塩基増殖剤及び塩基反応性硬化性組成物
技術分野
[0001] 本発明は、塩基の作用によって分解し、新たな塩基を発生する塩基増殖剤に関し
、より詳細には、例えばエポキシ系化合物などの塩基反応性物質の架橋反応に用い ることができる塩基増殖剤及び該塩基増殖剤を用いた塩基反応性硬化性組成物に 関する。
背景技術
[0002] 近年、光の照射によって酸を発生する酸発生剤を含む感光性樹脂組成物が、フォ トレジスト材料や光硬化材料などの様々な分野で応用されている。酸発生剤から発 生した酸は、触媒あるいは重合開始剤として作用する。
[0003] 上記感光性樹脂組成物をフォトレジスト材料として用いてパターンを形成する場合 には、例えば酸発生剤に光を照射して強酸を発生させる。酸発生剤から発生した強 酸は触媒として作用し、樹脂成分を化学変性させる。樹脂成分が化学変性すると溶 解性が変化し、パターンが形成される。
[0004] 多種多様のフォトレジスト材料が開発されている力 フォトレジスト材料には、解像度 及び感度が高いことが求められている。さらに、フォトレジスト材料には、耐エッチング 性が高いパターンを形成し得ることも求められている。特に、深紫外線レジスト材料と して、酸素プラズマエッチングに耐性を持つパターンを形成し得る材料が求められて いる。
[0005] 一方、モノマー、オリゴマーまたはポリマー等の硬化速度を高めるための種々の試 みがなされている。最も広く開発の対象とされているのは、光の照射により発生したラ ジカル種を開始剤として用いて、多数のビニルモノマーを連鎖的に重合させるラジカ ル重合系である。他方、光の照射により発生した酸を触媒として用いるカチオン重合 系も開発の対象とされている。
[0006] ラジカル重合系の場合には、空気中の酸素によって重合反応が阻害されるため、 特に薄膜パターンを形成する際の硬化速度が遅いため、重合反応時に酸素を遮断 する必要があった。一方、カチオン重合系は、空気中の酸素によって重合反応が阻 害されない利点を有する。し力 ながら、硬化後に酸が残存するため、酸により腐食 が生じたり、樹脂が変性する可能性がある。
[0007] そこで、解像度及び感度が高ぐ耐エッチング性が高いパターンを形成できるととも に、空気中の酸素により重合反応が阻害されず、強酸のような腐食性物質を生成し なレ、感光性樹脂組成物が強く望まれてレ、た。
[0008] このような課題を克服し得るものとして、塩基触媒による重合反応や化学反応を用 レ、ることが提案されてレ、る。例えば、光を照射したり、熱を与えることによって塩基を発 生する塩基発生剤を用いて、塩基発生剤から発生した塩基を触媒として樹脂成分を 化学変性させる方法が挙げられる。
[0009] エポキシ基を有するエポキシ系化合物は、塩基の作用により架橋反応を起こし、硬 化する。そこで、例えば塩基発生剤に光を照射したり、熱を与えることによってェポキ シ系化合物を含む層中でアミン類を発生させることで、ァミン類が開始剤あるいは触 媒として作用し、エポキシ系化合物を硬化させることができる。し力しながら、アミン類 を開始剤あるいは触媒として用いた場合でも、エポキシ系化合物の硬化速度は遅か つた。エポキシ系化合物を十分に硬化させるためには、長時間を要し、さらに硬化速 度を高めるために高温下で加熱処理等を行う必要があるため、実用化されるには至 つていない。
[0010] 下記の非特許文献 1には、光の作用によって発生する塩基性化合物を二次的に増 強し得る塩基増殖反応が開示されている。さらに、下記の特許文献 1及び特許文献 2 には、塩基増殖反応を起こすウレタン系化合物である塩基増殖剤を含有する感光性 組成物が開示されている。

