[0001] 本発明はレンズ、反射ミラー等の光学材料、シリコンウェハ等の半導体ウェハ、ガラ ス基板、金属基板、及びディスクなどの表面を研磨する際に、これらを研磨ヘッド〖こ 保持固定するために使用する積層シート (保持シート、バッキングシート)、半導体ゥ ェハ等の半導体製品や光学系製品等を精密加工する工程において、製品を保持ま たは保護するために使用する積層シート (粘着シート)及びその製造方法に関する。 背景技術
[0002] 高度の表面平坦性を要求される材料の代表的なものとしては、半導体集積回路 (I C、 LSI)を製造するシリコンウェハと呼ばれる単結晶シリコンの円盤があげられる。シ リコンウェハは、 ic、 LSI等の製造工程において、回路形成に使用する各種薄膜の 信頼できる半導体接合を形成するために、酸化物層や金属層を積層'形成する各ェ 程において、表面を高精度に平坦に仕上げることが要求される。このような研磨仕上 げ工程においては、一般的に研磨パッドはプラテンと呼ばれる回転可能な支持円盤 に固着され、シリコンウェハ等の被研磨材は研磨ヘッドに固着される。
[0003] 従来、シリコンウェハやガラス等の被研磨材を研磨ヘッドに固定する方法としては、
(1)ワックスを介して研磨ヘッドと被研磨材を固定するワックス ·マウンティング法、(2) 吸弓 Iすることにより被研磨材を研磨ヘッドに固定するバキューム ·チャック法、又は( 3 )研磨ヘッドに貼付けた人工皮革や高分子発泡シートにより被研磨材を固定するノー ワックス ·マウンティング法が採用されて 、る。
[0004] ワックス.マウンティング法は、ワックスを使用しているため、被研磨材の着脱に手間 がかかったり、研磨後に被研磨材を洗浄してワックスを除去する必要があり、作業ェ 程が煩雑であると!/、う問題を有して 、る。
[0005] バキューム 'チャック法は、吸引口部分で被研磨材が変形し、それにより研磨後の 被研磨材の表面精度が悪くなると 、う問題を有して 、る。
[0006] ノーワックス ·マウンティング法は、被研磨材の着脱が容易であり、生産効率に優れ るという利点があるが、人工皮革や高分子発泡シートの保持面の表面精度が悪い場 合には、研磨後の被研磨材の表面平滑性も悪くなるという問題があった。
[0007] 上記ノーワックス ·マウンティング法の問題点を解決する方法として、発泡層の表面 に榭脂よりなる粘着性榭脂層を設けたバッキング材を用いることが提案されて!、る ( 特許文献 1)。また、細長い形状であり、かつ発泡層表面に向かって直径が大きくなる 独立気泡を発泡層に設けたことを特徴とするシート状弾性発泡体が提案されて ヽる ( 特許文献 2)。
[0008] しかし、特許文献 1のバッキング材の製造方法は、粘着性榭脂層を別途設ける必要 があり、また弾性層を湿式凝固させることにより製造しているため作業工程が煩雑で ある。また、溶剤を使用しなければならないため環境負荷が大きぐ溶剤の抽出に多 量の水が必要になる等の製造上の問題がある。また、特許文献 2では、上記のような 気泡を形成することが困難であり、しかも発泡層表面の空隙率が大きいため発泡層 の変形が大きくなり、その結果、研磨後の被研磨材の表面平滑性が悪くなると考えら れる。また、被研磨材を発泡層に貼り付ける際にエア嚙みが発生したり、吸水性が低 いため発泡層と被研磨材との間にスラリーの水膜が生じて被研磨材の吸着性が低下 するという問題があった。

発明が解決しょうとする課題
[0010] 第 1発明は、保持面の表面精度が高!、積層シートを極めて容易に製造する方法を 提供することを目的とする。第 2発明は、保持面の表面精度が高ぐ被研磨材の吸着 性に優れる積層シートを極めて容易に製造する方法を提供することを目的とする。第 3発明は、保持面の表面精度が高ぐ被研磨材の吸着性に優れる積層シート及びそ の製造方法を提供することを目的とする。第 4発明は、被研磨材の吸着性に優れ、か つ耐久性に優れる積層シートを提供することを目的とする。
課題を解決するための手段
