Abstract

“스텝”이 형성된 이후에, 얕은 트렌치 격리(STI)로 또한 불리는 격리 절연 층들(400)이 형성된다. 격리 절연 층(400)을 형성하기 위하여, 실리콘 산화물 층 및 실리콘 질화물 층을 포함하는 마스크 층이 기판(10) 상에 형성되고, 마스크 층이 리소그래피 및 에칭 동작들에 의해 패터닝된다. 그 후, 패터닝된 마스크 층을 에칭 마스크로서 사용함으로써, 기판(10)은 트렌치들을 형성하기 위해 트렌치 에칭된다. 트렌치들의 깊이는 몇몇 실시예들에서 약 100 nm 내지 약 1 nm의 범위이다.

제1 폴리실리콘 층이 기판 위에 형성되고, 적절한 패터닝 동작들에 의해 패터닝되어, 그에 의해 부동 게이트 패턴들(FG 패턴들)(102)을 형성한다. 몇몇 실시예들에서, FG 패턴(102)의 폭은 약 80 nm 내지 약 120 nm의 범위이고, FG 패턴(102)의 두께는 약 20 nm 내지 약 70 nm의 범위이다.

또한, 산화물 층(122)이 2개의 게이트 구조물들 사이에 형성되고, 실리콘 산화물로 만들어진 제2 측벽 스페이서들(FG 스페이서들)(124)이 도 5b에 도시된 바와 같이 형성된다. 제2 측벽 스페이서들(124)은, 제1 측벽 스페이서들(110)과 동일하거나 상이할 수 있는, 예를 들어, SiN, SiO2 및 SiON의 하나 이상의 층들로 만들어지고, 몇몇 실시예들에서 약 10 nm 내지 약 40 nm 범위의 두께를 갖는다.
그 후, 워드 라인들(132) 및 소거 게이트 라인(134)이 도 5c에 도시된 바와 같이 형성된다. 워드 라인들(136) 및 소거 게이트 라인(134)은 도핑된 폴리실리콘과 같은 도전성 재료로 만들어진다. 워드 라인들(136) 및 소거 게이트 라인(134)의 두께는 몇몇 실시예들에서 약 50 nm 내지 약 140 nm의 범위이다. 또한, 제3 측벽 스페이서들(WL 스페이서들)(136)이 도 5c에 도시된 바와 같이 워드 라인들(132)의 측벽들 상에 형성된다.
다시 도 4b로 돌아가, 주변 영역(PA)에, 폴리실리콘 층(410) 및 실리콘 질화물 층(420)이 형성된다. 몇몇 실시예들에서, 폴리실리콘 층(410)은 CG 패턴에 대한 제2 폴리실리콘 층(106)과 동시에 형성되고, 실리콘 질화물 층(420)은 제2 절연 층(108)과 동시에 형성된다. 몇몇 실시예들에서, 하나 이상의 다른 폴리실리콘 층들 및/또는 유전체 층들(실리콘 산화물 또는 실리콘 질화물)은 그러한 폴리실리콘 층들 및/또는 유전체 층들이 셀 영역(CA)에 형성될 때, 주변 영역(PA)에 형성된다.
NVM 셀 구조물(MC)이 형성된 이후에, 도 4b에 도시된 바와 같이, 커버 층(430)은 셀 영역(CA)의 NVM 셀 구조물(MC) 위에 그리고 주변 영역(PA)의 실리콘 질화물 층(420) 위에 형성된다. 커버 층(430)은 몇몇 실시예들에서 폴리실리콘으로 만들어진다. 폴리실리콘 커버 층(430)을 형성하기 이전에, 실리콘 산화물 층과 같은 유전체 층이 CVD를 사용함으로써 셀 영역(CA)의 NVM 셀 구조물(MC) 위에 그리고 주변 영역(PA)의 실리콘 질화물 층(420) 위에 형성된다.
커버 층(430)이 형성된 이후에, 주변 영역(PA)의 커버 층(430)이 제거되고, 주변 영역(PA)에 형성된 모든 층들이 제거된다. 그 후, 로직 회로들의 FET들에 대한 게이트 절연 층(미도시)이 형성되고, FET들에 대한 폴리실리콘 층(440)이 형성된다. 그 후, FET들에 대한 게이트 패턴들을 형성하기 위하여 패터닝 동작이 수행된다. 물론, FET들의 형성 동안에 하나 이상의 이온 주입 동작들 및 측벽 스페이서 층 형성이 수행된다. 몇몇 실시예들에서, 도 4c에 도시된 바와 같이, 하나 이상의 폴리실리콘 층들 및/또는 하나 이상의 유전체 층들을 포함하는 적층된 층(425)의 일부분이 경계 구역에 남아있다.
도 6a를 참고하여, 게이트 구조물들(450)이 형성된 이후에, 셀 영역(CA)의 커버 층(430)은 제거되고, 셀 영역(CA) 및 주변 영역(PA) 위에 층간 유전체(ILD) 층(600)이 형성된다. ILD 층(600)은 CVD에 의하여 형성된 SiO2, SiN, SiOC, SiCN, SiOCN 또는 SiON와 같은 실리콘계 절연 재료의 하나 이상의 층들을 포함한다. ILD 층(600)의 두께는 몇몇 실시예들에서 약 300 nm 내지 약 1000 nm의 범위이다.
그 후, 도 6b에 도시된 바와 같이, ILD(600)는 CMP에 의하여 평탄화된다. CMP에 의한 평탄화 동작에서, 도 6b에 도시된 바와 같이, 질화물 층(108), 측벽 스페이서들(110, 124) 및 워드 라인(132) 및 소거 라인(134)을 포함하는 메모리 셀 구조물(MC)의 상부 부분들이 또한 제거된다.
셀 영역의 메모리 셀 구조물들 및 주변 영역의 게이트 구조물들을 제조하기 이전에 스텝이 형성되기 때문에, CMP에 의한 평탄화 동작은 스텝이 형성되지 않는 경우보다 더 쉬워진다.
평탄화 동작 이후에, 추가 ILD 층이 형성되고, 그 후 도 6c에 도시된 바와 같이 콘택 구조물들(620)이 형성된다.
본 명세서에 설명된 다양한 실시예들 또는 예시들은 현재 기술에 대해 수 개의 장점들을 제공한다.
비교예에서, 기판은 에칭되지 않으나, 습식 산화에 의해 직접 산화된다. 패드 산화물 위에 형성된 질화물 층은 레지스트 패턴을 사용함으로써 패터닝되고, 그 후 셀 영역은 습식 산화를 사용함으로써 산화되고, 그에 의해 산화물 층(소위, “LOCOS”)을 형성한다. 그러한 경우에, 큰 버즈 비크가 또한 질화물 층 아래에 형성된다. 산화물 층의 습식 에칭 이후에, 질화물 층, 패드 산화물 층 및 버즈 비크가 제거된다.
이 예에서, “두꺼운” 산화물 층이 타겟 표면 아래로 형성되기 때문에, 버즈 비크의 사이즈(폭)는 커지게 된다. 따라서, 전이 표면의 폭은 또한 예를 들어, 약 500 nm 이상으로 커지게 된다.
대조적으로, 도 2a-2d 및 3a-3d의 실시예들에서, 전이 표면의 폭은 약 500 nm 미만이다. 따라서, 셀 영역(CA)과 주변 영역(PA) 사이의 경계 구역의 면적을 감소시키는 것이 가능하며, 여기서 디바이스 배치는 회피되어야 하고, 감소될 수 있어, 반도체 디바이스의 면적을 감소시킨다. 몇몇 실시예들에서, 도 2a-2d 및 3a-3d의 전술한 실시예들에 따른 경계 구역의 면적은 비교예에 비하여 약 5% 내지 약 25%만큼 감소될 수 있다.