発明の開示
[0011] 上記非特許文献 1及び特許文献 1, 2に記載の塩基増殖反応で発生する塩基は、 主として 1級あるいは 2級の脂肪族ァミンである。感光性組成物を構成する際に、これ らァミンを発生する塩基増殖剤は、例えば光塩基発生剤及び塩基反応性物質と組 み合わせて用いられる。
[0012] 感光性組成物において、塩基増殖反応を効率よく進行させるためには、通常加熱 処理を行う必要がある。し力しながら、開放系で塩基増殖反応を行った場合に、加熱 処理の過程で、塩基増殖反応により発生したァミンが蒸発飛散しがちであった。例え ば、ァミンの作用によりエポキシ系化合物を硬化させる場合に、塩基増殖剤を多量に 添加しても、その添加効果が十分に得られないことがあった。また、特許文献 1、 2に 記載のウレタン系化合物は、有機溶媒に対する溶解性が低かった。例えば、ウレタン 系化合物は、比較的極性の低レ、液状のエポキシ系化合物に対して十分な溶解性を 有するものではなかった。さらに、これら塩基増殖剤を含む感光性組成物をフオトレ ジスト材料として用いてパターンを形成する場合には、塩基増殖剤自体にもパターン の耐エッチング性能を阻害しないことが求められていた。
[0013] 本発明の目的は、上述した従来技術の現状に鑑み、例えばエポキシ系化合物など の架橋反応に用いることができる塩基増殖剤であって、塩基の作用によって新たな 塩基を発生し、かつ塩基増殖反応が効率的に進行し得る塩基増殖剤及び該塩基増 殖剤を用いた塩基反応性硬化性組成物を提供することにある。

(発明の効果)
[0025] 本発明に係る上述した式(1)で表される塩基増殖剤は、力ルバメート基を有するた め、熱や光により構造変化を起こし、増殖的に塩基を発生する。よって、例えば、アミ ン等と反応するエポキシ系化合物などの塩基反応性物質中に塩基増殖剤を共存さ せると、エポキシ系化合物を効果的に硬化させることができる。
[0026] 上述した式(1)中、 Xがェチル基である場合には、 Xにおける立体障害が小さいた め、塩基増殖反応が効果的に起こり易い。
[0027] 上述した式(1)中、 Yカ チレン鎖である場合には、 Yにおける立体障害が小さいた め、塩基増殖反応が効果的に起こり易い。
[0028] 上述した式(1)中、 Xがェチル基であり、 Yカ^チレン鎖であり、 nが 3である場合に は、同一分子内に 3つの力ルバメート基が存在するため、塩基増殖反応がより一層効 果的に起こり易い。