[0011] 本発明者らは、前記課題を解決すべく鋭意検討を重ねた結果、以下に示す積層シ ート及びその製造方法により上記目的を達成できることを見出し本発明を完成するに 至った。
[0012] 〔第 1発明〕
第 1発明は、機械発泡法により気泡分散ウレタン組成物を調製する工程、基材シー ト上に気泡分散ウレタン組成物を塗布する工程、気泡分散ウレタン組成物を硬化さ せてポリウレタン発泡層を形成する工程、及びポリウレタン発泡層の厚さを均一に調 整する工程を含む積層シートの製造方法、に関する。
[0013] また、別の第 1発明は、機械発泡法により気泡分散ウレタン組成物を調製する工程 、基材シート上に気泡分散ウレタン組成物を塗布する工程、気泡分散ウレタン組成 物上に離型シートを積層する工程、押圧手段により厚さを均一にしつつ気泡分散ゥ レタン組成物を硬化させてポリウレタン発泡層を形成する工程、及びポリウレタン発泡 層上の離型シートを剥離する工程を含む積層シートの製造方法、に関する。
[0014] 上記のように、機械発泡法により空気等の気体を微細気泡として原料中に分散させ て気泡分散ウレタン組成物を調製し、該気泡分散ウレタン組成物を硬化させること〖こ より気泡径が極めて小さぐかつ球状 (略球状ものを含む)の気泡を有するポリウレタ ン発泡層を極めて容易に形成することができる。また、本発明の機械発泡法では、空 気等の気体は原料中に溶解させずに分散させているため、ポリウレタン発泡層の厚 さを均一に調整する工程の後に新たな気泡が発生すること (後発泡現象)を抑制する ことができ、厚み精度や比重をコントロールしやすいという利点がある。また、溶剤を 使用する必要がないため、コスト面で優れるだけでなぐ環境面からも好ましい。そし て、このポリウレタン発泡層は、被研磨材を保持する保持面の表面精度が極めて高 いため、該発泡層を有する積層シートを用いて被研磨材を保持した場合には、研磨 後の被研磨材の表面平滑性が極めて優れたものとなる。また、上記ポリウレタン発泡 層は、球状の気泡を有しているため耐久性に優れている。そのため、該発泡層を有 する積層シートを用いて被研磨材を研磨した場合には、研磨速度の安定性が向上 する。
[0015] 第 1発明の積層シートは、前記製造方法によって得られるものである。
[0016] 前記ポリウレタン発泡層は、平均気泡径 20〜300 μ mの球状の微細気泡を有する ことが好ましい。
[0017] また、ポリウレタン発泡層は、厚み方向における平均気泡径差 (平均気泡径最大値 —平均気泡径最小値)が 50 m以下であることが好ましい。ポリウレタン発泡層の厚 み方向にお 、て気泡径のバラツキが大き 1、場合には、榭脂密度の低!、領域の耐久 性が他の領域よりも劣るため、その部分で厚み変化 (へたり現象)を起こしやすくなる 。その結果、被研磨材を保持する保持面の表面精度が低下し、研磨後の被研磨材 の表面平滑性も低下する傾向にある。また、研磨速度の安定性が悪くなる傾向にあ る。厚み方向における平均気泡径差が 50 m以下であれば、ポリウレタン発泡層の 厚み変化を効果的に抑制することができる。
[0018] また、ポリウレタン発泡層の比重は 0. 2〜0. 5であることが好ましい。また、ポリウレ タン発泡層のァスカー C硬度は 10〜50度であることが好ましい。さらに、ポリウレタン 発泡層の圧縮率は 2〜10%であることが好ましい。

第 2発明は、機械発泡法により気泡分散ウレタン組成物を調製する工程、基材シー ト上に気泡分散ウレタン組成物を塗布する工程、窒素ガス透過速度が 1 X 10"7 [cm3 /cm2- s - cmHg]以下である離型シートを、塗布した気泡分散ウレタン組成物上に 積層する工程、押圧手段により厚さを均一にしつつ気泡分散ウレタン組成物を硬化 させて連続気泡を有するポリウレタン発泡層を形成する工程を含む積層シートの製 造方法、に関する。

