、このような条件においても充分な流動性を有することが接続信頼性の安定のために 必要である。
[ooio] 本発明は、上記の問題を解決し、接着性、導通 Z絶縁性能等の基本特性を損なうこ とな 高温高湿条件下での熱膨張を抑制し、かつ接続安定性を向上することのでき る異方導電性接着剤を提供することを課題とする。
課題を解決するための手段
[0011] 本発明者は、鋭意検討の結果、エポキシ樹脂、フエノキシ樹脂、硬化剤、無機フイラ 一及び導電性粒子を必須成分とし、更に前記フエノキシ樹脂のガラス転移温度 (Tg) を最適化することで上記課題が達成されることを見出し、本発明を完成した。
[0012] 本発明は、エポキシ樹脂、フエノキシ樹脂、硬化剤、無機フィラー及び導電性粒子を 成分として含み、前記フエノキシ樹脂のガラス転移温度 (Tg)が、 66°C以上 100°C以 下であることを特徴とする異方導電性接着剤である (本願第 1の発明)。
[0013] 比較的ガラス転移温度 (Tg)の低いフエノキシ樹脂を使用することで、樹脂成分の流 動性を高めることができ、その結果接続安定性を高めることができる。
[0014] 本発明に使用するフエノキシ樹脂は、高分子量のエポキシ樹脂であり、本発明にお いては、平均分子量が 10000以上のものをいう。なお、平均分子量は、 THF展開の ゲルパーミエーシヨンクロマトグラフィー(GPC)力 求められたポリスチレン換算の平 均分子量を意味する。フエノキシ樹脂は、異方導電性接着剤のフィルム成形性を高 めるために使用される。フエノキシ樹脂の平均分子量としては、 10000〜150000の 範囲力 S好まし <、より好ましレヽ範囲ま、 10000〜80000である。
[0015] ここで、フエノキシ樹脂のガラス転移温度 (Tg)を 66°C以上 100°C以下とする必要が ある。フエノキシ樹脂の Tgが 66°C未満であると、硬化後の異方導電性接着剤の Tg が高くならず、耐熱性及び耐湿性が劣る結果となる。また、フエノキシ樹脂の Tgが 10 0°Cを超えると、接続時の加熱、加圧条件で樹脂成分が充分な流動特性を有さない ため、接続対象である電極間に樹脂成分が必要量以上に残留し、残留した樹脂成 分が硬化したものが絶縁被膜を形成して接続不良の原因となる。なお、ガラス転移温 度 (Tg)は、示差走査熱分析 (DSC)により測定することができる。
[0016] フエノキシ樹脂の含有量は、樹脂成分の合計重量の 5重量%以上 60重量%以下で あることが好ましい。本願第 2の発明は、この好ましい態様に該当する。フエノキシ樹 脂の含有量が 5重量%未満であると、フィルム成形性の面で問題がある。また、 60重 量%を超えると、硬化速度が低下し、硬化が不充分となる場合がある。更に好ましい フエノキシ樹脂の含有量は、 10重量%以上 40重量%以下である。なお、ここでいう 樹脂成分とは、フエノキシ樹脂、エポキシ樹脂等の熱硬化性樹脂及び熱可塑性樹脂 を指すものとする。
[0017] 本発明に使用するエポキシ樹脂は、加熱時に速やかに硬化剤と反応し接着性能を 発現するものである。エポキシ樹脂の種類は、特に限定されないが、ビスフエノール A、 F、 S、 AD等を骨格とするビスフエノール型エポキシ樹脂等の他、ノボラック型ェ ポキシ樹脂、ビフエニル型エポキシ樹脂、ジシクロペンタジェン型エポキシ樹脂等が 例示される。エポキシ樹脂の分子量は、異方導電性接着剤に要求される性能を考慮 して適宜選択することができる。
[0018] エポキシ樹脂としてナフタレン骨格を有するエポキシ樹脂を使用すると、硬化後の樹 脂成分のガラス転移温度 (Tg)を下げることなぐ流動性を向上することができ、好ま しい。硬化後のガラス転移温度 (Tg)が高いことで接続後の耐熱、耐湿性が向上する 。本願第 3の発明は、この好ましい態様に該当する。
[0019] 本発明に使用する硬化剤としては、エポキシ樹脂の硬化剤として公知のものを適宜 選択して使用することができる。その中でも潜在性硬化剤を使用すると、保存安定性 に優れ好ましい。潜在性硬化剤は、低温での貯蔵安定性に優れ、室温では、ほとん ど硬化反応を起こさないが、加熱等により所定の条件とすると速やかに硬化反応を行 う硬化剤である。潜在性硬化剤としては、イミダゾール系、ヒドラジド系、三フッ化ホウ 素-アミン錯体、ァミンイミド、ポリアミン系、第 3級ァミン、アルキル尿素系等のアミン系 、ジシアンジアミド等、及びこれらの変性物が例示され、これらは、単独または 2種以 上の混合物として使用できる。