[0030] 本発明に係る塩基反応性硬化性組成物は、上述した式(1)で表される塩基増殖剤 と、塩基発生剤と、塩基の作用により硬化する硬化性化合物とを含有する。塩基反応 性硬化性組成物に例えば光を照射したり、熱を与えると、塩基発生剤から塩基が発 生する。塩基発生剤力ら発生した塩基は触媒として機能し、塩基増殖剤から新たな 塩基が発生する。塩基発生剤及び塩基増殖剤から発生した塩基の作用により硬化 性化合物が硬化する。よって、本発明に係る塩基反応性硬化性組成物では、塩基発 生剤及び塩基増殖剤から多数の塩基が発生するため、硬化性に優れてレ、る。
[0031] 硬化性化合物がエポキシ系化合物である場合には、塩基の作用によりエポキシ系 化合物の架橋反応が効率的に進行するため、優れた硬化性を有する。
[0032] エポキシ系化合物が液状エポキシ樹脂である場合に、本発明に係る塩基増殖剤を 用レ、ることで、固形ではなく液状のエポキシ樹脂であっても高い硬化性を有するもの となる。液状エポキシ樹脂は固形エポキシ樹脂に比べて硬化性に劣るが、塩基増殖 剤から増殖的に多数の塩基が発生するため、液状エポキシ樹脂の硬化速度が高め られる。
[0033] 塩基発生剤が、光の照射により塩基を発生する光塩基発生剤である場合には、塩 基を発生させるために高温下で加熱処理を行う必要がなレ、。また、開放系で硬化反 応を行った場合に、発生したァミン等の塩基が蒸発飛散し難いので、硬化反応がより 一層効率的に進行する。 発明を実施するための最良の形態
[0034] 以下、本発明の詳細を説明する。
[0035] 本発明に係る塩基増殖剤は、上記式(1)で表される化合物である。本発明に係る 塩基増殖剤は、塩基増殖反応によって分解して、新たにアミンを発生する。さらに、 発生したァミンが新たな触媒として機能し、増殖的に多数のアミンを生成する。
[0036] 上記式(1)中 Xは、水素原子、置換されているアルキル基、または無置換のアルキ ル基を示す。
[0037] 上記式(1)中 Xの具体例としては、メチル基、ェチル基、プロピル基などが挙げられ る。塩基増殖反応が効果的に起こるため、 Xは無置換のアルキル基であることが好ま しい。なかでも、 Xにおける立体障害も小さくなり、塩基増殖反応がより一層効果的に 起こり易いため、 Xはェチル基であることがより好ましい。
[0038] 上記式(1)中 Yは、置換または無置換のアルキレン鎖を示す。
[0039] 上記式(1)中 Yの具体例としては、メチレン鎖、エチレン鎖、プロピレン鎖などが挙 げられる。上記塩基増殖反応が効果的に起こるため、 Yは無置換のアルキレン鎖で あることが好ましい。なかでも、 Yにおける立体障害も小さくなり、塩基増殖反応がより 一層効果的に起こり易いため、 Yはメチレン鎖であることがより好ましい。
[0040] 上記式(1)中 nは、:!〜 4の整数を示す。上記(1)式で表される塩基増殖剤が同一 分子内に複数の力ルバメート基を有する場合には、発生した塩基の触媒作用によつ て塩基増殖反応がより一層効果的に起こり易い。よって上記式(1)中 nは、 3又は 4の 整数であることが好ましい。

[0044] 上記(2)式及び上記(3)式で表される塩基増殖剤は、同一分子内に複数の力ルバ メート基を有する。よって、発生した塩基の触媒作用によって塩基増殖反応が進行し 易いという特徴を有する。
[0045] 本発明に係る塩基増殖剤の塩基増殖反応では、活性な水素原子が塩基によって 引き抜かれて、カルバニオンを生成する。次いで、力ルバミン酸が脱離し、さらに分解 が進行し、塩基と二酸化炭素とを生成する。上述した式(2)で表される塩基増殖剤を 一例として、塩基増殖剤の塩基増殖反応を下記式 (4)に示す。下記式 (4)に示すよ うに、塩基増殖反応では、塩基増殖剤からァミン化合物と、二酸化炭素と、ォレフィン とを生成する。

