Abstract
路を用いた電気光学素子等に利用可能な多層強誘電体薄
膜およびその作製方法を提供する。 【構成】 多層強誘電体薄膜は、基板上に形成された、
高密度で屈折率が単結晶並みであるが光学的に平滑では
ない表面を持ち、多結晶強誘電体よりなる第1層と、そ
の上に形成された比較的低密度で単結晶よりも低屈折率
であるが光学的に平滑な表面を持ち、多結晶強誘電体よ
りなる第二層とよりなる。この多層誘電体薄膜は、有機
金属化合物の溶液を基板上に塗布し、熱処理を施す工程
を複数回行い、その際、第1層の焼成を400℃〜10
00℃の温度範囲で行い、第2層の焼成を第1層の焼成
温度より低い温度で、かつ200℃〜600℃の温度範
囲で行うことによって作製される。

素子や不揮発性メモリー素子などに利用可能な強誘電体
薄膜に関し、さらに有機金属化合物の加水分解を利用し
て強誘電体薄膜を作製する方法に関する。
強誘電性、圧電性、電気光学効果などの多くの性質によ
り、不揮発性メモリーを始めとして、表面弾性波素子、
赤外線焦電素子、音響光学素子、電気光学素子など、多
くの応用が期待されている。このなかでも薄膜導波路構
造を持った第二次高調波素子、光変調素子などの電気光
学素子への応用には、低光損失化と単結晶なみの特性を
得るために単結晶薄膜の作製が不可欠である。従来、単
結晶薄膜の作製に関しては、BaTiO3 、PbTiO
3 、Pb1 -xLax (Zr1-y Tiy )1-x/4 O3 (P
LZT)、LiNbO3 、KNbO3 、Bi4 Ti3 O
12などのエピタキシャル強誘電体薄膜を、高周波マグネ
トロン・スパッタリング、イオンビーム・スパッタリン
グ、Pulsed Laser Depositio
n、MOCVDなどの方法によって酸化物単結晶基板に
形成することが知られている。これらの方法は全て、装
置が非常に高価な上、組成制御や、薄膜の表面性に問題
を持ち、成長温度も500℃以上の比較的高い温度を必
要としている。
は、有機金属化合物を用いて強誘電体薄膜を得る方法が
開示されており、精密な化学組成制御、分子レベルの均
一性、プロセスの低温化、大面積、低設備コスト等の面
での利点がある。他方、K.Nashimoto an
d M.J.Cima“Epitaxial LiNb
O3 Thin Films Prepared by
Sol−Gel Process”, Mater.
Lett. 10,7,8(1991)348に示さ
れるように、本発明者等は、加水分解しない有機金属化
合物を用いると単結晶基板上に単結晶の強誘電体薄膜が
エピタキシャル成長し、加水分解をした有機金属化合物
を用いるか強誘電体薄膜に対してエピタキシャル性のな
い基板を用いると強誘電体薄膜が多結晶成長することを
発見した。
62−27482号公報に記載の方法では、高温での焼
成を行っても密度の低い多結晶薄膜を得ることしかでき
ない。図2は高温で焼成することによって形成された多
結晶薄膜の模式的断面図であり、基板1上に、密度の低
い多結晶薄膜4が形成されている状態を示す。したがっ
て、強誘電体の分極に基づく特性を充分に生かすことが
できず、また、例えば光導波路等としては結晶粒界およ
びピンホールによる光の散乱が大きすぎて使用すること
ができず、また、キャパシターとしては結晶粒界および
ピンホールに起因するリーク電流が大きく、絶縁破壊電
圧が小さいという問題があった。
シャルLiNbO3 薄膜の作製方法の場合、薄膜に対し
てエピタキシャル性のない基板を用いる場合には、有機
金属化合物の加水分解を行なうと加水分解を行なわない