Claims (10)
- 메모리 셀 영역 내에 형성된 비휘발성 메모리 및 주변 영역 내에 형성된 로직 회로를 포함하는 반도체 디바이스를 제조하는 방법에 있어서,
상기 메모리 셀 영역 및 상기 주변 영역 내의 실리콘 기판 위에 마스크 층을 형성하는 단계 - 상기 마스크 층은 상기 기판과 직접 접촉하여 형성된 제1 산화물 층 및 상기 제1 산화물 층 상에 형성된 질화물 층을 포함함 - ;
상기 주변 영역 위에서, 상기 마스크 층의 상기 질화물 층 상에 레지스트 마스크를 형성하는 단계;
상기 레지스트 마스크를 에칭 마스크로 사용함으로써, 상기 메모리 셀 영역 내의 상기 마스크 층을 패터닝하는 단계;
상기 패터닝된 마스크 층을 에칭 마스크로 사용함으로써, 상기 기판 내에 스텝이 형성되도록 상기 메모리 셀 영역 내의 상기 기판의 상부 부분을 에칭하는 단계;
상기 기판을 에칭한 이후에, 상기 메모리 셀 영역 내의 상기 에칭된 기판 위에 그리고 상기 주변 영역 내의 상기 마스크 층 위에 화학적 기상 증착(chemical vapor deposition)에 의해 제2 산화물 층을 형성하는 단계;
상기 제2 산화물 층을 형성한 이후에, 상기 메모리 셀 영역 및 상기 주변 영역에서 상기 제2 산화물 층을 제거하고, 그 후 상기 주변 영역에서 상기 마스크 층을 제거하는 단계;
상기 제2 산화물 층 및 상기 마스크 층을 제거한 이후에, 상기 메모리 셀 영역 내에 메모리 셀 구조물을 형성하고, 상기 로직 회로를 위한 게이트 구조물을 형성하는 단계;
상기 메모리 셀 구조물 및 상기 게이트 구조물 위에 유전체 층을 형성하는 단계; 및
상기 유전체 층 상에서 평탄화 동작을 수행하는 단계
를 포함하며,
상기 메모리 셀 구조물의 상부 부분은 상기 평탄화 동작 동안에 평탄화되는 것인, 반도체 디바이스를 제조하는 방법. - 삭제