[0047] 本発明に係る塩基増殖剤は、特に限定されないが例えばフルォレニルメタノールと イソシァネート誘導体との付加反応や、フルォレニルカルバメート基を有するアタリレ ートモノマーとポリチオール誘導体との付加反応によって合成される。前者の付加反 応にはすず触媒を適切に用いることにより、上記化合物の合成を簡便に行うことがで きる。後者の付加反応には塩基触媒を適切に用いることにより、上記化合物の合成 を簡便に行うことができる。
[0048] 本発明に係る塩基反応性硬化性組成物は、上述した式(1)で表される塩基増殖剤 と、塩基発生剤と、塩基の作用により硬化する硬化性化合物とを含有する。
[0049] 塩基増殖剤の配合割合は、塩基反応性硬化性組成物 100重量%中、 10〜45重 量%の範囲であることが好ましい。塩基増殖剤が 10重量%未満であると、塩基増殖 反応により発生する塩基が少なぐ硬化速度に劣ることがある。塩基増殖剤が 45重 量%を超えると、塩基増殖剤が塗膜中に析出することがある。
[0050] 上記塩基発生剤は、光を照射したり、熱を与えることによって塩基を発生する物質 である。塩基発生剤としては、特に限定されないが、光の照射により塩基を発生する 光塩基発生剤、または熱を与えることにより塩基を発生する熱潜在性塩基発生剤が 好ましく用いられる。なかでも、塩基を発生させるために高温下で加熱処理を行う必 要がないため、光塩基発生剤がより好ましく用いられる。
[0051] 上記光塩基発生剤としては、特に限定されないが、従来知られている o—二トロベン ジル型光塩基発生剤、(3, 5—ジメトキシペンジノレオキシ)カルボ二ル型光塩基発生 剤、アミ口キシィミノ基型光塩基発生剤、ジヒドロピリジン型光塩基発生剤等が挙げら れる。なかでも、塩基発生効率と合成の簡便性に優れているため、 o _ニトロべンジ ル型光塩基発生剤が好ましく用レ、られる。
[0052] 上記熱潜在性塩基発生剤としては、特に限定されないが、加熱により脱炭酸して分 解する有機酸と塩基との塩、分子内求核置換反応、ロッセン転位反応またはベックマ ン転位反応等により分解してアミン類を放出する化合物や、加熱により何らかの反応 を起こして塩基を放出するものが好ましく用いられる。なかでも、塩基発生効率に優 れているため、加熱により脱炭酸して分解する有機酸と塩基との塩が好ましく用いら れる。 [0053] 上記熱潜在性塩基発生剤としては、例えば英国特許第 998, 949号記載のトリクロ 口酢酸の塩、米国特許第 4, 060, 420号に記載のアルファースルホニル酢酸の塩、 特開昭 59— 157637号に記載のプロピール酸類の塩、 2_カルボキシルカルボキサ ミド誘導体、特開昭 59— 168440号に記載の塩基成分に有機塩基の他にアルカリ 金属、アルカリ土類金属を用いた熱分解性酸との塩、特開昭 59— 180537号に記 載のロッセン転位を利用したヒドロキサム力ルバメート類、加熱により二トリルを生成す る特開昭 59— 195237号に記載のアルドキシム力ルバメート類、英国特許第 998, 9 45号、米国特許第 3, 220, 846号、英国特許第 279,■号、特開昭 50— 22625 号、同 61— 32844号、同 61— 51139号、同 61— 52638号、同 61— 51140号、同 61— 53634号、同 61— 53640号、同 61— 55644号、同 61— 55645号等に記載 の熱塩基発生剤が挙げられる。
[0054] 上記熱潜在性塩基発生剤の具体例としては、トリクロ口酢酸グァニジン、トリクロ口酢 酸メチルダァニジン、トリクロ酢酸カリウム、フエニルスルホニル酢酸グァニジン、 p ク ロロフエニルスルホニル酢酸グァニジン、 p—メタンスルホニルフエニノレスノレホニノレ酢 酸グァニジン、フエニルプロピオール酸カリウム、フエニルプロピオール酸グァニジン 、フエニルプロピオール酸セシウム、 p—クロ口フエニルプロピオール酸グァ二ジン、 p フエ二レン ビス フエニルプロピオール酸グァ二ジン、フエニルスルホニル酢酸 テトラメチルアンモニゥム、フエニルプロピオール酸テトラメチルアンモニゥムが挙げら れる。
[0055] 塩基発生剤の配合割合は、塩基反応性硬化性組成物 100重量%中、:!〜 30重量 %の範囲であることが好ましい。塩基発生剤が 1重量%未満であると、塩基発生剤か ら発生する塩基の量が少なすぎるために塩基増殖剤の添加効果が十分に得られな レ、ことがある。塩基発生剤が 30重量%を超えると、塩基発生剤の添加効果を得るの に過剰となることがある。
[0056] 上記硬化性化合物は、塩基発生剤及び塩基増殖剤から発生した塩基の作用によ り架橋反応が進行し、硬化するものである。硬化性化合物としては、特に限定されな レ、が、エポキシ系化合物、アタリレート系オリゴマー、イソシァネート系オリゴマー等が 挙げられる。なかでも、塩基の作用により架橋反応が効率的に進行するため、ェポキ シ系化合物が好ましく用いられる。
[0057] 上記エポキシ系化合物としては、高粘度あるいは固形エポキシ樹脂及び液状ェポ キシ樹脂のいずれも用いることができる。なかでも、液状エポキシ樹脂がより好ましく 用いられる。液状エポキシ樹脂は、取扱性に優れているが、固形エポキシ樹脂に比 ベて硬化性に劣る。し力 ながら、本発明に係る塩基増殖剤を用いることで、液状の エポキシ樹脂であっても高い硬化性を有する塩基反応性硬化性組成物となる。
[0058] 上記高粘度あるいは固形エポキシ樹脂としては、特に限定されないが、東都化成 社カタログ記載の BPF型エポキシ樹脂、 BPA型エポキシ樹脂、 BPF型エポキシ樹脂 、ノボラック型エポキシ樹脂、臭素化エポキシ樹脂、可撓性エポキシ樹脂、油化シヱ ルエポキシ社カタログ記載のェピコート基本固形タイプ、ェピコートビス F固形タイプ、 ダイセル化学工業社カタログ記載の EHPE脂環式固形エポキシ樹脂などが挙げられ る。なかでも、強靭な塗膜が得られるため、ビスフエノール系のエポキシ樹脂、ノボラッ ク系のエポキシ樹脂がさらに好ましく用いられる。
[0059] 高粘度あるいは固形のエポキシ樹脂を用いる場合には、単官能性エポキシ化合物 を反応性希釈剤として含有することが好ましい。単官能性エポキシィ匕合物としては、 ナガセケムテックス社カタログ記載のデナコールシリーズである EX— 111、 EX- 12 1、 EX— 141、 EX— 145、 EX— 146、 EX— 171、 EX— 192、 EX— 111、 EX- 14 7、共栄社化学社カタログ記載のェポライトシリーズである M— 1230、 EHDG_L、 1 00MF等を挙げることができる。

