Abstract

본 발명은 쌍극자 모멘트가 3.5보다 큰 유기 극성 용매(a) 20 내지 70중량%, 선택된 아민 화합물(b) 70 내지 20중량%, 중량 평균 분자량(MW)이 약200 내지 약 5,000인 노볼락 수지(c) 약 0.01 내지 약 1중량%, 히드록실기를 갖는 임의의 선택된 아미노산(d) 0 내지 10중량% 및 임의의 몰(e) 0 내지 10중량%를 함유하는 비부식성 포토레지스트 조성물에 관한 것이다.

Claims (9)

  1. 쌍극자 모멘트가 3.5보다 큰 유기 극성 용매(a) 약 20 내지 약 70중량%, 아래 일반식(I)의 화합물로 이루어진 그룹으로부터 선택된 아민 화합물(b) 약 70 내지 약 20중량%, 중량 평균 분자량(MW)이 약 200 내지 약 5,000인 노볼락 수지(c) 약 0.01 내지 약 1중량%, 아래 일반식(II)의 화합물로 이루어진 그룹으로부터 선택된 임의의 아미노산(d) 약 0 내지 약 10중량% 및 임의의 물(e) 약 0 내지 약 10중량%를 포함하는 레지스트 스트리퍼 조성물.
    상기 식에서, n 및 m은 각각 독립적으로 0 내지 5의 정수이고, X는 수소, 알킬 또는 알콕시기이며, Y는 -O- 또는 -NH-이고, Z는 수소, -OH 또는 -NH2이며, p는 1내지 3의 정수이고, R1및 R2는 각각 독립적으로 수소 및 일반식
    의 화합물(여기서, R5, R6및 R7은 각각 독립적으로 수소, -OH, -CH2OH, 알킬,알콕시 페닐 및 모노, -디-또는 트리히드록시-치환 페닐기로부터 선택된다)로 이루어진 그룹으로부터 선택되며, R3및 R4는 각각 독립적으로 히드록시 및 일반식
    의 화합물(여기서, X', Y' 및 Z'는 각각 독립적으로 수소, -OH, -CH2OH, -CH2CH2OH, -CH2COOH, 알킬 및 알콕시기로부터 선택되고, 이들 중의 1개 이상은 -OH, -CH2CH2OH 또는 -CH2OH이다)로 이루어진 그룹으로부터 선택된다.
  2. 제1항에 있어서, 용매(a)가 사이클릭 아미드인 스트리퍼 조성물.
  3. 제2항에 있어서, 사이클릭 아미드가 N-알킬-2-피롤리돈, N-히드록시알킬-2-피롤리돈 및 1,3-디알킬-2-이미다졸리디논으로 이루어진 그룹으로부터 선택되는 스트리퍼 조성물.
  4. 제1항에 있어서, 아민(b)가 알칸올아민인 스트리퍼 조성물.
  5. 제4항에 있어서, 알칸올아민이 모노에탄올아민, 2-(2-아미노에톡시)에탄올, 2-(2-아미노에틸아미노)에탄올, 디에탄올아민 및 트리에탄올아민으로 이루어진 그룹으로부터 선택되는 스트리퍼 조성물.
  6. 제1항에 있어서, 노볼락 수지가 페놀, o- 크레졸, m- 크레졸, p- 크레졸, 2,3- 크실레놀, 2,5- 크실레놀, 3,5- 크실레놀, 2,3,5- 트리메틸페놀 및 이의 혼합물로 이루어진 그룹으로부터 선택되는 단량체 페놀계화합물과 포름알데히드, 파라포름알데히드, 벤즈알데히드, 아세트알데히드 및 이의 혼합물로 이루어진 그룹으로부터 선택되는 알데히드 공급원과의 부가 축합 생성물인 스트리퍼 조성물.
  7. 제6항에 있어서, 노볼락 수지가 스트리퍼 조성물에 0.03 내지 0.7중량%의 양으로 존재하는 스트리퍼 조성물.
  8. 제1항에 있어서, 아미노산이 트리신, 바이신, DL-호모세린, D-호모세린, L-호모세린, DL-트레오닌, D- 알로- 트레오닌, L-알로-트레오닌, D-트레오닌, L-트레오닌, DL-3-히드록시노르발린, DL-메타트록신, DL-티로신, D-티로신, L-티로신, 3-(3,4-디히드록시페닐)-DL-알라닌, 3-(3,4-디히드록시페닐)-L-알라닌, 3-(2,4,5-트리히드록시페닐)-DL-알라닌, DL-알파-메틸티로신, L-알파메티티로신, (-)-3-(3,4-디히드록시페닐)-2-메틸-L-알라닌, DL-트레오-3-페닐세린 및 DL-트레오-3,4-디히드록시페닐세린으로 이루어진 그룹으로부터 선택되는 스트리퍼 조성물.
  9. 제8항에 있어서, 아미노산이 트리신, 바이신, 3-(2,4,5-트리히드록시페닐)-DL-알라닌 및 DL-트레오-3,4-디히드록시페닐세린으로 이루어진 그룹으로부터 선택되는 스트리퍼 조성물.