[0021] さらに、第 2発明の製造方法では、塗布した気泡分散ウレタン組成物上に窒素ガス 透過速度が 1 X 10"7 [cmVcm2- s · cmHg]以下である離型シートを積層することに より、気泡分散ウレタン組成物中の微細気泡が破泡して連続気泡が形成される際に 、微細気泡内部の気体を該組成物中に保持させておくことができ、外部環境に排出 されることを防止することができる。それにより、気泡分散ウレタン組成物の厚みが硬 化工程時に変化することを抑制でき、硬化後のポリウレタン発泡層の表面精度を高く することができる。
[0022] 第 2発明において、前記基材シートは、窒素ガス透過速度が 1 X 10"7 [cmVcm2- s 'cmHg〕以下であることが好ましい。該基材シートを用いることにより、上記効果がさ らに向上する。
[0023] 第 2発明において、前記基材シートはポリエチレンテレフタレート(PET)フィルムで あり、前記離型シートが離型処理を施したポリエチレンテレフタレートフィルムであるこ とが好まし ヽ。 PETフィルムは特に窒素ガス透過速度が小さ ヽため好適な材料であ る。
[0024] 第 2発明の積層シートは、前記製造方法によって得られるものである。本発明の積 層シートのポリウレタン発泡層は、球状 (楕円球状を含む)の連続気泡を有しているた め、被研磨材をポリウレタン発泡層に貼り付ける際にエアを嚙み込んでも連続気泡を 介してエアを外部に排出することができる。それにより、被研磨材を平坦性高くポリゥ レタン発泡層に貼り付けることが可能である。また、発泡層と被研磨材との間にスラリ 一が浸入した場合でも、連続気泡を通じてスラリーをポリウレタン発泡層内部に吸収 することができるため、発泡層と被研磨材との間にスラリーの水膜が生じることを防止 することができる。そのため、被研磨材の吸着性の低下を効果的に防止することがで きる。また、このポリウレタン発泡層は、被研磨材を保持する保持面の表面精度が極 めて高いため、該発泡層を有する積層シートを用いて被研磨材を保持した場合には 、研磨後の被研磨材の表面平滑性が極めて優れたものとなる。また、上記ポリウレタ ン発泡層は、球状の気泡を有しているため耐久性に優れている。そのため、該発泡 層を有する積層シートを用いて被研磨材を研磨した場合には、研磨速度の安定性が 向上する。
[0025] ポリウレタン発泡層は、連続気泡と共に独立気泡を含んでいてもよいが、該ポリウレ タン発泡層の連続気泡率は 50%以上であり、好ましくは 65%以上である。
[0026] 前記ポリウレタン発泡層の連続気泡の平均気泡径は、 20〜300 μ mであることが 好ましい。また、ポリウレタン発泡層の比重は 0. 2〜0. 5であることが好ましい。また、 ポリウレタン発泡層のァスカー C硬度は 10〜50度であることが好ましい。さらに、ポリ ウレタン発泡層の圧縮率は 2〜 10%であることが好ましい。

第 3発明の積層シートは、基材シートとポリウレタン発泡層とからなり、前記ポリウレタ ン発泡層は球状の連続気泡を有しており、該連続気泡の表面には円形孔が形成さ れていることを特徴とする。
[0028] 第 3発明の積層シートのポリウレタン発泡層は、気泡表面に円形孔 (略円形孔を含 む)が形成された球状 (略球状を含む)の連続気泡を有して ヽるため、被研磨材をポ リウレタン発泡層に貼り付ける際にエアを嚙み込んでも連続気泡を介してエアを外部 に排出することができる。それにより、被研磨材を平坦性高くポリウレタン発泡層に貼 り付けることが可能である。また、発泡層と被研磨材との間にスラリーが浸入した場合 でも、連続気泡を通じてスラリーをポリウレタン発泡層内部に吸収することができるた め、発泡層と被研磨材との間にスラリーの水膜が生じることを防止することができる。 そのため、被研磨材の吸着性の低下を効果的に防止することができる。
[0029] 前記連続気泡の平均気泡径は 20〜300 μ mであり、円形孔の平均直径は 100 μ m以下であることが好ましい。平均気泡径が 20 m未満の場合には、スラリーを発泡 層内部に吸収しに《なり、発泡層と被研磨材との間にスラリーの水膜が生じやすくな る傾向にある。一方、 300 mを超える場合には、発泡層表面の平滑性が悪化し、局 所的な圧縮特性のバラツキが生じやすくなるため、研磨後の被研磨材の表面平滑性 が悪くなる傾向にある。また、円形孔の平均直径が 100 mを超える場合には、発泡 層の吸水による圧縮特性の変化が起こりやすくなり、研磨後の被研磨材の表面平滑 性が悪くなる傾向にある。