[0062] なかでも、硬化特性に優れているため、エポキシ系化合物としてグリシジル基を 3つ 以上有するエポキシィ匕合物がさらに好ましく用いられる。
[0063] 硬化性化合物の配合割合は、塩基反応性硬化性組成物 100重量%中、 50〜80 重量%の範囲であることが好ましい。硬化性化合物が 50重量%未満であると、塩基 発生剤や塩基増殖剤が塗膜中に析出することがある。硬化性化合物が 80重量%を 超えると、硬ィ匕†生に劣ることがある。
[0064] 塩基反応性硬化性組成物は、增感剤を含有することが好ましい。塩基反応性硬化 性組成物が增感剤を含有すると、感度が高められる。

[0076] フノレ才レン 60g (0. 36mol)を脱水 THF1500mlに溶力した。し力る後、 0°C、ァノレ ゴンガス雰囲気下でブチルリチウム—へキサン溶液(1. 6M) 225mlをゆっくり滴下し た。次に、パラホルムアルデヒド 12gをカ卩え、室温で 5時間撹拌した。攪拌後、飽和重 曹水 600mlを力 Pえ、ジェチルエーテルで抽出を行い、有機層を飽和食塩水で 2回洗 浄した。次に、無水硫酸マグネシウムを用いて乾燥した後、溶媒を留去した。得られ たペースト状の固体をへキサンとエタノールとの混合溶媒で再結晶することにより、フ ルォレニルメタノールの白色針状結晶 50gを得た。得られた化合物の構造が上述し た式(5)に示す構造であることを、 ^— NMRを測定することにより確認した。以下融 点および1 H— NMRの測定結果を示す。

