Abstract
本發明提供了一種適用於高像素密度的像素驅動電路,用於解決現有面板的像素受像素驅動電路影響,像素密度過低的技術問題。包括開關電晶體,該開關電晶體採用雙柵極場效應電晶體,該雙柵極場效應電晶體包括第一柵極和第二柵極,該第一柵極和第二柵極連接同一掃描線。本發明實施例首先通過雙柵極場效應電晶體作為開關電晶體,避免了採用額外補償電路克服干擾因素造成像素複雜化影響像素PPI的提升。本發明還包括適用於高像素密度的像素結構和製作方法。
Description
本發明屬於顯示幕顯示技術領域,特別是關於適用於高像素密度的像素驅動電路、像素結構和製作方法。
隨著VR(虛擬實境)技術的發展,對顯示面板像素的PPI(即每英吋像素密度)要求也逐漸提高。像素(或子像素)通常由電晶體驅動電路和發光材料組成,為了提高PPI需要進一步縮小電晶體驅動電路的尺寸。
有鑑於此,本發明實施例提供了一種適用於高像素密度的像素驅動電路及其製作方法,用於解決現有面板的像素受像素驅動電路影響,像素密度過低的技術問題。
本發明的適用於高像素密度的像素驅動電路,包括開關電晶體,該開關電晶體採用雙柵極場效應電晶體,該雙柵極場效應電晶體包括第一柵極和第二柵極,該第一柵極和第二柵極連接同一掃描線。
本發明一實施例中該開關電晶體的輸入端為源極,該開關電晶體的輸出端為漏極。
本發明一實施例中該第一柵極和第二柵極為頂柵型,或者該第一柵極和第二柵極為底柵型,或者該第一柵極為頂柵型該第二柵極為底柵型,或者該第一柵極為底柵型該第二柵極為頂柵型。
本發明的適用於高像素密度的像素結構,包括相鄰的第一像素和第二像素,該第一像素和第二像素分別包括所述的適用於高像素密度的像素驅動電路,該第一像素和第二像素中的該開關電晶體的輸入端連接同一資料線。
本發明一實施例中該第一像素的該開關電晶體的第一柵極和第二柵極之間具有第一有源區,該第二像素的該開關電晶體的第一柵極和第二柵極之間具有第二有源區,該第一有源區與第二有源區包括共用部分。
本發明一實施例中該第一像素與該第二像素的該像素驅動電路水平對置,該像素驅動電路的該開關電晶體鄰接。

源層,該形成有源層包括:在有源層形成條狀圖案,作為相鄰像素中像素驅動電路的開關電晶體的共用部分圖案;在該條狀圖案的兩端沿短邊向該條狀圖案一側延伸形成一個雙柵極場效應電晶體圖案,在該條狀圖案的兩端沿短邊向該條狀圖案另一側延伸形成另一個雙柵極場效應電晶體圖案,分別作為該相鄰像素中該像素驅動電路該開關電晶體的圖案。
本發明一實施例中還包括:基於該條狀圖案的長邊方向,在該條狀圖案的兩側對稱形成該相鄰像素的該像素驅動電路中驅動電晶體的圖案。
該方法還包括在有源層上形成第一絕緣層和第一金屬層,在該第一金屬層形成掃描線的圖案,該雙柵極場效應電晶體包括第一柵極和第二柵極,該第一柵極和第二柵極連接該掃描線。
本發明實施例適用於高像素密度的像素驅動電路首先通過雙柵極場效應電晶體作為開關電晶體,避免了採用額外補償電路克服干擾因素造成像素複雜化影響像素PPI的提升。適用於高像素密度的像素結構利用同列的兩個相鄰像素的開關電晶體進行柵極並聯,共用有源區的部分半導體晶體,簡化相鄰開關電晶體結構以減小相鄰開關電晶體間距,進而減小了同列相鄰像素的間隔,實現了像素密度的提升。

圖1為本發明一實施例適用於高像素密度的像素驅動電路的等效電路示意圖。如圖1所示本發明一實施例中像素(或稱作單一子像素)呈行、列排列,每一行的像素連接同一掃描線,每一列的像素連接同一資料線。如圖1所示包括左上、右上、左下、右下四個像素,左上和右上的像素作為第一像素連接掃描線scan1,左下和右下的像素作為第二像素
連接掃描線scan2,左上和左下的像素作為相鄰的第一像素和第二像素連接資料線data1,右上和右下的像素作為另一相鄰的第一像素和第二像素連接資料線data2。
