Description
本実施の形態では、本発明の一態様の絶縁膜の特徴と、その作製方法について、図面を参照して説明する。
以下では、本発明の一態様の絶縁膜の構成例について、図1を用いて説明する。図1(A)は、基板111上に形成された、本発明の一態様の絶縁膜101の断面概略図である。
以下では、本発明の一態様の絶縁膜の形成方法について説明する。
本実施の形態では、実施の形態1で例示した絶縁膜が適用された半導体装置と、その作製方法について、図面を参照して説明する。
本構成例では、本発明の一態様の絶縁膜が適用された、トップゲート型のトランジスタの構成について説明する。
以下では、上記構成例1で例示したトランジスタ200の作製工程例について、図面を参照して説明する。図3は、トランジスタ200の作製工程例を示す断面概略図である。
本構成例では、本発明の一態様の絶縁膜が適用された、ボトムゲート型のトランジスタの構成例について説明する。
本作製工程例では、上記構成例2で例示したボトムゲート型のトランジスタの作製工程例について、図面を参照して説明する。ここでは、トランジスタ270を例に挙げてその作製方法例を説明する。図6は、トランジスタ270の作製工程例を示す断面概略図である。
本実施の形態では、本発明の一態様の絶縁膜が適用され、且つ微細化に適した半導体装置およびその作製方法について、図面を参照して説明する。
本構成例では、本発明の一態様の絶縁膜が適用され、高集積化が可能な、トップゲート型のトランジスタの構成について説明する。
本作製工程例では、上記構成例3で例示したトランジスタの作製工程例について、図面を参照して説明する。図8は、トランジスタ300の作製工程例を示す断面概略図である。
本構成例では、上記構成例3とは異なるトップゲート型のトランジスタの構成について説明する。
本作製工程例では、上記構成例4で例示したトランジスタの作製工程例について、図面を参照して説明する。図10は、トランジスタ350の作製工程例を示す断面概略図である。
本明細書に開示する半導体装置は、さまざまな電子機器(遊技機も含む)に適用することができる。電子機器としては、テレビジョン装置(テレビ、又はテレビジョン受信機ともいう)、コンピュータ用などのモニタ、デジタルカメラ、デジタルビデオカメラ、デジタルフォトフレーム、携帯電話機、携帯型ゲーム機、携帯情報端末、音響再生装置、遊技機(パチンコ機、スロットマシン等)、ゲーム筐体が挙げられる。これらの電子機器の具体例を図11及び図12に示す。

Claims (3)
- 酸化ジルコニウムと酸化イットリウムとを含む絶縁膜であって、
前記絶縁膜において、膜中に非晶質領域と、空隙と、が確認され、
且つ、昇温脱離ガス分光法分析にて検出される、温度に対する質量数32の検出強度が、一以上のピークを有し、
膜密度が5.40g/cm 3 以上5.95g/cm 3 以下である、ことを特徴とする絶縁膜。 - 請求項1において、
前記絶縁膜は、昇温脱離ガス分光法分析にて検出される、温度に対する質量数32の検出強度が、350℃以上にピークを有する、ことを特徴とする絶縁膜。 - 請求項1又は2に記載の絶縁膜と、
酸化物半導体層と、ゲート絶縁層と、ゲート電極層と、ソース電極層及びドレイン電極層と、を有し、
前記絶縁膜と、前記酸化物半導体層とは接して設けられる、ことを特徴とする半導体装置。
