Description
본 발명은 태양전지 및 이의 제조 방법에 관한 것으로, 구체적으로 사파이어 기판상에 고온 공정의 박막 형성공정을 수행한 후 최종 기판상에 박막을 전사하는 전사공정을 수행하여 형성된 태양전지 및 이의 제조 방법에 관한 것이다.
태양전지는 마주하는 두 전극과 두 전극 사이에 개재된 n형 반도체와 p형 반도체를 포함한다. 여기서, 태양전지는 외부에서 들어온 빛에 의해 반도체 내부에서 전자와 정공이 발생한다. 이러한 전자와 정공은 반도체 내부의 형성된 전계에 의하여 각각 n형 반도체와 p형 반도체로 이용하여 양쪽의 두 전극에 축적된다.
이때, 두 전극을 서로 전기적으로 연결하면 전류가 흐르게 되고, 외부에서는 이를 전력으로 이용할 수 있다.
이와 같은 태양전지를 형성하는 CIGS계 화합물 반도체는 다른 재질에 비해 높은 효율을 가질 뿐만 아니라, 초기 열화 현상이 없어 차세대 태양전지 재료로 각 광을 받고 있다.
하지만, CIGS계 화합물 반도체는 고온 증착, 예컨대 적어도 600℃이상에서 증착되어야 원하는 광흡수율을 가질 수 있어, CIGS계 화합물 반도체를 형성하기 위한 기판이 열에 의해 변형, 즉 휘는 문제점이 발생하였다. 이에 따라, 태양전지를 형성하기 위한 기판의 재질에 대한 선택의 한계가 있었다.
한편, CIGS계 화합물 반도체를 형성하는 증착공정은 기판을 증착챔버의 상부에 배치시키는 탑 플레이트 증착 방법을 사용할 수 있다. 이는, 탑 플레이트 증착방법은 증착 챔버의 하부에 기판을 배치시키는 바텀 플레이트 증착에 비해 대면적에 유리한 공정일 뿐만 아니라, 증착 장비를 제작하는데도 비용이 적게 소요되기 때문이다. 그러나, CIGS계 화합물 반도체는 고온 공정으로 인해 기판의 휨 문제로 인해, 탑 플레이트 증착방법을 사용하는 데 한계가 있어, CIGS계 화합물 반도체는 대면적에 불리한 바텀 플레이트 증착 방법에 의해 증착되고 있다.
따라서, 종래 광 효율이 뛰어난 태양전지를 형성하기 위해 CIGS계 화합물 반도체를 이용하려 하였으나, CIGS계 화합물 반도체는 고온 증착을 필요로 하기 때문에 기판의 휨 문제, 생산 비용 및 대면적화에 어려움이 있었다.
따라서, 본 발명은 종래 태양전지에서 발생될 수 있는 문제점을 해결하기 위하여 창안된 것으로서, 사파이어 기판상에 고온 공정의 박막 형성공정을 수행한 후 최종 기판상에 박막을 전사하는 전사공정을 수행하여 형성된 태양전지 및 이의 제조 방법이 제공됨에 그 목적이 있다.
본 발명의 상기 목적은 태양전지를 제공하는 것이다. 상기 태양전지는 기판; 상기 기판상에 배치된 접착전극; 상기 접착전극에 의해 상기 기판상에 접착되는 제 1 전극; 상기 제 1 전극상에 배치된 광흡수층; 상기 광흡수층상에 배치된 윈도우층; 및 상기 윈도우층상에 배치된 제 2 전극;을 포함할 수 있다.
여기서, 상기 접착전극은 상기 제 1 전극을 형성하는 금속을 포함하는 금속화합물로 형성될 수 있다.
또한, 상기 제 1 전극은 Pd로 형성되며, 상기 접착전극은 Pdln3로 형성될 수 있다.
또한, 상기 기판은 유리기판 또는 플라스틱 기판일 수 있다.
또한, 상기 광흡수층과 상기 윈도우층 사이에 개재된 버퍼층을 포함할 수 있다.