如圖1所示本發明一實施例中的像素結構包括像素驅動電路和發光二極體(例如採用銦錫氧化物形成的有機發光二極體),像素驅動電路採用2T1C像素驅動電路,包括開關電晶體(例如採用場效應電晶體)、驅動電晶體(例如採用場效應電晶體)和保持電容,其中:開關電晶體,用於以柵極連接的掃描線信號控制輸入端(如源極)的資料登錄(如數據線傳輸的數位信號);驅動電晶體,用於以柵極接收開關電晶體輸出端(如漏極)的信號輸出(如電壓信號),(結合工作電源和工作地)形成驅動發光二極體的工作電流;保持電容,用於保持驅動電晶體的柵極電壓,形成穩定的驅動電晶體工作電流。
開關電晶體的漏極連接驅動電晶體的柵極,開關電晶體的柵極連接掃描線,開關電晶體的源極連接資料線,發光二極體與驅動電晶體的源極或漏極串聯,保持電容根據發光二極體的串聯位置連接在驅動電晶體的柵、源極之間或柵、漏極之間,驅動電晶體的源極連接工作電壓,驅動電晶體的漏極連接工作地。以左上像素為例,開關電晶體T2a的柵極連接掃描線scan1,開關電晶體T2a的源極連接資料線data1,開關電晶體T2a的漏極連接驅動電晶體T1a的柵極,驅動電晶體T1a的源極連接工作電壓Vdd,驅動電晶體T1a的漏極串聯發光二極體後連接工作地Vss。
如圖1所示本發明一實施例的像素驅動電路的開關電晶體(例如開關電晶體T2a、T2b、T4a、T4b)採用雙柵極場效應電晶體,雙柵極場效應電晶體的第一柵極和第二柵極連接同一掃描線。以左上像素為例,開關電晶體T2a包括的第一柵極g1和第二柵極g2連接掃描線scan1。同一行的開關電晶體T2a和開關電晶體T2b的柵極連接同一掃描線scan1。
本發明一實施例中的雙柵極場效應電晶體的第一柵極g1和第二柵極g2為頂柵型。同一列像素的像素驅動電路的開關電晶體採用的雙柵極場效應電晶體的柵極類型相同。
本發明一實施例中的雙柵極場效應電晶體的第一柵極g1和第二柵極g2為底柵型。同一列像素的像素驅動電路的開關電晶體採用的雙柵極場效應電晶體的柵極類型相同。
本發明一實施例中的雙柵極場效應電晶體的第一柵極g1(或第二柵極g2)為頂柵型,第二柵極g2(或第一柵極g1)為底柵型。同一列像素的像素驅動電路的開關電晶體採用的雙柵極場效應電晶體的柵極類型相同。
如圖1所示本發明一實施例中以兩行像素為一組,第一行像素(即第一像素)與第二行像素(即第二像素)中同一列像素的像素驅動電路水平對置,第一像素開關電晶體的第一柵極和第二柵極與第二像素開關電晶體的第一柵極和第二柵極間形成共用部分。水平對置是指同一列中第一像素和第二像素的像素驅動電路中,開關電晶體(T2a、T2b、T4a、T4b)和驅動電晶體(T1a、T1b、T3a、T3b)位於同一層面高度,開關電晶體和驅動電晶體對稱設置的同時開關電晶體鄰接,以左上像素(即第一像素)
和左下像素(即第二像素)為例,左上像素的像素驅動電路中的開關電晶體T2a與左下像素的像素驅動電路中的開關電晶體T4a採用雙柵極場效應電晶體,開關電晶體T2a的第一柵極g1和第二柵極g2間的有源區(有源層的半導體)與開關電晶體T4a的第一柵極g1和第二柵極g2間的有源區(有源層的半導體)形成共用部分(圖1中橢圓區域)。
圖3為本發明一實施例適用於高像素密度的像素結構的一種電路版圖的結構示意圖。如圖3所示以左上像素(即第一像素)和左下像素(即第二像素)為例,開關電晶體T2a與開關電晶體T4a的柵極的半導體圖案部分重合共用,重合位置形成條狀圖案T24。
在VR應用中,OLED面板作為近距離顯示單元需要像素排列儘量緊密且像素驅動電路尺寸儘量減小以提高像素的開口率,但像素密度提高使得每個像素的發光器件(的面積)變小,這造成發光器件的驅動電流變小,同時,像素驅動電路的驅動電晶體需要與工作電壓、工作地和發光器件結合,受限於工藝水平驅動電晶體的溝道長度反而變長,因此對驅動電晶體柵極的控制電壓需要更加精確。而像素驅動電路的開關電晶體一旦受到電子溝道的回饋電容、寄生電容等干擾因素影響將無法對驅動電晶體柵極進行穩定控制。如果通過增加補償電路克服干擾因素反而會影響像素密度,降低像素可靠性。本發明實施例的高像素密度的像素結構首先通過雙柵極場效應電晶體作為開關電晶體,避免漏電流(即柵漏電流)過大,回饋電容等寄生電容被有效克服,保證驅動電晶體的柵極控制電流穩定。