[0020] 前記の潜在性硬化剤の中でも、イミダゾール系潜在性硬化剤が好ましく使用される。
イミダゾール系潜在性硬化剤としては、公知のイミダゾール系潜在性硬化剤を使用 することができ、具体的には、イミダゾールイ匕合物のエポキシ樹脂との付加物が例示 される。イミダゾール化合物としては、イミダゾール、 2-メチルイミダゾール、 2-ェチノレ イミダゾール、 2-プロピルイミダゾール、 2 -ドデシルイミダゾール、 2-フエ二ルイミダゾ ール、 2 -フエニル _4 -メチルイミダゾール、 4 -メチルイミダゾールが例示される。
[0021] さらに、これらの潜在性硬化剤をポリウレタン系、ポリエステル系等の高分子物質や、 ニッケル、銅等の金属薄膜及びケィ酸カルシウム等の無機物で被覆してマイクロカブ セル化したものは、長期保存性と速硬化性という矛盾した特性の両立をより充分に達 成するため好ましい。従って、マイクロカプセル型イミダゾール系潜在性硬化剤が特 に好ましい。
[0022] 前記エポキシ樹脂及びフエノキシ樹脂と潜在性硬化剤の配合割合は、エポキシ樹脂 及びフエノキシ樹脂の合計重量に対し、 5〜40重量%とするのが好ましい。潜在性硬 化剤の割合力 ¾重量%より少ない場合、硬化速度が低下し、硬化が不十分になる場 合がある。また、 40重量%より多い場合、未反応の硬化剤が残留しやすくなり、耐熱 、耐湿性を低下させる場合がある。
[0023] 本発明に使用する無機フイラ一は、異方導電性接着剤の熱膨張率を抑制し、また、 吸水率を低減することで耐熱性及び耐湿性を向上するものである。無機フイラ一とし ては、シリカ、アルミナ、酸化チタン等の金属酸化物、水酸化アルミニウム、水酸化マ グネシゥム、水酸化カルシウム等の水酸化物、複合酸化物、等公知のものを使用す ることができる。無機フイラ一としてシリカフィラーを使用すると、熱膨張率低減効果と 絶縁性向上効果が優れ、好ましい。
[0024] 無機フィラーの平均粒径は、 500nm以下とすることが好ましレ、。無機フィラーの平均 粒径が小さくなるにつれて表面積が大きくなり、エポキシ樹脂、フエノキシ樹脂等の樹 脂成分との相互作用を高めることができ、結果として少ない含有量で耐湿性向上効 果が得られるからである。平均粒径の下限は、特に制限しないが、作業性を考慮する と 3nm以上とするのが好ましい。更に無機フィラーの平均粒径が lOOnm以下である と、耐湿性向上効果に優れ、好ましい。本願第 4の発明は、この好ましい態様に該当 する。更に無機フィラーの最大粒径が 5 a m以下であると好ましい。
[0025] 無機フィラーの含有量が多いほど接着剤の吸水率は、低くなり、耐湿性を向上するこ とができる。しかし、無機フィラーの含有量が多すぎると接着性が低下し、また、接続 時の加熱、加圧条件で充分な流動性を得られず、接続信頼性が低下するという問題 が生じる。このため無機フィラーの含有量は、樹脂成分の合計重量の 0. 5重量%以 上 30重量%以下であることが好ましい。更に好ましい無機フィラーの含有量は、樹脂 成分の合計重量の 5重量%以上 20重量%以下である。
[0026] 本発明に使用する導電性粒子としては、金、銀、銅、ニッケル及びそれらの合金など の金属粒子、カーボン、等が挙げられる。又、非導電性のガラス、セラミック、プラスチ ック、金属酸化物等の核の表面に、金属や ITO等を被覆して
導電層を形成したものでも良い。
