Description
本発明は、太陽電池及びその製造方法に関する。
太陽電池は、互いに向き合う2つの電極と、それら2つの電極の間に介在したn型半導体及びp型半導体とを含む。ここで、太陽電池においては、外部から入射した光により半導体内部で電子と正孔とが発生する。このような電子と正孔とは、半導体内部に設けられた電界によって、それぞれn型半導体とp型半導体とに移動して2つの電極に蓄積される。
この時、2つの電極を互いに電気的に接続すると、電流が流れ、外部ではこれを電力として用いることができる。
このような太陽電池を構成するCIGS系化合物半導体は、他の材質に比べて高い効率を有すると共に、初期劣化現象がなく、次世代太陽電池材料として脚光を浴びている。
しかしながら、CIGS系化合物半導体は、高温蒸着、例えば少なくとも600℃以上で蒸着されなければ所望の光吸収率を得ることができず、CIGS系化合物半導体を形成するための基板が熱により変形し、即ち曲がるという問題が発生している。そのため、太陽電池を形成するための基板の材質の選択に限界があった。
一方、CIGS系化合物半導体を形成する蒸着工程としては、基板を蒸着チャンバの上部に配設するトッププレート蒸着方法を用いることができる。これは、該トッププレート蒸着方法が、蒸着チャンバの下部に基板を配設するボトムプレート蒸着に比べて、大面積の蒸着に有利であると共に、蒸着装備を製作するのに必要な費用が少なくて済むためである。しかしながら、CIGS系化合物半導体は、高温工程によって基板が曲がるという問題のために、トッププレート蒸着方法を用いるのに限界があり、大面積の蒸着に不利なボトムプレート蒸着方法により蒸着が行われている。
そのため、従来より、光効率に優れた太陽電池を形成するためにCIGS系化合物半導体を用いることが試みられているが、CIGS系化合物半導体は高温蒸着を必要とするため、基板の反り問題、生産費用及び大面積化に困難さがあった。
従って、本発明は上記の問題点に鑑みて成されたものであって、その問題点を解消することができる太陽電池及びその製造方法を提供することにその目的がある。
上記目的を達成するために、本発明の好適な実施態様によれば、太陽電池が提供される。この太陽電池は、基板と、基板上に配設された接着電極と、接着電極により基板上に接着された第1の電極と、第1の電極上に配設された光吸収層と、光吸収層上に配設されたウインドウ層と、ウインドウ層上に配設された第2の電極と、を含むことができる。
ここで、接着電極は、第1の電極を設ける金属を含む金属化合物によって構成することができる。
また、第1の電極は、Pdによって構成し、接着電極は、Pdln3によって構成することができる。
また、基板は、ガラス基板またはプラスチック基板とすることができる。
また、光吸収層とウインドウ層との間に介在するバッファ層を設けることができる。
また、ウインドウ層と第2の電極との間に介在する反射防止膜をさらに設けることができる。
また、上記目的を達成するために、本発明の他の好適な実施態様によれば、太陽電池の製造方法が提供される。この製造方法は、サファイア基板上に犠牲層を設けるステップと、犠牲層上にウインドウ層、光吸収層及び第1の電極を順次設けるステップと、第1の電極上に導電性接着層を含む基板を配置し加熱して、第1の電極と基板とを接合する接着電極を設けるステップと、ワインドウ層から犠牲層を含むサファイア基板を分離するステップと、サファイア基板の分離されたウインドウ層上に第2の電極を設けるステップと、を含むことができる。
ここで、第1の電極は、Pdによって構成することができる。
また、導電性接着層は、lnによって構成することができる。

本発明の太陽電池は、サファイア基板上で高温工程の薄膜形成工程を行った後、最終的な基板上に薄膜を移転させる移転工程を行って形成することによって、該最終的な基板として安価な基板またはフレキシブルな基板を用いることができる。
また、本発明の太陽電池は、大面積の蒸着が容易で且つ低廉な製作装備を用いることができるトッププレート蒸着法によって形成することが可能であり、それによって、太陽電池の製造費用を減らし、大面積化を達成することができる。
以下、本発明の好適な実施の形態を、図面を参照して詳細に説明する。次に示される各実施の形態は当業者が本発明の思想を十分に理解できるようにするための例として記載するものである。従って、本発明は、以下に示している各実施の形態に限定されることなく他の形態で実現することができる。そして、図面において、装置の大きさ及び厚さなどは便宜上誇張して表現する場合ができる。明細書全体に渡って同一の参照符号は同一の構成要素を示している。
図1は、本発明の第1の実施形態による太陽電池の断面図である。
図1を参照すると、本発明の第1の実施形態による太陽電池は、基板100上に順次配設された接着電極110、第1の電極120、光吸収層130、ウインドウ層150及び第2の電極170を含むことができる。
基板100は、ガラス基板またはプラスチック基板とすることができる。ここで、該ガラス基板は、他の材質に比べて低廉なソーダライム基板とすることができる。また、該プラスチック基板は、リッジッド基板またはフレキシブル基板とすることができる。この時、プラスチック基板に使われる材質の例としては、ポリカーボネート、ポリアクリル、ポリイミド、ポリエチレンエーテルフタレート及びポリエーテルスルホン等が挙げられる。
