Claims (28)
- (a) (i) 하나 이상의 전이금속종, (ii) 알루미늄종, 게르마늄종 및 규소종으로 구성된 그룹에서 선택된 하나 이상의 조금속종 및 (iii) 붕소종, 탄소종 및 질소종으로 구성된 그룹에서 선택된 하나 이상의 비금속종의 혼합물을 제공하는 단계; 및(b) 실질적으로 봉해진 가열영역 내의 대기에서 상기 M3X1Z2상을 형성하기에 충분한 시간동안 상기 혼합물을 약 1000℃ 내지 약 1800℃의 온도까지 가열하며, 상기 대기가 약 1×10-6atm 이하의 O2분압을 가지는 것을 특징으로 하는 단계를 포함하는, M3X1Z2상(M은 하나 이상의 전이금속이고, X는 하나 이상의 Al, Ge 및 Si이며, Z는 하나 이상의 B, C 및 N이다)을 포함하는 재료를 형성하는 방법.
- 제1항에 있어서,단계 (b)가 실질적 대기압에서 행해지는 것을 특징으로 하는 방법.
- 제1항에 있어서,단계 (b)가 실제로 가해진 진공 하에서 행해지고, 상기 대기가 약 1×10-8atm 이하의 O2분압을 가지는 것을 특징으로 하는 방법.
- 제1항에 있어서,상기 하나 이상의 전이금속종은 티타늄분말, 수소화티타늄 및 탄화티타늄으로 구성된 그룹에서 선택되는 것을 특징으로 하는 방법.
- 제1항에 있어서,상기 하나 이상의 조금속종은 규소분말을 포함하는 것을 특징으로 하는 방법.
- 제1항에 있어서,상기 하나 이상의 조금속종은 규소분말과 탄화규소로 구성된 그룹에서 선택되는 것을 특징으로 하는 방법.
- 제1항에 있어서,상기 M3X1Z2상은 Ti3SiC2를 포함하는 것을 특징으로 하는 방법.
- 제1항에 있어서,상기 혼합물이 약 1100℃ 내지 약 1650℃로 가열되는 것을 특징으로 하는 방법.
- 제1항에 있어서,상기 혼합물이 약 1300℃ 내지 약 1550℃로 가열되는 것을 특징으로 하는 방법.
- 제1항에 있어서,상기 대기가 약 1×10-12atm 이하의 O2분압을 가지는 것을 특징으로 하는 방법.
- 제1항에 있어서,상기 대기가 약 1×10-20atm 이하의 O2분압을 가지는 것을 특징으로 하는 방법.
- 제1항에 있어서,상기 대기가 약 1×10-25atm 이하의 O2분압을 가지는 것을 특징으로 하는 방법.
- 제1항에 있어서,상기 가열단계의 최대온도는 25℃/분 이하의 가열속도에서 달성되는 것을 특징으로 하는 방법.
- 제1항에 있어서,상기 가열단계의 최대온도는 약 2℃/분 내지 약 15℃/분의 가열속도에서 달성되는 것을 특징으로 하는 방법.
- 제1항에 있어서,상기 가열단계의 최대온도는 약 3℃/분 내지 약 10℃/분의 가열속도에서 달성되는 것을 특징으로 하는 방법.
- 제1항에 있어서,단계 (b)는 기체입구를 통해 상기 가열영역 내로 완충 기체 혼합물을 공급하여 가열영역 내 대기의 O2분압을 감소시키는 단계를 포함하는 것을 특징으로 하는 방법.
- 제16항에 있어서,상기 완충 기체 혼합물은 H2와 H2O를 포함하는 것을 특징으로 하는 방법.
- 제1항에 있어서,단계 (b)는 상기 대기를 상기 혼합물과 접촉시키기 전에 산소게터와 접촉시켜 가열영역 내 대기의 O2분압을 감소시키는 단계를 포함하는 것을 특징으로 하는 방법.
- 제18항에 있어서,상기 산소게터는 금속분말을 포함하는 것을 특징으로 하는 방법.
- 제19항에 있어서,상기 금속분말은 티타늄, 하프늄, 지르코늄 및 철로 구성된 그룹에서 선택된 하나 이상의 금속을 포함하는 것을 특징으로 하는 방법
- 제19항에 있어서,상기 금속분말을 티타늄을 포함하는 것을 특징으로 하는 방법.
- 제19항에 있어서,상기 산소게터는 단계(b)에서의 온도보다 낮은 승온에서 유지되는 것을 특징으로 하는 방법.
- 제1항에 따른 방법에 의해 형성된 생성물.
- (a) 고순도 M3X1Z2상 분말 사전형성물을 제공하는 단계;(b) 상기 사전형성물을 약 1000℃ 내지 약 1800℃의 온도에서, 실질적으로 봉해진 가열영역 내의 대기 중에서, 밀집한 실질적 단일상 M3X1Z2상 가공품을 형성하기에 충분한 시간 동안 소성하며, 상기 대기가 약 1×10-6atm 이하의 O2분압을 가지는 것을 특징으로 하는 단계를 포함하는, 밀집한 실질적 단일상 M3X1Z2상 가공품(M은 하나 이상의 전이금속이고, X는 하나 이상의 Al, Ge 및 Si이며, Z는 하나 이상의 B, C 및 N이다)을 형성하는 방법.
- (a) 고순도 M3X1Z2상 분말 사전형성물을 제공하며, 상기 M3X1Z2상 분말 사전형성물은 제1항의 방법에 따라 제조된 M3X1Z2상 분말을 포함하는 것을 특징으로 하는 단계;(b) 상기 사전형성물을 약 1000℃ 내지 약 1800℃의 온도에서, 실질적으로 봉해진 가열영역 내의 대기 중에서, 밀집한 실질적 단일상 M3X1Z2상 가공품을 형성하기에 충분한 시간 동안 소성하며, 상기 대기가 약 1×10-6atm 이하의 O2분압을 가지는 것을 특징으로 하는 단계를 포함하는, 밀집한 실질적 단일상 M3X1Z2상 가공품(M은 하나 이상의 전이금속이고, X는 하나 이상의 Al, Ge 및 Si이며, Z는 하나 이상의 B, C 및 N이다)을 형성하는 방법.
- 제25항에 있어서,상기 고순도 M3X1Z2상 사전형성물은 단계 (b) 전에 콤팩트로 냉각프레스되는 것을 특징으로 하는 방법.
- 제25항에 있어서,상기 고순도 M3X1Z2상 사전형성물은 바인더를 더 포함하는 것을 특징으로 하는 방법.
- 제24항의 방법에 의해 형성된 밀집한, 실질적 단일상 M3X1Z2상 가공품.