場合より薄膜の結晶化温度が低下することが分かった。
また、400℃温度で焼成して形成された単結晶または
多結晶の強誘電体薄膜は、結晶粒径が光の波長より極め
て小さいために表面が光学的に平滑で透明であるが、薄
膜に数nm径の細孔を含むため密度が十分に高くはな
く、屈折率も単結晶並みではなかった。さらに、700
℃程度の温度で焼成して形成された強誘電体薄膜の場合
は、高密度で屈折率も単結晶並みであったが、二次結晶
粒成長のために表面が光学的に平滑ではなく結晶粒径が
光の波長に近いため膜の透明性も低かった。本発明は、
従来の技術における上記のような実状の下になされたも
のである。したがって、本発明は、有機金属化合物の加
水分解を利用して、強誘電体薄膜に対してエピタキシャ
ル性のない基板に形成されるため多結晶体ではあるが、
表面が光学的に平滑かつ透明なために光導波路等を用い
た電気光学素子に利用可能で、また表面が光学的に平滑
でピンホールもないためにリーク電流が小さく絶縁破壊
電圧が大きい強誘電体薄膜を得ることを目的とするもの
である。すなわち、本発明の目的は、表面が光学的に平
滑かつ透明な多層強誘電体薄膜を提供することにある。
本発明の他の目的は、有機金属化合物の加水分解を利用
して表面が光学的に平滑かつ透明な多層強誘電体薄膜を
製造する方法を提供することにある。
膜は、基板上に形成された、高密度で屈折率が単結晶並
みであるが光学的に平滑ではない表面を持つ第1層目の
多結晶強誘電体膜と、該第1層目の多結晶強誘電体膜の
上に形成された、比較的低密度で単結晶よりも低屈折率
であるが光学的に平滑な表面を持つ第2層目の多結晶強
誘電体膜よりなることを特徴とする。
有機金属化合物の溶液を基板上に塗布し、熱処理を施す
工程を複数回行ない、そしてその際の熱処理を異なる温
度で行なうことを特徴とする。
の作製方法について詳細に説明する。本発明において使
用する有機金属化合物は、Li、K、Nb、Ta、B
i、Ba、Sr、Pb、La、Ti、Zr等の金属アル
コキシドまたは金属塩より選ばれる。これらの原料は、
所定の組成になるように選択し、アルコール類、ジケト
ン類、ケトン酸類、アルキルエステル類、オキシ酸類、
オキシケトン類等より選ばれた溶媒中に溶解して使用す
る。得られた溶液は、基板への塗布前に加水分解しても
よく、または基板に塗布した後、焼成中に加水分解して
もよく、あるいはこれらの両方の処理によって加水分解
してもよい。
塗布するが、塗布方法としては、スピンコート法、ディ
ッピング法、スプレー法、スクリーン印刷法、インクジ
ェト法より選ばれた方法等が使用される。基板として
は、金属、半導体、ガラス、セラミックス、あるいはサ
ファイア、スピネル、MgO、ZnO等の酸化物単結晶
等より選ばれた強誘電体薄膜に対してエピタキシャル性
のない基板(強誘電体に対して結晶格子整合性のない基
板)が使用される。基板に塗布した後、塗膜を400℃
〜1000℃の温度範囲で焼成して強誘電体薄膜を結晶
化させる。この塗布と焼成は一回以上の所定の回数繰り
返して行ってもよい。
体膜の上に、上記溶液またはそれとは異なる組成を有す
る溶液を塗布した後、前記の焼成温度より低い温度で、
かつ200℃〜600℃の温度範囲で焼成を行い、平滑
化された表面を有する第2層目の強誘電体薄膜を形成す
る。この塗布と焼成は一回以上の所定の回数繰り返して
行ってもよい。これらの焼成に際して、前処理として薄
膜が結晶化しない100℃〜400℃の温度範囲で加熱
することも有効である。
滑な表面を持つ強誘電体薄膜が形成される。この強誘電
