Claims (1)

    【実用新案登録請求の範囲】
  1. 単一の半導体基板に、ＭＩＳＦＥＴとキャパシタとから
    成るメモリセル複数個と、周辺回路を構成するＭＩＳＦ
    ＥＴとを形成して成り、周辺回路を構成する該ＭＩＳＦ
    ＥＴのソース及びドレイン領域の接合深さが、メモリセ
    ルのＭＩＳＦＥＴのソース及びドレイン領域の接合深さ
    より大であり、該メモリセルの該ＭＩｓＦＥＴは、同一
    のゲート電極パターン幅の周辺回路を構成するＭＩＳＦ
    ＥＴと比較して、前記接合深さの相違性だけ大きな実効
    チャネル長を有する結果、より小さな洩れ電流特性を備
    えることを特徴とする半導体記憶装置。