[0080] 上述した式(5)に従って合成されたフルォレニルメタノール 2· 08g(10.6mmol) に、脱水ベンゼン 60mlおよび触媒としてジ一 n_ブチルチンジラウリレート lOOmgを カロえた。しかる後、還流下で 2_イソシアナトェチルアタリレート 1.41g(10mmol)と、 重合禁止剤として 2, 6 -ジ一 tert -ブチル _ p -タレゾール 50mgとを含むベンゼン 溶液 20mlをゆっくり滴下した。 9時間還流した後、室温まで冷却して溶媒を留去した 。得られた褐色のオイルに少量のジェチルエーテルと大量のへキサンとを加えた。冷 凍庫で保存することにより再結晶を行い、アタリレートモノマーの白色結晶を得た。得 られた化合物の構造が上述した式(6)に示す構造であることを、 ^— NMRを測定 することにより確認した。以下融点および1 H— NMRの測定結果を示す。

Ommol)、及び触媒としてトリ _n—ブチルァミン 19mg(0. lmmol)を脱水ジクロロメタン 7mlに溶解させて、室温で 4日間撹拌を行つ た。攪拌後、 2M塩酸、次いで飽和食塩水で洗浄し、無水硫酸マグネシウムを用いて 乾燥した。しかる後、溶媒を減圧留去することにより得られたオイルを、冷凍庫で凍結 することにより Flu3を得た。得られた化合物の構造が上述した式(2), (7)に示す構 造であることを、 ifi— NMRおよび MALDIを測定することにより確認した。以下、 _NMRおよび MALDIの測定結果を示す。

Omm ol)、 PETG (テトラチオール誘導体) 0.65g(l.5mmol)、及び触媒としてトリ— n_ ブチルァミン 40mgを脱水ジクロロメタン 15mlに溶解させて、室温で 3日間撹拌を行 つた。攪拌後、 2M塩酸、次いで飽和食塩水で洗浄し、無水硫酸マグネシウムを用い て乾燥した。しかる後、溶媒を減圧留去することにより得られたオイルを、冷凍庫で凍 結することにより化合物 Flu4を得た。化合物の構造が上述した式 (3), (8)に示す構 造であることを、 ¾ NMRおよび MALDIを測定することにより確認した。以下、 ¾ NMRおよび MALDIの測定結果を示す。

上述した実施例 1の式(5)に従って合成されたフルォレニルメタノール 7.85g(40 mmol)に、脱水ベンゼン 60mlと、触媒としてジ一 n—ブチルチンジラウリレート 100 mgとをカロえた。しかる後、還流下でトリメチルへキシルジイソシァネート 4.21g(20m mol)のベンゼン溶液 20mlをゆっくり滴下した。 7時間還流した後、室温まで冷却して 溶媒を留去した。次に、得られた褐色のオイルに、少量のジェチルエーテルと大量の へキサンとをカ卩えた。冷凍庫で保存することにより再結晶を行い、化合物 Flu2の白色 結晶を得た。得られた化合物 Flu2の構造が上述した式(9)に示す構造であることを 、ェ^! NMRおよび ESI— MSを測定することにより確認した。以下融点、 'H-NMR および ESI _ MSの測定結果を示す。

[0099] 。一ニトロ一 4, 5—ジメトキシベンジルアルコール 9.4g(44mmol)及びトリェチノレ ァミン 4.8g(47mmol)を、 THFとジクロロメタンとの混合溶媒(1: 1 (v/v)) 50mlに 溶かした。しかる後、アルゴン雰囲気下、 0。Cで 4_ニトロフエユルクロロホルメートの T HF溶液 10. 3g (48mmol) /20mlをゆっくりと滴下した。滴下後、アルゴンガスの通 気をやめ、 10時間還流を行った。室温まで冷まし、溶媒を除去した後、ジクロロメタン を加え、水で 3回洗浄した。無水硫酸マグネシウムを用いて乾燥した後、溶媒を留去 した。次に、エタノールとトルエンとの混合溶媒を用いて再結晶し、 2 ニトロ 4, 5 —ジメトキシベンジル— 4' —ニトロフエ二ルカーボネートを得た。得られた化合物の 構造が上述した式(11)に示す構造であることを、融点および1 H— NMRを測定する ことにより確認した。測定結果を以下に示す。