圖2為本發明一實施例適用於高像素密度的像素結構的一
種電路版圖的結構示意圖。如圖2所示以同列相鄰的左上像素(即第一像素)和左下像素(即第二像素)的像素驅動電路為例,左上像素的開關電晶體T2a和左下像素的開關電晶體T4a採用雙柵極場效應電晶體,開關電晶體T2a的第一柵極g1和第二柵極g2連接同一掃描線scan1,開關電晶體T4a的第一柵極g1和第二柵極g2連接同一掃描線scan2,開關電晶體T2a和開關電晶體T4a的源極s連接同一資料線data1。如圖2所示,左上像素的驅動電晶體T1a與左下像素的開關電晶體T4a相鄰,形成左上像素和左下像素和左下像素的間隔(pixel pitch)。但是當驅動電晶體的溝道長度大於16μm時開關電晶體使用雙柵結構,在像素間隔最小為35.35μm時,像素的PPI最大只能做到719,無法達到一些VR專案需求。
如圖3所示以同列相鄰的左上像素(即第一像素)和左下像素(即第二像素)的像素驅動電路為例,左上像素的開關電晶體T2a和左下像素的開關電晶體T4a採用雙柵極場效應電晶體,開關電晶體T2a的第一柵極g1和第二柵極g2連接同一掃描線scan1,開關電晶體T4a的第一柵極g1和第二柵極g2連接同一掃描線scan2,開關電晶體T2a和關管T4a的源極s連接同一資料線data1。如圖3所示,同列相鄰的左上像素和左下像素的像素驅動電路水平對置,左上像素的開關電晶體T2a和左下像素的開關電晶體T4a相鄰,同時開關電晶體T2a和開關電晶體T4a在有源層中的源極圖案和漏極圖案部分重合,形成開關電晶體T2a和開關電晶體T4a的源極並聯和漏極並聯,通過掃描線選擇開關電晶體,利用並聯的源極和漏極輸入輸出信號。本發明實施例的高像素密度的像素結構利用同列的兩個相鄰像素的開關電晶體部分半導體重合形成各行輸入端並聯和輸出端並聯,
簡化相鄰開關電晶體結構以減小相鄰開關電晶體間距,進而減小了同列相鄰像素的間隔,實現了像素密度的提升。採用本發明實施例的高像素密度的像素結構,當驅動電晶體的溝道長度大於16μm時開關電晶體使用雙柵結構,像素間隔可以小於35.35μm,像素的PPI最大做到810,達到VR項目需求。
參考圖3所示的像素驅動電路,本發明實施例高像素密度的像素結構的製造方法與通常像素製造方法的主要區別在於對同列兩個相鄰像素的像素驅動電路中相鄰的開關電晶體的製作方法。
本發明一實施例高像素密度的像素結構的製造方法包括:在有源層(即半導體層)形成條狀圖案T24,作為同一列相鄰兩個像素(即第一像素和第二像素)的像素驅動電路中開關電晶體雙柵極的共用部分圖案。有源層圖案通常採用蒸鍍等常用方式形成。
在有源層的條狀圖案T24的兩端沿短邊向條狀圖案T24一側延伸形成一個開關電晶體的圖案,開關電晶體的圖案為雙柵場效應電晶體的圖案。
在有源層的條狀圖案T24的兩端沿短邊向條狀圖案T24另一側延伸形成另一個開關電晶體的圖案,開關電晶體的圖案為雙柵場效應電晶體的圖案。
基於條狀圖案T24的長邊方向,在有源層的條狀圖案T24的兩側對稱形成同列相鄰的兩個像素的像素驅動電路中的驅動電晶體的圖案。有源層圖案通常採用刻蝕等常用方式形成。
通過上述圖案,兩個開關電晶體具有共同的半導體區域(即
條狀圖案T24),通過不同掃描線選定不同像素的開關電晶體,條狀圖案T24可以應用於對應的開關電晶體。這種開關電晶體圖案簡化了同列相鄰像素中開關電晶體的設置結構,縮小了圖案尺寸,進一步減小了像素間隔。
本發明一實施例高像素密度的像素結構的製造方法還包括:在有源層上形成第一絕緣層和第一金屬層,在第一金屬層形成與開關電晶體和驅動電晶體對應的柵極、源極和漏極的圖案。
