ルバルブ、１３・・・（Ｎ２ガスを含む）不活性ガスの
注入口。

Claims (1)

    【実用新案登録請求の範囲】
  1. エツチングチャンバとロードロック室をゲートバルブに
    て隔離している２室構成のりアクティブイオンエツチン
    グ装置のロードロック室に、この室内を常にエツチング
    チャンバより陽圧にするため、この室内に一定流量の不
    活性ガスを注入し、前記ゲートバルブを開いて基板を２
    室間にて搬入や搬出を行う場合に、常時排気されている
    エツチングチャンバより陽圧なロードロック室から、前
    記不活性ガスをエツチングチャンバへ流すように自動的
    に制御する不活性ガス注入制御設備と、排気設備を具備
    したことを特徴とするりアクティブ−イオンエツチング
    装置。