接着電極110は、基板100と第1の電極120とを互いに接着する役割をすることができる。この接着電極110は、第1の電極120を構成する金属を含む金属化合物から構成することができる。例えば、第1の電極120がPdによって構成される場合、接着電極110はPdln3によって構成することができる。
第1の電極120は、後述の光吸収層130とオーミックコンタクトをなす金属材質から構成することができる。これに加えて、第1の電極120は、後述の光吸収層130からの、吸収した光の放出を防止するように光反射性の材質から構成することができる。一般に、第1の電極120はモリブデンによって構成されているが、モリブデンは転写工程を行うために蒸着される金属化合物を形成する工程に困難さがあり、本発明の実施形態においては、第1の電極120は他の金属、例えばlnと容易に金属化合物を構成することができるように、Pdによって構成することができる。
光吸収層130は、後述のウインドウ層150を通じて吸収された光のエネルギーを電気エネルギーに変換する役割をする。ここで、光吸収層130はCu(In,Ga)(Se,S)2によって表されるCIGS系化合物半導体から構成することができる。
ウインドウ層150は、光を吸収し、その光を光吸収層130に効率的に与える役割をすることができる。ウインドウ層150は金属酸化物から構成することができる。例えば、ウインドウ層150に用いる材質の例としては、ZnOが挙げられるが、本発明の実施形態においてはこれに限定される訳ではない。
これに加えて、光吸収層130とウインドウ層150との間に、バッファ層140をさらに備えることができる。バッファ層140は、光吸収層130とウインドウ層150との間の接合性を向上させるような役割をすることができる。また、バッファ層140は光吸収層130とウインドウ層150との間のエネルギーバンドギャップの差を緩和するような役割をすることができる。この時、バッファ層140を構成する材質の例としては、CdS、ZnS及びIn2O3が挙げられる。
第2の電極170は第1の電極120と共に、太陽電池で生成された電気エネルギーを外部回路に出力する役割をする。第2の電極170は、接触抵抗の小さい導電物質であって、例えば、Al又はAlとNiとの二重膜によって構成することができる。
ウインドウ層150と第2の電極170との間に、光損失を減らすための、即ちウインドウ層150の表面での光反射を防止するための反射防止膜160をさらに備えることができる。反射防止膜160を構成する材質の例としては、MgF2が挙げられる。
以下、図2〜図6を参照して、基板材質の限界を克服することができる太陽電池の製造方法を説明する。
図2〜図6は各々、本発明の第2の実施形態による太陽電池の製造方法を説明するために示した断面図である。
図2を参照すると、本発明の実施形態による太陽電池を製造するために、まず、サファイア基板200を準備する。サファイア基板200は高温、例えば6000℃の蒸着温度で耐久性を有する材質である。
サファイア基板200上に犠牲層210を設ける。犠牲層210は、レーザにより容易に分離することができる材質、例えば窒化ガリウム(GaN)及びチタン酸ジルコン酸ランタン鉛(PLZT)によって構成することができる。
犠牲層210上に、ウインドウ層150、光吸収層130及び第1の電極120を順次設ける。ここで、ウインドウ層150はZnOをスパッタリング法により蒸着して設けることができる。また、光吸収層130はCIGS系化合物半導体によって構成することができる。ここで、光吸収層130はCu、In、Ga及びSeなどを共蒸着して設けることができる。この時、サファイア基板200は600℃以上の蒸着温度で耐久性を有するので、薄膜形成工程においてサファイア基板200の変形は起こらない。そのため、光吸収層130の蒸着には、蒸着チャンバの上部にサファイア基板200を配設するようなトッププレート蒸着法を用いることができる。しかしながら、本発明の実施形態において、光吸収層130を形成する蒸着方法は、これに限定されることはなく、例えばボトムプレート蒸着法によっても十分に光吸収層130を形成することができる。
第1の電極120は、光反射率に優れ、また光吸収層130との間でオーミックコンタクトをなすことができ、後述の導電性接着層230と金属化合物を形成することができる金属、例えばPdを蒸着して設けることができる。
これに加えて、ウインドウ層150と光吸収層130との間にバッファ層140をさらに設けることができる。バッファ層140は、CdS、ZnS及びIn2O3のうちのいずれか一つを蒸着して設けることができる。
図3を参照すると、第1の電極120を含むサファイア基板200上に、導電性接着層230を含む基板100を準備する。
この時、第1の電極120と導電性接着層230とは互いに向き合うように合着する。導電性接着層230は、第1の電極120を構成する金属と加熱により金属化合物を形成することができる金属、例えばInを蒸着して設けることができる。
基板100は、太陽電池に使われる最終的な基板であり、サファイア基板200に比べて低廉なガラス基板またはプラスチック基板とすることができる。例えば、ガラス基板はソーダライムガラス基板とすることができる。また、プラスチック基板として使われる材質の例としては、ポリカーボネート、ポリアクリル、ポリイミド、ポリエチレンエーテルフタレート及びポリエーテルスルホン等が挙げられる。
