Claims (9)
- 기판을 탑재한 캐리어를 반입하는 로드로크실과, 캐리어 사이에서 기판을 이송시키는 이송기구를 갖는 기판이송실과, 기판에 소정 처리를 실시하는 기판처리실을 구비하는 기판처리장치로서,상기 로드로크실 및 상기 기판이송실 사이를 이동하는 제 1 캐리어와, 상기 기판이송실과 상기 기판처리실 사이를 이동하는 제 2 캐리어를 구비하며,상기 이송기구에 의해 상기 제 1 캐리어와 상기 제 2 캐리어 사이에서 기판을 이송하는 구성으로 한 것을 특징으로 하는 기판처리장치.
- 제 1 항에 있어서,처리 종료 기판을 탑재한 상기 제 1 캐리어를 상기 로드로크실로 반출하는 것을 특징으로 하는 기판처리장치.
- 제 1 항 또는 제 2 항에 있어서,상기 이송기구는, 복수의 캐리어 유지대를 구비하여 서로 교체 가능한 캐리어 유지기구와 기판 유지기구 각각 2 개와, 그 2 개의 캐리어 유지기구의 유지대 사이에서 캐리어를 이동시키는 이동기구로 구성되는 것을 특징으로 하는 기판처리장치.
- 제 1 항 내지 제 3 항 중 어느 한 항에 있어서,상기 기판 유지기구는, 진공흡착 또는 정전흡착기구인 것을 특징으로 하는 기판처리장치.
- 제 1 항 내지 제 3 항 중 어느 한 항에 있어서,상기 기판이송실은 건조 기체 분위기로 유지하는 것을 특징으로 하는 기판처리장치.
- 제 1 항 내지 제 5 항 중 어느 한 항에 있어서,상기 캐리어는 기판의 4 변을 지지하는 것을 특징으로 하는 기판처리장치.
- 제 1 항 내지 제 6 항 중 어느 한 항에 있어서,상기 박막은 MgO 막인 것을 특징으로 하는 기판처리장치.
- 기판을 탑재한 캐리어를 반출입하는 로드로크실과, 캐리어 사이에서 기판을 이송시키는 기판이송실과, 기판에 소정 처리를 실시하는 기판처리실을 연결 배치하고, 상기 로드로크실과 상기 기판이송실 사이를 이동하는 제 1 캐리어 및 상기 기판이송실 과 상기 기판처리실 사이를 이동하는 제 2 캐리어를 배치하여, 상기 기판이송실에 있어서, 상기 제 1 캐리어와 상기 제 2 캐리어 사이에서 기판을 이송시켜, 상기 기판처리실에 반출입되는 상기 제 2 캐리어를 대기에 노출시키지 않고 연속하여 기판처리하는 것을 특징으로 하는 기판처리방법.
- 제 8 항에 있어서,상기 이송기구는, 복수의 캐리어 유지대를 구비하여 서로 교체 가능한 캐리어 유지기구와 기판 유지기구 각각 2 개와, 상기 2 개의 캐리어 유지기구의 유지대 사이에서 캐리어를 이동시키는 이동기구로 구성되며,상기 유지대 위의 상기 제 1 및 제 2 캐리어로부터 기판을 상기 기판 유지기구에 의해 유지한 상태로 캐리어를 상기 2 개의 유지기구 사이에서 이동시키고, 그 상태로 다시 캐리어에 기판을 탑재시킴으로써 기판을 이송시키는 것을 특징으로 하는 기판처리방법.