体薄膜において、多結晶強誘電体が多層膜であり、多層
膜の第2層目と第1層目とが同一組成の多結晶強誘電体
膜である場合には、密度が高く屈折率も高いが粗大結晶
粒構造を持つ高温で得られた第1層目の多結晶強誘電体
膜と、比較的低密度、低屈折率であるが表面が光学的に
平滑な低温で得られた第2層目の多結晶強誘電体膜とか
らなっている。図1は、その場合を示すものであって、
1は基板、2は粗大粒子構造を持つ第1層目の多結晶強
誘電体膜、3は表面が光学的に平滑な第2層目の多結晶
強誘電体膜を示す。また、第2層目と第1層目とが異な
る組成の強誘電体膜である場合には、密度が高く屈折率
も高いが粗大結晶粒構造を持つ高温で得られた第1層目
の多結晶強誘電体膜と、比較的低密度であるが第一層と
屈折率が同じ大きさで表面が光学的に平滑な低温で得ら
れた第2層目の多結晶強誘電体膜とからなっている。
2 H5 )5 (99.999%)をモレキュラー・シーブ
で脱水したエタノールに溶解し0.05M溶液を得た。
この溶液を、撹拌しつつ78.5℃で24時間の還流を
行ない、ダブル・アルコキシドLi[Nb(OC
2 H5 )6 ]を得た。このLiNbO3 前駆構造を持つ
アルコキシドの形成は、Li/Nb=1/1組成の制御
と分子レベルの均一性のために重要である。 LiOC2 H5 +Nb(OC2 H5 )5 →Li[Nb
(OC2 H5 )6 ] このアルコキシド溶液に、Li原子当たり1モルのH2
Oを含むエタノール溶液を滴下し、Li[Nb(OC2
H5 )6 ]の部分的加水分解を行なった。その後、溶液
は室温にて減圧濃縮することにより0.5M溶液とし、
これを0.1μmのフィルターで濾過した後、スピンコ
ーティング用前駆体溶液とした。以上の操作はすべてN
2 雰囲気中にて行なった。この溶液を濃縮後乾燥した粉
末を熱重量分析によって解析すると、部分的加水分解に
よってLi[Nb(OC2 H5 )6]はLiNb(OC
2 H5 )4 Oに変化していることが分かった。これに対
して、Li原子当たり3モルのH2 Oを含むエタノール
溶液によって加水分解を行うと、Li[Nb(OC2 H
5 )6 ]はLiNb(OH)(OC2 H5 )O2 まで変
化した。また、前者の部分的加水分解を行った溶液は長
時間にわたって安定であったが、後者の加水分解を行な
った溶液は数日以内にゲル化し、実用的ではなかった。
ここで、前記前駆体溶液に加えるH2 Oを増やしていく
と、サファイア(α−Al2 O3 )(001)基板にス
ピンコーティングした膜は、400℃の温度で焼成した
後、LiNbO3 の配向性膜から多結晶膜へと変化して
いった。多結晶膜および配向性膜は400℃では光学的
に平滑な表面を持っていたが、さらに高温で焼成した際
には結晶粒成長により膜は低密度化した。
コン(100)およびサファイア(α−Al2 O3 )
(001)基板を用い、上記前駆体溶液を室温N2 雰囲
気中にて2000rpmでスピンコーティングを行なっ
た。スピンコーティングの前に、Si基板はアセトン中
での超音波洗浄と脱イオン水によるリンスのみを行な
い、サファイア基板はアセトン中での超音波洗浄、20
vol%HClによるエッチング、脱イオン水によるリ
ンスを行なった。これらの処理後、基板は120℃にて
乾燥した。スピンコーティングされた基板は、室温で脱
イオン水中を2.0リットル/分でバブリングをしたO
2 雰囲気中で10℃/分にて昇温し、700℃に60分
間保持した。このO2 への加湿処理は、スピンコーティ
ング膜の焼成中加水分解のために有効であった。さら
