    【実用新案登録請求の範囲】
  1. 一導電型の半導体基板上に形成した逆導電型のエビタキ
    シャル層を一導電型の分離領域によつ−て島状に分離し
    た島領域と、該島領域の表面に設けられた一部が突出し
    た舌片部を有する一導電型で高濃度の第１領域と、前記
    舌片部に重複する様に設けた逆導電型で高濃度の第２領
    域と、前記第１領域と第２領域に重複して設けた一導電
    型のコンタクト領域とを備えるツエナーダイオードにお
    いて、前記舌片部の少なくとも中央部には前記コンタク
    ト領域を拡散しないでツエナー降伏するＰＮ接合の大部
    分が前記第１領域の舌片部と第２領域の不純物濃度で決
    まる事を特徴とした集積回路に組込まれるツエナーダイ
    オード。