본 발명의 다른 목적은 태양전지의 제조 방법을 제공하는 것이다. 상기 제조 방법은 사파이어 기판상에 희생층을 형성하는 단계; 상기 희생층상에 윈도우층, 광흡수층 및 제 1 전극을 순차적으로 형성하는 단계; 상기 제 1 전극상에 도전성 접착층을 포함하는 기판을 가열하여 상기 제 1 전극과 상기 기판을 접합하는 접착 전극을 형성하는 단계; 상기 윈도우층으로부터 상기 희생층을 포함한 사파이어 기판을 분리하는 단계; 및 상기 사파이어 기판이 분리된 상기 윈도우층상에 제 2 전극을 형성하는 단계;를 포함할 수 있다.
여기서, 상기 제 1 전극은 Pd로 형성될 수 있다.
또한, 상기 도전성 접착층은 ln으로 형성될 수 있다.
또한, 상기 접착전극은 Pdln3로 형성될 수 있다.
또한, 상기 기판은 유리기판 또는 플라스틱 기판일 수 있다.
또한, 상기 윈도우층으로부터 상기 희생층을 포함한 사파이어 기판을 분리하는 단계는, 합착된 상기 기판과 상기 사파이어 기판상에 레이저를 조사하여 수행될 수 있다.
또한, 상기 광흡수층과 상기 윈도우층 사이에 버퍼층을 더 형성할 수 있다.
또한, 상기 윈도우층과 상기 제 2 전극사이에 반사방지막을 더 형성할 수 있다.
본 발명의 태양전지는 사파이어 기판상에 고온 공정의 박막 형성공정을 수행 한 후 최종 기판상에 박막을 전사하는 전사공정을 수행하여 형성됨에 따라, 최종 기판으로 저가의 기판 또는 플렉서블한 기판을 사용할 수 있다.
또한, 본 발명의 태양전지는 대면적이 용이하며 저렴한 제작 장비를 이용할 수 있는 탑 플레이트 증착법으로 형성할 수 있어, 태양전지의 제조 비용을 줄이며 대면적화를 이룰 수 있다.
이하, 본 발명의 실시예들은 태양전지의 도면을 참고하여 상세하게 설명한다. 다음에 소개되는 실시예들은 당업자에게 본 발명의 사상이 충분히 전달될 수 있도록 하기 위해 예로서 제공되어지는 것이다. 따라서, 본 발명은 이하 설명되어지는 실시예들에 한정되지 않고 다른 형태로 구체화될 수도 있다. 그리고, 도면들에 있어서, 장치의 크기 및 두께 등은 편의를 위하여 과장되어 표현될 수도 있다. 명세서 전체에 걸쳐서 동일한 참조번호들은 동일한 구성요소들을 나타낸다.
도 1은 본 발명의 제 1 실시예에 따른 태양전지의 단면도이다.
도 1을 참조하면, 본 발명의 실시예에 따른 태양전지는 기판(100)상에 순차적으로 배치된 접착전극(110), 제 1 전극(120), 광흡수층(130), 윈도우층(150) 및 제 2 전극(170)을 포함할 수 있다.
기판(100)은 유리기판 또는 플라스틱 기판일 수 있다. 여기서, 유리기판은 다른 재질에 비해 저렴한 소다라임 기판일 수 있다. 또한, 플라스틱 기판은 리지드 기판 또는 플렉시블 기판일 수 있다. 이때, 플라스틱 기판으로 사용되는 재질의 예 로서는 폴리카보네이트, 폴리아크릴, 폴리이미드, 폴리에틸렌에테르프탈레이트 및 폴리에테르술폰등일 수 있다.
접착전극(110)은 기판(100)과 제 1 전극(120)을 서로 접착시키는 역할을 할 수 있다. 이때, 접착전극(110)은 제 1 전극(120)을 형성하는 금속을 포함하는 금속화합물로 이루어질 수 있다. 예컨대, 제 1 전극(120)이 Pd로 형성될 경우, 접착전극(110)은 Pdln3로 형성될 수 있다.