PBG-2 上述した式(11)に従って合成された 2 二トロー 4, 5 ジメトキシベンジルー —ニトロフエ二ルカーボネート 5. 0g (13. 2mmol)と、 1 ヒドロキシベンゾトリァゾー ル 0. 55gとを 200mlの脱水ジクロロメタンに溶かし、アルゴン雰囲気下で還流を行つ た。しかる後、 1 , 3 ジ (4 ピペリジル)プロパンのジクロロメタン溶液(5. 45g (23. 7mmol) /80ml)をゆっくり滴下し、その後 5時間還流を行った。次に、飽和炭酸水 素ナトリウム水溶液、次いで、食塩水を用いて洗浄し、無水硫酸マグネシウムを用い て有機層を乾燥した後、留去した。減圧乾燥して得られた黄色の固体を大量のメタノ ール中で攪拌して洗浄した。生成した黄色の沈殿を吸引ろ過し、減圧乾燥して、 PB G_2を得た。得られた化合物 PBG_ 2の構造が上述した式(10), (12)に示す構 造であることを、 ^— NMRを測定することにより確認した。測定結果を以下に示す。

[0109] (実施例 1, 2及び比較例 1の塩基増殖剤の評価)
実施例 1, 2及び比較例 1で得られた塩基増殖剤である化合物 Flu2〜4と、上記光 塩基発生剤と、上記エポキシ系化合物とを、溶媒に溶解させて混合液を得た。塩基 増殖剤、光塩基発生剤、エポキシ系化合物及び溶媒の種類と配合量は、下記表 1、 2のようにした。
[0110] 得られた混合液を、 lOOOrpm, 30秒の条件でガラス基板上にスピンキャストした。
しかる後、 100°Cホットプレート上で 1分間乾燥させた。次に、下記表 1、 2に記載の所 定の時間、 365nmの単色光(13— 15mWcm_2)を照射した。しかる後、下記表 1、 2 に示す温度(PEB温度)のホットステージで、下記表 1、 2に示す時間(PEB時間)、 加熱処理を行った。次に、プロピレングリコール 1 モノメチルエーテルー2—ァセ タート(PEGMEA)を用いて 30秒現像処理し、さらにメタノール洗浄処理した。
[0111] 目視により成膜性および硬化の有無 (硬化性)を確認した。また、成膜性および硬 化の有無の確認を容易とするために、ブロムチモールブル一一エタノール溶液にガ ラス基板を 10分間浸漬することにより、残膜部位の染色処理を行った。成膜性及び 硬化性は、下記評価基準で評価した。

(上記式(1)中、 Xは水素原子、置換されているアルキル基、または無置換のアル キル基を示し、 Yは置換または無置換のアルキレン鎖を示し、 nは 1〜4の整数を示す )
[2] 上記式(1)中、 Yがメチレン鎖である、請求項 1に記載の塩基増殖剤。
[3] 上記式(1)中、 Xがェチル基である、請求項 1または 2に記載の塩基増殖剤。
[4] 上記式(1)中、 nが 3である、請求項 1〜3のいずれ力 1項に記載の塩基増殖剤。
[5] 上記式(1)中、 nが 4である、請求項 1または 2に記載の塩基増殖剤。
[6] 請求項:!〜 5のいずれか 1項に記載の塩基増殖剤と、塩基発生剤と、塩基の作用に より硬化する硬化性化合物とを含有することを特徴とする、塩基反応性硬化性組成 物。
[7] 前記硬化性化合物がエポキシ系化合物である、請求項 6に記載の塩基反応性硬 化性組成物。
[8] 前記エポキシ系化合物が液状エポキシ樹脂である、請求項 7に記載の塩基反応性 硬化性組成物。
[9] 前記塩基発生剤が、光の照射により塩基を発生する光塩基発生剤である、請求項 6〜8のいずれ力 1項に記載の塩基反応性硬化性組成物。
