Description
まず、本発明の表面処理剤について説明する。本発明の表面処理剤は、基板の表面をシリル化して疎水化処理をする際に好適に使用される。ここで、シリル化処理の対象となる「基板」としては、半導体デバイス作製のために使用される基板が例示され、「基板の表面」とは、基板自体の表面のほか、基板上に設けられた無機パターン及び樹脂パターンの表面、並びにパターン化されていない無機層及び有機層の表面が例示される。
まず、本発明の表面処理剤で使用されるシリル化剤について説明する。本発明の表面処理剤で使用されるシリル化剤は、基板の表面をシリル化し、基板の表面の疎水性を高めるための成分であり、ジシラザン構造を有する少なくとも1種の化合物を含む。
次に、本発明の表面処理剤で使用される溶剤について説明する。本発明の表面処理剤で使用される溶剤は、上記シリル化剤と混合して使用される成分であり、5又は6員環のラクトン化合物である。中でも、γ−ブチロラクトン、γ−バレロラクトン、δ−バレロラクトン、δ−ヘキサノラクトン及びγ−ヘキサノラクトンからなる群より選択される少なくとも1種であることが好ましい。これらの溶剤は、単独又は2種以上を組み合わせて使用することができる。
なお、上記の好ましい範囲は、シリル化剤と溶剤との混合性という観点に基づくものであり、シリル化剤と溶剤との組み合わせによっては、上記範囲を超えても十分に混合可能な場合もある。また、十分に混合可能でないとしても、本発明の効果を奏するのに差し支えない場合もある。そのような場合は、上記記載に拘わらず、任意の比率でシリル化剤と溶剤とを混合して使用することができる。
本発明の表面処理剤は、上記の溶剤成分の他にその他の溶剤成分を含有してもよい。本発明の表面処理剤がその他の溶剤成分を含有することにより、基板の表面に対する塗布作業性、ハンドリング性等を向上させることができる。その他の溶剤成分としては、上記シリル化剤及び上記溶剤成分を溶解でき、かつ、基板の表面(無機パターン、樹脂パターン等)に対するダメージの少ないものであれば、特に限定されずに従来公知の溶剤を使用することができる。
次に、本発明の表面処理方法について説明する。
本発明の表面処理方法は、基板の表面に上記本発明の表面処理剤を曝露させ、その基板の表面を処理するものである。

[実施例1〜7]
表1に示すように、シリル化剤としてヘキサメチルジシラザン(HMDS)又は1,3−ジビニルテトラメチルジシラザン(DVTMDS)を用い、これを溶剤成分であるγ−ブチロラクトン又はγ−バレロラクトンで表1に示す濃度に希釈して、実施例1〜7の表面処理剤を調製した。
シリル化剤であるHMDS又はDVTMDSそのものを比較例1又は2の表面処理剤とした。また、表1に示すように、シリル化剤としてHMDSを用い、これをその他の溶剤成分である乳酸エチル(EL)、n−ヘプタン、4−メチル−2−ペンタノール(メチルイソブチルカルビノール(MIBC))、プロピレングリコールモノメチルエーテルアセテート(PGMEA)、プロピレングリコールモノメチルエーテル(PGME)、プロピレングリコールジメチルエーテル(MMPOM)、プロピレングリコールモノプロピルエーテル(PGP)、ジイソアミルエーテル(DIAE)、シクロヘキサノン又はジエチルジグリコール(DEDG)で表1に示す濃度に希釈して、比較例3〜12の表面処理剤を調製した。
ジシラザン構造を有しないシリル化剤であるN,N−ジエチルアミノトリメチルシラン(DEATMS)そのものを比較例13の表面処理剤とした。また、表1に示すように、シリル化剤としてDEATMSを用い、これを溶剤成分であるγ−ブチロラクトンで表1に示す濃度に希釈して比較例14の表面処理剤を調製した。