제 1 전극(120)은 후술 될 광흡수층(130)과 오믹 콘택을 이룰 수 있는 금속 재질로 이루어질 수 있다. 이에 더하여, 제 1 전극(120)은 후술 될 광흡수층(130)으로부터 흡수한 광의 방출을 방지하도록 광을 반사할 수 있는 재질로 이루어질 수 있다. 일반적으로 제 1 전극(120)은 몰리브덴으로 형성하였지만, 몰리브덴은 전사공정을 수행하기 위하여 증착되는 금속화합물을 형성하는 공정적으로 어려움이 있어, 본 발명의 실시예에서는 제 1 전극(120)은 다른 금속, 예컨대 ln과 쉽게 금속화합물을 형성할 수 있도록, Pd로 형성할 수 있다.
광흡수층(130)은 후술 될 윈도우층(150)을 통해 흡수된 광의 에너지를 전기에너지로 변환하는 역할을 한다. 여기서, 광흡수층(130)은 [Cu(ln,Ga)(Se,S)2로 표기되는 CIGS계 화합물 반도체로 이루어질 수 있다.
윈도우층(150)은 광을 흡수하여 광흡수층(130)으로 효율적으로 광을 제공하는 역할을 할 수 있다. 윈도우층(150)은 금속산화물로 이루어질 수 있다. 예컨대, 윈도우층(150)을 사용하는 재질의 예로서는 ZnO일 수 있으며, 본 발명의 실시예에 서 이를 한정하는 것은 아니다.
이에 더하여, 광흡수층(130)과 윈도우층(150) 사이에 버퍼층(140)이 더 구비될 수 있다. 버퍼층(140)은 광흡수층(130)과 윈도우층(150)간의 접합성을 향상시키는 역할을 할 수 있다. 또한, 버퍼층(140)은 광흡수층(130)과 윈도우층(150)간의 에너지 밴드갭 차이를 완하시키는 역할을 할 수도 있다. 이때, 버퍼층(140)을 형성하는 재질의 예로서는 CdS, ZnS 및 In2O3일 수 있다.
제 2 전극(170)은 제 1 전극(120)과 함께 태양전지에서 형성된 전기 에너지를 외부 회로로 출력하는 역할을 한다. 제 2 전극(170)은 접촉 저항이 작은 도전물질로써, 예컨대, Al 또는 Al과 Ni의 이중막으로 형성할 수 있다.
윈도우층(150)과 제 2 전극(170)사이에 광 손실을 줄이기 위한, 즉 윈도우층(150) 표면에서의 광반사를 방지하기 위한 반사방지막(160)을 더 구비할 수 있다. 반사방지막(160)을 형성하는 재질의 예로서는 MgF2일 수 있다.
이하, 도 2 내지 도 6을 참조하여 기판 재질에 대한 한계를 극복할 수 있는 태양전지의 제조 방법을 설명하기로 한다.
도 2 내지 도 6은 본 발명의 제 2 실시예에 따른 태양전지의 제조 방법을 설명하기 위해 도시한 단면도들이다.
도 2를 참조하면, 본 발명의 실시예에 따른 태양전지를 제조하기 위해 먼저, 사파이어 기판(200)을 제공한다. 사파이어 기판(200)은 고온, 예컨대 600℃의 증착 온도에서 내구성을 갖는 재질이다.
사파이어 기판(200)상에 희생층(210)을 형성한다. 희생층(210)은 레이저에 의해 쉽게 분리될 수 있는 재질, 예컨대 질화갈륨(GaN) 및 티탄산 지르콘산 란탄납(PLZT)로 형성할 수 있다.
희생층(210) 상에 윈도우층(150), 광흡수층(130), 제 1 전극(120)을 순차적으로 형성한다. 여기서, 윈도우층(150)은 ZnO를 스퍼터링법에 의해 증착하여 형성할 수 있다. 또한, 광흡수층(130)은 CIGS계 화합물 반도체로 형성될 수 있다. 여기서, 광흡수층(130)은 Cu, In, Ga 및 Se등을 공증착하여 형성할 수 있다. 이때, 사파이어 기판(200)은 600℃이상의 증착 온도에서 내구성을 가지므로, 박막 형성공정에서 사파이어 기판(200)의 변형은 일어나지 않는다. 따라서, 광흡수층(130)의 증착은 증착 챔버의 상부에 사파이어 기판(200)을 배치시키는 탑 플레이트 증착법을 이용할 수 있다. 그러나, 본 발명의 실시예에서, 광흡수층(130)을 형성하는 증착 방법에 대해서 한정하는 것은 아니며, 예컨대 바텀 플레이트 증착법을 통해서도 충분히 광흡수층(130)을 형성할 수 있다.
