Claims (13)
- 희토류 원소를 산화물 환산으로 2 질량% 이상, 17.5 질량% 이하, Fe 원소를 산화물 환산으로 0.07 질량% 이상, 0.5 질량% 이하, Ca 원소를 산화물 환산으로 0.07 질량% 이상, 0.5 질량% 이하, Al 원소를 산화물 환산으로 0.1 질량% 이상, 0.6 질량% 이하, Mg 원소를 산화물 환산으로 0.3 질량% 이상, 4 질량% 이하, Hf 원소를 산화물 환산으로 5 질량% 이하(0 질량% 포함)를 함유하는 것을 특징으로 하는 고열전도성 질화규소 소결체.
- 제 1 항에 있어서,열전도율이 65W/m·K이상이고, 3점 굽힘 강도가 실온에서 700 MPa이상이고, 또한 기공률이 용량비로 2% 이하인 것을 특징으로 하는 고열전도성 질화규소 소결체.
- 제 1 항에 있어서,800℃ 이상, 1000℃ 이하의 정지 공기중에서 1000시간 산화 처리 후의 실온 강도의 열화율이 10% 이하인 것을 특징으로 하는 고열전도성 질화규소 소결체.
- 제 1 항에 있어서,결정 입계상중의 결정질인 결정 입계상이 점유하는 비율이 20% 이상인 것을 특징으로 하는 고열전도성 질화규소 소결체.
- 제 1 항에 있어서,희토류 원소, Si, Al, Fe, Ca, Mg 및 O를 함유하는 화합물 및/또는 희토류 원소, Si, Al, Fe, Ca, Mg, O 및 N을 함유하는 화합물을 포함하는 결정 입계상을 구비하는 것을 특징으로 하는 고열전도성 질화규소 소결체.
- 제 5 항에 있어서,상기 희토류 원소는 Y, Er 및 Yb로 이루어진 군으로부터 선택되는 적어도 1 종류의 원소인 것을 특징으로 하는 고열전도성 질화규소 소결체.
- 제 1 항에 있어서,희토류 원소의 산화물 환산량이 3 질량% 이상, 12.5 질량% 이하인 것을 특징으로 하는 고열전도성 질화규소 소결체.
- 제 1 항에 있어서,Fe 원소의 산화물 환산량이 0.07 질량% 이상, 0.45 질량% 이하인 것을 특징으로 하는 고열전도성 질화규소 소결체.
- 제 1 항에 있어서,Ca 원소의 산화물 환산량이 0.07 질량% 이상, 0.45 질량% 이하인 것을 특징으로 하는 고열전도성 질화규소 소결체.
- 제 1 항에 있어서,Al 원소의 산화물 환산량이 0.1 질량% 이상, 0.4 질량% 이하인 것을 특징으로 하는 고열전도성 질화규소 소결체.
- 제 1 항에 있어서,Mg 원소의 산화물 환산량이 0.5 질량% 이상, 3 질량% 이하인 것을 특징으로 하는 고열전도성 질화규소 소결체.
- 제 1 항에 있어서,Hf 원소의 산화물 환산량이 0.2 질량% 이상, 5 질량% 이하인 것을 특징으로 하는 고열전도성 질화규소 소결체.
- 고열전도성 질화규소 소결체를 함유하는 질화규소 구조 부재에 있어서,상기 고열전도성 질화규소 소결체는 희토류 원소를 산화물 환산으로 2 질량% 이상, 17.5 질량% 이하, Fe 원소를 산화물 환산으로 0.07 질량% 이상, 0.5 질량% 이하, Ca 원소를 산화물 환산으로 0.07 질량% 이상, 0.5 질량% 이하, Al 원소를 산화물 환산으로 0.1 질량% 이상, 0.6 질량% 이하, Mg 원소를 산화물 환산으로 0.3 질량% 이상, 4 질량% 이하, Hf 원소를 산화물 환산으로 5 질량% 이하(0 질량% 포함)를 함유하는 것을 특징으로 하는 고열전도성 질화규소 소결체를 함유하는 질화규소 구조 부재.