[0027] 導電性粒子として、径と長さの比(アスペクト比)が 5以上の導電性粒子を用いると、 導電性粒子の含有量を増やすことなく接続抵抗を低くすることができ、良好な電気的 接続を達成出来ると共に、面方向の絶縁抵抗をより高く保つことができ、好ましい。本 願第 5の発明は、この好ましい態様に該当する。導電性粒子のアスペクト比は、 CCD 顕微鏡観察等の方法により直接測定する。断面が円でない粒子の場合は、断面の 最大長さを径としてアスペクト比を求める。また、導電性粒子は、必ずしもまっすぐな 形状を有する必要はなぐ多少の曲がりや枝分かれがあっても問題なく使用できる。 この場合は、導電性粒子の最大長を長さとしてアスペクト比を求める。アスペクト比が 5以上の導電性粒子としては、市販の針状導電性粒子を使用することができる。また 、微細な金属粒子を多数つなげて針状に形成したものも好ましく使用できる。ァスぺ タト比が 10〜: 100であると更に好ましい。また、導電性粒子の径が l x m以下である と、いわゆるファインピッチ電極の接続が可能となり好ましい。
[0028] 微細な金属粒子を形成する金属としては、 Fe、 Ni、 Co等の強磁性を有する金属の 単体又は、強磁性を含む金属を含む複合体が挙げられる。強磁性を有する金属を 用いると、それ自体が有する磁性により配向し、また、後述するように磁場を用いて導 電性粒子の配向を行うことができる。
[0029] 異方導電性接着剤の形状をフィルム状とし、上記のアスペクト比が 5以上の導電性粒 子がフィルムの厚み方向に配向していると、異方導電性がさらに向上するので好まし レ、。本願第 6の発明は、この好ましい態様に該当する。なお、厚み方向に配向とは、 導電性粒子の長手方向がフィルムの面に対して垂直方向に並んだ状態になってい ることをいう。導電性粒子をフィルムの厚み方向に配向させる方法は、特に限定され ないが、前記のような強磁性を有する導電性粒子を用いる場合は、導電性粒子を樹 脂用液中に分散し、得られた分散溶液を下地面と交差する方向に磁場を印加した下 地上に塗布して、該導電性粒子を配向させ、下地上で溶媒の除去等により固ィ匕、硬 ィ匕させて配向を固定する方法が好ましく例示される。
[0030] 導電性粒子の含有量は、異方導電性接着剤の全体積に対して 0. 01〜30体積%の 範囲から選ばれ、用途により使い分ける。過剰な導電性粒子による面方向の絶縁性 能低下を防ぐためには、 0. 01〜: 10体積%とするのがより好ましい。
[0031] 本発明の異方導電性接着剤には、本発明の趣旨を損なわない範囲で、前記の成分 に加えて、他の熱硬化性樹脂、熱可塑性樹脂等を添加することが可能である。また、 硬化促進剤、重合抑制剤、增感剤、シランカップリング剤、難燃化剤、チキソトロピッ ク剤等の添加剤を含有しても良い。
[0032] 本発明の異方導電性接着剤は、前記の各成分を混合することにより得ることができる 。例えば前記エポキシ樹脂、フエノキシ樹脂、潜在性硬化剤等を溶媒に溶解した溶 液中に無機フィラーと導電性粒子を分散させることで液状の異方導電性接着剤が得 られる。また、この分散溶液をロールコーター等で塗工して薄い膜を形成し、その後 溶媒を乾燥等により除去することによりフィルム状の異方導電性接着剤が得られる。 膜の厚みは、特に限定されないが、通常 10〜50 x mである。
発明の効果
[0033] 本発明は、高い接続信頼性を有し、かつ耐環境性に優れる異方導電性接着剤を提 供する。本発明の異方導電性接着剤は、電極間の接続等を行う際に、接続時の加 熱'加圧によって速やかに流動することで良好な接続抵抗を得られると共に、高温高 湿の環境下で長時間使用されてもその特性の変化が少なぐ高い信頼性が要求され る用途に使用することができる。
発明を実施するための最良の形態
[0034] 次に発明を実施するための最良の形態を実施例により説明する。実施例は、本発明 の範囲を限定するものではない。
実施例
[0035] (実施例 1) (塗工溶液の作製) エポキシ樹脂としてビスフエノール A型の液状ェポキ シ樹脂 [大日本インキ化学工業 (株)製、ェピクロン 850]及びナフタレン型エポキシ 樹脂 [大日本インキ化学工業 (株)製、ェピクロン 4032D]、フエノキシ樹脂としてガラ ス転移温度が 95°Cのフエノキシ樹脂 [インケム社製 PKHJ]、潜在性硬化剤としてマイ クロカプセル型イミダゾール系硬化剤 [旭化成エポキシ (株)製、ノバキユア HX3941 ]とを、重量比で 30Z30Z40/30の割合で用レ、、これらを γ—プチ口ラタトンに溶 解し固形分 60%の樹脂組成物溶液を作製した。