に、雰囲気を乾燥O2 に切り替えて30分間保持した
後、電気炉の電源を切って冷却した。このようにして、
まず基板上に密度が高く屈折率も単結晶並みである第1
層目の多結晶強誘電体膜を得た。次に、前記と同様な方
法にて第2層目の溶液をスピンコーティングにより塗布
した。その場合、第1層目の多結晶強誘電体膜表面の二
次結晶粒成長による粗大結晶粒による凹凸が、スピンコ
ーティングによる平坦化効果により、極めて平滑になっ
た。さらに、この基板を前記加湿O2 雰囲気中で10℃
/分にて昇温し、400℃に60分間保持した。さら
に、雰囲気を乾燥O2 に切り替えて30分間保持した
後、電気炉の電源を切り冷却した。この低温焼成により
比較的低密度、低屈折率であるが表面が光学的に平滑な
第2層目の多結晶強誘電体膜が得られた。このようにし
て得られたLiNbO3 薄膜は屈折率と可視域での光学
透過率とが単結晶並みの値を持っていた。
度で焼成して形成された単層LiNbO3 薄膜の場合
は、表面が光学的に平滑で透明であるが、数nm径の細
孔を含むため、密度が十分に高くはなく屈折率も単結晶
並みでなかった。また、700℃のみの温度で焼成して
形成された単層LiNbO3 薄膜の場合は、密度が高く
屈折率も単結晶並みであったが、粗大結晶粒構造を持つ
ために表面が光学的に平滑でなはく膜は単結晶並に透明
ではなかった。
示す。まず、Ti(O−i−C3 H7 )4 をROH(R
=CH3 OCH2 CH2 −)に室温にて溶解して0.2
Mの溶液としたのち、i−C3 H7 OHとROHとの交
換反応を2時間、120℃にて蒸留することにより行な
った。次に、Pb(CH3 COO)2 を上記の溶液に溶
解して0.2Mに調整した後、24時間、120℃にて
蒸留させることにより、金属錯体PbTiO2 (OR)
2 を形成し、さらに副産物であるエステル(CH3 CO
OR)の除去を行なった。この後、溶液を減圧濃縮と溶
媒の添加とを繰り返して90%の溶媒を置換することに
より、溶媒中のエステルの完全な除去を行なった。この
溶液を0.2Mに調整した後、Pb:H2 O:HNO3
=1:0.5:0.1となるようにH2 O:HNO3 の
ROH溶液を加え、60℃にて60分間の還流すること
により金属アルコキシドを部分的に加水分解した。この
後、溶液を減圧濃縮して最終的にPb濃度で0.4Mの
前駆体溶液を得た。以上の操作はすべてN2 雰囲気中に
て行なった。
iO2 層を持つシリコン(100)またはガラス基板
に、室温N2 雰囲気中にて2500rpmでスピンコー
ティングを行なった。スピンコーティングされた基板
は、O2 雰囲気中で350℃にて5分の間薄膜の熱分解
を行なった。このプロセスを4回繰り返した後、基板を
650℃にて30分間加熱することにより、薄膜を結晶
化させてペロブスカイト単一層を形成した。このように
して、密度が高く屈折率も単結晶並みである第1層目の
多結晶強誘電体膜を得た。次に前記と同様な方法にて第
2層目の溶液をスピンコーティングにより塗布した。そ
の場合、第1層目の多結晶強誘電体膜表面の粗大結晶粒
構造による凹凸が、スピンコーティングによる平坦化効
果により、極めて平滑になった。さらに、この基板をO
2 雰囲気中で500℃に30分間保持した。この低温焼
成により比較的低密度、低屈折率であるが表面が光学的
に平滑な単結晶状の配向性を持つ第2層目の多結晶強誘
電体膜が得られた。
Pb(CH3 COO) 2 、Zr(O−i−C
3 H7 )4 、Ti(O−i−C3 H7 )4 を用いてPT
とPb(Zr0.53Ti0.47)O3 (PZT)の前駆体溶