[0030] ポリウレタン発泡層は、前記連続気泡と共に独立気泡を含んでいてもよいが、該ポ リウレタン発泡層の連続気泡率は 50%以上であることが好ましぐより好ましくは 65% 以上である。 [0031] 前記ポリウレタン発泡層は、イソシァネート成分と活性水素含有化合物とを原料成 分として含有し、前記活性水素含有化合物は、官能基数が 2〜4、水酸基価が 20〜 lOOmgKOHZgの高分子量ポリオールを 60〜85重量%含有することが好ましい。 該高分子ポリオールを特定量用いることにより、目的とする連続気泡を安定的に形成 することができ、かつ発泡層の機械的特性が良好になる。
[0032] また、前記ポリウレタン発泡層は、イソシァネート成分と、高分子量ポリオールを含 む活性水素含有化合物とを原料成分として含有し、前記高分子量ポリオールは、ァ クリロ-トリル及び Z又はスチレン—アクリロニトリル共重合体力 なるポリマー粒子を 含むポリマーポリオールを 20〜: LOO重量%含有することが好ましい。該ポリマー粒子 のフイラ一効果により気泡膜が破れやすくなり、目的とする連続気泡を容易に形成す ることがでさる。
[0033] また、前記活性水素含有化合物は、水酸基価力 00〜1830mgKOHZgの低分 子量ポリオール及び Z又はアミン価カ s400〜1870mgKOHZgの低分子量ポリアミ ンを 2〜 15重量%含有することが好ましい。該低分子量ポリオール及び Z又は低分 子量ポリアミンを特定量用いることにより、目的とする連続気泡を安定的に形成するこ とができ、かつ発泡層の機械的特性が良好になる。なお、低分子量ポリオールと低分 子量ポリアミンを併用する場合には、合計で 2〜15重量%用いる。
[0034] 第 3発明の積層シートの製造方法は、イソシァネート成分と、官能基数が 2〜4、水 酸基価が 20〜: LOOmgKOHZgの高分子量ポリオールを 60〜85重量%含む活性 水素含有化合物とを原料成分として含有する気泡分散ウレタン組成物を機械発泡法 により調製する工程、基材シート上に気泡分散ウレタン組成物を塗布する工程、気泡 分散ウレタン組成物を硬化させることにより、気泡表面に円形孔が形成された球状の 連続気泡を有するポリウレタン発泡層を形成する工程、及びポリウレタン発泡層の厚 さを均一に調整する工程を含む。

第 4発明は、基材シートとポリウレタン発泡層とを含む積層シートにおいて、前記ポ リウレタン発泡層は、長軸がポリウレタン発泡層の厚さ方向に対して平行である楕円 気泡を有しており、前記ポリウレタン発泡層の切断面における楕円気泡の平均長径 L と平均短径 Sの比 (LZS)が 1. 5〜3であることを特徴とする積層シート、に関する。
[0041] 本発明者らは、ポリウレタン発泡層中の気泡を従来のような気泡力 楕円気泡 (楕 円球状の気泡であるが、厳密に均整のとれた楕円球状でなくてもよい)に変え、さら に該楕円気泡の長軸を発泡層の厚さ方向に対して平行 (略平行)に配置することに より、従来のポリウレタン発泡層と比べて高弾性率ィ匕することができ、発泡層の変形を 抑制できることができることを見出した。本発明の積層シートは、被研磨材を保持する 保持面の表面精度が高いため、該積層シートを用いて被研磨材を保持した場合に は、研磨後の被研磨材の表面平滑性が優れたものとなる。また、本発明の積層シー トは耐久性に優れるため、該積層シートを用いて被研磨材を保持した場合には、研 磨時の研磨速度の安定性が向上する。
[0042] ポリウレタン発泡層中の気泡は球状気泡を含んでいてもよいが、目的とする効果を 十分に発現させるためには楕円気泡の数割合力 全気泡の 30%以上であることが 好ましい。