ここに無機フイラ一として平均粒径 2 Onmの球状シリカ粒子をエポキシ樹脂及びフヱノキシ樹脂の合計重量に対して 5重 量%となるように加え、 3本ロールによる混練を行って均一な溶液とした。更に導電性 粒子として、 1 μ mから 8 μ mまでの鎖長分布を有する針状ニッケル粒子(平均粒径 2 OOnmのニッケル微粒子が針形状に連結したもの。アスペクト比: 15〜55)を、固形 分の総量 (樹脂組成物 +無機フィラー +ニッケノレ粉末)に対して 1体積%となるように 添加し、遠心ミキサーを用いて攪拌することで均一分散し、接着剤用の塗工溶液を 調製した。
[0036] (異方導電性接着剤の作製) 上記で調整した塗工溶液を、離型処理した PETフィ ルム上にドクターナイフを用いて塗布した後、磁束密度 lOOmTの磁場中、 65°Cで 3 0分間乾燥、固化させることによって、厚み 25 μ ΐηのフィルム状の異方導電性接着剤 を得た。
[0037] (接続抵抗評価) 幅 15 x m、長さ lOO x m、高さ 16 z mの金メッキバンプ力 Sl 5 z m 間隔で 726個配列された ICチップと、幅 20 μ m、スペース 10 μ mで同数の ΙΤ〇電極 が形成されたガラス基板とを用意した。この ICチップと回路基板との間に前記で得ら れた異方導電性接着剤フィルムを挟み、 180°Cに加熱しながら、 1バンプ当たり 20gf の圧力で 30秒間加圧して熱接着させ、 ICとガラス基板との接合体を得た。この接合 体の 726個の電極のうち、 ITO電極、異方導電性接着剤、及び金バンプを介して接 続された連続する 32個の抵抗値を四端子法により求め、その値を 32で除することに よって 1電極当たりの接続抵抗を求めた。この評価を 10回繰り返し、接続抵抗の平均 ィ直を求めた。
[0038] (耐熱'耐湿試験) 前記の ICとガラス基板との接合体を温度 85°C、湿度 85%に設 定した恒温恒湿槽内に投入し、 200時間経過後に取り出し、再び前記と同様にして 接続抵抗の平均値を求めた。その結果を表 1に示す。
[0039] (実施例 2) フエノキシ樹脂として、ガラス転移温度が 84°Cのフエノキシ樹脂 [インケ ム社製 PKHB]を用いたこと以外は、実施例 1と同様にして厚みが 25 x mのフィルム 状の異方導電性接着剤を作製し、接続抵抗評価、耐熱'耐湿試験を行った。その結 果を表 1に示す。

表 1の結果は、本発明(実施例)の異方導電性接着剤を用いて接着された場合は、 初期の接続抵抗が低ぐまた、高温高湿の環境下に長時間置かれた場合でも接続 抵抗値の増加は、小さぐ優れた耐熱'耐湿性が達成できることを示している。一方、 ガラス転移温度の低レ、フエノキシ樹脂を用いた比較例 1では、初期の接続抵抗は、 低いが、耐熱'耐湿試験後の接続抵抗値の増加率が大き 耐熱、耐湿性が劣る結 果となった。また、ガラス転移温度の高いフエノキシ樹脂を用いた比較例 2では、初期 の接続抵抗が高ぐ又抵抗値の増加率も大きい。これは、接続時の流動性が低いこ とに起因していると考えられる。更にフエノキシ樹脂の含有量を樹脂成分の合計重量 の 70重量%とした比較例 3も同様に初期の接続抵抗が高ぐ高ぐ更に抵抗値の増 加率も大きい。この結果から明らかなように、本発明例の異方導電性接着剤を用いる ことにより、優れた接続性能及び耐熱耐湿性を達成することができる。

請求の範囲
[1] エポキシ樹脂、フエノキシ樹脂、硬化剤、無機フィラー及び導電性粒子を成分として 含み、前記フエノキシ樹脂のガラス転移温度 (Tg)が 66°C以上 100°C以下であること を特徴とする異方導電性接着剤。
[2] 前記フエノキシ樹脂の含有量が、樹脂成分の合計重量の 5重量%以上 60重量%以 下であることを特徴とする請求項 1に記載の異方導電性接着剤。

[5] 前記導電性粒子が、径と長さの比(アスペクト比)が 5以上の導電性粒子であることを 特徴とする請求項:!〜 4のいずれかに記載の異方導電性接着剤。
[6] 形状がフィルム状であり、前記導電性粒子がフィルムの厚み方向に配向していること を特徴とする請求項 5に記載の異方導電性接着剤。