- 제1항에 있어서,
상기 기판을 에칭한 이후에, 상기 메모리 셀 영역 내의 상기 기판의 디바이스 형성 표면은 상기 주변 영역 내의 상기 기판의 디바이스 형성 표면보다 상기 기판의 법선 방향(normal direction)을 따라 낮은 레벨에 위치되는 것인, 반도체 디바이스를 제조하는 방법. - 제4항에 있어서,
상기 메모리 셀 영역 내의 상기 기판의 디바이스 형성 표면 및 상기 주변 영역 내의 상기 기판의 디바이스 형성 표면은 상기 기판의 표면 레벨이 변화하는 전이 표면(transition surface)에 의하여 연결되는 것인, 반도체 디바이스를 제조하는 방법. - 메모리 셀 영역 내에 형성된 비휘발성 메모리 및 주변 영역 내에 형성된 로직 회로를 포함하는 반도체 디바이스를 제조하는 방법에 있어서,
상기 메모리 셀 영역 및 상기 주변 영역 내의 실리콘 기판 위에 마스크 층을 형성하는 단계 - 상기 마스크 층은 상기 기판과 직접 접촉하여 형성된 제1 산화물 층 및 상기 제1 산화물 층 상에 형성된 질화물 층을 포함함 - ;
상기 주변 영역 위에서, 상기 마스크 층의 상기 질화물 층 상에 레지스트 마스크를 형성하는 단계;
상기 레지스트 마스크를 에칭 마스크로 사용함으로써, 상기 메모리 셀 영역 내의 상기 마스크 층을 패터닝하는 단계;
상기 패터닝된 마스크 층을 에칭 마스크로 사용함으로써, 상기 기판 내에 스텝이 형성되도록 상기 메모리 셀 영역 내의 상기 기판의 상부 부분을 에칭하는 단계;
상기 메모리 셀 영역 내의 상기 기판을 에칭한 이후에, 열적 산화에 의해 제2 산화물 층을 형성하는 단계; 및
상기 제2 산화물 층을 제거하고, 상기 주변 영역에서 상기 마스크 층을 제거하는 단계
를 포함하는, 반도체 디바이스를 제조하는 방법. - 제6항에 있어서,
상기 제2 산화물 층 및 상기 마스크 층을 제거한 이후에:
상기 메모리 셀 영역 내에 메모리 셀 구조물을 형성하고, 상기 로직 회로를 위한 게이트 구조물을 형성하는 단계;
상기 메모리 셀 구조물 및 상기 게이트 구조물 위에 유전체 층을 형성하는 단계; 및
상기 유전체 층 상에서 평탄화 동작을 수행하는 단계
를 더 포함하며,
상기 메모리 셀 구조물의 상부 부분은 상기 평탄화 동작 동안에 평탄화되는 것인, 반도체 디바이스를 제조하는 방법. - 제6항에 있어서,
상기 제2 산화물 층 및 상기 마스크 층을 제거한 이후에, 상기 메모리 셀 영역 내의 상기 기판의 디바이스 형성 표면은 상기 주변 영역 내의 상기 기판의 디바이스 형성 표면보다 상기 기판의 법선 방향을 따라 낮은 레벨에 위치되는 것인, 반도체 디바이스를 제조하는 방법. - 제8항에 있어서,
상기 메모리 셀 영역 내의 상기 기판의 디바이스 형성 표면 및 상기 주변 영역 내의 상기 기판의 디바이스 형성 표면은 상기 기판의 표면 레벨이 변화하는 전이 표면에 의하여 연결되는 것인, 반도체 디바이스를 제조하는 방법. - 삭제