環状ジシラザン構造を有するシリル化剤である2,2,5,5−テトラメチル−2,5−ジシラ−1−アザシクロペンタン(DSACP)を用い、これを溶剤成分であるγ−ブチロラクトンで表1に示す濃度に希釈して、実施例8の表面処理剤を調製した。
環状ジシラザン構造を有するシリル化剤であるDSACPそのものを比較例15の表面処理剤とした。
実施例1〜8及び比較例1〜15の表面処理剤のそれぞれについて、シリコンウェーハを室温で30秒間浸漬した後、そのシリコンウェーハの表面をメチルエチルケトンで洗浄し、窒素ブローにより乾燥させた。そして、Dropmaster700(協和界面科学株式会社製)を用い、そのシリコンウェーハの表面に純水液滴(1.8μL)を滴下して、滴下10秒後における接触角を測定した。その結果を表1に示す。なお、表1中、「対照」として記載した接触角は、表面処理剤による表面処理を施していないシリコンウェーハ表面における接触角の数値である。
[実施例9]
表2に示すように、シリル化剤としてDSACPを用い、これを溶剤成分であるγ−ブチロラクトンで表2に示す濃度に希釈して、実施例9の表面処理剤を調製した。
シリル化剤であるDSACPそのものを比較例16の表面処理剤とした。
また、表2に示すように、シリル化剤としてDSACPを用い、これをその他の溶剤成分であるシクロヘキサノン又はPGMEAで表2に示す濃度に希釈して、比較例17及び18の表面処理剤を調製した。
窒化珪素(SiN)ウェーハを0.1%フッ化水素水溶液で3分間洗浄した後、実施例9及び比較例16〜18の表面処理剤のいずれかを使用して、当該洗浄後のウェーハを室温で30秒間浸漬した。表面処理剤に浸漬させた各ウェーハの表面を表3に記載した洗浄液で洗浄し、又は洗浄せずに、窒素ブローにより乾燥させた。乾燥後のウェーハについて、Dropmaster700(協和界面科学株式会社製)を用い、そのウェーハの表面に純水液滴(1.8μL)を滴下して、滴下10秒後における接触角を測定した。その結果を、表3に示す。なお、表3の「浸漬処理後の洗浄液」において、「MEK」とは、浸漬処理後にメチルエチルケトンで洗浄したことを意味し、「IPA+DIW」とは、浸漬処理後にイソプロパノール及びイオン交換水で洗浄したことを意味し、「DIW」とは、浸漬処理後にイオン交換水で洗浄したことを意味し、「なし」とは、浸漬処理後に洗浄を行わなかったことを意味する。また、表3の「放置期間」において、「なし」とは、表面処理剤の調製後1日以内に疎水化効果の確認を行ったことを意味し、「3日間」とは、表面処理剤の調製後3日間室温で放置した後に疎水化効果の確認を行ったことを意味する。
以上のことから、SiN基板においても、ジシラザン構造を有するシリル化剤と、本発明で採用する特定の溶剤成分とを組み合わせることの有効性が確認される。
Claims (5)
- 基板表面の疎水化処理に使用され、
ジシラザン構造を有する少なくとも1種の化合物を含むシリル化剤と、
5又は6員環のラクトン化合物からなる溶剤と、を含有し、
前記シリル化剤及び前記溶剤の合計含有量に対する前記シリル化剤の含有量が10質量%以下、又は前記シリル化剤及び前記溶剤の合計含有量に対する前記溶剤の含有量が10質量%以下である表面処理剤。 - 前記5又は6員環のラクトン化合物がγ−ブチロラクトン、γ−バレロラクトン、δ−バレロラクトン、γ−ヘキサノラクトン及びδ−ヘキサノラクトンからなる群より選択される少なくとも1つである請求項1記載の表面処理剤。
- 前記5又は6員環のラクトン化合物がγ−ブチロラクトンである請求項1又は2記載の表面処理剤。
- 前記シリル化剤としてヘキサメチルジシラザン、ヘキサエチルジシラザン又は2,2,5,5−テトラメチル−2,5−ジシラ−1−アザシクロペンタンを含む請求項1から3のいずれか1項記載の表面処理剤。
- 基板の表面に請求項1から4のいずれか1項記載の表面処理剤を曝露させ、前記基板の表面を処理する表面処理方法。