在第一金屬層形成掃描線(scan1,scan2)的圖案。金屬層採用蒸鍍等常用方式形成,金屬層圖案通常採用濕法蝕刻等常用方式形成。
在第一金屬層上形成第二絕緣層與第二金屬層。在第二絕緣層形成接觸孔,在第二金屬層形成資料線(data1,data2)和電源線(Vdd),隨後以通常的製作工藝完成連接保持電容、電源和透明陽極(即發光二極體)。
採用本發明實施例的高像素密度的像素結構的製造方法可以簡化相鄰兩個像素的像素驅動電路中的(雙柵)開關電晶體制作,降低像素間隔,有效提升PPI。
以上所述僅為本發明的較佳實施例而已,並不用以限制本發明,凡在本發明的精神和原則之內,所作的任何修改、等同替換等,均應包含在本發明的保護範圍之內。
產業利用性
本發明實施例的像素驅動電路、像素結構和製作方法,避免了採用額
外補償電路克服干擾因素造成像素複雜化,精簡了像素結構,實現了像素密度的提升。可以普遍應用於工業化生產。
Claims (8)
- 一種像素驅動電路,包括相鄰的第一像素驅動電路和第二像素驅動電路,該第一像素驅動電路和第二像素驅動電路分別包括開關電晶體,其中,該開關電晶體採用雙柵極場效應電晶體,該雙柵極場效應電晶體包括第一柵極和第二柵極,該第一柵極和第二柵極連接同一掃描線;其中該第一像素驅動電路和第二像素驅動電路中的該開關電晶體的輸入端連接同一資料線,該第一像素驅動電路的該開關電晶體的第一柵極和第二柵極之間具有第一有源區,該第二像素驅動電路的該開關電晶體的第一柵極和第二柵極之間具有第二有源區,該第一有源區與第二有源區包括共用部分;其中,該第一有源區和該第二有源區均包括條狀部分,該第一有源區和該第二有源區的條狀部分互相重合形成該共用部分。
- 如請求項1所述的像素驅動電路,其中,該開關電晶體的輸入端為源極,該開關電晶體的輸出端為漏極。
- 如請求項1所述的像素驅動電路,其中,該第一柵極和第二柵極為頂柵型,或者該第一柵極和第二柵極為底柵型,或者該第一柵極為頂柵型,該第二柵極為底柵型,或者該第一柵極為底柵型,該第二柵極為頂柵型。
- 如請求項1所述的像素驅動電路,其中,該第一像素驅動電路與該第二像素驅動電路水平對置,該第一像素驅動電路與該第二像素驅動電路的該開關電晶體鄰接。
- 如請求項1所述的像素驅動電路,其中,該第一像素驅動電路的數量為複數個且排列成一行,該第二像素驅動電路的數量為複數個且排列成另一行,其中,一行的該第一像素驅動電路和另一行中的該第二像素驅動 電路在列上對準,同一列中該第一像素驅動電路和該第二像素驅動電路的該開關電晶體的輸入端連接同一資料線,同一行的複數個該第一像素驅動電路的該開關電晶體的該第一柵極和該第二第一柵極連接同一掃描線,同一行的複數個該第二像素驅動電路的該開關電晶體的該第一柵極和第二柵極連接同一掃描線。
- 如請求項1所述的像素驅動電路,其中,該第一像素驅動電路和該第二像素驅動電路還分別包括驅動電晶體及保持電容,該開關電晶體的漏極連接驅動電晶體的柵極,該開關電晶體的源極連接資料線,該驅動電晶體採用場效應電晶體,驅動電晶體的源極連接工作電壓,驅動電晶體的漏極連接工作地。
- 一種像素驅動電路製作方法,用於製作請求項1至6中任一項的該像素驅動電路,包括形成有源層,其中,該形成有源層包括:在有源層形成條狀圖案,作為相鄰的第一像素驅動電路和第二像素驅動電路的開關電晶體的共用部分圖案;在該條狀圖案的兩端沿短邊向該條狀圖案一側延伸形成一個雙柵場效應電晶體圖案,在該條狀圖案的兩端沿短邊向該條狀圖案另一側延伸形成另一個雙柵場效應電晶體圖案,分別作為該相鄰的第一像素驅動電路和第二像素驅動電路該開關電晶體的圖案。
- 如請求項7所述的像素驅動電路製作方法,其中,該方法還包括:基於該條狀圖案的長邊方向,在該條狀圖案的兩側對稱形成該相鄰像素的該第一像素驅動電路和第二像素驅動電路中驅動電晶體的圖案。