作製したポリウレタン発泡層を厚み lmm以下になるべく薄く力ミソリ刃で平行に切り 出したものをサンプルとした。サンプルをスライドガラス上に固定し、 SEM (S— 3500 N、 日立サイエンスシステムズ (株))を用いて 100倍で観察した。得られた画像を画 像解析ソフト (WinRoof、三谷商事 (株))を用いて、任意範囲の全気泡径を測定し、 その値力 平均気泡径を算出した。

表 4から明らかなように、本発明の積層シートは、被研磨材の吸着性に優れ、かつ 耐久性に優れるため長時間研磨速度の安定性に優れることがわかる。

[I] 機械発泡法により気泡分散ウレタン組成物を調製する工程、基材シート上に気泡分 散ウレタン組成物を塗布する工程、気泡分散ウレタン組成物を硬化させてポリウレタ ン発泡層を形成する工程、及びポリウレタン発泡層の厚さを均一に調整する工程を 含む積層シートの製造方法。
[2] 機械発泡法により気泡分散ウレタン組成物を調製する工程、基材シート上に気泡分 散ウレタン組成物を塗布する工程、気泡分散ウレタン組成物上に離型シートを積層 する工程、押圧手段により厚さを均一にしつつ気泡分散ウレタン組成物を硬化させて ポリウレタン発泡層を形成する工程、及びポリウレタン発泡層上の離型シートを剥離 する工程を含む積層シートの製造方法。
[3] 請求項 1又は 2記載の方法によって製造される積層シート。
[4] ポリウレタン発泡層は、平均気泡径 20〜300 μ mの球状の微細気泡を有する請求 項 3記載の積層シート。
[5] ポリウレタン発泡層は、厚み方向における平均気泡径差 (平均気泡径最大値一平均 気泡径最小値)が 50 μ m以下である請求項 4記載の積層シート。
[6] ポリウレタン発泡層の比重が 0. 2〜0. 5である請求項 3記載の積層シート。
[7] ポリウレタン発泡層のァスカー C硬度が 10〜50度である請求項 3記載の積層シート。
[8] ポリウレタン発泡層の圧縮率が 2〜10%である請求項 3記載の積層シート。
[9] 機械発泡法により気泡分散ウレタン組成物を調製する工程、基材シート上に気泡分 散ウレタン組成物を塗布する工程、窒素ガス透過速度が 1 X 10"7 [cmVcm2- s - c mHg]以下である離型シートを、塗布した気泡分散ウレタン組成物上に積層するェ 程、押圧手段により厚さを均一にしつつ気泡分散ウレタン組成物を硬化させて連続 気泡を有するポリウレタン発泡層を形成する工程を含む積層シートの製造方法。
[10] 前記基材シートは、窒素ガス透過速度が 1 X 10_7〔cm3Zcm2' s'cmHg〕以下であ る請求項 9記載の積層シートの製造方法。
[II] 前記基材シートがポリエチレンテレフタレートフィルムであり、前記離型シートが離型 処理を施したポリエチレンテレフタレートフィルムである請求項 9記載の積層シートの 製造方法。
[12] 請求項 9記載の方法によって製造される積層シート。
[13] 連続気泡の平均気泡径が 20〜300 μ mである請求項 12記載の積層シート。
[14] ポリウレタン発泡層の比重が 0. 2〜0. 5である請求項 12記載の積層シート。
[15] ポリウレタン発泡層のァスカー C硬度が 10〜50度である請求項 12記載の積層シート
[16] ポリウレタン発泡層の圧縮率が 2〜10%である請求項 12記載の積層シート。
[17] 基材シートとポリウレタン発泡層とからなる積層シートにおいて、前記ポリウレタン発泡 層は球状の連続気泡を有しており、該連続気泡の表面には円形孔が形成されている ことを特徴とする積層シート。
[18] 連続気泡の平均気泡径が 20〜300 μ mであり、円形孔の平均直径が 100 μ m以下 である請求項 17記載の積層シート。
[19] 前記ポリウレタン発泡層は、イソシァネート成分と活性水素含有ィ匕合物とを原料成分 として含有し、前記活性水素含有化合物は、官能基数が 2〜4、水酸基価が 20〜: LO
OmgKOHZgの高分子量ポリオールを 60〜85重量%含有する請求項 17記載の積 層シート。
