Description

【発明の詳細な説明】 〔発明の利用分野」 本発明は半導体記憶素子の製造工程におりて、各ウェハ
の管理および各工程間の搬送に使用されるウェハカセッ
ト治具に関するものである。
〔発明の背景ｊ 従来のウェハカセットは第２図に示すように、金属また
はプラスチック製カセット本体１の内面に半円形の溝２
を多数設け、これらの溝２に円板状のウェハ６をそれぞ
れ挿入して保管する構造からなる。このような構造のウ
ェハカセットは、単位ごとに加工されて搬送される。こ
のウェハカセットの出現により、ウニへのハンドリング
工数は大幅に低減されるようになった。
上回路ウェハ３の識別を知る方法として、例えば特開昭
５５−４０１８４号公報に記載の発明は１．計算機制御
によりウェハ単位に処理するために、ウェハに記された
識別用のしるしを読み取る手段を設けたものでるる。
また、特開昭５５−１１５５２５号公報に記載の発明は
、ウェハの周辺部の所定領域に放射性物質を選択的に注
入して番号付けを行うようにしたものでろる。
上記のような公知の発明は、ウェハ自体の識別を行う方
法に関するもので、ウェハの履歴情報を保有するもので
はない。
一方、公知文献（超ＬＳＩと単結晶技術：電子材料、　
１９８１年別冊）には第３図に示すように、ＳＥＭＩの
ウェハコード規格案では、ウェハにロフト（生産単位）
別の識別情報の他にタイプ、ドーパント、抵抗および方
位などがウェハ識別情報として提案されている。
ところが、ウェハごとの作業条件およびその実績が、不
良解析および自動制御に必要であるにもかかわらず、従
来の発明ではウニノーの識別しか行えず、すべて手書き
作業票により行わねばならない不便があった０ そこで、ウニへの作業条件と実績（加工履歴）情報を保
有し、各工程間の移動においても物と情報を一致させる
ことが要望されるようになった。
〔発明の目的〕
本発明は上記の要望にかんがみ、従来の作業票からペー
パーレス化により、各作業工程の条件およびその加工実
績を把握できるウェハカセット治具を提供することを目
的とするものである。
〔発明の概要〕
本発明は上記目的を達成するために、ウニノ１カセット
内に記憶装置′を収納し、この記憶装置によりウェハ情
報を読み書きするようにしたことを特徴とする。
〔発明の実施例〕
以下、本発明の一実施例を図面について説明する。
第１図に示す本実施例の斜視図において、４は内面に多
数の半円状溝５を設けたカセット本体、６はカセット本
体１に埋設され、かつ磁気バブルメモリおよびＥＥＰＲ
ＯＭのように絖み蕾きと消去機能を有する記憶装置で、
この記憶装置は品種名、ロフト（生産単位）／Ｉ６、各
工程ごとの作業月日、作業者名、ウェハごとの作業条件
およびその実績を読み替きして保管する。７゜８はカセ
ット本体１に取付けられた情報の入出力端子およびロフ
ト識別情報表示素子（液晶）で、こり入出力端子７およ
び液晶８は記憶装置６に接続されている。
前記カセット本体４の溝５に挿入されるウェハ（図示せ
ず）のナンバリングは、ＳＥＩ規格で行うようにクエへ
の周辺部あるいは裏側に肩を付記すると共に、ウェハセ
ットの縁にも屑を付記するものとする。また、ロフト識
別情報は、カセット本体１に設けた液晶８に表示される
。
次に情報の入出力について説明する。
各製造装置において、作業者はカセットの情報入出力端
子７を、光通信を利用した媒体（図示セず）を介してＣ
ＲＴ付きマイクロコンビ５−タ（図示せず）に接続し、
加工に必要な作業条件を記憶装置６により読み出し、カ
セット本体４からウェハ（図示せず°）を取り出して作
業を行う。
作業を終了した作業者は、作業票の代りに実績の作業条
件、作業考慮および加工枚数をマイコンにキー人力する
と、カセットの記憶装置６にウェハ屑ごとの情報が保管
され、クエへが終るまで、−ロット分だけその作業が繰
り返し行われる。そして、当該工程の作業が終了したも
のは、次の工程へ搬送され、以降は順次工程が終了する
まで行われる。
〔発明の効果〕
以上説明したように、本発明によれば、従来は作業票に
より行われていた作業条件およびその実績をコンピユー
タ化することにより、自動制御を容易にし、不良解析、
条件値設定と変更をオン２イン化することができるばか
りでなく、作業票を廃止してβ己帳ミスおよび記帳によ
る環境の汚れをなくすることかできる。したがって、歩
留りの同上、期間の短縮および品質の安定化をはかるこ
とができる。
また、工程内の作業条件をカセット内の記憶装置に保管
することにより、ホストコンピュータとの打合せを最小
限にして自律的な管理ができるので、ホストコンビエー
タのダウンの影響などを回避できる。
さらに、システムとし°Ｃの拡張性および選択性が大き
い。すなわちロフトＡのスナーション、カセットおよび
マイコンの組合せにより、工程内の計算機制御を行うこ
とができる。

    よりウェハ情報を読み書きするようにしたことを特徴と
