Abstract

본 발명은 미세화에 적합한 구조를 갖춘 메모리 셀을 구비한 반도체 기억장치를 제공하기 위한 것이다. 이를 위한 본 발명은, 절연체층(22)과, 절연체층(22)상에 형성된 박막트랜지스터, 절연체층에 형성된 트렌치(23-1,23-2), 트렌치(23-1,23-2)내에 기판측 전극(24-1,24-2)및 축적노드전극(29-1,29-2)이 모두 배치된 트렌치 캐패시터를 구비하고 있다. 이 구성이라면, 공핍층이 넓어지는 일이 없이, 트렌치(23-1과 23-2)간의 거리를 필요 최소한까지 줄일 수 있다.

Claims (1)

  1. 절연기페와, 상기 절연기체상에 형성된 박막 트랜지스터, 절연기체에 설치된 도랑부, 제1, 제2전극이 모두 상기 도랑부내에 배치되고, 상기 제1전극이 상기 박막 트랜지스터의 전류통로에 접속되어 있는 캐패시터를 구비한 것을 특징으로 하는 반도체 기억장치.