液を得た。PZT用前駆体溶液を先の実施例と同様にし
て洗浄をしたSiO2 層を持つシリコン(111)また
はガラス基板に、室温N2 雰囲気中にて2500rpm
でスピンコーティングを行なった。スピンコーティング
された基板は、O2 雰囲気中で350℃にて5分の間薄
膜の熱分解を行なった。このプロセスを4回繰り返した
後、650℃にて30分間加熱することによりPZT薄
膜を結晶化させて、ペロブスカイト単一層を形成した。
次に、実施例2におけると同様のPT用前駆体溶液を
スピンコーティングし、O2 雰囲気中で350℃にて5
分の間薄膜の熱分解を行なった。次に、基板を500℃
にて30分間加熱することにより薄膜を結晶化させてペ
ロブスカイト単一層を形成した。この場合、高温焼成に
より形成したPZT層は2.43の高い屈折率を有し、
一方、高温焼成すると2.60ほどの屈折率を示すPT
層は低温焼成のために2.42の屈折率と光学的に平滑
な表面を示すものになった。したがって、形成されたP
T/PZT多層膜は均一な屈折率を有するものであっ
た。
学的に平滑かつ透明で、比較的高い屈折率を持つため
に、光導波路等を用いた電気光学素子や音響光学素子に
利用可能で、また、表面が光学的に平滑でピンホールが
ないためにリーク電流が小さく、絶縁破壊電圧が大きい
ために、不揮発性メモリー素子に利用可能である。そし
て本発明の作製方法によれば、有機金属化合物溶液の加
水分解を利用して段階的に行うことにより、表面が光学
的に平滑かつ透明で、比較的高い屈折率を持つ多層強誘
電体薄膜を作製することができ、しかも本発明の作製方
法は、形成する多結晶強誘電体膜の精密な化学組成制
御、分子レベルの均一性、プロセスの低温化、大面積
化、低設備コスト等の面で優れている。

Claims (7)
- 【請求項1】 基板上に形成された、高密度で屈折率が
単結晶並みであるが光学的に平滑ではない表面を持つ第
1層目の多結晶強誘電体膜と、該第1層目の多結晶強誘
電体膜の上に形成された、比較的低密度で単結晶よりも
低屈折率であるが光学的に平滑な表面を持つ第2層目の
多結晶強誘電体膜よりなることを特徴とする多層強誘電
体薄膜。 - 【請求項2】 基板が、強誘電体薄膜に対してエピタキ
シャル性のない材料よりなることを特徴とする請求項1
記載の多層強誘電体薄膜。 - 【請求項3】 有機金属化合物の溶液を基板上に塗布
し、熱処理を施す工程を複数回行うことよりなり、該熱
処理を異なる温度で行なうことを特徴とする請求項1記
載の多層強誘電体薄膜の作製方法。 - 【請求項4】 前記多結晶強誘電体が、金属アルコキシ
ドおよび金属塩より選ばれる有機金属化合物の加水分解
生成物より形成される請求項1記載の多層強誘電体薄膜
の作製方法。 - 【請求項5】 前記第1層目および第2層目の多結晶強
誘電体膜が、スピンコート法、ディッピング法、スプレ
ー法、スクリーン印刷法およびインクジェット法より選
ばれる方法により塗布された有機金属化合物よりなる塗
膜を、焼成することによって形成される請求項1記載の
多層強誘電体薄膜の作製方法。 - 【請求項6】 前記第1層目の多結晶強誘電体膜が、有
機金属化合物よりなる塗膜を、400℃〜1000℃の
温度範囲において焼成することにより形成される請求項
1記載の多層強誘電体薄膜の作製方法。 - 【請求項7】 前記第2層目の多結晶強誘電体膜が、
前記の第1層目の多結晶強誘電体膜の焼成温度より低い
温度で、かつ200℃〜600℃の温度範囲において焼
成することによって形成される請求項1記載の多層強誘
電体薄膜の作製方法。