図4を参照すると、合着されたサファイア基板200と基板100を加熱し、接合を行う。この時、加熱工程において一定の温度、例えば200℃で第1の電極120を構成する金属の一部と導電性接着層230を構成する金属との間の反応により、サファイア基板200と基板100とを互いに接合する接着電極110を形成することができる。接着電極110は、Pdln3によって構成することができる。
続いて、サファイア基板200上にレーザを照射し、図5のように、ウインドウ層150を含む基板100からサファイア基板200を分離させる。ここで、レーザによる犠牲層210内での熱転移による反応で犠牲層210とウインドウ層150との間の接合力が低下することによって、ウインドウ層150から犠牲層210を含むサファイア基板200を分離することができる。
これに加えて、ウインドウ層150の表面に表面処理をさらに行って、ウインドウ層150の表面に存在する犠牲層210の残りを除去することができる。ここで、表面処理を行う方法の例としては、湿式エッチング工程、イオンミリング工程等が挙げられる。これにより、犠牲層210の残りによりウインドウ層150の光吸収率が低下することを防止することができる。
図6を参照すると、犠牲層210を含むサファイア基板200が分離されたウインドウ層150上に、第2の電極170を設ける。第2の電極170は、Al又はAlとNiとを蒸着して導電膜を設けた後、一定のパターンにエッチングする工程によって設けることができる。
これに加えて、第2の電極170を設ける前に、ウインドウ層150上に、ウインドウ層150へ入射する光の反射を防止するための反射防止膜160をさらに設けることができる。反射防止膜160は、MgF2を蒸着して設けることができる。
従って、本発明の実施形態におけるように、高温蒸着に耐えることができるサファイア基板上に光吸収層を含む薄膜を設けた後、最終的な基板上に光吸収層を含む薄膜を移転させ、太陽電池を形成することによって、基板の反りを防止すると共に、太陽電池に使われる基板の限界を克服することができる。
また、高温蒸着工程は、熱への耐久性を有するサファイア基板において行われることによって、大面積に有利で、且つ低廉な蒸着装備を用いることができるようなトッププレート蒸着法を十分に適用することができる。
また、第1の電極は電極としての役割の他に、導電性接着層と金属結合をして、サファイア基板と基板とを互いに接合させる役割もすることができ、別途にサファイア基板と基板との結合のための別の金属膜を必要とせず、工程費用をより低減することができる。
今回開示した実施の形態はすべての点で例示であって制限を生じさせるものではないと考えられるべきである。本発明の範囲は、上記した実施の形態の説明ではなくて特許請求の範囲によって示され、特許請求の範囲と均等の意味及び範囲内でのすべての変更が含まれることが意図される。

Claims (14)
- 基板と、
前記基板上に配設された接着電極と、
前記接着電極により前記基板上に接着された第1の電極と、
前記第1の電極上に配設された光吸収層と、
前記光吸収層上に配設されたウインドウ層と、
前記ウインドウ層上に配設された第2の電極と、
を含む太陽電池。 - 前記接着電極が、前記第1の電極を構成する金属を含む金属化合物からなる請求項1に記載の太陽電池。
- 前記第1の電極が、Pdによって構成され、前記接着電極がPdln3によって構成されている請求項1に記載の太陽電池。
- 前記基板が、ガラス基板またはプラスチック基板である請求項1に記載の太陽電池。
- 前記光吸収層と前記ウインドワ層との間に介在するバッファ層をさらに含む請求項1に記載の太陽電池。
- 前記ウインドウ層と前記第2の電極との間に介在する反射防止膜をさらに含む請求項1に記載の太陽電池。
- サファイア基板上に犠牲層を設けるステップと、
前記犠牲層上にウインドウ層、光吸収層及び第1の電極を順次設けるステップと、
前記第1の電極上に、導電性接着層を含む基板を配置し加熱して前記第1の電極と前記基板とを接合する接着電極を形成するステップと、
前記ウインドウ層から前記犠牲層を含むサファイア基板を分離するステップと、
前記サファイア基板の分離された前記ウインドウ層上に第2の電極を設けるステッブと、
を含む太陽電池の製造方法。 - 前記第1の電極が、Pdによって構成される請求項7に記載の太陽電池の製造方法。
- 前記導電性接着層が、lnによって構成される請求項7に記載の太陽電池の製造方法。
- 前記接着電極が、Pdln3によって構成される請求項7に記載の太陽電池の製造方法。
- 前記基板が、ガラス基板またはプラスチック基板である請求項7に記載の太陽電池の製造方法。
- 前記ウインドウ層から前記犠牲層を含むサファイア基板を分離するステップを、合着された前記基板及び前記サファイア基板上にレーザを照射して行う請求項7に記載の太陽電池の製造方法。
- 前記光吸収層と前記ウインドウ層との間にバッファ層をさらに設ける請求項7に記載の太陽電池の製造方法。
- 前記ウインドウ層と前記第2の電極との間に反射防止膜をさらに設ける請求項7に記載の太陽電池の製造方法。