[20] 前記ポリウレタン発泡層は、イソシァネート成分と、高分子量ポリオールを含む活性水 素含有化合物とを原料成分として含有し、前記高分子量ポリオールは、アタリ口-トリ ル及び Z又はスチレン—アクリロニトリル共重合体力 なるポリマー粒子を含むポリマ 一ポリオールを 20〜: LOO重量%含有する請求項 17記載の積層シート。
[21] 前記ポリマーポリオールは、官能基数が 2〜4、水酸基価が 20〜: LOOmgKOHZgで ある請求項 20記載の積層シート。
[22] 前記活性水素含有化合物は、水酸基価が 400〜1830mgKOHZgの低分子量ポリ オール及び Z又はアミン価カ S400〜1870mgKOHZgの低分子量ポリアミンを 2〜 15重量%含有する請求項 19記載の積層シート。
[23] イソシァネート成分と、官能基数が 2〜4、水酸基価が 20〜: LOOmgKOHZgの高分 子量ポリオールを 60〜85重量%含む活性水素含有ィ匕合物とを原料成分として含有 する気泡分散ウレタン組成物を機械発泡法により調製する工程、基材シート上に気 泡分散ウレタン組成物を塗布する工程、気泡分散ウレタン組成物を硬化させること〖こ より、気泡表面に円形孔が形成された球状の連続気泡を有するポリウレタン発泡層を 形成する工程、及びポリウレタン発泡層の厚さを均一に調整する工程を含む積層シ ートの製造方法。
[24] イソシァネート成分と、官能基数が 2〜4、水酸基価が 20〜: LOOmgKOHZgの高分 子量ポリオールを 60〜85重量%含む活性水素含有ィ匕合物とを原料成分として含有 する気泡分散ウレタン組成物を機械発泡法により調製する工程、基材シート上に気 泡分散ウレタン組成物を塗布する工程、気泡分散ウレタン組成物上に離型シートを 積層する工程、押圧手段により厚さを均一にしつつ気泡分散ウレタン組成物を硬化 させることにより、気泡表面に円形孔が形成された球状の連続気泡を有するポリウレ タン発泡層を形成する工程、及びポリウレタン発泡層上の離型シートを剥離する工程 を含む積層シートの製造方法。
[25] イソシァネート成分と、アクリロニトリル及び Z又はスチレン—アクリロニトリル共重合体 力もなるポリマー粒子を含むポリマーポリオールを含む活性水素含有ィ匕合物とを原 料成分として含有する気泡分散ウレタン組成物を機械発泡法により調製する工程、 基材シート上に気泡分散ウレタン組成物を塗布する工程、気泡分散ウレタン組成物 を硬化させることにより、気泡表面に円形孔が形成された球状の連続気泡を有するポ リウレタン発泡層を形成する工程、及びポリウレタン発泡層の厚さを均一に調整する 工程を含む積層シートの製造方法。
[26] イソシァネート成分と、アクリロニトリル及び Z又はスチレン—アクリロニトリル共重合体 力もなるポリマー粒子を含むポリマーポリオールを含む活性水素含有ィ匕合物とを原 料成分として含有する気泡分散ウレタン組成物を機械発泡法により調製する工程、 基材シート上に気泡分散ウレタン組成物を塗布する工程、気泡分散ウレタン組成物 上に離型シートを積層する工程、押圧手段により厚さを均一にしつつ気泡分散ウレタ ン組成物を硬化させることにより、気泡表面に円形孔が形成された球状の連続気泡 を有するポリウレタン発泡層を形成する工程、及びポリウレタン発泡層上の離型シー トを剥離する工程を含む積層シートの製造方法。
[27] 請求項 23〜26の 、ずれかに記載の方法によって製造される積層シート。
[28] 連続気泡の平均気泡径が 20〜300 μ mであり、円形孔の平均直径が 100 μ m以下 である請求項 27記載の積層シート。
[29] 基材シートとポリウレタン発泡層とを含む積層シートにおいて、前記ポリウレタン発泡 層は、長軸がポリウレタン発泡層の厚さ方向に対して平行である楕円気泡を有してお り、前記ポリウレタン発泡層の切断面における楕円気泡の平均長径 Lと平均短径 Sの 比 (LZS)が 1. 5〜3であることを特徴とする積層シート。
[30] 前記楕円気泡の数割合が、全気泡の 30%以上である請求項 29記載の積層シート。
[31] 前記楕円気泡は連続気泡である請求項 29記載の積層シート。
