Abstract
Description
Claims (20)
- 복수의 피처리체가 수용된 반응실 내에 처리 가스를 공급하여 피처리체에 금속 실리케이트로 이루어지는 박막을 형성한 후, 장치 내부에 부착된 부착물을 제거하는 박막 형성 장치의 세정 방법이며,적어도 600℃로 가열한 반응실 내에 불소를 포함하지 않고 염소를 포함하는 제1 클리닝 가스를 공급하여 제1 클리닝 가스 중의 염소를 활성화시켜, 상기 활성화된 염소에 의해 실리케이트 성분을 남긴 상태로 금속 성분을 제거하는 제1 클리닝 공정과, 상기 제1 클리닝 공정에서 남은 실리케이트 성분을, 불소를 포함하는 제2 클리닝 가스에 의해 제거하는 제2 클리닝 공정에 의해, 상기 부착물을 제거하여 장치 내부를 클리닝하는 클리닝 공정과,상기 클리닝 공정에 의해 클리닝된 반응실 내에 염소 제거용 가스를 공급하여 장치 내부에 포함되는 염소를 제거하는 염소 제거 공정을 구비하는 것을 특징으로 하는, 박막 형성 장치의 세정 방법.
- 제1항에 있어서, 상기 금속 실리케이트는 하프늄 실리케이트 또는 지르코늄 실리케이트인 것을 특징으로 하는, 박막 형성 장치의 세정 방법.
- 제1항 또는 제2항에 있어서, 상기 클리닝 공정에서는 상기 반응실 내를 적어도 800℃로 가열하는 것을 특징으로 하는, 박막 형성 장치의 세정 방법.
- 제1항 또는 제2항에 있어서, 상기 염소 제거용 가스에 암모니아를 사용하는 것을 특징으로 하는 박막 형성 장치의 세정 방법.
- 제3항에 있어서, 상기 염소 제거용 가스에 암모니아를 사용하는 것을 특징으로 하는 박막 형성 장치의 세정 방법.
- 복수의 피처리체가 수용된 반응실 내에 처리 가스를 공급하여 피처리체에 금속 실리케이트로 이루어지는 박막을 형성한 후, 장치 내부에 부착된 부착물을 제거하는 박막 형성 장치이며,상기 반응실 내를 소정의 온도로 가열하는 가열 수단과,상기 반응실 내에 불소를 포함하지 않고 염소를 포함하는 제1 클리닝 가스를 공급하는 제1 클리닝 가스 공급 수단과,상기 반응실 내에 불소를 포함하는 제2 클리닝 가스를 공급하는 제2 클리닝 가스 공급 수단과,상기 반응실 내에 염소 제거용 가스를 공급하는 염소 제거용 가스 공급 수단과,박막 형성 장치의 각 부를 제어하는 제어 수단을 구비하고,상기 제어 수단은,상기 가열 수단을 제어하여 상기 반응실 내를 적어도 600℃로 유지한 상태에서, 상기 제1 클리닝 가스 공급 수단을 제어하고, 당해 반응실 내에 제1 클리닝 가스를 공급하여 제1 클리닝 가스 중의 염소를 활성화시켜, 상기 활성화된 염소에 의해 실리케이트 성분을 남긴 상태에서 금속 성분을 제거한 후, 상기 제2 클리닝 가스 공급 수단을 제어하고, 당해 반응실 내에 제2 클리닝 가스를 공급하여 남은 실리케이트 성분을 제거함으로써 상기 부착물을 제거하여 장치 내부를 클리닝하는 동시에, 상기 염소 제거용 가스 공급 수단을 제어하고, 상기 클리닝된 반응실 내에 염소 제거용 가스를 공급하여 장치 내부에 포함되는 염소를 제거하는 것을 특징으로 하는, 박막 형성 장치.
- 복수의 피처리체가 수용된 반응실 내에 처리 가스를 공급하여 피처리체에 금속 실리케이트로 이루어지는 박막을 형성한 후, 장치 내부에 부착된 부착물을 제거하는 박막 형성 장치로서 기능시키기 위한 프로그램을 기록한 컴퓨터 판독 가능한 기록 매체이며,컴퓨터를,상기 반응실 내를 소정의 온도로 가열하는 가열 수단,상기 반응실 내에 불소를 포함하지 않고 염소를 포함하는 제1 클리닝 가스를 공급하는 제1 클리닝 가스 공급 수단,상기 반응실 내에 불소를 포함하는 제2 클리닝 가스를 공급하는 제2 클리닝 가스 공급 수단,상기 반응실 내에 염소 제거용 가스를 공급하는 염소 제거용 가스 공급 수단,상기 가열 수단을 제어하여 상기 반응실 내를 적어도 600℃로 유지한 상태에서, 상기 제1 클리닝 가스 공급 수단을 제어하고, 당해 반응실 내에 제1 클리닝 가스를 공급하여 제1 클리닝 가스 중의 염소를 활성화시켜, 상기 활성화된 염소에 의해 실리케이트 성분을 남긴 상태에서 금속 성분을 제거한 후, 상기 제2 클리닝 가스 공급 수단을 제어하고, 당해 반응실 내에 제2 클리닝 가스를 공급하여 남은 실리케이트 성분을 제거함으로써 상기 부착물을 제거하여 장치 내부를 클리닝하는 동시에, 상기 염소 제거용 가스 공급 수단을 제어하고, 상기 클리닝된 반응실 내에 염소 제거용 가스를 공급하여 장치 내부에 포함되는 염소를 제거하는 제어 수단으로서 기능시키기 위한 프로그램을 기록한 컴퓨터 판독 가능한 기록 매체.
