- 제1항 또는 제2항에 있어서, 비이온성 계면활성제가 아세틸렌 알콜류 또는 아세틸렌 글리콜류의 에틸렌 옥사이드 부가물 또는 에틸렌 옥사이드 및 프로필렌 옥사이드 부가물, 폴리옥시에틸렌 피마자유 에테르, 폴리에틸렌 글리콜 디올레일 에스테르, 폴리옥시에틸렌 알킬아미노 에테르 및 폴리에틸렌 글리콜ㆍ폴리프로필렌 글리콜 블럭 공중합체 중의 1종 이상임을 특징으로 하는 리소그래피용 린스액.
- 제1항 내지 제3항 중의 어느 한 항에 따르는 리소그래피용 린스액을 사용하여 현상 후의 레지스트 패턴의 린스 처리를 수행함을 특징으로 하는, 레지스트 패턴의 형성방법.
- 제4항에 있어서, 패턴 치수가 300nm 이하인 레지스트 패턴을 포함함을 특징으로 하는, 레지스트 패턴의 형성방법.
- 제4항 또는 제5항에 있어서, 레지스트 패턴이 250nm 이하의 노광 파장에서의 노광을 포함하는 리소그래피 공정에 의해 형성됨을 특징으로 하는, 레지스트 패턴의 형성방법.