제 1 전극(120)은 광반사율이 뛰어나고 광흡수층(130)과의 오믹 콘택을 이룰 수 있으며, 후술될 도전성 접착층(230)과 금속화합물을 형성할 수 있는 금속, 예컨대 Pd를 증착하여 형성할 수 있다.
이에 더하여, 윈도우층(150)과 광흡수층(130) 사이에 버퍼층(140)을 더 형성할 수 있다. 여기서, 버퍼층(140)은 CdS, ZnS 및 In2O3 중 어느 하나를 증착하여 형 성할 수 있다.
도 3을 참조하면, 제 1 전극(120) 내지 희생층(210)을 포함한 사파이어 기판(200)상에 도전성 접착층(230)을 포함하는 기판(100)을 제공한다.
이때, 제 1 전극(120)과 도전성 접착층(230)은 서로 마주하도록 합착한다. 도전성 접착층(230)은 제 1 전극(120)을 형성하는 금속과 가열에 의해 금속화합물을 이룰 수 있는 금속, 예컨대 In을 증착하여 형성할 수 있다.
기판(100)은 태양전지에 사용되는 최종 기판으로써, 사파이어 기판(200)에 비해 저렴한 유리기판 또는 플라스틱 기판일 수 있다. 예컨대, 유리기판은 소다라임 유리기판일 수 있다. 또한, 플라스틱 기판으로 사용되는 재질의 예로서는 폴리카보네이트, 폴리아크릴, 폴리이미드, 폴리에틸렌에테르프탈레이트 및 폴리에테르술폰등일 수 있다.
도 4를 참조하면, 제 1 전극(120) 내지 희생층(210)이 합착된 사파이어 기판(200)과 기판(100)을 가열 및 접합한다. 이때, 가열 공정에서 일정한 온도, 예컨대 200℃에서 제 1 전극(120)을 이루는 금속의 일부와 도전성 접착층(230)을 이루는 금속간의 반응에 의해 사파이어 기판(200)과 기판(100)을 서로 접합하는 접착전극(110)을 형성할 수 있다. 여기서, 접착전극(110)은 Pdln3로 형성될 수 있다.
이후, 사파이어 기판(200)상으로 레이저를 조사하여 희생층(210)과 윈도우층(150)을 분리함으로써, 도 5에서와 같이, 윈도우층(150) 내지 접착전극(110)을 포함하는 기판(100)으로부터 사파이어 기판(200)을 분리시킨다. 여기서, 레이저에 의해 희생층(210)내에 열전이로 인한 반응이 활성화되면 희생층(210)과 윈도우층(150)간의 접합력이 저하되므로, 윈도우층(150)으로부터 희생층(210)을 포함한 사파이어 기판(200)이 분리될 수 있다.
이에 더하여, 윈도우층(150) 표면에 표면처리를 더 수행하여, 윈도우층(150) 표면에 존재할 수 있는 희생층(210)의 잔류물을 제거할 수 있다. 여기서, 표면처리를 수행하는 방법의 예로서는 습식 에칭 공정 및 이온 밀링 공정등일 수 있다. 이에 따라, 희생층(210)의 잔류물에 의해 윈도우층(150)의 광흡수율이 저하되는 것을 방지할 수 있다.
도 6을 참조하면, 희생층(210)을 포함하는 사파이어 기판(200)이 분리된 윈도우층(150) 상에 제 2 전극(170)을 형성한다. 제 2 전극(170)은 Al 또는 Al과 Ni를 증착하여 도전막을 형성한 후, 일정한 패턴으로 식각하는 공정을 거쳐 형성될 수 있다.
이에 더하여, 제 2 전극(170)을 형성하기 이전에 윈도우층(150)상에 윈도우층(150)으로 입사되는 광의 반사를 방지하기 위한 반사방지막(160)을 더 형성할 수 있다. 여기서, 반사방지막(160)은 MgF2를 증착하여 형성할 수 있다.
따라서, 본 발명의 실시예에서와 같이, 고온 증착을 견딜 수 있는 사파이어 기판에서 광흡수층을 포함한 박막을 형성한 후, 최종 기판상에 광흡수층을 포함한 박막을 전사하여, 태양전지를 형성함에 따라, 기판의 휨 문제를 방지하며 태양전지에 사용되는 기판에 대한 한계성을 극복할 수 있다.
또한, 고온 증착 공정은 열에 대한 내구성을 갖는 사파이어 기판에서 수행됨 에 따라, 대면적에 유리하며 저렴한 증착 장비를 이용할 수 있는 탑 플레이트 증착법을 충분히 적용할 수 있다.
또한, 제 1 전극은 전극으로써의 역할 뿐만 아니라, 도전성 접착층과의 금속화합 결합을 이루어 사파이어 기판과 기판을 서로 접합시키는 역할도 수행할 수 있어, 별도로 사파이어 기판과 기판의 결합을 위한 별도의 금속막을 요구하지 않아, 공정 비용을 더욱 줄일 수 있다.
도 1은 본 발명의 제 1 실시예에 따른 태양전지의 단면도이다.
도 2 내지 도 6은 본 발명의 제 2 실시예에 따른 태양전지의 제조 방법을 설명하기 위해 도시한 단면도들이다.

Claims (14)
- 기판;상기 기판상에 배치된 접착전극;상기 접착전극에 의해 상기 기판상에 접착되는 제 1 전극;상기 제 1 전극상에 배치된 광흡수층;상기 광흡수층상에 배치된 윈도우층; 및상기 윈도우층상에 배치된 제 2 전극;을 포함하는 태양전지.
- 삭제
- 제 1 항에 있어서,상기 제 1 전극은 Pd로 형성되며, 상기 접착전극은 Pdln3로 형성된 태양전지.
- 제 1 항에 있어서,상기 기판은 유리기판 또는 플라스틱 기판인 태양전지.
- 제 1 항에 있어서,상기 광흡수층과 상기 윈도우층 사이에 개재된 버퍼층을 더 포함하는 태양전지.
- 제 1 항에 있어서,상기 윈도우층과 상기 제 2 전극사이에 개재된 반사방지막을 더 포함하는 태양전지.
- 사파이어 기판에 희생층, 윈도우층, 광흡수층 및 제1전극을 순차적으로 형성하는 단계;도전성 접착층이 구비된 기판을 준비하고, 상기 도전성 접착층을 가열한 후,상기 희생층 내지 제1전극이 구비된 사파이어기판과 도전성 접착층이 구비된 기판을 상기 제1전극과 도전성 접착층이 대면하도록 접합하여 접착 전극을 형성하는 단계;상기 희생층과 사파이어 기판을 윈도우층으로부터 분리하는 단계; 및상기 분리된 윈도우층상에 제2전극을 형성하는 단계;를 포함하는 태양전지의 제조방법.
- 제 7 항에 있어서,상기 제 1 전극은 Pd로 형성된 태양전지의 제조 방법.
- 제 7 항에 있어서,상기 도전성 접착층은 ln으로 형성된 태양전지의 제조 방법.
- 제 7 항에 있어서,상기 접착전극은 Pdln3로 형성된 태양전지의 제조 방법.
- 제 7 항에 있어서,상기 기판은 유리기판 또는 플라스틱 기판인 태양전지의 제조 방법.
- 제 7 항에 있어서,상기 윈도우층으로부터 상기 희생층을 포함한 사파이어 기판을 분리하는 단계는,합착된 상기 기판과 상기 사파이어 기판상에 레이저를 조사하여 수행하는 태앙전지의 제조 방법.
- 제 7 항에 있어서,상기 광흡수층과 상기 윈도우층 사이에 버퍼층을 더 형성하는 태양전지의 제조 방법.
